Opis wynalazkuDescription of the invention
The present invention relates to a quantum dot device for the generation of coherent far infrared radiation and a method for producing inversion of occupations in an electric field infused quantum dot matrix in a narrow quantum well in a semiconductor heterostructure.
Samo-rosnące kropki kwantowe wiążą równocześnie i elektrony i dziury, zaś w przypadku lasera ekscytonowego światło powstaje w wyniku rekombinacji promienistej pary elektron-dziura w kropce kwantowej. From US Patent No. 6,346,431, a quantum dot device operating in the near infrared range and a method for its production are known. This device is a diode and has a layered structure, and the quantum dots used there are called self-growing GaAs / InAs dots. They are produced in such a way that the first indium arsenide wetting layer is applied to the gallium arsenide substrate, and then the gallium arsenide layer heavily doped with indium In (x) Ga (1-x) As, which undergoes spontaneous transformation due to the network mismatch. into small lumps of large size called GaAs / InAs self-growing quantum dots. Thereafter, a buffer layer is applied to which a barrier layer of undoped gallovaluminum arsenide in the form of Al (y) Ga (1-y) As is applied. On both sides of the layer structure, electrodes are applied, each of which is made on a substrate of the doped contact layer. The electrodes are connected to a power source. The emission of infrared (near infrared) radiation occurs when the electrodes are connected to a power source (in a photoluminescent diode system) or the substrate is irradiated with gallium arsenide. In order to produce coherent photons, excitons, i.e. electron-hole pairs in self-growing quantum dots, are used there. Self-growing quantum dots simultaneously bind both electrons and holes, while in the case of an exciton laser, light is created as a result of recombination of the radiant electron-hole pair in the quantum dot. The energy of the photon is then of the semiconductor's band gap, which corresponds to the red or near infrared radiation of the GaAs / InAs dots.
The exciton laser on self-growing quantum dots, known from US Patent No. 6,346,431, is characterized by a low injection current level and a higher operating temperature compared to conventional semiconductor lasers, which results from the weakening of the interaction of carriers bound in quantum dots with crystalline phonons. Better performance of quantum dot lasers is also generally due to the discretization of quantum levels leading to a favorable concentration of the density of states.
The essence of the device is that the layered structure is embedded between metal electrodes, the bottom electrode of which is made of a continuous conductive layer, while the upper electrode is made of a perforated metal layer. The layer structure with electrodes is a capacitor in which between the metal electrodes on the substrate there is a lower barrier and an upper barrier, and between the barriers there is a quantum well. The shape and size of the upper electrode holes determine the electron-binding potential in the small nanometer-sized regions of the quantum well that constitute quantum dots.
Korzystnie podłoże wykonane jest z arsenku galowo-glinowego Al0,3Ga0,7As domieszkowanego chromem Cr, bariera dolna i górna z warstwy niedomieszkowanego arsenku galowo-glinowego w postaci Al0,3Ga0,7As, natomiast studnia kwantowa z warstwy arsenku galu GaAs.Preferably, the substrate is made of Al0.3Ga0.7As gallium arsenide doped with Cr chromium, the lower and upper barrier is made of an undoped layer of gallium aluminum arsenide in the form of Al0.3Ga0.7As, while the quantum well is made of a GaAs gallium arsenide layer.
The essence of the method is that the voltage control signal fed to the electrodes is cyclically switched on and off, between which a semiconductor heterostructure with a thin quantum well is placed, in which a spatially modulated electric field, with a perforated electrode, binds electrons in small areas of quantum dots, in as a result, an inversion of the occupations of electron states in these dots is obtained. Coherent far-infrared photons with a wavelength corresponding to the energy distance between states in quantum dots are then emitted, with the voltage control signal being turned on quickly and nonadiabatically.
Sygnałem sterującym, którym włącza się i wyłącza cyklicznie matrycę kropek kwantowych, wytwarza się narastającą liczbę koherentnych fotonów promieniowania podczerwonego w przestrzeni pomiędzy lustrami rezonatora optycznego aż do uzyskania w rezonatorze promieniowania koherentnego o pożądanej mocy. The control signal, which turns the quantum dot matrix on and off cyclically, generates an increasing number of coherent photons of infrared radiation in the space between the mirrors of the optical resonator until the resonator is coherent with the desired power.
