曰月糸田 β スパッ夕リング装置および成膜方法 技術分野
本発明は、 スパッタリング装置および当該スパッ夕リング装置を用いた成膜方 法に関する。 背景技術
近年の半導体デバイスの高集積化や、 配線パターンの微細化に伴い、 スパッ夕 リング法を用いてコンタク ト孔およびビア孔等に効率よく配線膜を形成すること が困難になりつつある。
標準的なマグネトロン式スパッタリング装置において、 上記の微細な孔を有す る半導体ウェハ表面に成膜を行った場合、 孔の入り口部分にオーバ一ハングが生 じ、 ボトムカバリッジ率が損なわれるという問題がある。
この問題を解決するためにコリメーシヨンスパッ夕リング法、 遠隔スパッタリ ング法等の技術が開発されている。 また、 セルフスパッタリング (自己スパッタ リング) 法も、 コリメ一シヨンスパッタリング法および遠隔スパッタリング法に ない長所を有しているので、 このような問題を解決する今後の技術として有望で ある。
セルフスパッタリング現象は、 ターゲットをスパッタリングする粒子が、 夕一 ゲットからスパッ夕リングされた粒子自体によって行われる現象をいう。 この現 象を成膜に利用するためには、 まず、 アルゴンをプロセスガスとして導入して、 スパッタリング粒子を発生させる。 セルフスパッタリングに移行した後に、 プロ セスガスの供給を停止して、 セルフスパッタリングのみによってスパッタリング が進行するようにすることが必要である。 しかしながら、 セルフスパッ夕リングの発生メカニズムには解明されていない 部分もあるので、 セルフスパッタリングを安定して制御することが課題として残 されている。
そこで、 本発明の目的は、 セルフスパッタリングを安定に生じさせるために適 切な磁場を発生可能なスパッタリング装置を提供することにある。 発明の開示
発明者は、 セルフスパッタリングを成膜技術に適用するために様々な試行錯誤 を行ってきた。 その結果として、 発明者は、 以下のことを見出した。
従来のスパッタリング装置では、 スパッタリング用ターゲッ ト表面に平行な方 向の磁場成分を高めるように設計を行っていた。 しかしながら、 セルフスパッ夕 リングを発生し易くするためには、 ターゲット表面に垂直方向の磁場成分を水平 方向の磁場成分に比べて高くすることが必要である。
一方、 セルフスパッタリングを発生し易い垂直方向の磁場成分を高くすると、 アルゴンの放電電圧を低電圧化し難くなる。 このため、 スパッタリングを維持す るために必要なプラズマの発生がセルフスパッ夕リングに移行する途中で途切れ てしまう場合があることが分かった。
したがって、 発明者は、 このような問題を解決するためには、 スパッタリング のための磁場を適切に発生し、また制御することが必要であるとの結論に至った。 そこで、 本発明を以下のような構成とした。
本発明に係わるスパッタリング装置は、 (1 )真空チャンバと、 (2)チャンバを減 圧するための減圧手段と、(3)真空チャンバ内にプロセスガスを供給するためのガ ス供給手段と、 (4)基板支持部と、 (5 )スパッタリングターゲットと、 (6 )マグネト ロンュニットと、 を備える。
このようなスパッタリング装置において、 基板支持部は、 真空チャンバ内にお いて基板を支持するように設けられている。 スパッタリングターゲットは、 基板 支持部にエロ一ジョン面が対面するように設けられている。 マグネトロンュニッ トは、 ターゲッ トに関して基板支持部と反対側に設けられている。 マグネトロン ュニッ 卜は、 複数のサブュニットを含む。
以下に示されるようなマグネトロンュニットの形態は、 スパッ夕リング夕ーゲ ッ卜からスパッ夕された粒子がスパッタリングターゲッ卜からスパッ夕を引き起 こすために好適である。
本発明に係わるスパッタリング装置では、 第 1のマグネット部は第 1のマグネ ットを有し、 この第 1のマグネットは第 1の磁極を示す一端をターゲッ卜に向け て配置されている。 第 2のマグネット部は第 2のマグネットを有し、 この第 2の マグネッ トは第 2の磁極を示す一端をターゲットに向けて配置されている。 各サ ブュニットは、 第 1および第 2のマグネットを支持する第 1の磁性部材を含むこ とができる。 第 1および第 2のマグネットは、 第 1の磁性部材を介して磁気回路 を構成する。
また、 本発明に係わるスパッタリング装置では、 第 1のマグネット部は、 第 3 のマグネットおよび第 2の磁性部材を備えることができる。第 3のマグネットは、 第 1の磁極を示す一端をタ一ゲットに向けて第 1のマグネットに隣接するように 配置されている。 第 2の磁性部材は、 第 3のマグネヅトを支持している。
このようなマグネトロンユニットにおいて、 複数のサブユニットの各々は、 第 1のマグネット部および第 2のマグネヅト部を有している。 第 1のマグネット部 は、 第 2のマグネッ ト部の磁気量よりも大きい磁気量を有している。 このため、 第 1のマグネット部からの磁束の一部は、 第 2のマグネット部に到達する。 この 磁束に基づく磁場は、 ターゲットのエロージョン面の近傍において、 主に、 この エロージョン面に平行な磁場成分を有する。 一方、 上記磁束の残りの部分に基づ く磁場は、 主に、 エロージョン面に垂直な磁場成分を有する。
さらに、 本発明に係わるスパッタリング装置では、 複数のサブユニットの各々 は、 第 1のマグネッ トと、 第 2のマグネットと、 第 1の磁性部材と、 第 4のマグ ネットと、 第 5のマグネッ トと、 第 3の磁性部材とを含む。
第 1のマグネットは、 第 1の磁極を示す一端を夕ーゲッ卜に向けて配置されて いる。 第 2のマグネットは、 第 2の磁極を示す一端をターゲットに向けて配置さ れている。 第 1および第 2のマグネットは、 第 1の磁性部材によって支持され、 この第 1の磁性部材を介して磁気回路を構成する。 第 4のマグネットは、 第 1の 磁極を示す一端を夕一ゲッ 卜に向けて配置され、 第 1のマグネッ卜に隣接するよ うに設けられている。 第 5のマグネットは、 第 2の磁極を示す一端をターゲット に向けて設けられている。 第 4および第 5のマグネットは、 第 3の磁性部材によ つて支持され、 この第 3に支持部材を介して磁気回路を構成する。 なお、 第 5の マグネットを第 4のマグネッ トに関して第 1のマグネッ 卜の反対側に配置するこ ともできる。
第 1のマグネッ卜の一端に関連する磁束は、 第 2のマグネットの一端に到達す る。 また、 第 4のマグネットの一端に関連する磁束は第 5のマグネットの一端に 到達する。 これらの磁束は、 ターゲットのエロ一ジョン面の近傍において、 この エロージョン面に平行な方向に伸びる。このため、これらの磁束に基づく磁場は、 主に、 エロージョン面に平行な磁場成分を有する。 第 1および第 4のマグネット の一端は、それぞれ同じ磁極を示し、隣接するように設けられている。このため、 これらのマグネッ卜のそれぞれ隣接部分からの磁束は、 相互に影響し合ってエロ —ジョン面に垂直な方向へ伸びる。 この磁束に基づく磁場は、 主に、 エロージョ ン面に垂直な磁場成分を有する。
さらに、 本発明の係わるスパッタリング装置では、 複数のサブユニットの各々 は、 第 6のマグネット、 第 7のマグネット、 第 6および第 7のマグネットを支持 する第 4の磁性部材、 並びに第 5の磁性部材を有する。
第 6のマグネットは、 第 1の磁極を示す一端および第 2の磁極を示す他端を有 し、 その一端をターゲットに向けて配置されている。 第 7のマグネットは、 第 2 の磁極を示す一端を夕一ゲッ卜に向けて配置されている。 第 5の磁性部材は、 第 6のマグネットの一端部および他端部を磁気的に結合す るように設けられている。 このため、 第 6のマグネヅ トの一端部からの磁束の一 部は、 真空チャンバ内を通過することなく、 第 5の磁気部材内を通してその他端 部に到達する。 上記磁束の残りの部分に基づく磁場は、 第 7のマグネットの一端 に到達する。 この磁束に基づく磁場は、 ターゲットのエロージョン面の近傍にお いて、 主に、 このエロージョン面に平行な磁場成分を有する。 一方、 第 7のマグ ネットの一端に関連する残りの磁束に基づく磁場は、 主に、 エロージョン面に垂 直な磁場成分を有する。
