Claims (8)
- 연속 기포 구조를 구비하는 발포층을 갖는 흡착 임시 고정 시트이며,
표면 저항률이 1.0×104Ω/□ 내지 1.0×1010Ω/□이고,
해당 발포층의 표면의, -30℃에서 18시간 후의 실리콘 칩 수직 접착력을 V1(N/1㎝□), 23℃에서 18시간 후의 실리콘 칩 수직 접착력을 V2(N/1㎝□), 80℃에서 18시간 후의 실리콘 칩 수직 접착력을 V3(N/1㎝□)이라고 하고,
해당 발포층의 표면의, -30℃에서 18시간 후의 실리콘 칩 전단 접착력을 H1(N/1㎝□), 23℃에서 18시간 후의 실리콘 칩 전단 접착력을 H2(N/1㎝□), 80℃에서 18시간 후의 실리콘 칩 전단 접착력을 H3(N/1㎝□)이라고 한 때,
V1<H1, V2<H2, V3<H3인,
흡착 임시 고정 시트.
여기서, 실리콘 칩 수직 접착력은, 평활한 스테인리스판 상에 흡착 임시 고정 시트의 평가면의 반대면을 실리콘 점착 테이프로 고정하고, 그라인더(디스코사제, DFG8560)로 연삭하여 다이싱 쏘(디스코사제, DFD6450)로 1㎝□로 개편화한 두께 300㎛의 실리콘 칩의 연삭면을 흡착 임시 고정 시트에 2㎏ 롤러를 1왕복시켜 접합하고, -30℃, 23℃, 80℃에서 각각 18시간 양생하고, 23℃에서 2시간 정치시키고, 서보 펄서(시마즈 세이사쿠쇼사제, 컨트롤러 4890, 로드셀 MMT-250N)를 사용하여 20㎜φ의 어댑터의 선단에 양면 테이프(닛토 덴코사제, No.5000NS)를 첩부한 상태에서, 0.05N의 하중이 걸릴 때까지 압축 속도 0.01N/sec로 수직 방향으로 실리콘 칩의 미러면(연삭면의 반대면)을 압축하고, 10㎜/sec로 박리한 때의 최대 하중이다.
또한, 실리콘 칩 전단 접착력은, 평활한 스테인리스판 상에 흡착 임시 고정 시트의 평가면의 반대면을 실리콘 점착 테이프로 고정하고, 그라인더(디스코사제, DFG8560)로 연삭하여 다이싱 쏘(디스코사제, DFD6450)로 1㎝□로 개편화한 두께 300㎛의 실리콘 칩의 연삭면을 흡착 임시 고정 시트에 2㎏ 롤러를 1왕복시켜 접합하고, -30℃, 23℃, 80℃에서 각각 18시간 양생하고, 23℃에서 2시간 정치시키고, 포스 게이지(니덱 심포사제, FGPX-10)를 사용하여 실리콘 칩의 측면을 1㎜/sec의 속도로 눌러 측정되는 전단 접착력이다. - 제1항에 있어서, 상기 V1이 8N/1㎝□ 이하인, 흡착 임시 고정 시트.
- 제1항 또는 제2항에 있어서, 상기 H1이 0.5N/1㎝□ 이상인, 흡착 임시 고정 시트.
- 제1항 내지 제3항 중 어느 한 항에 있어서, 상기 V2가 10N/1㎝□ 이하인, 흡착 임시 고정 시트.
- 제1항 내지 제4항 중 어느 한 항에 있어서, 상기 H2가 0.6N/1㎝□ 이상인, 흡착 임시 고정 시트.
- 제1항 내지 제5항 중 어느 한 항에 있어서, 상기 V3이 12N/1㎝□ 이하인, 흡착 임시 고정 시트.
- 제1항 내지 제6항 중 어느 한 항에 있어서, 상기 H3이 0.7N/1㎝□ 이상인, 흡착 임시 고정 시트.
- 제1항 내지 제7항 중 어느 한 항에 있어서, 상기 발포층의 겉보기 밀도가 0.15g/㎤ 내지 0.90g/㎤인, 흡착 임시 고정 시트.
