図 5 (a) に示す同調回路形式の AM放送受信回路は、 コンデンサ 101と 、 抵抗 102と、 信号増幅用の FET (Field Effect Transistor) 103と 、 同調回路 104と、 I C 106とから構成されている。 このうちコンデンサ 101、 抵抗 102、 信号増幅用の FET 103および同調回路 104によつ て RFアンプが構成される。
ここで、 コンデンサ 101は、 図示しないアンテナから入力される AM放送 信号の直流分をカツトするためのものであり、 同調コンデンサ C 1および同調 コイル L I, L 2により構成される。 この同調回路 104の一端は電源 V c c に接続されている。 また、 I C 106は、 同調回路 104から出力された RF 増幅信号を入力し、 ミキシング、 周波数変換などを含む AM放送受信に必要な 後段の信号処理を行うものである。

このように構成することで、 例えば、 チャネル長を同一にしたときに、 第 3 の MO S F ETに流れる電流の k倍の電流を第 1の Pチャネル MO S F E Tに 流すことができ、 かつ第 1の Pチャネル M〇S FETのバイアスを安定化でき る。
上記の発明において、 前記バイアス回路は、 ソースが電源電圧に接続され、 ドレインが定電流源に接続され、 該定電流源にゲートが接続されている。 このよう 構成することで、 第 3の MOS FETに流れる電.流を一定にでき るので、 第 1の Pチヤ.ネル M OSFETに流れる電流を一定に保つことができ る。 これにより、 電源電圧の変動等に対して第 1の Pチャネル MOS FETの 動作点を安定にできる。 図の簡単な説明

以下、 本発明の実施の形態を図面を参照しながら説明する。
図 1は、 本発明の第 1の実施形態の AM放送信号を増幅する R F増幅回路 2 1の回路構成を示す図である。
図 1に示すように、 コンデンサ 1の一端には、 図示しないアンテナで受信さ れる AM放送信号が入力される。 このコンデンサ 1の他端は Pチャネル MO S FET (第 1の Pチャネル MO S FET) 4のゲートに接続されている。 コン デンサ 1は、 AM放送信号の直流分を力ットするためのものである。
Pチャネル MO S FET4のゲートには、 電源電圧を抵抗 2と抵抗 7とによ り分圧した電圧がバイアス電圧として供給される。 抵抗 2と抵抗 7は直列に接 続され、 抵抗 2の他端は電源 V c cに接続され、 抵抗 Ίの他端は接地されてい る。
pチャネル MOSFET (第 2の Pチャネル MOS FET) 5は、 Pチヤネ ル MO S F ET 4とカスケード接続されている。 Pチャネル MO S F ET 5の ゲートには、 電?原 V c cに接続された抵抗 3と、 後述する Nチャネル MO S F ET 9のドレインが接続されている。 さらに、 Pチャネル MO S F ET 5のゲ 一トにはバイパスコンデンサ 1◦が接続され、 そのコンデンサ 1 0の他端は接 地されている。
Pチャネル MO S FET4と Pチャンネル M〇 S F ET 5とをカスコード接 続することで、 Pチャネル MO S FET4のゲートとソース間の帰還容量を小 さくし、 Pチヤネノレ MOS FET4の高周波特 1"生を改善している。
Pチャネル MOS FET 5のドレインには同調回路 6が接続されている。 同 調回路 6は、 同調コンデンサ C 1および同調コイル L 1, L 2により構成され 、 Pチャネル MOSFET 5から出力される AGC制御された AM放送信号を 周波数選択して出力する回路である。 なお、 同調コンデンサ C 1及び同調コィ ル L I, L 2の他端は接地されている。
上記の Pチャネル MO S FET4及ぴ 5で AM放送信号を増幅する R F増幅 回路 21を構成している。
Nチャネル MOS FET 8のドレインには、 図示しない AGC (Auto Gain control) 回路から、 R F増幅回路 21のゲインを制御するための AGC電流 I AGCが入力している。 Nチャネル MOS FET8のドレインとゲートは接続 され、 ソースは接地されている。
Nチャネル MO S F ET 9のゲートは、 Nチャネル MO S F ET 8のゲート と接続されている。 さらに、 ドレインは Pチャネル MO S F ET 5のゲートに 接続され、 ソースは接地されている。
Nチャネル MO S F ET 8と Nチャネル MOS FET 9は力レントミラー回 路を構成しており、 Nチャネル MOS FET8のドレインに流入する AGC電 流 I AGCに比例した電流が Nチヤネノレ MO S FET 9を流れる。
これにより、 AGP回路から出力される AGC電流. I AGCにより Pチ.ャネル MOSFET5のバイアス電圧が変化し、 Pチャネル M〇S FET 5の増幅度 が制御され、 出力される R F信号のレベルが変化する。
なお、 Pチヤネル MO S F E T 5のゲートは必ずしも A G C制御する必要は なく、 例えば固定バイアスであっても良い。
上述した RF増幅回路 21は、 ミキシング、 周波数変換などを含む AM放送 受信に必要な後段の信号処理を行う回路並びに後述するラツチ回路、 シフトレ ジスタ等のデジタル回路と共に 1チップに集積され、 同調回路 6の出力信号は
、 後述するミキサ回路等に出力される。
次に、 上記のように構成した RF増幅回路 21の動作を説明する。