このようなスパッタリング装置では、 プロセスガスは、 マグネトロンユニット によってエロ一ジョン面の近傍においてプラズマ化される。 このプラズマによつ て、 エロ一ジョン面からターゲット粒子がスパッタリングされる。 それそれのサ ブュニットは、 エロ一ジョン面に垂直方向の磁場成分が水平方向の磁場成分に比 ベて大きいような磁場をエロ一ジョン面の近傍とは異なる領域に発生する。 スパ ッ夕された粒子は、 磁場の垂直成分が水平成分に比べて優勢な真空チヤンバ内の 領域において効率的にイオン化される。 イオン化された粒子は、 エロージョン面 に向けて加速され、 エロージョン面に衝突すると別のスパッ夕リング粒子を生成 する。 故に、 セルフスパッタリングが連続的に生じる。
本発明におけるマグネトロンュニットでは、 エロージョン面が伸びる方向に沿 つて複数のサブュニッ 卜が配置されている。 マグネトロンュニヅトは、 ェロージ ヨン面から基板支持部に向かう軸方向に沿って順に位置する第 1および第 2の領 域に関して以下の特徴を有する。 第 1の領域においては、 エロ一ジョン面に平行 な方向の磁場成分がエロ一ジョン面に垂直な方向の磁場成分より大きい。 第 2の 領域おいては、 エロ一ジョン面に垂直な方向の磁場成分がエロ一ジョン面に平行 な方向の磁場成分より大きい。
本発明に係わるスパッタリング装置では、 スパッタリングターゲットは、 銅、 パラジウムおよび金の少なくともいずれかを含むことができる。これらに元素は、 セルフスパッタリング現象を生じやすい。
本発明に係わるスパッ夕リング装置では、 プラズマが生じた後にプロセスガス の供給量を減少させるための制御手段をさらに備えることができる。 これによつ て、 セルフスパッタリングへの移行可能になる。
また、 本発明に係わるスパッタリング装置では、 スパッタリングによる成膜の 際にプロセスガスの供給を停止するための制御手段をさらに備えることができる ( これによつて、 プロセスガスが存在しない空間を移動したセルフスパッ夕粒子が 基板へ与えられる。
本発明に係わるスパッ夕リング装置では、 ガス供給手段およびマグネ卜ロンュ ニットの作動を制御するための制御ユニッ トをさらに備えることができる。 制御 ュニットを備えるようにすれば、 ガス供給手段およびマグネトロンュニッ卜の作 動を相互に関連させて制御するを可能になる。 このため、 セルフスパッタリング を効率的に生じさせるための条件およびセルフスパッタリングへスムーズに移行 させるための条件をきめ細かく設定可能になる。
本発明に係わる成膜方法は、 真空チャンバ内に設けられたターゲットからスパ ッ夕リングされた粒子によって夕一ゲッ卜からスパッタリングされる粒子を用い て膜を形成する方法に関し、 以下の工程を備える。 この方法は、 (1 )ターゲットと 基板支持部とを結ぶ基準軸に直交する方向の磁場成分が基準軸に沿った方向の磁 場成分より大きな磁場をエロージョン面の近傍領域において発生し、 基準軸に沿 つた方向の磁場成分が基準軸に直交する方向の磁場成分より大きな磁場をタ一ゲ ッ卜と基板との間の領域に発生するマグネトロンュニットを準備する工程と、(2 ) 成膜されるべき表面を有する基板を真空チャンバ内に配置する工程と、(3 )真空チ ヤンバ内にプロセスガスを供給する工程と、(4)エロージョン面の近傍においてプ ロセスガスのプラズマを形成して、 ターゲッ卜からスパッタリング粒子を発生さ せるする工程と、(5 )プロセスガスの供給を停止した状態でターゲットからスパッ タリング粒子を堆積し基板に成膜する工程と、 を備える。 このように、 プロセスガスのプラズマをエロ一ジョン面近傍に形成すると、 ェ 口一ジョン面からスパッ夕リングされた粒子が生成される。 エロ一ジョン面と基 板支持部とを結ぶ基準軸に沿った磁場を夕ーゲットと基板との間の領域に発生す ると、 ターゲットからスパッタリングされた粒子がイオン化される。 イオン化さ れた粒子がエロ一ジョン面に達すると、 スパッタリングによって別の粒子を生成 する。 このようにして、 プロセスガスの供給を停止してもセルフスパッタリング が連続的に進行する。 ターゲッ 卜からセルフスパッタリングされた粒子の一部は 上記基準軸の沿って進行する。 基板の成膜されるべき表面に到達すると、 スパッ 夕リング粒子が順次に基板の表面に堆積される。
別の面によれば、 本発明に係るスパッタリング装置は、 チャンバ内に配設され たスパッタリングターゲットと、 チャンバ内を減圧する減圧手段と、 チャンバ内 にプロセスガスを供給するガス供給手段と、 スパッ夕リングターゲッ卜に電圧を 印可し、 チヤンバ内に供給されたプロセスガスをプラズマ状態とするプラズマ化 手段と、 スパッタターゲットに沿うように配設されたマグネトロンュニットとを 備え、 マグネトロンユニットは、 環状に配置された、 第 1の極性を有する第 1の マグネット部と、 第 1のマグネット部を囲むように環状に配置され、 第 1の極性 とは異なる第 2の極性を有すると共に、 この第 1のマグネット部の総磁気量より も犬なる総磁気量を有する第 2のマグネット部とを備えており、 ガス供給手段は プロセスガスがブラズマ状態となつた後に、 チャンバ内に供給するプロセスガス の供給量を減少させることを特徴とする。
第 1のマグネット部の総磁気量よりも犬なる総磁気量を有する第 2のマグネッ ト部を、 第 1のマグネット部を囲むように配して構成する。 これにより、 第 2の マグネット部から発せられる磁力線のうち、 一部は第 1のマグネット部との間に 閉じた磁気回路を形成し、 残りは、 スパッ夕ターゲットに相対して配設されるゥ ェハ側に向かって延びる状態となる。 このウェハ側に向かって延びる磁力線は、 発生したプラズマとチャンバ側壁との間に存在する状態となるので、 スパッタリ よってスパッ夕ターゲヅトから出る高いエネルギーを持った電子 ( 2次電 子) のうち、 エロージョン面に表出する磁場に捕集された電子が、 例えばチャン バ側壁側に設けられたシールド部材などの基準電位部材側へ流出してしまう現象 を十分に抑制することができ、 スパッタターゲッ 卜近傍の領域内に電子を効果的 に閉じ込めるように作用する。
さらに、 第 1のマグネット部に対して外側に位置する第 2のマグネット部の総 磁気量を、 第 1のマグネット部に比べて大とすることで、 スパッ夕ターゲットか らウェハ側に延びる磁力線が形成され、 この磁力線は、 ウェハ側に向かう被スパ ッ夕粒子から電子を脱離させて被スパッ夕粒子のイオン化を促進するように作用 する。 そして、 イオン化された被スパッ夕粒子は、 スパッ夕ターゲットに電圧が 印可されることによって形成される電界の作用により、 スパッタタ一ゲッ卜へ向 かうように運動方向を変え、 加速されてスパッタターゲットに衝突する。 この衝 突時のエネルギーによってスパッタターゲッ卜がスパッ夕リングされ、 いわゆる セルフスパッ夕リングの状況となる。
セルフスパッタリングが生じ始めると、 プロセスガスのプラズマ化に起因した 通常のスパッタリングと、 セルフスパッタリングが共存した状態 (遷移状態) と なる。 この状態から、 ガス供給手段によって、 チャンバ内に供給するプロセスガ スの供給量を減少させることで、 プロセスガスのプラズマ化に起因した通常のス パッ夕リングが減少傾向となる。 この際、 スパッ夕ターゲットからウェハ側に延 びる様に形成された磁力線の作用によって、 被スパッタ粒子のイオン化が促進さ れ、 より効果的にセルフスパッタリングを維持させることができる。
