Abstract

PROBLEM TO BE SOLVED: To quickly remove a developer liq. residue from the back side of a glass substrate by placing below the glass substrate an annular piping structure having pairs of cleaning and gas jetting nozzles disposed on the circumference so as to surround a rotary shaft. SOLUTION: Cleaning nozzles 2 and gas jet nozzles 3 are integrated with a piping structure 1 fixed to a bearing 6. Each cleaning nozzle 2 has a jet hole inclined at specified angle α1 rather horizontally so that a cleaning liq. collides against a back surface area of a rotating glass substrate 15 at its side 14 the nearest to the rotary center. The gas jet nozzle 3 for jetting a dry gas at the same time as the jetting of the cleaning liq. from the nozzle 2 has a gas jet hole at a lower angle α2 to the horizon than the angle α1 and is disposed inside the nozzle 2. According to the size of the glass substrate 15 the piping structure 1 is changeable to one having changed inclined angles of the nozzles 2 and 3.

FIG. 3 is a perspective view showing a modification of the piping structure of FIG. In recent years, liquid crystal substrates have become larger and glass substrates have become increasingly larger. With such a large glass substrate,
Even if suction is performed with the same rotary chuck under vacuum pressure, the holding force is weak, and the rotation speed of the glass substrate cannot be increased. Therefore, as shown in FIG. 3, a plurality of nozzle pairs including the cleaning nozzle 2 and the gas ejection nozzle 3 surround the rotating shaft 11 so that the back surface of the glass substrate can be cleaned without increasing the rotation speed. The ring-shaped piping structure 5 arranged on the circumference is provided in place of the rod-shaped piping structure 1 described above.
