【発明の詳細な説明】[Detailed description of the invention]

本発明は、光(ここでは広義の光で、紫外光線、可視光
線、赤外光線、X線、γ線等を示す)の様な電磁波に感
受性のある光導電部材に関する。 固体撮像装置、或いは像形成分野における電子写真用像
形成部材や原稿読取装置における光導電層を形成する光
導電材料としては、高感度で、SN比〔光電流(Ip)
/暗電流(Id))が高く、照射する電磁波のスイクト
ル特性にマツチングした吸収スペクトル特性を有するこ
と、光応答性が速く、所望の暗抵抗値を有すること、使
用時において人体に対して無公害であること、更には固
体撮像装置においては、残像を所定時間内に容易に処理
することができること等の特性が要求される。殊に、事
務機としてオフィスで使用される電子写真装置内に組込
まれる電子写真用像形成部材の場合には、上記の使用時
における無公害性は重要な点である。 この様な点く立脚し℃最近注目されている光導電材料に
アモルファスシリコン(以後a −Siと表記す)があ
り、例えば、独国公開第2746967号公報、同第2
855718号公報には電子写真用像形成部材として、
独国公開第2933411号公報には光電変換読取装置
への応用が記載されている。 丙午ら、従来のa−8iで構成された光導電層を有する
光導電部材は、暗抵抗値、光感度、光応答性等の電気的
、光学的、光導電的特性、及び耐湿性等の使用環境特性
の点、更には経時的安定性の点において、総合的な特性
向上を計る必要があるという更に改良される可き点が存
するのが実情である。 例えば、電子写真用像形成部材に適用した場合に、高光
感度化、高暗抵抗化を同時に計ろうとすると、従来にお
いては、その使用時において残留電位が残る場合が度々
観測され、この種の光導電部材は長時間縁返し使用し続
けると。 繰返し使用による疲労の蓄積が起って、残像が生ずる所
謂ゴースト現象を発する様になる。或いは、高速で繰返
し使用すると応答性が次第に低下する2等の不都合な点
が生ずる場合が少なくなかった。 更には、a−8iは可視光領域の短波長側に較べて、長
波長側の波長領域よりも長い波長領域の吸収係数が比較
的小さく、現在実用化されている半導体レーザとのマツ
チングに於いて、通常使用されているハロゲンランプや
蛍光灯を光源とする場合、長波長側の光を有効に使用し
得ていないという点に於いて、夫々改良される余地が残
っている。 又、別には、照射される光が光導電層中に於いて、充分
吸収されずに支持体に到達する光の量が多(なると、支
持体自体が光導電層を透過して来る光に対する反射率が
高い場合には、光導電層内に於いて多重反射による干渉
が起って、画像の「ボケ」が生ずる一要因となる。 この影響は、解像度を上げる為に、照射スポットを小さ
くする程大きくなり、殊に半導体レーザを光源とする場
合には大きな問題となっている。 或いは又、a−8i材料で光導電層を構成する場合には
、その電気的、光導電的特性の改良を計るために、水素
原子或いは弗素原子や塩素原子等のハロゲン原子、及び
電気伝導型の制御のために硼素原子や燐原子等が或いは
その他の特性改良のために他の原子が、各々構成原子と
して光導電層中に含有されるが、これ等の構成原子の含
有の仕方如何によっては、形成した層の電気的或いは光
導電的特性や耐圧性に問題が生ずる場合があった。 即ち、例えば、形成した光導電層中に光照射によって発
生したフォトキャリアの該層中での寿命が充分でないこ
とや暗部において、支持体側よりの電荷の注入の阻止が
充分でないこと、或いは、転写紙に転写された画像に俗
に「白ヌケ」と呼ばれる1局所的な放電破壊現象による
と思われる画像欠陥や、例えば、クリーニングに、ブレ
ードを用いるとその摺擦によると思われる。俗に「白ス
ジ」と云われている所謂画像欠陥が生じたりしていた。 又、多湿雰囲気中で使用したり、或いは多湿雰囲気中に
長時間放置した直後に使用すると俗に云う画像のボケが
生ずる場合が少なくなかった。 更には、層厚が十数μ以上になると層形成用の真空堆積
室より取り出した後、空気中での放置時間の経過と共に
、支持体表面からの層の浮きや剥離、或いは層に亀裂が
生ずる等の現象を引起し勝ちになる。この現象は、殊に
支持体が通常、電子写真分野に於いて使用されているド
ラム状支持体の場合に多く起る等、経時的安定性の点に
於いて解決される可き点がある。 従ってa−8i材料そのものの特性改良が計られる一方
で光導電部材を設計する際に、上記した様な問題の総て
が解決される様に工夫される必要がある。 本発明は上記の諸点に鑑み成されたもので、a−8iに
就て電子写真用像形成部材や固体撮像装置、読取装置等
に使用される光導電部材としての適用性とその応用性と
いう観点から総括的に鋭意研究検討を続けた結果、シリ
コン原子を母体とし、水素原子(5)又はハロゲン原子
(3)のいずれか一方を少なくとも含有するアモルファ
ス材料曳F57Il11 水素化アそルファスシリコン
、ハロゲン化アモルファスシリコン、或いはノ為ロゲン
含有水素化アモルファスシリコン〔以後これ等の総称的
表記として[a −Si (H,X) Jを使用する〕
から構成される光導電性を示す非晶質層を有する光導電
部材の構成を以後に説明される様な特定化の下に設計さ
れて作成された光導電部材は実用上著しく優れた特性を
示すばかりでなく、従来の光導電部材と較べてみてもあ
らゆる点において凌駕していること、殊に電子写真用の
光導電部材として著しく優れた特性を有していること及
び長波長側に於ける吸収スペクトル特性に優れているこ
とを見出した点に基いている。 本発明は電気的、光学的、光導電的特性が常時安定して
いて、殆んど使用環境に制限を受けない全環境型であり
、長波長側の光感度特性に優れると共に耐光疲労に著し
く長け、繰返し使用に際しても劣化現象を起さず、残留
電位が全く又は殆んど観測されない光導電部材を提供す
ることを主たる目的とする。 本発明の別の目的は、全可視光域に於いて光感度が高く
、殊に半導体レーザとのマツチングに優れ、且つ光応答
の速い光導電部材を提供することである。 本発明の他の目的は、支持体上に設けられる層と支持体
との間や積層される層の各層間に於ける密着性に優れ、
構造配列的に緻密で安定的であり1層品質の高い光導電
部材を提供することである。 本発明の他の目的は、電子写真用の像形成部材として適
用させた場合1通常の電子写真法が極めて有効に適用さ
れ得る程度に、静電像形成の為の耐電処理の際の電荷保
持能が充分あり。 且つ多湿雰囲気中でもその特性の低下が殆んど観測され
ない優れた電子写真特性を有する光導電部材を提供する
ことである。 本発明の更に他の目的は、濃度が高く、ノ1−フトーン
が鮮明に出て且つ解像度の高い、高品質画像を得る事が
容易に出来る電子写真用の光導電部材を提供することで
ある。 本発明の更にもう1つの目的は、高光感度性。 高SN比特性及び支持体との間に良好な電気的接触性を
有する光導電部材を提供することでもある。 本発明の他の目的は、支持体上に設けられる層と支持体
との間や積層される層の各層間に於ける密着性に優れ、
構造配列的に緻密で安定的であり1層品質の高い光導電
部材を提供することである。 本発明の更に他の目的は、長期の使用に於いて画像欠陥
や画像のボケが全くなく、濃度が高く、ハーフトーンが
鮮明に出て且つ解像度の高い、高品質画像を得ることが
容易にできる電子写真用の光導電部材を提供することで
