    【実用新案登録請求の範囲】
  1. ホトレジストを塗布したシリコンウェハを収納する第１
    のカセットからこのシリコンウニハラ搬送する第１のウ
    ェハ搬送部と、この第１のウェハ搬送部で搬送されたシ
    リコンウェハを吸着して回転する真空チャックと、この
    真空チャックの近傍において上下および前後に動いて上
    記真空チャックに吸着されたシリコンウェハの外周側面
    に付着したホトレジスト膜を削り取る手段と、この手段
    で外周側面のホトレジスト膜を除去した上記真空チャッ
    ク上のシリコンウェハを所定個所に移送スる第２のウェ
    ハ搬送部とよりなる半導体素子製造２　装置。
