Claims (7)

  1. 전계효과 트랜지스터(5)로서 구성된 초단증폭부와, 각각 직렬연결된 인덕턴스소자(6)와 가변용량소자(7)로서 구성된 직렬회로부로서 구성된 집적된 복수의 회로부품을 갖는 마이크로파집적회로에 있어서, 상기 직렬회로부의 한쪽끝은 상기 전계효과 트랜지스터(5)의 소오스에 연결되고 다른한쪽끝은 접지된것을 특징으로 하는 마이크로파집적회로.
  2. 제1항에 있어서, 외부 입력신호에 의해 가변용량소자(7)의 캐패시턴스를 제어하기위한 제어부를 포함한 것을 특징으로하는 마이크로파집적회로.
  3. 제2항에 있어서, 상기의 제어하기위위한 제어부는 각각의 한쪽끝이 직렬로 연결되어 상기의 가변용량소자(7)와 상기의 인덕턴스소자(6)의 연결부에 연결되고 다른 한쪽끝은 외부단자(10)에 연결된 마이크로스트립(8)과 저항(9)의 회로로서 구성된 것을 특징으로하는 마이크로파 집적회로.
  4. 제1항에 있어서, 상기 전제효과 트랜지스터(5)의 게이트가 상기 마이크로파 집적회로의 입력단자(1)에 전기적으로 연결된것을 특징으로하는 마이크로파 집적회로.
  5. 제1항에 있어서, 상기의 가변용량소자(1)는 가변용량 다이오우드로서 구성된 것을 특징으로하는 마이크로파 집적회로.
  6. 제3항에 있어서, 상기의 인덕턴스소자(6)는 마이크로스트립으로서 구성된것을 특징으로하는 마이크로파 집적회로.
  7. 제2항에 있어서, 상기의 마이크로파 집적회로를 제어하는 방법은 상기 가변용량소자(7)의 캐패시턴스를 L/1/W2C을 만족시키는 범위에서(여기서, L은 상기 인덕턴스소자(6)의 인덕턴스, W는 사용주파수 대) 변화시키는 것을 특징으로하는 마이크로파 집적회로.