ある、本発明の光導電部材は、光導電部材用の支持体と
、シリコン原子とゲルマニウム原子とを含む非晶質材料
で構成された、第1の層領域とシリコン原子を含む非晶
質材料で構成され、光導電性を示す第2の層領域とが前
記支持体側より順に設けられた層構成の第一の非晶質層
と、シリコン原子と窒素原子とを含む非晶質材料で構成
された第二の非晶質層とを有し、前記第一の非晶質層中
に於けるゲルマニウム原子の分布状態が層厚方向に不均
一である事を特徴とする。 上記した様な層構成を取る様(して設計された本発明の
光導電部材は、前記した諸問題の総てを解決し得、極め
て優れた電気的、光学的。 光導電的特性、耐圧性及び使用環境特性を示す。 殊に、電子写真用像形成部材として適用させた場合には
、画像形成への残留電位の影響が全くなく、その電気的
特性が安定しており高感度で、高SN比を有するもので
あって、耐光疲労、繰返し使用特性に長け、濃度が高く
、ハーフトーンが鮮明に出て、且つ解像度の高い、高品
質の画像を安定して繰返し得ることができる。 更に、本発明の光導電部材は、全可視光域に於いて光感
度が高く、殊に半導体レーザとのマツチングに優れ、且
つ光応答が速い。 又、本発明の光導電部材は支持体上に形成される非晶質
層が、層目体が強靭であって、且つ支持体との密着性に
著しく優れており、高速で長時間連続的圧繰返し使用す
ることが出来る。 以下、図面に従って1本発明の光導電部材に就て詳細に
説明する。 第1図は、本発明の第1の実施態様例の光導電部材の層
構成を説明するために模式的に示した模式的構成図であ
る。 第1図に示す光導電部材100は、光導電部材用として
の支持体101の上に、第一の非晶質層H) 102 
、第二の非晶質層(If)105とを有し、該非晶質層
(If)105は自由表面106を一方の端面に有して
いる。 第一の非晶質層(T) 102は、支持体101側より
ゲルマニウム原子を含有するa−8i (H,X)(以
後[a −5iGe (H,X) Jと略記する)で構
成すtt。 た第1の層領域(cl103とa −Si (H,X)
で構成され、光導電性を有する第2の層領域(S)10
4とが順に積層された層構造を有する。 第1の層領域(G)103中に含有されるゲルマニウム
原子は、該第1の層領域(G)lo30層厚方向及び支
持体101の表面と平行な面内方向に連続的であって且
つ均一に分布した状態となる様に前記第1の層領域(C
e2O2中に含有される。 本発明に於いては、第一の層領域(Q上に設けられる第
2の層領域(S)中には、ゲルマニウム原子は含有され
ておらず、この様な層構造に第一の非晶質層(I)を形
成することによって可視光領域を含む、比較的短波長か
ら比較的短波長迄の全領域の波長の光に対して光感度が
優れている光導電部材とし得るものである。 又、第1の層領域日中に於けるゲルマニウム原子の分布
状態は、全層領域にゲルマニウム原子が連続的に分布し
ているので第1の層領域(Qと第2の層領域(S)との
間に於ける親和性に優れ、半導体レーザ等を使用した場
合の、第2の層領域(S)では殆んど吸収し切れない長
波長側の光を第1の層領域(0に於いて、実質的に完全
に吸収することが出来、支持体面からの反射による干渉
を防止することが出来る。 又、本発明の光導電部材に於いては、第1の層領域(Q
と第2の層領域(S)とを構成する非晶質材料の夫々が
シリコン原子という共通の構成要素を有しているので、
積層界面に於いて化学的な安定性の確保が充分酸されて
いる。 本発明において、第1の層領域(cl中に含有されるゲ
ルマニウム原子の含有量としては、本発明の目的が効果
的に達成される様に所望に従って適宜法められるが、好
ましくは1〜9.5X105atomic ppm、よ
り好ましくはZoo〜8 X 105ato105at
o s最適には、 500〜7 X 1.05atom
ic ppm とされるのが望ましいものである。 本発明に於いて第1の層領域(0と第2の層領域(S)
との層厚は1本発明の目的を効果的に達成させる為の重
要な因子の1つであるので形成される光導電部材に所望
の特性が充分与えられる様に、光導電部材の設計の際に
充分なる注意が払われる必要がある。 本発明に於い℃、第1の層領域(Qの層厚TBは、好ま
しくは、30X〜50μ、より好ましくは。 40A〜40μ、最適には、50A〜30μとされるの
が望ましい。 又、第2の層領域(S)の層厚Tは、好ましくは0.5
〜90μ、より好ましくは1〜80μ、最適には2〜5
0μとされるのが望ましい。 第1の層領域(Qの層厚TBと第2の層領域(S)の層
厚Tの和(TB+T)としては、両層領域に要求される
特性と第一の非晶質層(I)全体に要求される特性との
相互間の有機的関連性に基いて、光導電部材の層設針の
際に所望に従って、適宜決定される。 本発明の光導電部材に於いては、上記の(TB+T) 
の数値範囲としては好ましくは1〜100μ。 より好適には1〜80μ、最適には2〜50μとされる
のが望ましい。 本発明のより好ましい実施態様例に於いては、上記の層
厚TB及び層厚Tとしては、通常はTB/T≦1なる関
係を満足する際に、夫々に対して適宜適切な数値が選択
されるのが望ましい。 上記の場合に於ける層厚TB及び層厚Tの数値の選択に
於いて、より好ましくは、TB/T≦0.9゜最適には
T B /T≦0.′8 なる関係が満足される様に層
厚TB及び層厚Tの値が決定されるのが望ましいもので
ある。 本発明に於いて、第1の層領域(O中に含有されるゲル
マニウム原子の含有量がI X 10 atomicp
pm以上の場合には、第1の層領域(Qの層厚TBとし
ては、成可く薄くされるのが望ましく、好ましくは30
μ以下、より好ましくは25μ以下、最適には20μ以
下とされるのが望ましいものである。 本発明の光導電部材に於いては、高光感度化と高暗抵抗
化、更には支持体と第一の非晶質層(1)との間の密着
性の改良を計る目的の為に第一の非晶質層(I)中には
、酸素原子が含有される。 第一の非晶質層(I)中に含有される酸素原子は、第一
の非晶質層(I)の全層領域に万偏なく含有されても良
いし、或いは、第一の非晶質層(1)の一部の層領域の
みに含有させて偏在させても良い。 又、酸素原子の分布状態は分布濃度CO)が非晶質層の
層厚方向に於いては、均一であっても、分布濃度CD)
が層厚方向には不均一であっても良い。 本発明に於いて、第一の非晶質層(I)に設けられる酸
素原子の含有されている層領域(0)は、光感度と暗抵
抗の向上を主たる目的とする場合には、第一の非晶質層
(I)の全層領域を占める様に設けられ、支持体と非晶
質層との間の密着性の強化を計るのを主たる目的とする
場合には、第一の非晶質層(1)の支持体側端部層領域
を占める様に設けられる。 前者の場合1層領域0)中に含有される酸素原子の含有
量は、高光感度を維持する為に比較的少なくされ、後者
の場合には、支持体との密着性の強化を確実に計る為に
比較的多くされるのが望ましい。 又、前者と後者の両方を同時に達成する目的の為には、
支持体側に於いて比較的高濃度に分布させ、第一の非晶
質層(1)の自由表面側に於いて比較的低濃度に分布さ
せるか或いは、第一の非晶質層(I)の自由表面側の表
層領域には、酸素原子を積極的には含有させない様な酸
素原子の分布状態を層領域0)中に形成すれば良い。 本発明に於いて、第一の非晶質層(I)に設けられる層
領域0)K含有される酸素原子の含有量は、層領域0)