本発明のさらに他の面は成膜方法に向けられている。 この成膜方法で用いられ るスパッ夕リング装置は、チャンバ内に配設されたスパッ夕リング夕一ゲットと、 チャンバ内を減圧する減圧手段と、 チャンバ内にプロセスガスを供給するガス供 給手段と、 スパッタリングターゲッ トに電圧を印可し、 チャンバ内に供給された プロセスガスをプラズマ状態とするプラズマ化手段と、 スパヅ夕ターゲッ卜に沿 うように配設されたマグネトロンュニットとを備え、 マグネトロンュニッ トは、 環状に配置された、 第 1の極性を有する第 1のマグネット部と、 第 1のマグネッ ト部を囲むように環状に配置され、 第 1の極性とは異なる第 2の極性を有すると 共に、 この第 1のマグネット部の総磁気量よりも犬なる総磁気量を有する第 2の マグネット部とを備えている。 本成膜方法は、 減圧雰囲気下のチャンバ内にプロ セスガスを供給すると共に、 プロセスガスをプラズマ状態としてスパッ夕リング 夕一ゲッ 卜から被スパッ夕リング粒子を飛散させる第 1工程と、 この第 1工程に よってプロセスガスをプラズマ状態とした後に、 チヤンバ内に供給するプロセス ガスの供給量を減少させる第 2工程とを備えることを特徴とする。
第 1のマグネット部の総磁気量よりも大なる総磁気量を有する第 2のマグネッ ト部を、 第 1のマグネッ ト部を囲むように配して構成する。 これにより、 第 2の マグネット部から発せられる磁力線のうち、 一部は第 1のマグネッ ト部との間に 閉じた磁気回路を形成し、 残りは、 スパッ夕ターゲットに相対して配設されるゥ ェハ側に向かつて延びる状態となる。 このウェハ側に向かつて延びる磁力線は、 発生したプラズマとチャンバ側壁との間に存在する状態となるので、 スパッタリ ングによってスパッタタ一ゲッ 卜から出る高いエネルギーを持った電子 (2次電 子) のうち、 エロージョン面に表出する磁場に捕集された電子が、 例えばチャン バ側壁側に設けられたシールド部材などの基準電位部材側へ流出してしまう現象 を十分に抑制することができ、 スパッ夕ターゲット近傍の領域内に電子を効果的 に閉じ込めるように作用する。
さらに、 第 1のマグネット部に対して外側に位置する第 2のマグネッ ト部の総 磁気量を、 第 1のマグネット部に比べて大とすることで、 スパッタタ一ゲットか らウェハ側に延びる磁力線が形成され、 この磁力線は、 ウェハ側に向かう被スパ ッタ粒子から電子を脱離させて被スパッ夕粒子のイオン化を促進するように作用 する。 そして、 イオン化された被スパッ夕粒子は、 スパッ夕ターゲットに電圧が 印可されることによって形成される電界の作用により、 スパッタタ一ゲットへ向 かうように運動方向を変え、 加速されてスパッ夕ターゲットに衝突する。 この衝 突時のエネルギーによってスパッ夕夕ーゲッ 卜がスパヅ夕リングされ、 いわゆる セルフスパッ夕リングの状況となる。
セルフスパッタリングが生じ始めると、 プロセスガスのプラズマ化に起因した 通常のスパッタリングと、 セルフスパッタリングが共存した状態 (遷移状態) と なる。 この状態から、 ガス供給手段によって、 チャンバ内に供給するプロセスガ スの供給量を減少させることで、 プロセスガスのプラズマ化に起因した通常のス パヅタリングが減少傾向となる。 この際、 スパッ夕ターゲットからウェハ側に延 びる様に形成された磁力線の作用によって、 被スパッタ粒子のイオン化が促進さ れ、 より効果的にセルフスパッタリングを維持させることができる。
従って、 第 2工程によって、 チャンバ内に供給するプロセスガスの供給量を減 少させることにより、 通常のスパッタリングが減少傾向となり、 プロセスガスの 供給を停止した状況下では、 セルフスパッタリングのみよって成膜が行われる状 況となる。

以下、 図面と共に本発明の好適な実施形態について詳細に説明する。 なお、 全 図を通して同一または相当部分には同一符号を付す。
本発明の実施の形態に係るスパッタリング装置について説明する。 図 1は、 本 発明に従うマグネトロン式スパッタリング装置の概略構成図である。 図 2は、 複 数のサブュニッ卜の配置を示したマグネトロンュニッ卜の概略構成図である。 図 2は、 図 1の I— I断面における断面図でもある。
スパッ夕リング装置 1 0は、 内部に真空チャンバ 1 2を形成するハウジング 1 4と、 ハウジング 1 4の上部開口部を閉じるように配置されたターゲット 1 6を 備えている。 ハウジング 1 4およびターゲット 1 6は両方とも導電性材料から作 られているので、 ハウジング 1 4と夕ーゲット 1 6との間には絶縁部材 1 3 aが 挟まれている。 図 1に示す実施の形態では、 ハウジング 1 4は円形状の底面と、 この円形状の底面の周辺から所定の距離だけ延び出した管状部を有し、 例えば管 状部は円柱殻形状を有する。 ターゲッ ト 1 6の形状は円盤形である。 ターゲッ 卜 1 6の円形状の一表面 1 6 a (以下、 下面という) は、 スパッタリングによって エロージョンを受けるエロ一ジョン面となっている。
真空チャンバ 1 2内には、 基板支持手段(基板支持部ともいう)としてべディス タル 1 8が配置されている。 ぺデイスタル 1 8は、 真空チャンバ 1 2内において 基板 1 5を支持する。このため、ぺデイスタル 1 8は、処理されるべき基板 1 5、 例えば半導体ウェハ Wまたはガラス基板、 をその一表面 (以下、 上面という) 1 8 a上において保持する。 ぺデイスタル 1 8の上面 1 8 aは、 ターゲット 1 6の 下面(エロ一ジョン面) 1 6 aに対面するように設けられている。 ぺデイスタル 1 8上の所定の位置に保持された基板 1 5 (ウェハ W) の堆積されるべき面 1 5 a は、 ターゲット 1 6の下面 1 6 aに対して平行に配置される。 基板 1 5は、 その 中心がターゲット 1 6の中心に合うように、 つまり同軸に配置されている。 この 中心は、 形成された膜の面内均一性を向上させるために、 マグネトロンユニット の回転中心を一致していることが好ましい。 本実施の形態では、 ターゲット 1 6 の寸法、 およぺデイスタル 1 8とターゲット 1 6との間隔については、 従来の標 準的なスパッ夕リング装置と同様の値を有することができる。
スパッタリング装置 1 0は、 被スパッタリング粒子から真空チャンバ 1 2の内 壁面を保護するために、 被スパッタリング粒子が内壁面に到達するのを防止する シールド 2 6を有している。 シールド 2 6の一辺の縁部はハウジング 1 4と絶縁 部材 1 3 aとによって挟まれ、 シールド 2 6の一辺はハウジングの上部開口部の 縁端において固定されている。 シールド 2 6の別の辺は、 ぺデイスタル 1 8の側 面に至る。 別辺の縁部はぺデイスタル 1 8の側面に沿って絶縁部材 1 3 bを介し て固定されている。 このため、 シールド 2 6は、 ぺデイスタル 1 8と電気的に絶 縁されている。 シ一ルド 2 6は、 基準電位に接続されている。 ぺデイスタル 1 8 は、 キャパシ夕 1 9を介して基準電位、 例えば接地電位に接続されている。
ハウジング 1 4には排気ポート 2 0が形成されている。 本実施の形態の場合に は、排気ポ一ト 2 0には、クライオポンプ等の真空ポンプ 2 1が接続されている。 この真空ポンプ 2 1を作動させることによって、 真空チャンバ 1 2内を減圧する ことができる。 排気ポート 2 0および真空ポンプ 2 1は減圧手段を構成する。 プ ロセスガスとして、 アルゴンガスが、 供給ポート 2 2を通してプロセスガス供給 源 2 5から真空チャンバ 1 2内に供給される。 供給ポート 2 2は、 バルブ 2 3に よって開閉可能である。 このバルブ 2 3を開閉すると、 プロセスガスの供給の有 無および供給量並びに供給タイミングを制御できる。 供給ポート 2 2およびプロ セスガス供給源 2 5は、 プロセスガス供給手段を構成する。
