本発明は受光発光方法および装置に関し、特に
半導体を用い、消去可能な光学的書込み、光学的
読出しができる受光発光方法および装置に関す

いる。又写真フイルムは転写表示が簡単である利
点は有しているものの、消去再使用ができず、電

Type region 35 and n-type region 33 form a light emitting diode. Opaque insulating resin 37, 38 provides separation between each segment. 36 and 39 are electrodes. Claims (1)
フオトトランジスタによつて形成された半導体受
光素子に光を入射して実効的内部インピーダンス
を変化させ、前記半導体受光素子を介して前記半
導体受光素子と同一半導体によるpn接合もしく
は異種半導体によるヘテロ接合を介して半導体基
板中で一体化された光活性半導体領域へ電流を導
入して発光させることを特徴とする受光発光方
法。 2 前記半導体受光素子の制御領域とチヤンネル
領域間に形成されるpn接合近傍へ光を入射し、
電離したキヤリアの一方の極性のものを該pn接
合を形成する2つの半導体領域の一方へ蓄積する
ことを含み、前記発光が前記2つの半導体領域の
他方を介して光活性半導体領域へ少数キヤリアを
注入することを含むことを特徴とする前記特許請
求の範囲第1項記載の受光発光方法。 3 入射光に応答して実効内部インピーダンスを
変化させることができ、かつ不飽和型電流電圧特
性を有するユニポーラ型フオトトランジスタによ
つて形成された半導体受光素子と、半導体発光素
子とが、同一半導体によるpn接合もしくは異常
半導体によるヘテロ接合を介して半導体基板中で
直列接続された半導体受光発光絵素を少なくとも
1つ単一半導体チツプ内に含む半導体受光発光装
置であつて、前記半導体受光素子と前記半導体発
光素子とが共通領域を有し、前記半導体受光素子
が一方の導電型の電流路領域と、前記電流路領域
を実質的に取り囲み、電離したキヤリアを蓄積し
て前記電流路領域を電気的に制御する蓄積制御領
域とを含み、前記半導体受光素子がさらに前記蓄
積制御領域に蓄積された電荷をクリアするための
クリア手段を有し、前記クリア手段が絶縁ゲート
電極構造を含み、前記蓄積制御領域が他方の導電
型の半導体領域で形成され、前記クリア手段が前
記蓄積制御領域との間のキヤパシタ構造を含むこ
とを特徴とする半導体受光発光装置。 4 前記異種半導体によるヘテロ接合において、