自体に要求される特性、或いは該層領域0)が支持体に
直に接触して設けられる場合には、該支持体との接触界
面に於ける特性との関係等、有機的関連性に於いて、適
宜選択することが出来る。 又、前記層領域(0)に直に接触して他の層領域が設け
られる場合には、該他の層領域の特性や、該他の層領域
との接触界面に於ける特性との関係も考慮されて、酸素
原子の含有量が適宜選択される。層領域0)中に含有さ
れる酸素原子の量は、形成される光導電部材に要求され
る特性に応じて所望に従って適宜法められるが、好まし
くは、0.001〜50 atomic%、より好まし
くは、0.002〜40 atomic%、最適には0
.003〜30 atomic%とされるのが望ましい
ものである。 本発明に於いて、層領域(0)が第一の非晶質層([)
の全域を占めるか、或いは、第一の非晶質層(I)の全
域を占めな(とも、層領域0)の層厚T。 の第一の非晶質層(t)の層厚Tに占める割合が充分多
い場合には、層領域0)に含有される酸素原子の含有量
の上限は、前記の値より充分小なくされるのが望ましい
。 本発明の場合には、層領域0)の層厚TOが第一の非晶
質層(1)の層厚Tに対して占める割合が5分の2以上
となる様な場合には、層領域0)中に含有される酸素原
子の量の上限としては、好ましくは、30 atomi
c%以下、より好ましくは、20 atomic%以下
、最適には10 atomic%以下とされるのが望ま
しいものである。 第2図乃至第10図には、本発明における光導電部材の
層領域0)中に含有される酸素原子の層厚方向の分布状
態の典型的例が示される。 第2図乃至第10図において、横軸は酸素原子の分布濃
度Cを、縦軸は、層領域0)の層厚を示し、tBは支持
体側の層領域0)の端面の位置を、tTは支持体側とは
反対側の層領域0)の端面の位置を示す。即ち、酸素原
子の含有される層領域0)はtB側よりtT側に向って
層形成がなされる。 第2図には、層領域Ω中に含有される酸素原子の層厚方
向の分布状態の第1の典型例が示される。 第2図に示される例では、酸素原子の含有される層領域
0)が形成される表面と該層領域0)の表面とが接する
界面位置tBよりtlの位置までは、酸素原子の分布濃
度CがC1なる一定の値を取り乍ら酸素原子が形成され
る層領域0)に含有され、位置t1よりは濃度C2より
界面位置1Tに至るまで徐々に連続的に減少されている
。界面位置tTにおいては酸素原子の分布濃度CはC3
とされる。 第3図に示される例においては、含有される酸素原子の
分布濃度Cは位置tBより位置tTに到るまで濃度C4
から徐々に連続的に減少して位置tTにおいて濃度C5
となる様な分布状態を形成している。 第4図の場合には、位置tBより位置t2までは酸素原
子の分布濃度Cは濃度C6と一定値とされ、位置t2と
位置tTとの間において、徐々に連続的に減少され、位
置tTにおいて、分布濃度Cは実質的に零とされている
(ここで実質的に零とは検出限界量未満の場合である)
。 第5図の場合には、酸素原子の分布濃度Cは位置tBよ
り位置tTに到るまで、濃度C8より連続的に徐々に減
少され1位置tTにおいて実質的に零とされている。 第6図に示す例においては、酸素原子の分布濃度Cは、
位置tBと位置t3間においては、濃度C9と一定値で
あり1位置tTにおいては濃度CIOとされる。位置t
3と位置tTとの間では、分布濃度Cは一次関数的に位
置t3より位置tTに至るまで減少されている。 第7図に示される例においては、分布濃度Cは位置tB
より位置t4までは濃度C11の一定値を取り、位置t
4より位置tTまでは濃度C12より濃度ciaまで一
次関数的に減少する分布状態とされている。 第8図に示す例疋おいては、位置tnより位置tTに去
るまで、酸素原子の分布濃度Cは濃度C14より実質的
に零に至る様に一次関数的に減少しでいる。 第9図においては、位置tBより位置t5に至るまでは
酸素原子の分布濃度Cは、濃度C15より濃度cteま
で一次関数的に減少され、位置t5と位置tTどの間に
おいては、濃度C16の一定値とされた例が示されてい
る。 第10図に示される例においては、酸素原子の分布濃度
Cは位置tBにおいて濃度C17であり、位置t6に至
るまではこの濃度c17より初めはゆっくりと減少され
、t6の位置付近においては、急激に減少されて位置t
6では濃度C18とされる。 位置t6と位置t7との間においては、初め急激に減少
されて、その後は、緩かに徐々に減少されて位置t7で
濃度C19となり、位置t7と位置t8との間では、極
めてゆっくりと徐々に減少されて位置tsにおいて、濃
度C20に至る。位置t8と位置tTの間においては、
濃度C20より実質的に零になる様に図に示す如き形状
の曲線に従って減少されている。 以上、第2図乃至第10図により、層領域0)中に含有
される酸素原子の層厚方向の分布状態の典型例の幾つか
を説明した様に、本発明においては、支持体側において
、酸素原子の分布濃度Cの高い部分を有し、界面tT側
においては、前記分布濃度Cは支持体側に較べて可成り
低くされた部分を有する酸素原子の分布状態が層領域I
Klaけられている。 本発明において、第一の非晶質層mを構成する酸素原子
の含有される層領域0)は、上記した様に支持体側の方
に酸素原子が比較的高濃度で含有されている局在領域(
B)を有するものとして設けられるのが望ましく、この
場合には、支持体と第一の非晶質層(

成用の出発物質として挙げる事が出来る。 これ等の物質の中、水素原子を含む/Sロゲン化物は、
第1の層領域(0形成の際に層中に/S0ゲン原子の導
入と同時に電気的或いは光電的特性の制御に極めて有効
な水素原子も導入されるので1本発明においては好適な
ハロゲン導入用の原料として使用される。 水素原子を第1の層領域(Q中に構造的に導入するには
、上記の他にH2、或いはS SH4、S izH6t
Si3Hg 、 Si4H10等の水素化硅素をGeを
供給する為のゲルマニウム又はゲルマニウム化合物と、
或いは、GeH4、Ge 2H6、Ge SH8、Ge
 4H1(1。 Ge 5H12* Ge6H14HGe7)(ts p
 Ge 8H18s G(’ 9H20等0 の水素化ゲルマニウムと81を供給する為のシリコン又
はシリコン化合物とを堆積室中に共存させて放電を生起
させる事でも行う事が出来る。 本発明の好ましい例において、形成される第一の非晶質
層(1)を構成する第1の層領域(Q中に含有される水
素原子■の量又はハロゲン原子(3)の量又は水素原子
とハロゲン原子の量の和(H+X)は好ましくは0.0
1〜40 atomic%、より好適には0.05〜3
0atmic%、最適には0.1〜25atomic%
とされるのが望ましい。 第1の層領域(5)中に含有される水素原子■又は/及
びハロゲン原子(3)の量を制御するには、例えば支持
体温度又は/及び水素原子(E’l)%或いはハロゲン
原子(3)を含有させる為に使用される出発物質の堆積
装置系内へ導入する量、放電電力等を制御してやれば良
い。 本発明に於いて、a −Si (H,X)で構成される
第2の層領域(S)を形成するには前記した第1の層領
域0形成用の出発物質([)の中より、Ge 供給用の
原料ガスとなる出発物質を除いた出発物質〔第2の層領
域(S)形成用の出発物質(■)〕を使用して、第1の
層領域(Qを形成する場合と同様の方法と条件に従って
