Abstract

PURPOSE:To obtain easily sinterable AlN powder providing easily a sintered body of high density and high heat conductivity by adjusting raw materials and reaction conditions so as to regulate each content of O which is in three kinds of existing form, i.e., adsorbed water, surface (hydr)oxide, and solid solution, to each specified range. CONSTITUTION:Adsorbed water is removed from at atomized Al powder having, for example, 7.8mu mean particle size and about 0.30wt.% O-content by heating the Al powder at about 300 deg.C for about 1hr, and AlN powder is produced by heating said powder in N2 atmosphere of about 1atm. at about 1,200 deg.C for about 1hr. Obtd. AlN powder is crushed coarsely and intermediately to AlN powder having about 5mu mean particle size, which is further pulverized to obtain AlN powder for a raw material for this invention having O-contents in three kinds of existing form, i.e., adsorbed water, surface (hydr)oxide, and solid solution, each adjusted to specified range. If necessary, 0.1-5wt.% (expressed in terms of metal) sintering aid (e.g. Y2O3) and a binder are added to said AlN powder. Thus, AlN powder having <=2mu mean particle size and <=0.3wt.% O- content existing in the form of solid soln., and 0.85-1.7wt.% O-content existing in the form of surface adsorbed water or surface (hydr)oxide, is obtd.
