Abstract

PURPOSE:To shorten a delay time and to cut on access time down to <=3nS by utilizing the output of a shift register which is actuated by a clock signal to drive a work line which selects the word lines. CONSTITUTION:When a start signal 8 and clock signals CLK1 and CLK2 are applied to a shift register 7, the driving outputs W1-WN are successively produced for a word line 5. The delay time during the raising of the signal CLK2 and the raising of an output signal is equal to 0.15nS by means of an inverter 16 and a buffer 6. Such a short delay time is ensured owing to a fact that the load of the inverter is produced by a single buffer gate only and that a slow circuit like a multi-input NAND, etc., is not used. Thus it is possible to set the total access time at 2.65nS obtained by adding the delay time 2.5nS covering the line 5 through the output of a memory cell 2 to said delay time.