Wielowarstwową strukturę studni kwantowej wytwarza się w standardowy sposób, tzn. metodami epitaksji z wiązki molekularnej (MBI)The device according to the invention uses completely different quantum dots, namely quantum dots produced by means of an electric field, i.e. by electrostatic focusing of electrons in a thin Ga (Al) As quantum well. The thickness of the well is on the order of 2 nm, which provides a quasi-two-dimensional movement of electrons in the well. The multilayer structure of a quantum well is produced in a standard way, i.e. by molecular beam epitaxy (MBI) methods
Al0.3Ga0.7As barrier layers are applied with a GaAs thin layer between them. As a result of the shifts of the band edges in both materials, the GaAs layer forms a quantum well into which electrons flow from the additional Al0.3Ga0.7As layer doped with Cr chromium to the extent depending on the needs of electron density in the well. A thin continuous metal electrode is placed under the well structure, and a perforated electrode made by ion or electron lithography from a thin metal layer is placed above the well. These electrodes, when connected to an electric voltage, generate an appropriately modulated electric field distribution related to the perforation of the upper electrode, leading to a side binding potential for electrons in the quantum well, which is also a repulsive potential for holes. In contrast to the self-growing dots, empty dots caused by an electric field bind only electrons, not excitons.
Najistotniejszym elementem zgłaszanego wynalazku jest tutaj zupełnie nowy i oryginalny sposób pompowania układu, czyli uzyskiwania inwersji obsadzeń i wytwarzania koherentnych fotonów. Inwersję obsadzeń generuje to samo pole, które wytwarza kropki. Włączając, bowiem i wyłączając przyłożone do elektrod napięcie, w periodyczny sposób tworzymy i niszczymy matrycę kropek w studni kwantowej. The most important element of the proposed invention is a completely new and original method of pumping the system, i.e. obtaining inversion of occupations and producing coherent photons. The inversion of the fillings is generated by the same field that produces the dots. By switching on and off the voltage applied to the electrodes, we periodically create and destroy the matrix of dots in the quantum well. This means that the cyclically produced dots will be flooded with electrons from the quantum well, and during this process, an inversion of electron levels in the dots will be generated automatically: higher levels in dots will be occupied earlier and thus for some time there will be more electrons of a higher level than a lower one, that is, an inversion of occupations necessary for the generation of coherent radiation will be created. Forced emission from such a system placed in the resonator leads to a laser action, i.e. a forced jump of electrons in the dots to a lower level, and in this case, to the production of coherent far-infrared radiation, corresponding to the energy distance between the electron states in the quantum dots injected with the electric field.
Infrared light is widely used in each of its three areas: in the near infrared 0.7-2.5 μm - especially important in fiber optic practice due to the so-called telcom window, mid-infrared 2.5-50 μm and far-infrared 50-2000 μm. A far-infrared laser generates waves within the range of the rotational and vibration spectra of molecules. Thus, coherent far infrared light will find application, for example, in various material analyzers of molecular systems, such as gases and liquids, including research on atmospheric pollutants, where by using the highly selective nature of absorption by various substances in the far infrared range, it is possible to remotely analyze the local composition of the atmosphere using a coherent beam of appropriate infrared light.

Pomiędzy elektrodami 1 i 2 jest umieszczona heterostruktura półprzewodnikowa zawierająca cienką studnię kwantową 6 z GaAs umieszczoną pomiędzy warstwami barier 4 i 5 z arsenku galowo-glinowego Al0,3Ga0,7As. Sygnał sterujący doprowadzony do elektrod 1 i 2, wytwarza przestrzennie zmodulowane pole elektryczne zależne od kształtu, rozmiarów i gęstości perforacji elektrody górnej 2, w wyniku czego wytwarza się i wiąże elektrony w małych nanometrowych obszarach studni kwantowej 6, w postaci kropek kwantowych 7, które tworzą matrycę kropek kwantowych 7, gęstość powierzchniowa kropek 7 w przykładowej matrycy jest rzędu 1010 na 1 cm2.The method of producing the inversion of occupations in the matrix of quantum dots applied by the electric field consists in that between the electrodes 1 and 2, one of which is a perforated electrode 2, from the supply system 8, the voltage control signal is cyclically switched on and off through the control system 9. Between electrodes 1 and 2 is placed a semiconductor heterostructure containing a thin GaAs quantum well 6 sandwiched between the Al 0 , 3 Ga 0 , 7 As aluminum gallium arsenide layers 4 and 5. The control signal applied to electrodes 1 and 2 generates a spatially modulated electric field depending on the shape, size and density of the perforation of the upper electrode 2, as a result of which electrons are produced and bound in small nanometer areas of the quantum well 6, in the form of quantum dots 7 that form the quantum dot matrix 7, the surface density of the dots 7 in the exemplary matrix is of the order of 10 10 by 1 cm 2 .