行うことが出来る。 即ち、本発明において、a−8i(H,X)で構成され
る第2の層領域(S)を形成するには例えばグロー放電
法、スパッタリング法、或いはイオンブレーティング法
等の放電現象を利用する写真堆積法によって成される。 例えば、グロー放電法によって、a−8t(H,X)で
構成される第2層領域(S)を形成するには、基本的に
は前記したシリコン原子(Sl)を供給し得るSt供給
用の原料ガスと共に、必要圧応じて水素原子■導入用の
又は/及びハロゲン原子(3)導入用の原料ガスを、内
部が減圧にし得る堆積室内に導入して、該堆積室内にグ
ロー放電を生起させ、予め所定位置に設置されである所
定の支持体表面上[a−8i(H,X) からなる層を
形成させれば良い。又、ス/ぞツタリング法で形成する
場合には、例えばAr 、 He等の不活性ガス又はこ
れ等のガスをは一スとした混合ガスの雰囲気中でSiで
構成されたターゲットをスパッタリングする際、水素原
子(H)又は/及び/・ロゲン原子囚導入用のガスをス
パッタリング用の堆積室に導入しておけばよい。 本発明の光導電部材に於いては、ゲルマニウム原子の含
有される第1の層領域(G)の上に設けられ、ゲルマニ
ウム原子の含有されない第2の層領域(S)には、伝導
特性を制御する物質を含有させることにより、該層領域
(8)の伝導特性を所望に従って任意に制御することが
出来る。 この様な物質としては、所謂、半導体分野で云われる不
純物を挙げることが出来、本発明に於いては、形成され
る第2の層領域(S)を構成するa −S i (H、
X)に対して、n型伝導特性を与えるn型不純物、及び
n型伝導特性を与えるn型不純物を挙げることが出来る
。 具体的には、n型不純物とじてに、周期律表第■族に属
する原子(第■族原子)、例えば、B(硼素)、U(ア
ルミニウム)、Ga(ガリウム)、In(インジウム)
、’l(タリウム)等があり、殊に好適に用いられるの
は、B 、 Gaである。n型不純物としては、周期律
表第V族に属する原子(第■族原子)、例えば、P(隣
)、As(砒素)、sb(アンチモン)、Bi(ビスマ
ス)等であり、殊に好適に用いられるは、P 、 As
である。 本発明に於いて、第2の層領域(S)に含有される伝導
特性を制御する物質の含有量は、該層領域(S)に要求
される伝導特性、或いは該層領域(S)に直に接触して
設けられる他の層領域の特性や、該他の層領域との接触
界面に於ける特性との関係等、有機的関連性に於いて、
適宜選択することが出来る。 本発明に於いて、第2の層領域(S)中に含有される伝
導特性を制御する物質の含有量としては。 好ましくは0.001〜1000 atomic pp
m、より好適には0.05〜500 atomic p
pm、最適には0.1〜200atomic ppmと
されるのが望ましいものである。 第2の層領域(S)中に伝導特性を制御す゛る物質例え
ば第1族原子、或いは、第V族原子を構造的に導入する
には、層形成の際に第1族原子導入用の出発物質、或い
は、第1族原子導入用の出発物質をガス状態で堆積室中
に、第2の層領域を形成する為の他の出発物質と共に導
入してやれば良い。この様な第1族原子導入用の出発物
質と成り得るものとしては、常温常圧でガス状の又は、
少なくとも層形成条件下で容易にガス化し得るものが採
用されるのが望ましい。その様な第1族原子導入用の出
発物質として具体的には硼素原子導入用としては、B2
Hs、B4d(to tB 5H9q B 5 F(1
1+ B 6 H10ツB 6 H12t B 6 H
14等の水素化硼素、BF 3.BCl 3 y BB
 r3 等の〕・ロゲン化硼素等が挙げられる。この他
、A/Cd3 、 GaC/3゜Ga(CH3)5r 
InCJ3 、 TICA’3等も挙げることが出来る
。 第■族原子導入用の出発物質として、本発明において有
効に使用されるのは、燐原子導入用としては、PH3,
P2[44善の水素北隣、 PH4I 。 PF3 t PFs + PCla 、 P(Js t
 PBr3p PBrs p PIa等のハロゲン比隣
が挙げられる。この他、 AsH3゜AsF3 # A
SC13y AsBr3 t AsF5 t SbH3
J SbF3 。 SbF5.5bCJ3.5b(J5 、BiH3t B
iCl3 t B1Br3等も第■族原子導入用の出発
物質の有効なものとして挙げることが出来る。 本発明に於いて、第一の非晶質層Hに酸素原子の含有さ
れた層領域(0)を設けるには、第一の非晶質層([)
の形成の際に酸素原子導入用の出発物質を前記した第一
の非晶質層m形成用の出発物質と共に使用して、形成さ
れる層中にその量を制御し乍ら含有してやれば良い。層
領域0)を形成するのにグロー放電法を用いる場合には
、前記した第一の非晶質層(■)形成用の出発物質の中
から所望に従って選択されたものに酸素原子導入用の出
発物質が加えられる。その様な酸素原子導入用の出発物
質としては、少なくとも酸素原子を構成原子とするガス
状の物質又はガス化し得る物質をガス化したものの中の
大概のものが使用され得る。 例えばシリコン原子(Si)を構成原子とする原料ガス
と、酸素原子0)を構成原子とする原料ガスと、必要に
応じて水素原子(H)又は及び・・ロゲン原子(X)を
構成原子とする原料ガスとを所望の混合比で混合して使
用するか、又は、シリコン原子(8i)を構成原子とす
る原料ガスと、酸素原子(0)及び水素原子(H)を構
成原子とする原料ガスとを、これも又所望の混合比で混
合するか、或いは、シリコン原子(Si)を構成原子と
する原料ガスと、シリコン原子(Si)、酸素原子(0
)及び水素原子()りの3つを構成原子とする原料ガス
とを混合して使用することが出来る。 又、別には、シリコン原子(Sl)と水素原−7(H)
とを構成原子とする原料ガスに酸素原子(0)を構成原
子とする原料ガスを混合して使用しても要式具体的には
、例えば酸素(02)、オゾン(Oa)。 −酸化窒素(NO) 、二酸化窒素(NO2)、:酸化
窒素(N20) 、三二酸化窒素(N203) +四二
酸化窒素(N204) 、三二酸化窒素(N205) 
r三酸化窒素(NOa ) 、シリコン原子(8i)と
酸素原子(0)と水素原子(H)とを構成原子とする、
例えば、ジシロキサ7 (B38 ios iH3) 
、 トリジt:+ キーjj−:y(H3S jO81
H20s iH3)等の低級シロキサン等を挙げること
が出来る。 スパッターリング法によって、酸素原子を含有する第一
の非晶質層(I)を形成するには、単結晶又は多結晶の
Siウェーッ・−又はS i02ウェーハー、又は81
とS i02が混合されて含有されているウェーハーを
ターゲットとして、これ等を種々のガス雰囲気中でスパ
ッターリングすることによって行えば良い。 例えば、81 ウェーハーをターゲットとして使用すれ
ば、酸素原子と必要に応じて水素原子又は/及びハ四グ
ン原子を導入する為の原料ガスを、必要に応じて稀釈ガ
スで稀釈して、スパッター用の堆積室中に導入し、これ
等のガスのガスプラズマを形成して前記81ウェーッ1
−をスパッターリングすれば良い。 又、別には、SiとS+02とは別々のターゲットとし
て、又はSlと8102の混合した一枚のターゲットを
使用することによって、スパッター用のガスとしての稀
釈ガスの雰囲気中で又は少なくとも水素原子()T)又
は/及びハロゲン原子(X)を構成原子として含有する
ガス雰囲気中でスパッターリングすることによって成さ