ターゲッ卜 1 6およびシールド 2 6には、 プラズマ化手段として加速用電源 2 4の陰極および陽極がそれぞれ接続されいる。 真空チャンバ 1 2内にプロセスガ ス(アルゴンガス)を導入して、 夕一ゲヅト 1 6とシールド 1 8との間に電圧を加 えると、 グロ一放電が起こりプラズマ状態となる。 この放電によって発生したァ ルゴンイオンが夕ーゲット 1 6の下面 1 6 aに衝突すると、 ターゲット 1 6を構 成する原子 (被スパッタリング粒子) カ まじき出される。 このターゲット原子が ウェハ W上に到達して堆積されると、 ウェハ W上に膜が形成されていく。
ターゲット 1 6の下面 1 6 aと対向する面、 つまりターゲット 1 6の上面 1 6 bに対面して、 マグネトロンユニット 3 0が配置されている。 マグネトロンュニ ッ卜は、 夕一ゲット 1 6のエロ一ジョン面近傍のプラズマ密度を高めるように機 能する。
図 2は、 各マグネトロンユニットの配置位置を示すための平面図である。 図 1 および図 2を参照すると、 マグネトロンユニット 3 0は、 円形のベースプレート 3 2と、ベースプレート 3 2上に所定の配列で固定された複数のサブュニット(マ グネヅト) 3 4と、 を備える。ベ一スプレート 3 2は、 夕一ゲット 1 6の上方に配 置され、 その上面の中心には駆動用モー夕 3 6の回転軸 3 8が接続されている。 したがって、 駆動モ一夕 3 6を作動させてベースプレート 3 2を回転させると、 各マグネット 3 4はターゲッ ト 1 6の上面に沿って旋回して、 マグネット 3 4に よって発生される磁界が一力所に静止することを防止することができる。
図 3〜図 6は、 スパッ夕リング装置 1 0に適用可能なサブュニットを例示的に 示す。
図 3は、 1個のサブュニッ卜の部分を拡大したマグネトロンュニッ卜の断面図 である。 各サブユニット 3 4は、 図 3に明示するように、 磁性部材 4 0 aおよび 棒磁石 4 2 a、 4 4 aから構成されている。 磁性部材 4 0 aは、 磁性体から成る 平板状のヨーク部材であることができる。 棒磁石 4 2 a、 4 4 aの各々は、 一端 に S極および他端に N極を有する。 棒磁石 4 2 aは S極を示す一端を夕一ゲッ 卜 1 6に向けて配置され、 棒磁石 4 4 aは N極を示す一端をターゲットに向けて配 置されている。 棒磁石 4 2 aは N極を示す他端を磁性部材 4 0 aに接触させ、 棒 磁石 4 4 aは S極を示す他端を磁性部材 4 0 aに接触させて、 磁性部材 4 0 aの 各端部に固着されている。 2本の棒磁石 4 2 a、 4 4 aは同一方向に延び、 マグ ネット 3 4の全体形状は略 U字状となっている。 一方の棒磁石 4 2 aの自由端は N極、 他方の棒磁石 4 4 aの自由端は S極となっている。 また、 磁石 4 2 a、 4 4 aおよび磁性部材 4 0 aは磁気回路を構成するので、 これらは、 異なる磁極が 同一方向に向けられた一体の磁性体として機能する磁石手段を構成する。
図 3に示されたサブュニットでは、 第 1のマグネット部は磁石 4 4 aを備え、 第 2のマグネッ ト部は磁石 4 2 aを備える。 第 1のマグネット部(磁石 4 4 a )の 磁気量は、 第 2のマグネット部 (磁石 4 2 a )の磁気量より大きい。 このため、 磁 石 4 2 aの磁気量は、 磁石 4 4 aよりも小さい。 このため、 磁石 4 4 aの自由端 N極に関連する磁力線の一部は、 N極から伸び出しエロージョン面 1 6 aの近傍 を通過して、 磁石 4 2 aの自由端 S極に到達する。 磁石 4 4 aの自由端 N極に関 連する磁力線の残りの磁力線は、 N極からエロ一ジョン面 1 6 aに垂直な方向に 伸び出し真空チャンバ 1 2内(図 1参照)を通過して再び磁石 4 4 aの S極に至る。 図 4は、 1個のサブユニットの部分を拡大したマグネトロンユニットの断面図 である。 各サブユニット 3 4は、 図 4に明示するように、 磁性部材 4 0 b、 4 0 c、 棒磁石 4 2 b、 4 4 b、 4 2 cから構成されている。 磁性部材 4 0 b、 4 0 cは、 磁性体から成る平板状のヨーク部材であることができる。 棒磁石 4 2 b、 4 4 b , 4 2 cの各々は、一端に S極および他端に N極を有する。棒磁石 4 2 b、 4 4 b , 4 2 cは、 同じ磁気量を有することができる。 棒磁石 4 2 b、 4 2 cは Ν極を示す一端をターゲット 1 6に向けて配置され、 棒磁石 4 4 bは S極を示す 一端をターゲットに向けて配置されている。 棒磁石 4 2 bは S極を示す他端を磁 性部材 4 0 bに接触させ、 棒磁石 4 4 bは N極を示す他端を磁性部材 4 0 bに接 触させて、 磁性部材 4 0 bの各端部に固着されている。 棒磁石 4 2 cは S極を示 す他端を磁性部材 4 0 cに接触させて、 磁性部材 4 0 c、 例えばその一端部、 に 固着されている。 2本の棒磁石 4 2 b、 4 4 b、 4 2 cは、 共に同一方向に延び ている。 棒磁石 4 2 bの自由端は N極であり、 棒磁石 4 4 bの自由端は S極であ り、 追加の棒磁石 4 2 cの自由端は N極である。 また、 磁石 4 2 b、 4 4 bおよ び磁性部材 4 0 bは磁気回路を構成するので、 これらは異なる磁極が同一方向に 向けられた一体の磁性体として機能する磁石手段を構成する。 磁石 4 2 bの自由 端から伸び出した磁力線は、 磁石 4 4 bの自由端に到達する。 磁石 4 2 cおよび 磁性部材 4 0 cは磁気回路を構成するので、 これらは一体の磁性体として機能す る磁石手段である。 磁石 4 2 cの自由端 Nから伸し出した磁力線は、 磁性部材 4 0 cに到達する。
図 4に示されたサブユニットでは、 磁石 4 2 cは、 磁石 4 2 bに平行に配置さ れている。 第 1のマグネット部は磁石 4 2 b、 4 2 cを備え、 第 2のマグネット 部は磁石 4 4 bを備える。 第 2のマグネット部 (磁石 4 4 b )の磁気量は、 第 1の マグネッ ト部(磁石 4 2 b、 4 2 c )の磁気量より小さい。 このため、 第 1のマグ ネット部(磁石 4 2 b、 4 2 c )の自由端 N極に関連する磁力線の一部は、 N極か ら伸び出しエロージョン面 1 6 aの近傍を通過して、第 2のマグネット部(磁石 4 4 b )の自由端 S極に到達する。第 1のマグネット部から伸び出した磁力線の残り の部分は、 第 2のマグネット部へ到達することなく、 エロ一ジョン面 1 6 aに垂 直な方向、 つまりターゲット 1 6から基板支持部 18へ向かう方向に伸び、 真空 チャンバ 12内(図 1参照)を通過して再び第 1のマグネッ ト部に戻る。
図 5は、 1個のサブュニッ 卜の部分を拡大したマグネト!^ンュニッ卜の断面図 である。 各サブユニッ ト 34は、 図 5に明示するように、 磁性部材 40 d、 40 eおよび棒磁石 42 d、 42 e、 44 c, 44 dから構成されている。 磁性部材 40 d、 40 eは、 磁性体から成る平板状のヨーク部材であることができる。 棒 磁石 42 d、 42 e、 44 c, 44 dの各々は、 一端に S極および他端に N極を 有する。