Większe prawdopodobieństwo zalania górnego poziomu kropki 7, tj. dla poziomu energetycznego wzbudzonego ε1, któremu odpowiada stan kwantowy o charakterystyce kwadratu modułu funkcji falowej elektronu 15 na górnym, czyli wzbudzonym poziomie kropki kwantowej 10, niż poziomu energetycznego podstawowego s0, któremu odpowiada stan kwantowy o charakterystyce kwadratu modułu funkcji falowej elektronu na dolnym, czyli podstawowym poziomie kropki kwantowej 11, powoduje powstanie inwersji obsadzeń tych stanów w matrycy kropek kwantowych 7. Wymuszona emisja w układzie z inwersją obsadzeń prowadzi następnie do wzrostu liczby rezonansowych koherentnych fotonów 13 o energii równej odległości energetycznej sn-sa i odpowiadającej różnicy pomiędzy poziomem energetycznym wzbudzonym S1 i poziomem energetycznym podstawowym s0. Proces wzmacniania koherentnego promieniowania uzyskuje się pomiędzy lustrami rezonatora 14 dostosowanego do światła podczerwonego o długości fali odpowiadającej odległości energetycznej sj-sri· Proces wzmacniania promieniowania ustaje, gdy wszystkie elektrony 15 w kropkach 7 spadną na stan podstawowy kropek kwantowych 7. Wtedy należy kropki 7 wyłączyć i wszystkie elektrony 15 znowu znajdą się w studni kwantowej 6. Ponowne włączenie kropek kwantowych 7 pozwala powtórzyć cykl i zwiększyć liczbę rezonansowych koherentnych fotonów 13 pomiędzy lustrami rezonatora 14. Po wielokrotnym włączeniu i wyłączeniu matrycy kropek 7 uzyskuje się znaczną gęstość koherentnych fotonów 13, które następnie emituje się jako wiązkę promieniowania laserowego w zakresie dalekiej podczerwieni, o długości fali odpowiadającej odległości energetycznej s1-s0 między stanami energetycznymi wzbudzonym i podstawowym w kropkach kwantowych 7.The inversion of the occupations of electron states in quantum dots 7 is obtained as a result of a sudden, i.e. non-adiabatic, voltage between electrodes 1 and 2. The quantum dots 7 produced are energy wells for electrons 15 in quantum well 6 and are immediately flooded by electrons 15 from this well 6 Higher probability of flooding the upper level of the dot 7, i.e. for the energy level of the excited ε1, which corresponds to the quantum state with the square characteristic of the wave function module of electron 15 at the upper, i.e. the excited level of the quantum dot 10, than the energy level s 0 , which corresponds to the quantum state. characteristic of the square of the wave function module of the electron at the lower, i.e. the fundamental level of the quantum dot 11, causes the inversion of the occupations of these states in the quantum dot matrix 7. The forced emission in the system with inversion of the occupancy then leads to an increase in the number of resonant coherent photons 13 with an energy equal to the energy distance sn-sa and the corresponding difference between the excited energy level S1 and the base energy level s 0 . The process of amplifying the coherent radiation is obtained between the mirrors of the resonator 14 adapted to infrared light with a wavelength corresponding to the energy distance sj-sri. The radiation amplification process stops when all the electrons 15 in the dots 7 fall to the ground state of the quantum dots 7. Then the dots 7 should be turned off and all the electrons 15 will be back in the quantum well 6. Re-turning on the quantum dots 7 allows you to repeat the cycle and increase the number of resonant coherent photons 13 between the mirrors of the resonator 14. After switching the dot matrix 7 on and off, a significant density of coherent photons 13 is obtained, which then emits as a beam of laser radiation in the far infrared range, with a wavelength corresponding to the energy distance s 1 -s 0 between the excited and fundamental energy states in quantum dots 7.