れる。 酸素原子導入用の原料ガスとしては、先述したグロー放
電の例で示した原料ガスの中の酸素原子導入用の原料ガ
スが、スパッターリングの場合にも有効なガスとして使
用され得る。 本発明に於いて、第一の非晶質層(T)の形成の際に、
酸素原子の含有される層領域(0)を設ける場合、核層
領域(0)に含有される酸素原子の分布濃度C(0)を
層厚方向に変化させて所望の層厚方向の分布状態(de
pth profile)を有する層領域(0)を形成
するには、グロー放電の場合には分布濃度0(0)を変
化させるべき酸素原子導入用の出発物質のガスを、その
ガス流量を所望の変化率曲線に従って適宜変化させ乍ら
、堆積室内に導入することによって成される。例えば手
動あるいは外部駆動モータ等の通常用いられている何ら
かの方法によ一す、ガス流路系の途中に設けられた所定
のニードルパルプの開口を漸次変化させる操作を行なえ
ば良い。このとき、流量の変化率は線型である必要はな
く例えばマイコン等を用いて、あらかじめ設計された変
化率曲線に従って流量を制御し、所望の含有率曲線を得
ることもできる◎ 層領域(0)をスパッターリング法によって形成する場
合、酸素原子の層厚方向の分布濃度a (O)を層厚方
向で変化させて、酸素原子の層厚方向の所望の分布状態
(depth profile)を形成するには、第一
には、グロー放電法による場合と同様に、酸素原子導入
用の出発物質をガス状態で使用し、該ガスを堆積室中へ
導入する際のガス流量を所望に従って適宜変化させるこ
とによって成される。 第二には、スパッターリング用のターゲットを、例えば
、8iと8103との混合されたターゲットを使用する
のであれば、sIと5i02との混合比を、ターゲット
の層厚方向に於いて、予め変化させておくことによって
成される。 本発明に於いて、形成される第一の非晶質層(1)を構
成する第2の層領域(S)中に含有される水素原子(H
)の量又はハロゲン原子(X)の景又は水素原子とハロ
ゲン原子の量の和(H十X)は、好ましく Fil 〜
40atomic % 、よジ好適には5〜3゜ato
mrc%、最適には5〜25atomicチとされるの
が望ましい。 第1図に示される光導電部材100に於いては第一の非
晶質層(r) 1.02上に形成される第二の非晶質層
(U) 105は自由表面106を有し、主に耐湿性、
連続繰返し使用特性、耐圧性、使用環境特性、耐久性に
於いて本発明の目的を達成する為に設けられる。 又、本発明に於いては、第一の非晶質層(D102と第
二の非晶質層(U)105とを構成する非晶質材料の各
々がシリコン原子という共通の構成要素を有しているの
で、積層界面に於いて化学的な安定性の確保が充分成さ
れている。 第1図に示される光導電部材100に於いては第一の非
晶質層(I)102上に形成される第二の非晶質層(f
r)103は自由表面を有し、主に耐湿性、連続繰返し
使用特性、耐圧性、使用環境特性、耐久性に於いて本発
明の目的を達成するために設けられる。 又、本発明に於いては、第一の非晶質層(I)102と
第二の非晶質層(II) 103とを構成する非晶質材
料の各々がシリコン原子という共通の構成要素を有して
いるので、積層界面に於いて化学的な安定性の確保が充
分成されている。 本発明に於ける第二の非晶質層(II)は、シリコン原
子(8I)と窒素原子(N)と、必要に応じて水素原子
(H)又は/及びハロゲン原子c力とを含む非晶質材料
(以後Ja (81xN1−y)y(’L x) t−
yJと記す。但し、o<x−y<1)で構成される。 a (8ixN1−x)y(Hs X) 1−yで構成
される第二の非晶質層(II)の形成はグロー放電法、
スパッタリング法、エレクトロンビーム法等によって成
される。これ等の製造法は、製造条件、設備資本投下の
負荷程度、製造規模、作製される光導電部材に所望され
る特性等の要因によって適宜選択されて採用されるが、
所望する特性を有する光導電部材を製造するための作製
条件の制御が比較的容易で壱る、シリコン原子と共に窒
素原子及びノ・ロゲン原子を、作製する第二の非晶質層
(U)中に導入するのが容易に行える等の利点からグロ
ー放電法或はスパッターリング法が好適に採用される、 更に、本発明に於いては、グロー放電法とスパッターリ
ング法とを同一装置系内で併用して第二の非晶質層(T
I)を形成してもよい。 グロー放電法によって第二の非晶質層(II)を形成す
るにはa−(S l x N 1 x ) y (”、
X)1.形成用の原料ガスを、必要に応じて稀釈ガスと
所定量の混合比で混合して、支持体の設黄しである真空
堆積室に導入し、導入されたガスを、グロー放電を生起
させることでガスプラズマ化シテ、前記支持体上に既に
形成されである第一の非晶質層(T)上にa (””x
Nt−X)31(H% X) 1−yを堆積させれば良
い。 本発明に於いて、a−(8IxNl−x)y(H,X)
 t−y形成用の原料ガスとしては、シリコン原子(S
i)、窒素原子(NX水素原子(H)、ハロゲン原子(
X)の中の少なくとも一つを構成原子とするガス状の物
質又はガス化し得る物質をガス化したものの中の大概の
ものが使用され得る。 S i、 NSH,Xの中の一つとして8iを構成原子
とする原料ガスを使用する場合は、例えばS:を構成原
子とする原料ガスと、Nを構成原子とする原料ガスと、
必要に応じてI]を構成原子とする原料ガス又は/及び
Xを構成原子とする原料ガスとを所望の混合比で混合し
て使用するか、又けStを構成原子とする原料ガスと、
N及びHを構成原子とする原料ガス又は/及びN及びX
を構成原子とする原料ガスとを、これも又、所望の混合
比で混合するか、或いは、SIを構成原子とする原料ガ
スと、81.N及びHの3つを構成原子とする原料ガス
又は、St、 N及びXの3つを構成原子とする原料ガ
スとを混合して使用することができる。 又、別には、81とHとを構成原子とする原料ガスにN
を構成原子とする原料ガスを混合して使用しても良いし
、84とX とを構成原子とする原料ガスにNを構成原
子とする原料ガスを混合して使用しても良い。 本発明に於いて、第二の非晶質層(U)中に含有される
ハロゲン原子(X)として好適なのはF、 C4;3゜
Br、Iであり、殊にFlC,、eが望ましいものであ
る。 本発明に於いて、第二の非晶質層(TI)を形成するの
に有効に使用される原料ガスと成り得るものとしては、
常温常圧に於いてガス状態のもの又は容易にガス化し得
る物質を挙げることができる。 第二の非晶質層(II)を上記の非晶質材料で構成する
場合の層形成法としてはグロー放電法、スパッターリン
グ法、イオンインプランテーション法、イオンブレーテ
ィング法、エレクトロンビーム法等が挙げられる。これ
等の製造法は、製造条件、設備資本投下の負荷程度、製
造規模作製される光導電部材に所望される特性等の要因
によって適宜選択されて採用されるが、所望する特性を
有する光導電部材を製造する為の作製条件の制御が比較
的容易である、シリコン原子と共に窒素原子、必要に応
じて水素原子やハロゲン原子を作製する第二の非晶質層
(IF)中に導入するのが容易に行える等の利点からグ
ロー放電法或いはスパッターリング法が好適に採用され
、る。 更に、本発明に於いては、グロー放電法とスゲロー放電
法によって、a−8iN(H,X)で構成される第二の
非晶質層(I)を形成するには、基本的にはシリコン原
子(Si)を供給し得るSi供給用の原料ガスと窒素原