棒磁石 42 d( 44 d)は N極を示す一端をターゲット 1 6に向けて配置され、 棒磁石 44 c( 42 e )は S極を示す一端を夕一ゲッ 卜に向けて配置されている。 棒磁石 42 d(42 d)は S極を示す他端を磁性部材 40 d(40 e)に接触させ、 棒磁石 44 c( 42 c 極を示す他端を磁性部材 40 d(40 e)に接触させて、 磁性部材 40 d(40 e)の各端部に固着されている。 2本の棒磁石 42 d(44 d )、 44 c( 42 θ;)は同一方向に延び、マグネヅ ト 34の全体形状は略 U字状磁 石となっている。 一方の棒磁石 42 d(44 d)の自由端は Ν極、 他方の棒磁石 4 4 c( 42 e )の自由端は S極となっている。また、磁石 42 d(44d)、 44 c(4 2 e)および磁性部材 40 d(40 e )は磁気回路を構成するので、これらは異なる 磁極が同一方向に向けられた一体の磁性体として機能する磁石手段を構成する。 また、 図 5に示されたサブユニットは、 磁石 42 d、 44 cおよび磁性部材 4 0 dからなるマグネッ トアセンブリと、 磁石 42 e、 44 dおよび磁性部材 40 eからなるマグネッ トアセンブリとを備える。これらのマグネットァセンブリは、 同じ磁極を夕一ゲッ 卜へ向けた棒磁石 42 d、 44 dを対面させ、例えば一列に、 配列されている。 各マグネットアセンブリは同じ磁気特性である場合でも、 同じ 磁極を示す磁石 42 dおよび磁石 44 dとが隣接して平行に配置されているので、 自由端 N極から伸び出す磁力線の一部は、 同じ極性を示す磁石が配置されている 方向には広がらずに、 エロ一ジョン面 16 aに垂直な方向に伸び出し真空チャン バ内(図 1の 1 2;)を通過してそれぞれの磁気回路の自由端 S極に至る。 磁石 4 2 d、 4 4 dの自由端 N極に関連する磁力線の残りの部分は、 それぞれ、 N極から 伸び出しエロ一ジョン面 1 6 aの近傍を通過して、 磁石 4 2 e、 4 4 cの自由端 S極に到達する。
図 6は、 1個のサブユニッ トの部分を拡大したマグネトロンユニットの断面図 である。 各サブユニッ ト 3 4は、 図 6に明示するように、 磁性部材 4 0 f、 4 0 gおよび棒磁石 4 2 f、 4 4 eから構成され、 図 5に示されたマグネットァセン プリと同様の構造のマグネットアセンブリと磁性部材 4 0 gとを有する。 磁性部 材 4 0 gは、 磁石 4 2: fの一方の磁極を示す一端部から他方の磁極を示す他端部 に沿って配置される。 このため、 磁性部材 4 0 gは、 磁石 4 2 f の一端部(S極) を磁性部材 4 0 f に磁気的に結合するように作用する。 つまり、 磁石 4 2 fの自 由端に関連する磁力線の一部は、 磁性部材 4 0 g内を通過し磁石 4 2 fの固定端 に到達する。 このため、 磁石 4 2 fの磁力線の一部は、 真空チャンバ 1 2内に伸 び出すことなく閉じる。 これに応じて、 磁石 4 4 eの関連する磁力の一部は、 N 極からエロージョン面 1 6 aに垂直な方向に伸び出し真空チャンバ内(図 1の 1 2 )を通過し磁気部材 4 0 gを介して再び磁石 4 4 eの S極に至る。磁石 4 4 eの 自由端 N極に関連する磁力線の残りの部分は、 N極から伸び出しエロージョン面 1 6 aの近傍を通過して、 磁石 4 4 eの自由端 S極に到達する。
再び、 図 2を参照すると、 各サブュニット 3 4 ( 3 4 ο , 3 4 i ) は、 これ らの自由端がそれぞれ夕一ゲット 1 6の下面 1 6 aに対向する面 1 6 bと対面す るように夕一ゲット 1 6の上方に配置されている。 このようなサブュニット 3 4 は、 ヨーク部材 4 0 a〜4 0 f の背面をベースプレート 3 2に接触させた状態で 適当な固定手段、 例えばねじ 4 6等によってベースプレート 3 2に固定されてい る。 かかる構成では、 サブユニッ ト 3 4は固定位置を自由に変更することが可能 である。
サブュニット 3 4の配置は種々考えられるが、 実施の形態では、 サブュニッ卜 3 4は図 2に示されるように二重の環状配列に成っている。全環状マグネッ トは、 内側環状マグネット 3 4 i群 (添え字 iは内側の環状配列を表す) および外側環 状マグネット 3 4 o群 (添え字 oは外側の環状配列を表す) からなる。 各サブュ ニッ ト 3 4 i、 3 4 oは、 ターゲット 1 6の下面 1 6 a近傍の空間に磁界を形成 することによって、 当該空間に形成されるプロセスガスのプラズマを制御するこ とができる。
図 7は、 図 3、 図 4および図 6に示されたサブユニットをスパッタリング装置 1 ◦に適用したときに発生される磁場を概略的に示している。 図 8は、 図 5に示 されたサブュニットをスパッタリング装置 1 0に適用したときに発生される磁場 を概略的に示している。 図 7および図 8では、 各サブユニット 3 4によって発生 される磁場を破線で示している。 それぞれのサブュニッ卜が発生する磁場 Hは、 エロ一ジョン面 1 6 aの近傍においては、この面 1 6 aに平行な方向の成分(平行 成分 H h )を主に有し、エロ一ジョン面 1 6 aから離れた空間では、 ターゲット 1 6から基板支持部 1 8に向かう軸(基準軸)方向の成分 (垂直成分 H v ) を主に有 する。
各サブュニットは、 エロージョン面 1 6 aとぺデイスタル 1 8の上面 1 8 aと の間にある真空チャンバ 1 2内の空間(以下、セルフスパッタリング空間という) に形成される磁場 Hの垂直成分 H vの水平成分 H hに対する比率を支配する。 な お、 マグネトロンユニット 3 0は駆動モー夕 3 6によって回転されるので、 各サ ブユニット 3 4 i、 3 4 oによって発生される磁場は実際のスパッタリング装置 では駆動軸 3 8の周りに回転している。 このため、 セルフスパッタリング空間に 基準軸と平行な磁場成分が効率的に発生される。
このようなスパヅ夕リング装置では、 マグネト口ンュニヅト 3 0によってプロ セスガスはエロージョン面 1 6 aの近傍においてプラズマ化される。 このため、 夕一ゲット 1 6のエロージョン面 1 6 aから被スパッ夕リング粒子が生成される。 また、 図 3〜図 6に示したようなサブュニットをマグネトロンュニッ卜に配置し たので、 エロ一ジョン面 1 6 aに垂直方向の磁場成分が水平方向の磁場成分に比 ベて大きいような磁場がエロージョン面 1 6 aの近傍とは異なる領域に発生され る。 スパッ夕された粒子は、 垂直成分が水平成分に比べて優勢な真空チャンバ 1 2内の領域において効率的にイオン化される。 このため、 イオン化された被スパ ッ夕リング粒子は、 エロ一ジョン面 1 6 aに向けて加速されエロージョン面 1 6 aに衝突すると、 別の被スパッタリング粒子を生成する。 このため、 セルフスパ ッ夕リングが連続的に生じる。
再び、 図 1を参照すると、 スパッタリング装置 1 0は、 制御器 2 9を備える。 制御器 2 9はマイクロコンピュータ、 夕イマ等を有しているので、 電流のオンお よびオフの制御、 電流値の変更等を時間的な制御も含めて行うことができる。 制 御器 2 9は、 バルブ 2 3、 加速用電源 2 4、 および駆動用モータ 3 6にも制御線 2 9 aを介して接続されている。 制御器 2 9は、 これらの機器を相互に関連させ ながら制御することができる。 このため、 プロセスガスの供給、 プロセスガスプ ラズマの発生、 セルフスパヅタリングへの移行、 等を所定のタイミングに対して 同期して制御することができる。
以下の説明では、 タ一ゲットは銅を主構成元素としている場合について説明す る。 つまり、 ウェハ W上には、 銅薄膜がスパッタリングによって堆積される。 し かしながら、 本実施の形態のスパッタリング装置 1 0が適用されるターゲット材 料としては、 銅に限られるものではない。 このほかの元素、 P d、 A u等でもセ ルフスパッ夕リングを利用して成膜可能である。