W przykładzie parametry te zostały dobrane w taki sposób, aby każda kropka 7 miała dokładnie tylko dwa stany związane podstawowy i wzbudzony. Kropki te 7 mają średnicę rzędu 30 nm i głębokość energetyczną około 8 meV. Przejście między dwoma poziomami w takich kropkach kwantowych 7, w których odległość energetyczna s1zsa poziomów jest około 3 meV, odpowiada promieniowaniu w dalekiej podczerwieni o długości fali rzędu 0,1 mm.The spatially modulated electric field defines the cyclically appearing and then disappearing side binding potential for electrons, i.e. quantum dots 7. The size of the holes in the electrode 2 and the control signal are selected to obtain the desired size of the dots 7, i.e. their geometric diameter and energy depth . In the example, these parameters have been chosen such that each dot 7 has exactly only two ground and excited related states. These dots 7 have a diameter on the order of 30 nm and an energy depth of approximately 8 meV. The transition between the two levels in such quantum dots 7, in which the energy distance s1zsa of levels is about 3 meV, corresponds to far infrared radiation with a wavelength of 0.1 mm.
Powstawanie inwersjiThe nonadiabatic inclusion of the dots 7 ensures the inversion of the fillings, because only when the dots are turned on quickly enough, the energy level S1 is flooded by electrons 15 from the quantum well 6 with a greater probability than the basic energy level s? The time constraint forces the shape of the voltage signal, in the example solution an almost rectangular characteristic of the control signal 12. To meet the non-adiabatic condition, the switching time of 16 quantum dots should be in the order of 10 -12 s. Inversion formation
PL 203 033 B1 obsadzeń poziomów energetycznych w kropkach kwantowych 7 zachodzi, ponieważ prawdopodobieństwo zapełniania poziomu energetycznego wzbudzonego ε1 kropki 7 jest ponad dwukrotnie większe niż zapełniania poziomu energetycznego podstawowego §0, czyli spełniony jest warunek dla zachodzącego tu przypadku, gdy poziom energetyczny wzbudzony §·) kropki 7 jest dwukrotnie zdegenerowany. Zysk optyczny wyrażający się przyrostem koherentnych fotonów 13 we wnęce rezonatorowej, wzrasta gwałtownie w początkowym odcinku czasu emisji wymuszonej, następnie osiąga maksimum, po czym powoli zanika. Kropki 7 należy zatem wyłączyć po czasie utrzymywania kropek kwantowych 17 nie dłuższym niż czas odpowiadający osiąganiu maksimum zysku optycznego. Następnie należy je ponownie włączyć i proces powtórzyć. Wzrost liczby fotonów p dla czasu utrzymywania kropek kwantowych równego 10-10 s 21 w skali logarytmicznej wynosi około 7, wzrost liczby fotonów p dla czasu utrzymywania kropek kwantowych równego 10-9 s 22 w skali logarytmicznej wynosi około 6 a wzrost liczby fotonów p dla czasu utrzymywania kropek kwantowych równego 10-8 s 23 w skali logarytmicznej wynosi około 5.PL 203 033 B1 of filling energy levels in quantum dots 7 occurs because the probability of filling the energy level of the excited ε1 dot 7 is more than twice as high as filling the energy level of the base §0, i.e. the condition for the case where the excited energy level § ·) is fulfilled dots 7 is degenerate twice. The optical gain, expressed by the increase of coherent photons 13 in the resonator cavity, increases rapidly in the initial period of the stimulated emission time, then it reaches its maximum, and then it slowly decays. The dots 7 should therefore be turned off after the quantum dots 17 are held for no longer than the time corresponding to the maximum optical gain. Then turn them back on and repeat the process. The off time of quantum dots 18 and the time distance between successive cycles 19 are chosen so as to allow the electrons 15 released from the dots 7 to reach thermal equilibrium in the quantum well 6, which makes it possible to restore the initial state equal before each successive switch on of the dot matrix 7. Reaching thermal equilibrium of the electrons 15 released from the dot 7 after their shutdown, occurs in the quantum well 6 relatively quickly, especially at higher temperatures when a significant part of phonons in termalizacji electron quantum well 15. 