子(N)導入用の原料ガスと、必要に応じて水素原子(
H)導入用の又は/及びハロゲン原子(力導入用の原料
ガスを、内部が減圧にし得る堆積室内に導入して、該堆
積室内にグロー放電を生起させ、予め所定位置に5iN
(H,X)からなる呑鉢番モ形成させれば良い。 △ 又、スパッタリング法で第二の非晶質層(II)を形成
する場合には、例えば次の様にされる。 第一には、例えばAr、He等の不活性ガス又はこれ等
のガスをペースとした混合ガスの雰囲気中でSiで構成
されたターゲットをスパッタリングする際、窒素原子(
N)導入用の原料ガスを、必要に応じて水素原子(H)
導入用の又は/及びハロゲン原子(X)導入用の原料ガ
スと共にスパッタリングを行う真空堆積室内に導入して
やれは曳い。 第二には、スパッタリング用のターゲットとしてSi3
N4で構成されたターゲットか、或いは8iで構成され
たターゲットと8iBN4で構成されたターゲットの二
枚か、又け8iと8 i 3N4とで構成されたターゲ
ットを使用することで形成される第二の非晶質層(II
)中へ窒素原子(N)を導入することが出来る。この際
、前記の窒素原子(N)導入用の原料ガスを併せて使用
すればその流量を制御すること第二の非晶質層(II)
中に導入される窒素原子(N)の量を任意に制御するこ
とが容易である。 第二の非晶質層(H)中へ導入される窒素原子(N)の
含有量は、窒素原子(N)導入用の原料ガスが堆積室中
へ導入される際の流量を制御する力N又は窒素原子(N
)導入用のターゲット中に含有される窒素原子(N)の
割合を、該ターゲットを作成する際に調整するか、或い
は、この両者を行うことによって、所望に従って任意に
制御することが出来る。 本発明において使用されるSi供給用の原料ガスとなる
出発物質としては、5ilH4,812H6,Si3)
(g。 5I4T(IQ 等のガス状態の又はガス化し得る水素
化硅素(シラン類)が有効に使用されるものとして挙げ
られ、殊に、層作成作業の扱い易さ、St供給効率の良
さ等の点で8 i04 + S i 2H6が好ましい
ものとして挙げられる。 これ等の出発物質を使用すれば、層形成条件を適切に選
択することによって形成される補助層中に8+と共にH
も導入し得る。 81供給用の原料ガスとなる有効な出発物質としては、
上記の水素化硅素の他に、/%ロゲン原子(X)を含む
硅素化合物、所謂、ハロゲン原子で置換されたシラン誘
導体、具体的には例えばSiF4.Si2F6,5iO
J4tSiBr4 等ノ/、。ケ、化硅素が好ましいも
のとして挙げることが出来る。 更ニij 、SiH2F2.8iH212,5iH20
−β21SiHO,、e31SiT(2Br2 +5i
HBr3等の2、ロケン置換水素化硅素、等々のガス状
態の或いはガス化し得る、水素原子を構成要素の1つと
するハロゲン化物も有効な第二の非晶質層(U)の形成
の為のSi供給用の出発物質として拳げる事が出来る。 これ等のハロゲン原子(X)を含む硅素化合物を使用す
る場合にも前述した様に層形成条件の適切な選択によっ
て、形成される第二の非晶質層(II)中にSiと共に
Xを導入することが出来る。 上記した出発物質の中水素原子を含むハロゲン化硅素化
合物は、第二の非晶質層(U)の形成の際に層中にハロ
ゲン原子(X)の導入と同時に電気的或いは光電的特性
の制御に極めて有効な水素原子(H)も導入されるので
、本発明に3いては好適なハロゲン原子(X)導入用の
出発物質として使用される。 本発明において第二の非晶質層(TI)を形成する際に
使用されるハロゲン原子(X)導入用の原料ガスとなる
有効な出発物質としては、上記したものの他に、例えば
、フッ素、塩素、臭素、ヨウ素のハロゲンガス、BrP
+O−gF+αgF3 * BrF3 *BrF3 、
 II3 、 II7 、 IO!、TBr等のハロゲ
ン間化合物、HF 、 HClg 、 HB r 、 
HI等のハロゲン化水素を挙げることが出来る。 第二の非晶質層(TI)を形成する際に使用される窒素
原子(N)導入用の原料ガスに成り得るものとして有効
に使用される出発物質は、Nを構成原子とする或いはN
とHとを構成原子とする例えば窒素(N2 ) 、アン
モニア(NHa)、ヒドラジン(H2NNH2) 、ア
ジ化水素(HNa)、アジ化アンモニウム(NH4N3
)等のガス状の又はガス化し得る窒素、空化物及びアジ
化物等の窒素化合物を挙げることが出来る。この他に、
窒素原子(N)の導入に加えて、ハロゲン原子(X)の
導入も行えるという点から、三弗化窒素(FaN) r
四弗化窒素(F4N2)等のハロゲン化穿索化合物を挙
げることが出来る。 本発明に於いて、第二の非晶質層(It)をグロー放電
法又はスパッターリング法で形成する際に使用される稀
釈ガスとしては、所謂、希ガス、例えばHe+Ne+A
r等が好適なものとして挙げることが出来る。 本発明に於ける第二の非晶質層(II)は、その要求さ
れる特性が所望通りに与えられる様に注意深く形成され
る。 即ち、SI+N+必要に応じてH又は/及びXを構成原
子とする物質は、その作成条件によって構造的には結晶
からアモルファスまでの形態を取り、電気物性的には、
導電性から半導体性、絶縁性までの間の性質を、又光導
電的性質から非光導電的性質を、各々示すので本発明に
於いては、目的に応じた所望の特性を有するa −(S
ixNl−x)y(rT、X) 1−y が形成される
様に、所望に従ってその作成条件の°選択が厳密に成さ
れる。例えば、第二の非晶質層(U)を耐圧性の向上を
主な目的として設けるにけa(S’xNt−x)y(T
(、X)1アは使用環境に於いて電気絶縁性的挙動の顕
著な非晶質材料として作成される。 又、連続繰返し使用特性や使用環境特性の向上を主たる
目的として第二の非晶質層(It)が設けられる場合に
は上記の電気絶縁性の度合はある程度緩和され、照射さ
れる光に対しである程度の感度を有する非晶質材料とし
てaA 81 xNl−x)y(H,X)1 、が作成
される。 第一の非晶質層(T)の表面にa−(S 1xN1−x
)y(T(、X)i−アから成る第二の非晶質層(T)
の表面にa−(S’xNl−x)y(H−X) !−y
から成る第二の非晶質層fl)を形成する際、層形成中
の支持体温度は、形成される層の構造及び特性を左右す
る重要な因子であって、本発明に於いては、目的とする
特性を有するa−(Slx’Nj −X )y (T(
、X) 1− yが所望通りに作成され得る様に層作成
時の支持体温度が厳密に制御されるのが望ましい。 本発明に於ける、所望の目的が効果的に達成されるため
の第二の非晶質層(It)の形成法に併せて適宜最適範
囲が選択されて、第二の非晶質層(「)の形成が実行さ
れるが、好ましくは、20〜400 ”Olより好適に
は50〜350o、最適には100〜300 ”Oとさ
れるのが望ましいものである。第二の非晶質層(TI)
の形成には、層を構成する原子の組成比の微妙な制御や
層厚の制御が他の方法に較べて比較的容易である事等の
ために、グロー放電法やスパッターリング法の採用が有
利であるが、これ等の層形成法で第二の非晶質#(■)
を形成する場合には、前記の支持体温度と同様に層形成
の際の放電パワーが作成されるa (S’xNl−x)
y(HlX)i−yの特性を左右する重要な因子の一つ
である。 本発明に於ける目的が達成されるための特性を有するa
−(S’xNt−x)y(HeX) t−yが生産性良
く効果的に作成されるための放電パワー条件としては好
