Abstract
Description
The present invention relates to a trigger generating device that generates a trigger signal to adjust the control timing of a DMD (digital micromirror device) of a multi-exposure system, and more specifically, to a trigger generating device having a function of adjusting a trigger signal to correct exposure errors caused by yawing of a substrate and deformation of the substrate.
Unless otherwise indicated herein, the materials described in this section are not prior art to the claims of this application and their inclusion in this section is not an admission that they are prior art.
In general, a laser direct imaging (LDI) system that does not use a mask comprises a management information processing device, such as a personal computer (PC), that stores and processes exposure images, a controller that communicates with the management information processing device (PC) via a high-speed optical communication module and outputs the image processed by the PC to the DMD, a DLP (Digital Light Processing) chipset that digitally optically processes the image output from the controller, and a DMD that optically modulates the digitally optically processed image, thereby exposing the image.
In order to obtain high exposure quality, the DMD image is changed at regular intervals when the stage that moves the substrate moves at a regular speed in the exposure direction to expose a pattern on the exposure surface. At this time, the regular interval is synchronized and maintained by generating a pulse, i.e., a trigger signal, at a regular position interval of a timer or the stage. However, in the case of LDI, since exposure occurs continuously while the stage moves in the exposure direction, distortion of the exposure pattern occurs due to the yaw of the stage or the bending of the axis, which becomes a factor that reduces the exposure quality.
There is a known method of correcting distortion of an exposure pattern by placing a reference point on a stage, measuring the relative distance between the reference point and a reference point of a substrate mounted on the stage with a camera or the like, and causing the control unit to rotate the stage. However, the known method has an inherent problem in that it cannot deal with yawing and deformation of the substrate according to the movement position of the stage, and thus the exposure quality is uneven depending on the position according to the movement of the stage. In addition, since a high-precision mechanical device is required to control the rotation of the stage with an accuracy of 1 um or less, it has the problem of high implementation costs.
Another known method for correcting distortion of an exposure pattern is to configure a slit on a substrate, compare the position information of an exposure point with the position information of a measured pixel based on this, calculate their relative positional misalignment, and then correct the original image pattern based on this and transmit it to a DLP chipset and DMD to obtain an exposure pattern of an actual desired image. However, in order to implement a corrected image pattern, it is necessary to perform many calculations in real time on a computer program, so it has been difficult to commercialize in practice.
The problem to be solved by the present invention is to obtain high exposure quality for the entire substrate by correcting the trigger signal generation cycle for each movement section of the stage by considering the exposure error between the desired exposure position and the actual exposure position due to yawing of the stage or bending of the axis, when the stage moves at a constant speed in the exposure direction in a multi-exposure system and continuously exposes.
In addition, while the known methods for correcting existing exposure pattern distortion require high implementation costs, the present invention seeks to implement exposure pattern distortion at a low cost.

FIG. 1 is a drawing showing the configuration of a multi-exposure system. A management information processing device (10) transmits image data to be exposed to a controller (110) embedded in a multi-exposure system (100) by a high-speed communication method, and the controller (110) converts the image data received from the management information processing device (10) into an output image and transmits it to a DMD control unit (120). A substrate (160) is mounted on a stage (170) and moves in the y-axis direction, and the stage (170) generates an encoder signal (pulse) every time it moves a set distance while moving in the y-axis direction, and sends it to a trigger generating device (200). In general, the stage (170) generates an encoder signal (pulse) every time it moves 0.1 um in the y-axis, and if the stage (170) moves 100 mm, it generates 1,000,000 encoder signals cumulatively. However, this is just one example, and the movement distance of the stage (170) that generates the encoder signal can be set differently.
The above trigger generating device (200) receives and stores various parameters set by the operator from the management information processing device (10), accumulates the number of encoder signals (pulses) received from the stage (170) according to the various parameters set by the operator, and generates a trigger signal at a time corresponding to the accumulated number of encoder signals (pulses) corresponding to the movement position of the stage (170) and sends the trigger signal to the DMD control unit (120).
The above DMD is a device that expresses an image by controlling the reflection of light through fine mirrors that are 16 micron in size and are planted at 1 micron intervals on a silicon wafer. This technology is based on a small microchip called a microdevice, and hundreds of thousands of ultra-small aluminum mirrors are placed on top of this microchip. This ultra-small mirror switches its existing position according to the video signal, and when a source shines light on the surface of the aluminum mirror, the mirror collects the light through a lens and scans the video image. This is the basic principle of DMD.
The above DMD control unit (120) adjusts the mirror angles of some of the aligned mirrors of the DMD in synchronization with the trigger signal received from the trigger generating device (200) according to the output image transmitted from the controller (110) so that light from the light source (140) is exposed to a desired location on the substrate.
The optical system (150) is composed of various lenses to refract light reflected from the DMD so that it is exposed to a desired location on a desired substrate.

