る。このCSPに於いては、例えば図3のように、半導
体チップの電極即ちピン42の数が多数にのぼる。この
ピンの位置に相当する絶縁性布上の場所に孔を開けバン
プを配し、このバンプを配した放熱性柔軟接着複合体を
サンドイッチにして半導体チップと回路基板とを加圧接
着せしめることにより、効率よく高実装の半導体装置を
得ることができる。

体チップから発生する熱を、効率的に放熱させるのに有
用なものである。又、半導体チップからの発熱は、半導
体装置に応力を発生させるので、本発明の放熱性柔軟接
着複合体を使用すれば、放熱を促すとともに、応力緩和
にも寄与するのである。

着複合体22が装着されている。放熱性柔軟接着複合体
22は、アルミナ繊維からなる織布にシリコーン接着剤
を含浸させたものである。ここでシリコーン接着剤とし
て、東レ・ダウコーニング・シリコーン社製の接着剤
(品番SE1816CV)を使用した。製作した半導体
装置を模擬テストにより、半導体装置としての性能を評
価した。発生クラック数は、0/20であり、良好な結
果であった。評価条件は下に示した通りである。 評価条件: 1)性能評価サイズ 模擬ICのサイズ:外寸 10×10×0.5mm、パッ
ド寸法:100μm□ 2)回路基板:FR−4(利昌工業)、片面銅箔、部分
金メッキ 3)吸湿、半田テスト PCT吸湿(125℃*100%*20hrs)+半田
浸食(260℃*10sec)の条件を5回繰り返し
た。評価結果は、クラック数として、処理後のクラック
発生数(>50μm)を検体20個のうちクラックの発
生した数で表した。

た織布を、塩化ジルコニウム溶液に浸漬後、乾燥させ熱
処理することにより、ジルコニアがコーティングされた
織布を得た。この織布に、シェルジャパン社製SEBS
構造のエラストマー(品番G1726)を含浸させて、
該放熱性柔軟接着複合体を得た。製作した半導体装置を
模擬テストにより、実施例1と同様にして半導体装置と
しての性能を評価した。発生クラック数は、0/20で
あり、良好な結果であった。これは、半導体装置の組立
時の熱応力のみならず、半導体装置使用中に於いて半導
体チップからの発熱に基づく応力に対しても、有効に緩
和する効果があることを示している。

として使用するものである。この例に於いて、同様に性
能テストを行ったところ、クラック数は18/20で、
不良品の発生が高いものとなった。これは、アルミナ粉
末の導入により、エラストマーの硬度が高くなって、応
力を緩和できなかったためである。