塘しく ril、 0〜300W、より好適には2.0

るのが望ましい。 本発明に於いては第二の非晶質層(IT)を作成するた
めの支持体温度、放電パワーの望ましい数値範囲として
前記した範囲の値が挙げられるが、これ等の層作成ファ
クターは、独立的に別々に決められるものではなく、所
望特性のa −(8ixNs−x)y(”X) t−y
 から成る第二の非晶質層(II)が形成される様に相
互的有機的関連性に基づいて各層作成ファクターの最適
値が決められるのが望ましい。 本発明の光導電部材に於ける第二の非晶質層(TI) 
K含有される窒素原子の量は、第二の非晶質層(W)の
作成条件と同様、本発明の目的を達成する所望の特性が
得られる第二の非晶質層(II)が形成される重要な因
子である。 本発明に於ける第二の非晶質層(TI)に含有される窒
素原子の量は、第二の非晶質層(U)を構成する非晶質
材料の種類及びその特性に応じて適宜所望に応じて決め
られるものである0即ち、前記一般式a−(SixNt
−x)y(H2Xh y で示される非晶質材料は、大
別すると、シリコン原子と窒素原子とで構成される非晶
質材料(以後、l’−a−81aN1−a」と記す。但
し、O<a<1 )、シリコン原子と窒素原子と水素原
子とで構成される非晶質材料(以後、[a−(81bN
1−・b)。Hl−c」と配す。但し、0〈b、Cく1
)、シリコン原子と9素原子とノ・ロゲン原子と必要に
応じて水素原子とで構成される非晶質材料(以後、[a
−(8idN1−d)e(H2X) +−eJと記す。 但しQ(d*e<1)、【分類される。 本発明に於いて、第二の非晶質層(II)がa −8I
−1]N1−3で構成される場合、第二の非晶質層(I
r)に含有される窒素原子の量は好ましくは、3 ] ’X 10 〜60 atomic%、より好適に
は1〜5゜atomic%、最適には10〜45 at
omic%とされるのが望ましいものである。即ち、先
のa−BIBNl−8のaの表示で行えば、aが好まし
くは0.4〜0,99999、より好適には0.5〜0
.99、最適には0.55〜0.9である。 本発明に於いて、第二の非晶質層(H)が8−(Sib
Nl−b)。H,。で構成される場合、第二の非晶質層
(TI)に含有される窒素原子の量は、好ましくはI 
X 10 〜55 atomic%とされ、より好まし
くけ1〜55 atomic%、最適には10〜50 
atomic%とされるのが望ましいものである。 水素原子の含有量としては、好ましくは1〜40ato
mic%、よ、り好ましくは2〜35 atomicチ
、最適には5〜3 Q ltomic%とされるのが望
ましく、これ等の範囲に水素原子含有量がある場合に形
成される光導電部材は、実際面に於いて優れたものとし
て充分適用させ得る。 即ち、先のa−(S 1bNt−b)cut−c の表
示で行えげbが好ましくは0.45〜0.99999、
より好適には0.45〜0.99、最適には0.15〜
0.9、Cが好ましくは0.6〜0.99、より好適に
は0.65〜0.98、最適には0.7〜0.95であ
るのが望ましい。 第二の非晶質層(U)が、a−(S ’dNt−d)e
(HlX)l−eで構成される場合には、第二の非晶質
層(Ir)中に含有される窒素原子の含有量としては、
好ましくけ、I X 10”’−3〜9 Q atom

て適宜所望に′従って決められる。 又、第二の非晶質層(n)の層厚は、該層(Tf)中に
含有される窒素原子の量や第一の非晶質層(r)の層厚
との関係に於いても、各々の層領域に要求される特性に
応じた有機的な関連性の下に所望に従って適宜決定され
る必要がある。 更に加え得るに、生産性や量産性を加味した経済性の点
に於いても考慮されるのが望ましい。 本発明に於ける第二の非晶質層(II)の層厚としては
、好ましくは0.003〜30μより好適には0.00
4〜20μ、最適には0.005〜10μ とされるの
が望ましい。 本発明において使用される支持体としては、導電性でも
電気絶縁性であっても良い。導電性支持体としては、例
えば、Ni0r、ステン1/ス。 A−go Or +Mo+Ao+NbtTa+V+Ti
 t Pt * Pd 等の金属又はこれ等の合金が挙
げられる。 電気絶縁性支持体としては、ポリエステル。 ポリエチレン、ポリカーボネート、セルローズアセテー
ト、ポリプロピレン、ポリ塩化ビニル。 ポリ塩化ビニリデン、ポリスチレン、ポリアミド等の合
成樹脂のフィルム又はシート、ガラス。 セラミック、紙等が通常使用される。これ等の電気絶縁
性支持体は、好適には少なくともその一方の表面を導電
処理され、該導電処理された表面側に他の層が設けられ
るのが望ましい。 例えば、ガラスであれば、その表面に、Nr Or e
Ae* Cr +Mo IALI 、Ir l Nb

)等から成る薄膜を設けることによって導電性が付与さ

Ti+Pt等の金属の薄膜を真空蒸着、電子ビーム蒸着
。 スパッターリング等でその表面に設け、又は前記金属で
その表面をラミネート処理して、その表面に導電性が付
与される。支持体の形状としては、円筒状、ベルト状、
板状等任意の形状とし得、所望によって、その形状は決
定されるが、例えば、第1図の光導電部材100を電子
写真用像形成部材として使用するのであれば連続高速複
写の場合には、無端ベルト状又は円筒状とするのが望ま
しい。支持体の厚さは、所望通りの光導電部材が形成さ
れる様に適宜決定されるが、光導電部材として可撓性が
要求される場合には、支持体としての機能が充分発揮さ
れる範囲内であれば可能な限り薄くされる。百年ら、こ
の様な場合支持体の製造上及び取扱い上、機械的強度等
の点から、通常は、10μ以上とされる。 次に本発明の光導電部材の製造方法の一例の概略につい
て説明する。 第11図に光導電部材の製造装置の一例を示す。 図中の1102〜1106のガスボンベには、本発明の
光導電部材を形成するための原料ガスが密封されており
、その−例としてたとえば1102は、Heで稀釈され
たSiH4ガス(純度99.999%、以下8iH4/
Heと略す。)ボンベ、1103はHeで稀釈されたG
 e H4ガス(純度99.999%、以下G e H
4/T(eと略す。)ボンベ、1104はHeで稀釈さ

ーター1138により50〜400℃の範囲の温度に設
定されていることを確認された後、電源1140を所望
の電力に設定して反応室1101内にグロー放電を生起
させ所望時間グロー放電を維持して、所望層厚に、基体
1137上に第1の層領域(G)を形成する。所望層厚
に第1の層領域(G)が形成された段階に於いて、流出
バルブ1118を完全に閉じること、及び必要に応じて
放電条件を変える以外は、同様な条件と手順に従って所
望時間グロー放電を維持することで、第1の層領域(G
)上にゲルマニウム原子の実質的に含有されない第2の
層領域(S)を形成することが出来る。この様にして、
第一の非晶質層(T)が形成される。 第2の層領域(8)中に伝導性を支配する物質を含有さ
せるには、第2の層領域(S)の形成の際に例えば、8
2H6、PH3等のガスを堆積室1101の中に導入す
るガスに加えてやれば良い。 第一の非晶質# (I)中にハロゲン原子を含有させる
場合には、上記のガスに、例えば5iP4ガスを更に付
加して、グロー放電を生起させれば良い。 又・第一の非晶質層(I)中に水素原子を含有させずに
ハロゲン原子を含有させる場合には、先のS i 1.

