る第2の導電性プラグを形成する工程と、当該第2の導
電性プラグと電気的に接続されたキャパシタの下部電
極、強誘電体膜若しくは高誘電体膜からなるキャパシタ
絶縁膜およびキャパシタの上部電極を順次積層して形成
する工程と、450℃以上、600℃以下の酸化雰囲気
中で熱処理する工程を少なくとも含むことを特徴とする
半導体記憶装置の製造方法。

縁膜の上面を平坦化した後に形成されることを特徴とす