6, at 300 K after a period of several 10 to 12 s there is an equilibrium distribution of energy states. Fast electron thermalization processes in quantum well 6 occur as a result of interaction with phonons, the interaction channel with elongated optical phonons is particularly effective. The time distance between successive cycles 19 must in particular be longer than the thermalization time of the electrons 15 released from the dots 7 after they have been switched off. The shutdown time of the quantum dots 18 may also be longer, as shutdown need not be non-adiabatic. The thermalization time of the electrons bound in the dots 7 due to their location is preferably at least an order longer than in the quantum well, which is important to avoid non-radiative discharging of the inversion of occupations in the dots 7 with the participation of phonons while holding the quantum dots 17. After reaching the thermal equilibrium of electrons 15 in quantum well 6, the whole system is ready for the next cycle of dots 7 inclusion and another energy transfer to the coherent photons 13 in the resonator using the inversion of the dot matrix 7 occupations, as in the previous cycle. The rate of the stimulated emission is proportional to the density of the coherent photons 13, so it increases with each of the successive cycles, which leads to a shortening of the time to reach the maximum optical gain in subsequent cycles. With a sufficiently short holding time of the quantum dots 17 between the turning on and off of the dot matrix 7 for the characteristics of the control signal 12, an increase in the number of photons p is observed after many successive cycles as a function of time t, for three different holding times of the quantum dots 17. Increase in the number of photons p for the holding time of 10 -10 s 21 on a logarithmic scale is approximately 7, the increase in the number of p photons for the holding time of 10 -9 s 22 on a logarithmic scale is approximately 6 and the increase in the number of photons p for the holding time of quantum dots equal to 10-8s23 on a logarithmic scale is approximately 5.
Nałożone wymagania czasowe na sygnał sterujący włączaniem i wyłączaniem matrycy kropek kwantowych 6 poprzez przyłożony zmienny napięciowy sygnał sterujący do elektrod 1 i 2 prowadzą do wysokoczęstotliwościowych technik przełączania. Inne ograniczenie to czas RC ładowania kondensatora, który nie powinien być większy niż kilka 10-12 s.The work of the laser consists, therefore, of successively repeated cycles, during which quantum dots 7 are turned on, filled with 15 electrons and an inversion of occupants is automatically obtained, which triggers the laser action in the resonator, and then the dots 7 are turned off, and then the cycle is repeated. With each successive cycle, the number of coherent photons 13, corresponding to the transition between the excited and ground states in dots 7 increases, and after a sufficiently large number of cycles, the intensity of the infrared wave in the resonator reaches the value desired for the laser pulse. The time requirements imposed on the control signal for turning on and off the quantum dot matrix 6 via the applied variable voltage control signal to electrodes 1 and 2 lead to high frequency switching techniques. The high-frequency behavior of the capacitor system is different from the static one and in order to avoid inhomogeneous resonance corrections, the surface of electrodes 1 and 2 should not exceed 3.5 10 4 μτπ. Another limitation is the RC time of charging the capacitor, which should not be more than a few 10 -12 s.
Pracę lasera przeanalizowano w temperaturze 300 K, ale maksimum inwersji obsadzeń, a zatem i maksimum zysku optycznego występuje przy niższej temperaturze około 180 K, dla której współczynnik inwersji obsadzeń obliczony jako różnica pomiędzy prawdopodobieństwem zapełniania stanu wzbudzonego (podwójnie zdegenerowanego) a zdwojonym prawdopodobieństwem zapełniania stanu podstawowego, wynosi 0,000748, natomiast dla temperatury 300 K współczynnik ten wynosi 0,000176 przy gęstości powierzchniowej kropek 1010 na 1 cm2 i podobnej gęstości elektronów w studni kwantowej 6.The laser operation was analyzed at a temperature of 300 K, but the maximum of the occupancy inversion, and thus the maximum of the optical gain, occurs at a lower temperature of about 180 K, for which the occupancy inversion factor is calculated as the difference between the probability of filling the excited state (doubly degenerate) and the double probability of filling the ground state , is 0.000748, while for a temperature of 300 K, this coefficient is 0.000176 with an area density of 10 10 dots per 1 cm 2 and a similar electron density in quantum well 6.
