となる砒化ガリウム結晶に接触させ、その状態で徐々に
温度を下げる。こうすることにより溶融ガリウム中で過
剰となった砒素が基板表面において溶媒のガリウムと共
に析出し、砒化ガリウム結晶として析出する。溶媒およ
び溶質の材料、組成、成長温度を適当に設定することに
より、砒化ガリウムばかりでなく、各種の組成の結晶を
成長させることができる。

基板設置部という)、3は該基板設置部2上に設置され
る金属溶液溜で、穴4を有し、その中に金属溶液5が収
容されており、この金属溶液溜3は熱雷対(図示せず)
を収めた軸6により回転されて、穴4内の金属溶液5が
基板設置部2の凹部2a内の基板結晶1と接触するよう
に構成されている。金属溶液5としてはガリウムを用い
原料5aとしては砒化ガリウム多結晶を用いた。これら
結晶成長が行なわれる基板設置部2および金属溶液溜3
はカーボンよりなり、基板設置部2を保持するt−トシ
ンク兼用の保持台7は、中空であって、中心部に熱雷対

る。このパイプ8には複穴8aが設けられて冷却用の空
気あるいは窒素が流せるようになっており、基板設置部
2を冷却する。9は縦型の石英性反応管10の側面に配
置された高周波コイルで、基板設置部2および金属溶液
溜3はカーボン製であることから、この高周波電力を吸
収して発熱し、供給する電力によって金属溶液5と基板
結晶1の温度を制御可能に構成している。また、反応管
10はそれぞれ気体人口11、出口12をもつフランジ
13および14により封じられ、vI製された水素ガス
H2が入口11から導入され、出口12より排出される
ようになっている。

易であり、高純度の結晶を成長させることが可能となる