マグネトロンュニット 3 0が有する各サブュニット 3 4 ( 3 4 i、 3 4 ο )は、 図 7および図 8において破線を用いて示されるように、 トロイダル磁場 Αを形成 する。 この環状の磁場 Aは、 ターゲッ ト 1 6のエロ一ジョン面 1 6 a近傍におい ては、 この面 1 6 aに平行な磁場の成分 Hah (水平成分) が主要な成分である。 この磁場成分 Hahは、 ターゲヅト 1 6のエロージョン面 1 6 a近傍にアルゴンの 放電によって形成されるプラズマ密度を高めるように作用するので、 この磁場成 分 Hahが大きい領域 (図 1の破線領域 P ) では、 アルゴンによるスパヅ夕リング が促進される。 ところ力 この磁場成分 H ahは、 被スパッタリング粒子 C uに対 してはイオン化、 つまりプラズマ化を促進しない。
一方、 エロージョン面 1 6 aの近傍領域とは異なる場所にあるセルフスパッタ リング空間には、 サブユニッ ト 3 4が磁場 Βを生成する。 磁場 Βは、 この空間に おいて、 基準軸方向に向く磁場成分 (垂直成分) Hbvが主要な成分となる。 この 成分は、 エロージョン面 1 6 aに対して垂直な磁場成分 Hbvである。 この磁場成 分 Hbv は、 エロージョン面 1 6 aに対して垂直な速度成分を有する銅原子 C u (被スパッ夕リング粒子) から電子を脱離させて銅原子 C uのイオン化を促進す る作用がある。 このため、 磁場 Bは、 以下のように作用する。
まず、 アルゴンによってスパッタリングされた銅原子 C uは、 セルフスパッ夕 リング空間をウェハ Wに向かって進んでいく。 この途中で、 磁場 Bの垂直成分 H bv の作用を受けて、 銅原子 C uはある割合でイオン化され銅イオン C u +を生成 する。イオン化された銅 C u+は、 シールド 2 6から夕ーゲット 1 6へ向かう電界 と相互作用してクーロン力を受ける。 このため、 イオン化した時に持っていた運 動エネルギがポテンシャルエネルギに比較して小さい原子は、 ターゲット 1 6の エロ一ジョン面 1 6 aの向きに運動方向を変える。そして、 それぞれの C u +のポ テンシャルエネルギに応じて加速されて、 イオン化された時の運動エネルギと、 イオン化された時のポテンシャルエネルギとの和エネルギに応じた運動エネルギ でエロージョン面 1 6 aに衝突する。 この衝突の際のエネルギがターゲットから 別の原子をスパッ夕リングさせるために十分であるときは、 C u +によるスパッ夕 リングによって次の被スパッタリング原子が生成される。 この原子は、 その初速 度に応じて、 セルフスパッ夕リング空間をウェハ Wに向かって進んでいく。 つまり、 (1 )スパッタリングによる銅原子 C uの生成、 (2 )生成された銅原子の 磁場中の飛行、 (3) この C u原子の垂直磁場成分によるイオン化、 (4)銅イオン C u +の電界による加速、 (5 )この銅イオン C u+のターゲット 1 6への衝突、 (6)セ ルフスパッタリングによる別の銅原子の生成、 (7) 生成された銅原子の磁場中の 飛行、 という順にプロセスが進行する。 生成された銅粒子の一部は、 イオン化さ れたものおよびイオン化されなかったものも含めて、 ウェハ Wの表面に到達し、 そこに堆積される。
このようなプロセスが進行して、 イオン化された銅イオン数が、 イオン化され ていない銅原子数よりも多くなると、 セルフスパッタリングが維持される。 しか し、 アルゴンガスの供給を停止してプロセスガスによって生成される銅原子の数 をなくしてしまうと、 銅原子および銅イオンの数が十分でなくなりセルフスパッ 夕リングが起こらなくなってしまう場合もある。 一方、 プロセスガスを供給しな くても、 イオン化された銅イオン数がイオン化されていない銅原子数よりも多い 状態が維持されると、 セルフスパッタリングが維持される。 この状態になると、 プロセスガスとしてアルゴンガスを供給しなくても、スパッ夕リングが進行する。 つまり、セルフスパッ夕リングが進行している。このような条件を整えるために、 夕一ゲッ卜に対して垂直方向の磁場成分が存在するという条件は重要である。 ま た、 この状態にいたるまで、 アルゴンガスを適切にプラズマ化して、 初期的に銅 原子を供給することもまた重要である。
このようなセルフスパッタリング現象を本実施の形態のスパッ夕リング装置に おいて、 好適に実現する方法を説明する。 図 9は、 スパッタリング装置を操作す るタイミングチャートを示している。 図 9は、 バルブ 2 3によって行われるアル ゴン流量の制御、 電源 2 4によって行われる夕ーゲット 1 6とシールド 2 6との 間に電力 (パワー) の制御、 を横軸に時間軸をとつて示している。
図 9を参照すると、 時刻 t Oにおいて、 ターゲッ ト 1 6とシールド 2 6との間 に電源 2 4から電圧を加える。 時刻 t 1において、 バルブ 2 3を開けて真空チヤ ンバ 1 2内にプロセスガス (アルゴンガス) の供給を開始する。 時刻 t 2におい て、 グロ一放電するために好適な真空度に達したので、 バルブ 2 3を固定する。 ここまでの過程において、 また、 今後も、 真空ポンプによって真空排気は連続的 に行われている。 図 9には示さないが、 マグネトロンユニット 3 0を動作させる と、 アルゴンのプラズマがエロージョン面 1 6 a近傍 (図 1の P領域) に効率よ く形成される。 このときに、 電源 2 4からは、 パワー P 1 が投入されている。 ァ ルゴンプラズマの働きによって、 夕一ゲッ ト 1 6のエロ一ジョン面 1 6 aからは スパッタリングされた銅原子が発生される。 この状態は、 図 1 O Aに模式旳に示 されている。 つまり、 アルゴンイオンがターゲッ トに衝突して、 銅原子がスパッ 夕リングされる (通常スパッタリング状態)。
次いで、 時刻 t 3から時刻 t 4にかけて、 電源 2 4からさらにパワーを上昇す る。 時刻 t 4におけるパワーは、 P 2 である。 このときの、 アルゴンによるスパ ッ夕リングは維持されている。
続いて、 このような過程では、 磁場 Bの存在のもとで、 セルフスパッタリング が起こり出す。 このとき、 スパッタリングされた銅原子は、 アルゴンイオンによ るものと、 銅イオン自体によるものとがある。 しかしながら、 磁場 Bが適切な向 きになるように発生されているので、 セルフスパヅ夕リングが維持される条件が 満たされている。 この状態は、 図 1 0 Bに模式的に示されている。 つまり、 アル ゴンイオンが夕一ゲッ トに衝突して銅原子がスパッタリングされる場合と、 銅ィ オンが夕ーゲッ 卜に衝突して銅原子がスパッタリングされる場合とが共存してい る (遷移状態)。
一方、 時刻 t 5からアルゴンの流量を減らしはじめて、 時刻 t 6においてアル ゴンの供給を停止する。 時刻 t 6において、 プロセスガスの供給が完全に停止さ れると、 セルフスパッタリングのみによって銅原子は供給される。 この状態は、 図 1 0 Cに模式的に示されている。 つまり、 銅イオンがターゲットに衝突して、 銅原子がスパッ夕リングされる (セルフスパヅ夕リング状態)。
以上、 プロセスガスのプラズマを発生して、 このプラズマによってスパッタリ ング粒子をした後に、 垂直磁場によって被スパッタリング粒子をイオン化させる ようにした。 このため、 通常スパッタリング状態から遷移状態に移行できる。 遷 移状態においては、 プロセスガスのプラズマ領域と被スパヅタリング粒子のィォ ン化領域が異なっているので、 相互に干渉することなくセルフスパッ夕リングが 安定して進行する。 故に、 プロセスガスのプラズマを除いても、 セルフスパッ夕 リング状態が維持される。
