けた半導体集積回路装置上に、最終パツシベーシ
ヨン膜を設けた半導体集積回路装置において、 前記パツシベーシヨン膜及び電極に接して形成
される最終パツシベーシヨン膜の組成が連続的に
変えながら最終的にはシリコンナイトライドとな
るような構造にしたことを特徴とする半導体集積
回路装置。
