A method for cleaning microelectronic substrates without causing damage. Corrosion of any significant metal, this substrate contains photoresist polymer material and/or residue and metal, this procedure involves contact of the substrate with a cleaning mixture for a period sufficient to clean this substrate, whereby the cleaning mixture contains: (a) water, (b) at least one ammonium and quaternary ammonium ions, and (c) at least one hypophosphite (H2PO2) and/or phosphite (HPO32) ions. 31. The method under claim 30 in which the cleaning mixture contains water with at least one ammonium, hypophosphite and ammonium phosphite. 32. The method under claim 31 in which the cleaning mixture is additionally composed of hydrogen fluoride. 35. The method under claim 30 in which the cleaning mixture is additionally composed of at least one additional component selected from the group of organic solvents and oxidizing agents. 36. The method under claim 32 in which the cleaning mixture is additionally composed of at least one additional component selected from the group of organic solvents and oxidizing agents. 37. The method under claim 34 in which the cleaning mixture is additionally composed of at least one additional component selected from the group of organic solvents and oxidizing agents. 38. Method under claim 31 in which the cleaning mixture contains approximately 1.8 to approximately 6% by weight of ammonium hypophosphite, ammonium phosphite, or a mixture of both, and approximately 89 to approximately 98% by weight of water compared to the weight of the mixture. 48.