以上、 説明したように、 セルフスパッタリング方法では、 真空チャンバ 1 2内 にプロセスガスを供給した後に、 夕一ゲット 1 6のエロ一ジョン面 1 6 aの近傍 領域においてプロセスガスをプラズマ化するようにしたので、 エロージョン面 1 6 aから被スパッタリング粒子が生成される。 また、 エロ一ジョン面 1 6 aと略 直交する基準軸に沿った磁場を上記の近傍領域とは異なる真空チャンバ 1 2内の 領域に発生させるようにしたので、 基準軸と平行な方向の磁場成分がこれと直交 する成分に比べて優勢な領域が真空チャンバ内 1 2に形成される。 この領域内で は、 被スパッタリング粒子は容易にイオン化される。 イオン化された粒子はター ゲット 1 6に向けて加速されて、この粒子がエロージョン面 1 6 aに到達すると、 別の被スパッタリング粒子を発生させる。 このため、 通常のスパッタリングと共 に、 セルフスパッタリングが連続的に進行する。
また、 プロセスガスの供給を停止すると、 プロセスガスの分圧だけ真空度が高 くなる。 一方、 サブユニットによって所定の磁場が発生されているので、 プロセ スガスの供給がなくてもセルフスパッタリングによって被スパヅ夕リング粒子の 生成を維持される。 また、 プロセスガスの粒子がスパッタリング粒子と衝突する ことがなくなる。 このため、 セルフスパッタリングによって発生された粒子が順 次に基板の表面に堆積される。 したがって、 ボトムカバリッジが良好な膜が基板 上に堆積される。
このようなセルフスパッ夕リングを成膜方法に適用すると、 次のようになる。 真空チャンバ内に設けられたターゲッ卜からスパッタリングされた粒子によって ターゲッ卜からスパッタリングされる粒子を用いて膜を形成する成膜方法であつ て、 成膜されるべき表面を有する基板を真空チャンバ内に配置する工程と、 真空 チャンバ内にプロセスガスを供給する供給工程と、 エロージョン面の近傍におい てプロセスガスのプラズマを形成して、 ターゲッ卜からスパッ夕リング粒子を発 生させるするプラズマ工程と、 夕ーゲッ卜のエロージョン面と基板の表面とを結 ぶ基準軸に沿った磁場をターゲットのエロ一ジョン面と基板の表面との間の空間 に発生して、 セルフスパッタリングによってターゲッ トからスパッタリング粒子 を発生するセルフスパッタリング工程と、 セルフスパッタリング工程の後に、 プ ロセスガスの供給を停止する停止工程と、 を備える。
このように、 セルフスパッタリングによって発生された粒子が順次に基板の表 面に堆積させると、 ボトムカバリッジが良好な膜が基板上に堆積される。 また、 プロセスガスの供給がなくても、 適切な磁場および電流が加えられているので、 セルフスパッタリングによって被スパッ夕リング粒子の生成を維持される。一方、 プロセスガスの供給を停止すると、 プロセスガスの分圧だけ真空度が高くなる。 このため、 プロセスガスの粒子がスパッタリング粒子と衝突することがなくなる ので、 ボトムカバリッジ率がさらに向上する。
ここで、 このようなセルフスパッタリングによる成膜を行い得るスパッ夕リン グ装置の他の実施形態について説明する。
図 1 1に、 別の実施形態にかかるのスパッタリング装置 1 1を示す。 なお、 図 1に示したスパッタリング装置 1 0と同様な機能を有する部材には、 同一の符号 を付して示す。 図 1 1では、 図 1におけるマグネトロンユニット 3 0に代えて、 マグネトロンユニット 3 1を配設している。

マグネトロンュニット 3 1は、磁性材料によって形成したベースプレート 3 3、 複数のマグネット 4 3、 各マグネット 4 3の配列位置の位置決めを行うィンナ一 ベルト B in、 アウターベルト B out、 および、 環状に配列された各マグネッ 卜の先 端部に固定される磁性部材 4 9、 4 7などによって構成している。 ベースプレート 3 3は円形領域と矩形領域とを接合させた形状を呈しており、 各マグネット 4 3は円形領域側に配列され、 円形領域と矩形領域との接合領域付 近に、ベースプレート 3 3を回転駆動する回転軸 3 8の一端部が固定されている。 ィンナーベルト B inおよびアウターベルト B outは、 マグネット 4 3の位置決 め部材として用いられ、 非磁性材料によって形成しており、 それぞれのベルト部 にはマグネッ ト 4 3の外径に等しい開口を所定の間隔で形成している。 各開口内 にマグネット 4 3を揷入することで、 各マグネッ ト 4 3は、 同心的に配置された ィンナーベルト B inおよびアウターベルト B outに沿って、 2列の環状に点在す る状態で配列される。 ここでは一例として、 インナーベルト B in側のマグネット 4 3は S極が、 またァゥ夕一ベルト B out 側のマグネット 4 3は N極が、 それぞ れスパッタタ一ゲッ 卜 1 6に向くようにして配列している。 また、 ベースプレー ト 3 3とィンナ一ベル卜 B inおよびアウターベルト B outとの間には、 非磁性材 料によるスぺーサ Sが介在しており、 これによりィンナーベルト B inおよびァゥ ターベルト B outは、 ベースプレート 3 3から離間した状態となっている。
このように環状に配列されたマグネット 4 3のうち、 ィンナ一ベルト B inによ つて配列された各マグネット 4 3の端面 (スパッ夕ターゲット 1 6側に対向する 端面) には、 ポールピース或いはヨークなどによって形成された環状の磁性部材 4 9が磁力によって固着されており、 これにより、 隣り合う各マグネッ ト 4 3の S極は互いに接続され、 リング状の S極が形成される状態となる。また、同様に、 アウターベルト Bout によって配列された各マグネット 4 3の端面 (スパヅ夕夕 ーゲット 1 6側に対向する端面) にも、 磁性材料によって形成された磁性部材 4 7が磁力によって固着されており、 これにより、 隣り合う各マグネット 4 3の N 極は互いに接続され、 リング状の N極が形成される状態となる。 そして、 磁性部 材 4 9およびインナーベルト B inは、 これらを貫通する、 非磁性材料の固定ピン (図示せず)によってベースプレ一ト 3 3に対して固定されており、また同様に、 磁性部材 4 7およびアウターベルト B out は、 これらを貫通する、 非磁性材料の 固定ピン (図示せず) によってベースプレート 3 3に対して固定されている。 このようにしてィンナ一側に配列された全マグネッ ト 4 3と、 アウター側に配 列された全マグネット 4 3によって、ドーナツ状に閉じた磁気回路が形成される。 なお、 図 1 2 Aでは、 マグネット 4 3を楕円の円周上に沿って配列した場合に ついて図示したが、 この例に限定するものではなく、 例えば、 図 1 2 Bに示すよ うに、 より真円に近い円周上に沿ってマグネット 4 3を配列する構成を採用する こともできる。 この場合、 インナ一ベルト B in、 ァゥ夕一ベルト B out、 磁性部材 4 9、 4 7などの対応する部材を、 円環状に形成すればよい。
また、 マグネトロンユニットを図 1 4に示すように構成することもできる。 こ のマグネトロンユニッ ト 1 0 0は、 磁性材料によって形成されたべ一スプレー卜 3 3の表面に、 直径が異なる円柱型の 2種のマグネッ トを磁力によって固定して いる。 例えば直径が大きい方の大径マグネッ トの直径は約 1 . 7 c m、 直径が小 さい方の小径マグネットの直径は約 1 . 4 c m程度である。 2種のマグネットと も高さは同一であり、 例えば約 3 . 3 c m程度である。 大径マグネットから発せ される磁力は、 大径マグネットの一端から 2 c m離れた空間で、 1 5 0〜2 0 0 ガウス程度であり、 小径マグネットから発せされる磁力は、 大径マグネットの 6 0〜7 0 %程度である。
