Claims (1)

    【実用新案登録請求の範囲】
  1. 半導体ウェハを収納したキャリアが載置される回転基板
    及び該回転基板に設けられ、半導体ウェハを通過した清
    浄空気が導かれるガイド管を有する回転部と、上記回転
    基板の下方に設けられた多数の孔部を有する仕折板と、
    排気手段によりスピンドライヤが構成され、上記ガイド
    管は上記回転基板す円周方向に沿って延長され、その一
    端に上記回転基板と垂直の吸気口が形成され、他端が上
    記回転基板の開口部に連通されてなり、上記スピンドラ
    イヤとエアクリーンユニットとの間には所要間隙が設け
    られていることを特徴とする乾燥装置。
