こおいて、２１はスイッチイブ用ＦＥＴ、２２は能動負
荷、２３は駆動用ＦＥＴ。 ２４はレベルシフター、２５はカレントソーソヲあられ
す。第３図において、３１は半絶縁性ＧａＡｓ基板、３
２は高抵抗性ＧａＡｓ結晶層、３３ハＧａＡＳ結晶動作
層、３４は５ｉｎ２膜、３５．３６は電極、３７は配線
をあられしている。

Claims (1)

    【実用新案登録請求の範囲】
  1. 入力端子がショットキー・ダイオードを介して接地され
    ている第１のインバータの出力と、前記第１のインバー
    タの出力を木刀としかつ、出力端子がショットキー・ダ
    イオードを介して接地された第２のインバータの出力と
    を入力とする第１のＮＯＲゲートの出力を、互いに一方
    の出力を他方の入力に帰還接続し第２、第３のＮＯＲゲ
    ートにより構成されるマルチバイブレータのうちの第２
    のＮＯＲゲートの入力とし、゛該マルチバイブレータの
    第３のＮＯＲゲートの出力が、その出力端子・　　　　
    　がショットキー・ダイオードを介して、他端が接地さ
    れた容量に接続されている２段以上の偶数段のインバー
    タを介して前記第３のＮＯＲゲートの入力に帰還されて
    いる回路において、該回路を構成するインバータ、ＮＯ
    Ｒゲート、ショットキー・ダイオードが半絶縁性ＧａＡ
    ｓ基板上に形成されたＧａＡｓ結晶層を動作層とするシ
    ミツトキー゛障壁ケート電界効果トランジスタ、ショッ
    トキー・ダイオードよりなることを特徴とす、５ＧａＡ
    ｓ半導体集積回路。
