Abstract
Предлагаемый тонкопленочный солнечный элемент содержит прозрачную пленочную подложку, выполненную из органического материала. На подложке сформированы металлические электродные слои, слой полупроводника Іп2О3:SnО2 с проводимостью n-типа, слой полупроводника InP с проводимостью p-тип, легированного цинком, и слой цинка между слоем полупроводника InP и металлическим электродным слоем. Предлагаемый солнечный элемент отличается улучшенными рабочими характеристиками и повышенным коэффициентом полезного действия.
