Abstract
[해결수단] 식(1):
AA(식(1) 중, T1은 아릴렌기, 또는 아릴렌기와 T0의 조합을 나타내고, T0은 알킬렌기, 불소화알킬렌기, 카르보닐기, 설포닐기, 또는 이들의 조합을 나타내고, R1은 카르복실기, 아미노기, 또는 이미노기를 나타낸다. n1은 1 내지 6의 정수를 나타낸다.)로 표시되는 단위구조를 포함하는 폴리머(A), 및 적어도 2개의 이소시아네이트기 또는 블록이소시아네이트기를 가지는 화합물(B)을 포함하는 막형성 조성물. 폴리머(A)가, 식(1)로 표시되는 단위구조 또는, 이 식(1)로 표시되는 단위구조와 식(2):
BB로 표시되는 단위구조의 조합인 (A-1)구조를 포함하는 중합체이다.
Description
Claims (12)
- 제3항 또는 제4항에 있어서,
폴리머(A)는, (A-1)구조:(A-2)구조의 몰비가 10:90 내지 40:60이 되는 비율로 이들 구조를 포함하는 막형성 조성물.
- 제1항 내지 제5항 중 어느 한 항에 있어서,
폴리머(A)의 중량평균분자량이 500 내지 5000000인 막형성 조성물.
- 제1항 내지 제6항 중 어느 한 항에 있어서,
폴리머(A) 중의 카르복실기, 아미노기, 또는 이미노기의 1몰에 대하여, 적어도 2개의 이소시아네이트기 또는 블록이소시아네이트기를 가지는 화합물(B)의 이소시아네이트기 또는 블록이소시아네이트기가 0.5몰 내지 1.5몰이 되는 비율로 포함되는 막형성 조성물.
- 제1항 내지 제7항 중 어느 한 항에 있어서,
용제를 추가로 포함하는 막형성 조성물.
- 제1항 내지 제8항 중 어느 한 항에 기재된 막형성 조성물의 경화막으로 이루어진 절연막.
- 폴리실록산을 포함하는 밀착강화막 형성 조성물을 기판에 도포하고 경화하여 밀착강화막을 형성하고, 그 위에 제1항 내지 제8항 중 어느 한 항에 기재된 막형성 조성물을 도포하여 경화하는 공정을 포함하는 절연막의 제조방법.
- 제9항 또는 제10항에 있어서,
박화한 웨이퍼의 연마면을 피복하는 막으로서 이용되는 절연막.
- 제9항 또는 제10항에 있어서,
박화한 웨이퍼의 회로가 형성된 회로면을 보호하는 막으로서 이용되는 절연막.
