Abstract

PURPOSE:To prevent inferior development due to water droplets by drying a development atmosphere with a heating element in development. CONSTITUTION:Heating element 20 such as sheathed heater is spirally wound round upper cover 6 and developer spouting nozzle 4 of the developing unit. While rotating body 1 to be treated, e.g. semiconductor wafer with rotating unit 3 at a low speed, atomized developer 5 is applied to body 1 from developer spouting nozzle 4. At this time, element 20 is heated to heat dry development atmosphere 8. Thus, water droplets due to developer 5 deposited on the inner wall of cover 6 are eliminated, and the temp. of developer 5 applied is raised to accelerate the developer evaporation speed. The evaporated developer is efficiently exhausted from exhaust port 9, thereby preventing inferior development due to dropping of water droplets onto body 1.