The above-mentioned encoder signal input unit (220) receives an encoder signal generated as the above-mentioned stage (170) moves. The above-mentioned counter unit (230) synchronizes with the external synchronization signal received by the above-mentioned synchronization input unit (210) and cumulatively counts the number of pulses of the encoder signal received by the above-mentioned encoder signal input unit (220).

The exposure error due to yawing or axial bending at the specific movement position of the stage (170) can be measured by various methods. For example, after exposing one substrate as a sample, the exposure error can be measured by comparing an exposed image of the exposed sample substrate with a desired image pattern, i.e., image data transmitted from the management information processing device (10).

The various parameters set by the operator may include the generation period of the trigger signal according to the moving speed of the stage (170), a limit on the number of trigger signal generation times, and a detection start position, and these parameters can be set by the user through the management information processing device (10) and are stored in a memory device (not shown in the drawing) inserted into the trigger generation device (200).
FIG. 3 is a drawing showing a phenomenon of yawing or axial bending of a plate as a factor causing exposure pattern distortion, and FIG. 4 shows an example of an error between a desired exposure position and an actual exposure position caused by such a phenomenon of yawing or axial bending, that is, an exposure error, and parameters stored in a correction table to correct the exposure error.
The above correction table storage unit (250) stores a specific movement position of the stage (170); an accumulated pulse number of an encoder signal corresponding to a specific movement position of the stage (170); an exposure error due to yawing or shaft bending at a specific movement position of the stage (170); and a corrected trigger signal generation cycle for each section that takes into account the exposure error, and the corrected trigger signal generation cycle for each section is characterized in that it is determined by the following [formula].
[수식][formula]
여기서, Yn : n번째 스테이지 이동위치(mm), Here, Y n : nth stage movement position (mm),
yn : n번째 스테이지 이동위치에서의 요잉 또는 축 휘어짐으로 인한 노광 오차(um), y n : Exposure error (um) due to yawing or axis bending at the nth stage movement position
a : 스테이지 엔코더 신호 1펄스 당 스테이지 이동거리(um),a: Stage movement distance per 1 pulse of stage encoder signal (um),
As an example, in the case of
Similarly, if the stage movement position is 200 mm (Y 2 ), the exposure error due to yawing or axis bending at the movement position is +20 um (y 2 ), the stage movement distance per pulse of the stage encoder signal is 0.1 um, and the exposure interval is 10 um (i.e., exposure is performed every 10 um), the original trigger signal generation cycle is the trigger signal generation cycle when the accumulated count of the encoder pulse is 100, but the trigger signal generation cycle corrected using the above formula is 100.04. Therefore, when the stage movement position moves from 100 mm to 200 mm, the exposure position at the 200 mm point is 999.80 um + 0.1 um X 1,000,400 = 200,020 um, so the exposure error can be corrected by performing
The above-described example is intended to explain the correction for the above exposure error, and the parameters stored in the correction table can be set by the operator according to the exposure conditions, and the corrected trigger signal generation cycle can be obtained by the above formula.