図 1 4に示すように、 スパッ夕夕一ゲット 1 6の中心部から最も離れた部位と なる、 ベースプレート 3 3の外縁部に、 6個の大径マグネット 1 1 0 Nを円周上 沿って配列させ、 さらにこの 6個の大径マグネット 1 1 0 Nを挟むように、 その 左右両側にそれぞれ 9個の小径マグネット 1 2 0 Nを同一の円周上に沿って配列 させている。 従って、 これらの大径マグネッ ト 1 1 O Nおよび小径マグネット 1 2 O Nの全体によつて、 ベースプレート 3 3の円形領域が囲まれるような状態と なっている。 図 1 4の例では、 これら大径マグネット 1 1 O Nおよび小径マグネ ット 1 2 0 Nは、 N極をスパヅ夕ターゲット 1 6に向けて配列させており、 大径 マグネット 1 1 O Nおよび小径マグネット 1 2 0 Nの端面 (スパヅ夕ターゲット 1 6に対向する端面) には、 この配列に沿うようにリング状に形成した、 ヨーク などによる磁性部材 1 3 0を磁力によって固着している。
これに対し、 ベースプレート 3 3の中央部には、 1 0個の大径マグネット 1 1 0 Sを集合させた状態に配列させており、 各大径マグネッ ト 1 1 0 Sは S極をス パッ夕夕一ゲッ ト 1 6に向けた状態となっている。 そして、 各大径マグネッ ト 1 1 0 Sの端面 (スパヅ夕夕一ゲット 1 6に対向する端面) には、 磁性部材 1 3 0 と同じ材質で形成され、 大径マグネット 1 1 0 Sの集合領域を覆うような円板状 を呈する磁性部材 1 4 0を、 磁力によって固着している。
図 1 4に示す実施形態においても、 各マグネット 1 1 0 Ν、 1 1 0 S、 1 2 0 Nの配列には、 すでにインナ一ベルト Bin等として例示した、 非磁性材料による 位置決め部材 (図示せず) が用いられており、 この位置決め部材によって位置決 めされた状態でベースプレート 3 3の表面に配列されている。
マグネトロンュニッ 卜を図 1 4に示すように構成することにより、 ベ一スプレ —ト 3 3の外縁部に配列した全マグネットで発生される磁気量は、 ベースプレー ト 3 3の中央部に配列した全マグネットで発生される磁気量に比べて大きくなる。 この結果、 スパヅ夕によってスパッ夕ターゲット 1 6から出る高いエネルギーを 持った電子 (2次電子) のうち、 エロージョン面 1 6 aに表出する磁場に捕集さ れた電子が、 真空チャンバ 1 2の側壁側に位置するシールド 2 6へ流出してしま う現象を十分に抑制することができ、 スパッ夕ターゲット近傍の領域内に電子を 効果的に閉じ込めることができる。
また、 このようにベースプレート 3 3の中央部に比べて外縁部の磁力線が犬と なるので、 スパッ夕夕一ゲット 1 6からウェハ W方向に延びる磁力線が、 スパッ 夕夕一ゲット 1 6から離れるに連れて広がらないように作用するため、 スパッ夕 夕一ゲッ 卜 1 6とウェハ Wとの間に形成されるスパッタリング空間内に、 電子を 有効に閉じ込めることができる。 さらに、 スパヅ夕ターゲット 1 6からウェハ W 方向に延びる磁力線が、 ウェハ W側に向かう被スパッ夕粒子から電子を脱離させ て被スパッ夕粒子のイオン化を促進させる。 イオン化された被スパッタ粒子は、 スパッ夕ターゲット 1 6 —シールド 2 6間の電界の作用により、 スパッタタ一ゲ ット 1 6へ向かうように運動方向を変え、 加速されてスパッタタ一ゲッ ト 1 6に 衝突する。 この衝突時のエネルギーによってスパッ夕夕ーゲット 1 6がスパヅ夕 リングされ、 いわゆるセルフスパッタリングの状況となる。
さらに、 ベースプレート 3 3上の、 スパヅタターゲッ ト 1 6の中心部から最も 離れた部位、 すなわち真空チャンバ 1 2の側壁側に、 磁力の大きい 6個の大径マ グネット 1 1 0 Nを配列させたことにより、 ベースプレート 3 3が回転軸 3 8を 中心に回転駆動された場合にも、 この 6個の大径マグネッ ト 1 1 O Nは、 常に真 空チャンバ 1 2の側壁側に位置する状態となる。 従って、 真空チャンバ 1 2の側 壁側となるスパッ夕ターゲット 1 6の外縁部から、ウェハ W側に延びる磁力線は、 ウェハ W側に進むに連れて、 真空チャンバ 1 2の中央に向かうように延びる状態 となり、 真空チャンバ 1 2の側壁側に位置するシールド 2 6へ流れ出てしまう電 子流を低減し、 電子の閉じ込め性向上に寄与する。
また、 ベースプレート 3 3上の、 スパッタターゲット 1 6の中心部から最も離 れた部位に磁力の大きい 6個の大径マグネット 1 1 0 Nを配列させたことにより、 発生するプラズマが、 スパッタターゲット 1 6の表面に沿って、 真空チャンバ 1 2の側壁側へ引き延ばされるようになり、 その結果、 エロ一ジョン領域がスパッ 夕ターゲット 1 6の中央部に集中する傾向を抑制することができる。
加えて、スパッ夕ターゲヅト 1 6の半分の領域にマグネッ卜が配置されるので、 その位置を調整してプラズマ形成領域を小さくすることが可能になる。 このよう に縮小された領域に電力を投入できるので、 投入電力を上げることなくプラズマ 密度を高めることができる。 産業上の利用可能性
以上詳細に説明したように、 本発明に係わるスパッタリング装置では、 プロセ スガスは、 エロージョン面の近傍においてマグネト口ンュニッ卜の磁場によって プラズマ化される。 このため、 ターゲットのエロージョン面からターゲット粒子 がスパッタリングされる。 また、 サブユニットによって、 エロージョン面に垂直 方向の磁場成分が水平方向の磁場成分に比べて大きいような磁場が真空チャンバ 内においてエロ一ジョン面の近傍とは異なる領域に発生される。 スパッタリング された粒子は、 このような垂直成分が水平成分に比べて優勢な真空チャンバ内の 領域において効率的にイオン化される。 このため、 磁場の垂直方向成分によって イオン化された粒子は、 エロ一ジョン面に向けて加速され、 エロージョン面に衝 突すると別のスパッタリング粒子が生成される。 故に、 セルフスパッタリングが 連続的に生じる。
つまり、 本発明に係わるスパッタリング装置によれば、 プロセスガスのプラマ 化と、 被スパッ夕リング粒子のイオン化とを空間的に分離して行うことが可能な 磁場を形成することができる。 また、 被スパッタリング粒子のイオン化に好適な 磁場が、 プロセスガスのブラズマ化にあまり影響を及ぼすことなく発生可能であ る。 このため、 プロセスガスの放電を比較的低い電圧において発生させることが できる。 また、 セルフスパッタリングへの移行中にも、 この放電が切れてしまう ことが防止される。
また、 本発明に係わるスパッタリング装置を用いて成膜を行えば、 セルフスパ ッタリングによって発生された粒子が順次に基板の表面に堆積される。 したがつ て、 ボトムカバリッジが良好な膜が基板上に堆積される。
したがって、 セルフスパッタリングを安定に生じさせるために適切な磁場を発 生できるスパッ夕リング装置およびそのスパッタリング装置を用いた成膜方法が 提供される。
この結果、 本発明によれば、 半導体デバイス等のエレクト口マイクロデバイス の製造分野において、 デバイスの高性能化に対応可能となる。

前記スパッ夕ターゲッ卜に沿うように配設されたマグネトロンュニットとを備 え、
前記マグネト口ンュニットは、
環状に配置された、 第 1の極性を有する第 1のマグネッ ト部と、
前記第 1のマグネッ ト部を囲むように環状に配置され、 前記第 1の極性とは異 なる第 2の極性を有すると共に、 この第 1のマグネット部の総磁気量よりも大な る総磁気量を有する第 2のマグネット部とを備えており、
前記成膜方法は、
減圧雰囲気下の前記チャンバ内に前記プロセスガスを供給すると共に、 前記プ ロセスガスをプラズマ状態として前記スパッタリング夕ーゲットから被スパッ夕 リング粒子を飛散させる第 1工程と、
この第 1工程によって前記プロセスガスをプラズマ状態とした後に、 前記チヤ ンバ内に供給するプロセスガスの供給量を減少させる第 2工程とを備えることを 特徴とするスパッタリング装置を用いた成膜方法。