 eガスを使用すれば良い。 上記の様にして所望層厚に形成された第一の非晶質層(
T)上に第二の非晶質層(II)を形成するには、第一
の非晶質層(T)の形成の際と同様なバルブ操作によっ
て、例えばSiH4ガス、NH3ガスの夫々を必要に応
じてHe 等の稀釈ガスで稀釈して、所望の条件に従っ
て、グロー放電を生起させることによって成される。 第二の非晶質層(JT)中にハロゲン原子を含有させる
には、例えばSiF4ガスとNH3ガス、或いは、これ
に5IH4ガスを加えて上記と同様にして第二の非晶質
層(U)を形成することによって成される。 夫々の層を形成する際に必要がガスの流出バルブ以外の
流出バルブは全て閉じることは言うまでもなく、又夫々
の層を形成する際、前層の形成に使用したガスが反応室
1101内、流出バルブ1117〜1121から反応室
1101内に至るガス配管内に残留することを避けるた
めに、流出バルブ1117〜1121を閉じ、補助バル
ブ1,132゜1133を開いてメインバルブ1134
を全開して系内を一日、高真空に排気する操作を必要に
応じて行う。 第二の非晶質層(II)中に含有される窒素原子る流量
比を所望に従って変えるか、或いは、スパッターリング
で層形成する場合には、Ar とNH3の混合ガスと、
ターゲットを形成する際シリコンウェハと窒化シリコン
のスパッタ面積比率を変えるか、又はシリコン粉末と窒
化シリコン粉末の混合比率を変えてターゲットを成型す
ることによって所望に応じて制御することが出来る・第
二の非晶質層(IF)中に含有されるノ・ロゲン原子(
X)の量は、ハロゲン原子導入用の原料ガス、例えば8
iP4ガス反応室1101内に導入される際の流量を調
整することによって成される。 又、層形成を行っている間は層形成の均一化を計るため
基体1137はモータ1139により一定速度で回転さ
せてやるのが望ましい。 以下実施例について説明する。 実施例1 第11図に示した製造装置により、シリンダー状のA、
、e基体上に第1表に示す条件で電子写真用像形成部材
を形成した。 こうして得られた僧形成部材を、帯電露光実験装置に設
置し+7)5.OkVで0.311eC間コロナ帯電を
行い、直ちに光像な照射した光像はタングステンランプ
光源を用い、21ux、aecの光量を透過型のテスト
チャートを通して照射させた。 その後直ちに、■荷電性の現像剤(トナーとキャリアー
を含む)を僧形成部材表面をカスケードすることによっ
て、債形成部材表面上に良好なトナー画像を得た。儂形
成部材上のトナー画像を、G15.OkVのコロナ帯電
で転写紙上に転写した所、解像力に優れ、階調再現性の
よい鮮明な高濃度の画像が得られた。 実施例2 第11図に示した製造装置により、第2表に示す条件に
した以外は実施例1と同様にして、電子写真用像形成部
材を形成した。 こうして得られた像形成部材に就いて帯電極性と現像剤
の荷電極性の夫々を実施例1と反対にした以外は実施例
1と同様の条件及び手順で転写紙上に画像を形成したと
ころ極めて鮮明な画像が得られた。 実施例3 第11図に示した製造装置により、第3表に示す条件に
した以外は実施例1と同様にして、電子写真用像形成部
材を形成した。 こうして得られた像形成部材に就いて、実施例1と同様
の条件及び手順で転写紙上に画像を形成したところ極め
て鮮明な画質が得られた。 実施例4 実施例1に於いて、G e H4/T(eガスとSiH
4/Heガスのガス流量比を変えて第1層中に含有され
るゲルマニウム原子の含有量を第4表に示す様に変えた
以外は、実施例1と同様にして電子写真用像形成部材を
夫々作成した。 こうして得られた各像形成部材に就いて、実施例1と同
様の条件及び手順で転写紙上に画像を形完したところ第
4表に示す結果が得られた。 実施例5 実施例1に於いて、第1層の層厚を第5表に示すように
変える以外は、実施例1と同様にして電子写真用像形成
部材の夫々を作成した。 こうして得られた各像形成部材に就いて、実施例1と同
様の条件及び手順で転写紙上に画像を形成したところ第
5表に示す結果が得られた。 実施例6 第11図に示した製造装置により、シリンダー状のl基
体上に第6表に示す条件にして、第一の非晶質層(T)
を形成した以外は実施例1と同様にして電子写真用像形
成部材を形成した。 こうして得られた像形成部材を、帯電露光実験装置に設
置しQ 5.OkVで0.3 see間コロナ帯電を行
い、直ちに光像を照射した光像はタングステンランプ光
源を用い、 21ux、sec′の光量を透過型のテス
トチャートを通して照射させた。 その後直ちに、■荷電性の現像剤(トナーとキャリアー
を含む)を像形成部材表面をカスケードすることによっ
て、像形成部材表面上に良好なトナー画像を得た。像形
成部材上のトナー画像を、o5.OkVのコロナ帯電で
転写紙上に転写した所、解像力に優れ、階調再現性のよ
い鮮明な高濃度の画像が得られた。 実施例7 実施例Jに於いて光源をタングステンランプの代りに8
10 nmのGaAs系牛導体レーザ(1(knW)を
用いて、静電像の形成を行った以外は、実施例1と同機
のトナー画像形成条件にして、実施例1と同様の条件で
作成した電子写真用像形成部材に就いてトナー転写画像
の画質評価を行ったところ、解像力に優れ、階調再現性
の良い鮮明な高品位の画像が得られた。 実施例8 非晶質層(It)の作成条件を第11表に示す各条件に
した以外は、実施例2,3.6の各実施例と同様の条件
と手順に従って電子写真用像形成部材の夫々(試料扁1
2−201〜12−208.12−301〜12−30
8.12−601〜12−608の24個の試料)を作
成した。 こうして得られた各電子写真用像形成部材の夫々を個別
に複写装置に設置し、C) 5 kVで0.2sec間
コロナ帯電を行い、光像を照射した。光源はタングステ
ンランプを用い、光t ld 1 、 O1uxsec
とした。潜像はの荷電性の現像剤(トナーとキャリアー
を含む)によって現像され、通常の紙に転写された。転
写画像は、極めて良好なものであった。転写されないで
電子写真用像形成部材上に残ったトナーは、ゴムブレー
ドによってクリーニングされた。このような工程を繰り
返し10万回以上行っても、いずれの場合も画像の劣化
Vi見られなかった。 各試料の転写画像の総合画質評価と、繰返し連続使用に
よる耐久性の評価の結果を第8表に示すO 実施例9 非晶質層(II)の形成時の際に、スパッターリングを
採用し、ArとNH3の混合ガスとシリコンウニハト密
化シリコンのターゲツト面積比を変えて、非晶質II 
(IT)に於けるシリコン原子と窒素原子の含有量比を
変化させる以外は、実施例】と全く同様な方法によって
像形成部材の夫夫を作成【、た。こうして得られた像形
成部材の夫々につき、実施例1に述べた如き、作像、現
像、クリーニングの王、程を約5万回繰り返した後画像
評価を行ったところ第9表の如き結果を得た。 実施例10 非晶質層(It)の層の形成時、SiH4ガスとNH3
ガスの汁量比を変えて、非晶質層(It)に於けるシリ
コン原子と窒素原子の含有量比を変化させる以外は実施
例1と全く同様な方法によって像形成部材の夫々を作成
した。こうして得られた各像形成部材につき、実施例1
に述べた如き方法で転写までの工程を約5万回繰り返し
た後、画像評価を行ったところ、第10表の如き結果を
得た。 実施例11 非晶質層(n)の層の形成時、S目]4ガス、SiF4
ガス、NH3ガスの渡量比を変えて、非晶質層(It)
に於けるシリコン原子と窒素原子の含有量比を変化させ
る以外は、実施例1と全く同様な方法によって像形成部
材の夫々を作成した。こうして得られた各像形成部材に
つき実施例1VC述べた如き作像、現像、クリーニング
の工程を約5万回繰り返し7た後、画像評価を行ったと
ころ第11表の如き結果を得た。 実施例12 非晶質層(TI)の層厚を変える以外は、実施例1と仝
〈同様な方法によって像形成部材の夫々を作成した。実
