Abstract
상기 과제를 해결하기 위해, 본 발명의 이형성 조성물은, 바인더 수지와, 실리콘오일과, 금속 알콕시드의 가수분해물을 포함하고, 금속 알콕시드의 가수분해물의 함유량은, 바인더 수지 100 중량부에 대해서 50~500 중량부인 것이 바람직하며, 금속 알콕시드는, 테트라에톡시실란 또는 테트라메톡시실란으로 구성되는 것을 특징으로 하고, 또한, 본 발명의 표면 보호 필름은, 상기 이형성 조성물의 경화물로 구성되는 도막을 기재 상에 형성하고 있는 것을 특징으로 한다.

Claims (14)
- 바인더 수지와, 실리콘오일과, 금속 알콕시드의 가수분해물을 포함하는 것을 특징으로 하는 이형성 조성물.
- 제1항에 기재된 이형성 조성물에 있어서,
상기 금속 알콕시드의 가수분해물은, 100 중량부의 상기 바인더 수지에 대해서, 50~500 중량부 함유되어 있는 것을 특징으로 하는 이형성 조성물. - 제1항 또는 제2항에 기재된 이형성 조성물에 있어서,
상기 금속 알콕시드는, 테트라에톡시실란 또는 테트라메톡시실란을 포함하는 것을 특징으로 하는 이형성 조성물. - 제1항 내지 제3항 중 어느 한 항에 기재된 이형성 조성물에 있어서,
상기 금속 알콕시드의 가수분해물은, 가수분해 후에 축합하여 얻어지는 화합물을 포함하는 것을 특징으로 하는 이형성 조성물. - 제4항에 기재된 이형성 조성물에 있어서,
상기 화합물은, GPC법에 의한 폴리스티렌 환산의 중량 평균 분자량이, 100~1000인 것을 특징으로 하는 이형성 조성물. - 제1항 내지 제5항 중 어느 한 항에 기재된 이형성 조성물에 있어서,
상기 실리콘오일은, 전체 고형분 중에, 0.5~5 중량% 함유되어 있는 것을 특징으로 하는 이형성 조성물. - 제1항 내지 제6항 중 어느 한 항에 기재된 이형성 조성물에 있어서,
상기 실리콘오일은, 디메틸 실리콘오일, 변성 실리콘오일 및 반응성 관능기를 갖는 반응성 실리콘오일 중 어느 하나를 포함하는 것을 특징으로 하는 이형성 조성물. - 제7항에 기재된 이형성 조성물에 있어서,
상기 디메틸 실리콘오일, 상기 변성 실리콘오일 및 상기 반응성 실리콘오일의 함유 비율이, 상기 실리콘오일 중의 75% 이상인 것을 특징으로 하는 이형성 조성물. - 제1항 내지 제6항 중 어느 한 항에 기재된 이형성 조성물에 있어서,
상기 실리콘오일은, 분자의 말단에 알콕시기를 갖는 반응성 실리콘오일을 포함하는 것을 특징으로 하는 이형성 조성물. - 제1항 내지 제9항 중 어느 한 항에 기재된 이형성 조성물에 있어서,
상기 바인더 수지는, 실리콘 수지를 포함하는 것을 특징으로 하는 이형성 조성물. - 제10항에 기재된 이형성 조성물에 있어서,
실리콘 수지용 경화제를 추가로 포함하는 것을 특징으로 하는 이형성 조성물. - 제1항 내지 제11항 중 어느 한 항에 기재된 이형성 조성물을 경화시켜서 얻어지는 경화물.
- 도막을 갖는 표면 보호 필름에 있어서,
상기 도막은, 제12항에 기재된 경화물로 구성되고, 두께가 0.1~5 ㎛인 것을 특징으로 하는 표면 보호 필름. - 제13항에 기재된 표면 보호 필름이 점착층을 매개로 첩착(貼着)되어 있는 포토마스크.
