【考案の詳細な説明】 この考案は半導体の温度を監視する手段、特に、大電流
が流れる電力半導体の接合の温度を監視する手段に関す
る。

【実用新案登録請求の範囲】[Scope of utility model registration request] 半導体を通る電流の関数である直流電圧を発生する手段
と、前記半導体の接合の熱容量を表わす第1の静電容量
手段、ウェーハ、本体および放熱部の熱容量を表わす別
の静電容量手段、並びに接合する周囲への熱抵抗を表わ
す抵抗手段を含む前記半導体の熱系統の抵抗−静電容量
相似回路と、多数の段を持ち、各段に通される電流の大
きさが前記直流電圧の値によって制御され、各段は並列
に接続されていて、この並列接続の片側が前記第1の静
電容量手段の片側に接続されている電流制御器と、一方
の極が前記並列接続の他方の側に接続され且つ他方の極
が前記第1の静電容量の他方の側に接続された直流電流
源と前記電流制御器の夫々の段に前記直流電圧を印加し
て、夫々の段が通す電流の大きさを前記直流電圧の値に
従って制御し、この制御により、電流と電圧を座標のす
るグラフで、各段が通す電流の和が半導体接合の電力消
費特性に近似する曲線になるようにする手段と、前記第
1の静電容量手段に接続されてその電圧レベルを測定す
る電圧レベル検出器とを有し、該電圧レベルが半導体の
接合の温度を表わすようにした、半導体の接合の温度を
監視する回路。
