Abstract

화학기상 증착장치에서 균일한 가스 분포를 위하여 사용하는 샤워 헤드(Shower Head)가 개시되어 있다.
본 발명은 화학기상 증착장치의 반응 챔버내로 유입되는 가스 분포의 균일도를 높이기 위하여 중앙부로부터 일정간격 이격되어 동심원으로 배치된 다수의 홈(hole)을 구비한 샤워 헤드(Shower Head)에 있어서, 상기 챔버내의 웨이퍼 상에 증착되는 피착물의 두께 및 면 저항의 균일도(uniformity)를 향상시키기 위하여, 상기 샤워 헤드의 중앙부에 배치된 홀(hole)의 갯수를 그 외주면에 위치한 홀의 갯수에 비해 1/2로 감소시킨 것을 특징으로 한다.

Claims (1)

  1. 화학기상 증착장치의 반응 챔버내로 유입되는 가스 분포의 균일도를 높이기 위하여 중앙부로부터 일정간격 이격되어 동심원으로 배치된 다수의 홀(hole)을 구비한 샤워 헤드(Shower Head)에 있어서, 상기 챔버내의 웨이퍼 상에 증착되는 피착물의 두께 및 면 저항의 균일도(uniformity)를 향상시키기 위하여, 상기 샤워 헤드의 중앙부에 배치된 홀(hole)의 갯수를 그 외주면에 위치한 홀의 갯수에 비해 1/2로 감소시킨 것을 특징으로 하는 샤워 헤드.
