Abstract

엘보우 패턴의 코너부위를 웨이퍼 상에 충실히 구현하기 위한 패턴 형성방법이 기재되어 있다. 이는, 패턴의 코너부위가 직각에 가까운 엘보우 패턴의 코너부위에, 투과하는 빛의 위상을 반전시키는 더미패턴을 삽입하는 것을 특징으로 한다. 따라서, 직각을 이루는 두 부위에서의 빛의 근접효과에 의한 패턴의 라운딩현상을 방지할 수 있다.
