As the weight of the wafer increases, the size of the transfer device itself also increases. However, in order to convey the increased weight and to prevent displacement or breakage during the conveyance, as a result, the conveyance takes longer than before. There is a demand for an improvement in the processing capability of the entire semiconductor manufacturing apparatus by reducing the processing time in the entire wafer processing process.

When the center position of the wafer mounted on the wafer mounting table 15 coincides with the point Oa which is the center of the wafer mounting table 15, that is, in the case of the circle 2b shown in FIG. 3, the curve 2b in FIG. As shown in FIG.

Will be described. First, the wafer mounting table 1
5 is rotated by the above-described rotary up-down mechanism, and the direction of eccentricity of the wafer 2 and the direction in which the displacement sensors 34 and 35 of the load lock chamber 6 are provided coincide. Here, the wafer mounting table 15 is lowered after rotating by an angle Θ2, and the wafer 2 is mounted on the position correction table 37. At this time, the moving distance of the position correction table 14 on which the wafer 2 is placed can be obtained by the following equation.

When the wafer mounting table 15 starts to rise, a controller (not shown) controls the inside of the load lock chamber 6 and the transfer chamber 5 based on the output from a vacuum sensor (not shown) for detecting the pressure in the load lock chamber 6. Then, after confirming that the inside of the chamber 19 has the same degree of vacuum, the gate 10 is opened.