図示しないアンテナより入力した AM放送信号は、 直流成分がコンデンサ 1 でカットされ、 交流成分が Pチャネル MO S FET 4で増幅される。 そして、 Pチャネル MOS FET4から出力される RF信号が、 AGC制御された Pチ ャネル MOS FET 5により一定レベルに増幅され同調回路 6に出力される。 すなわち、 Nチャネル MOS FET 8のソース電流 I AGCに対応する電流 I 1が Nチャネル MOS FET 9のソースに流れる。 電流 I AGCの値が大きくな ると、 対応する電流 I 1の値も大きくなり、 Pチャネル MOS FET 5のパイ ァス電圧が変化する。 これにより、 Pチャネル MOS FET4のドレインーソ ース間電圧 VD Sが変化し、 この VD Sを下げてゲインを制御する。
第 1の実施形態の AM放送用増幅回路によれば、 Pチャネル MO S FET4 と Pチャネル MOS FET 5をカスコード接続することで、 Pチャネル MOS FET4のソース一ゲート間の帰還容量 C g dを小さくできる。 これにより、 Pチヤネノレ MOSFET4の高周波特性を改善し、 増幅回路 21の安定度を高 めることができる。
さらに、 Pチヤネノレ MOS FET 5のゲートに AGC回路の出力を接続する ことで、 AGC信号に.より Pチャネル MOS FET 5の増幅度を制御して RF 信号のレベルを一定にすることができる。
同調回路 6は、 第 2の Pチヤネノレ MOS FET 5から出力された一定レベル の RF信号を高周波増幅して、 次段の図示しないミキサに出力する。 ミキサゃ 周波数変換部を含む以降の信号処理回路 (図示せず) では、 AM放送受信に必 要な残りの処理を行って入力信号の選局を行うとともに、 出力段において増幅 、 検波などを行って音声信号として出力する。
図 2は、 Pチャネル MOS FETからなる AM放送用増幅回路 21と、 CM O Sデジタル回路とを 1チップに集積した AM受信機用 I C (半導体集積回路 ) 31のブロック図である。
この AM受信機用 I C 31は、 アンテナ 12から入力される信号に対して周 波数選択等を行う入力回路 23と、 AM放送信号を増幅する RF増幅回路 21 と、 R F増幅回路 21で増幅された AM放送信号を中間周波数に変換する M I X回路 24等からなる FM、 AM受信回路と、 ラッチ回路 25, シフトレジス タ 26、 P L Lシンセサイザー 27, 周波数カウンタ 28等からなる CMO S デジタル回路とを、 CMOSプロセスにより 1チップ上に形成している。 次に、 図 3は、 J FETと、 Pチャネル MOS FETと、 Nチャネル MO S FETのフリッカ雑音特性を示す図である。
図 3に示すように、 MOS半導体の内部雑音であるフリツ力雑音は、 そのノ ィズレベルが周波数に反比例して大きくなる。 したがって、 扱う信号が AM放 送のような低周波信号の場合に RFアンプを MOS回路で構成すると、 ノイズ レベルは J FETを用いる場合に比べて大きくなる。
し力 し、 Nチャネル MOS FETと Pチャネル MOS FETとを比較した場 合、 Pチャネル MOS FETは Nチャネル MOS FETに比べて低周波領域で もノイズレベルが小さくなつている。 本実施の形態では、 AM放送信号の増幅 を行う RF増幅回路.21を Pチャネル MOS FETにより構成するこ で、 フ リッカ雑音のレベルを比較的小さく抑えている。
しかも、 Pチャネル MOSFETは、 CMOSの製造プロセスで作ることが できるので、 RF増幅回路 21を含む AM放送信号の受信回路及びラッチ回路 25、 シフトレジスタ 26等の CMOSデジタル回路を 1チップに集積するこ とができ、 受信機の回路を小型化できる。 また、 同じ CMOSプロセスで無線 機の回路全体を製造することができるので、 製造工程を簡略化して製造コスト を削減することもできる。
次に、 図 4は、 本発明め第 2の実施の形態の RF増幅回路 31の構成を示す 図である。 なお、 図 4の説明において、 図 1と同じ部分には、 同じ符号を付け てその説明を省略する。 図 4の回路と、 図 1の回路の異なる点は、 Pチャネル MOSFET 5のゲー トに、 図示しない AG C回路から出力される AG C制御電圧 V AG Cが入力し ている点と、 Pチャネル MOSFET4とカレントミラー回路を構成するパイ ァス回路 42を設けた点である。
図 4において、 Pチャネル MOSFET5のゲートには、 抵抗 40を介して AG C制御電圧 V AG Cが入力している、 この AG C制御電圧 V AG Cに応じ て Pチャネル MO SFET4のドレイン一ソース間電圧 V D Sが変化し、 この VD Sを下げてゲインを制御している。 なお、 VD S=V c c - (VAGC + VGS 5) であり、 VGS 5は、 Pチャネル MOS FET 5のゲート一ソース 間電圧である。
バイアス回路 42は、 定電流源 44を含む Pチャネル MOS FET43から なる。
Pチャネル MOS FET43は、 ソースが電源 V c cに直接接続され、 ドレ ィンが定電流源 44に接続され、 ゲートがドレインと接続されている。 さらに 、 Pチャネル MOS FET4のゲートは、 抵抗 45を介して Pチャネル MOS FET 4のゲートに接続されている。
Pチャネル MOS FET43のゲートに直列に接続される抵抗 45は、 AM 放送信号が Pチャネル MOS FET 43側に回り込まないようにするためと、 Pチヤネノレ MO S F ET 4の入カインピーダンスを上げるためのものである。
Pチャネル MO S F E T 4と Pチャネル MO S F ET43は力レントミラー 回路を構成しているので、 両者のチャネル面積が等しいときには流れる電流は 等しくなる。
そこで、 Pチャネル MOSFET4のチャネル長を L 1、 チャネル幅を W1 、 Pチャネル M〇 S FET43のチャネル長を L 2、 チャネル幅を W 2とした ときに、 L 1 =L 2、 Wl =k · W2 (k≥ 1, 実施の形態では、 kは 1より 大きな定数) の関係が成り立つようにそれぞれのチャネル長及びチャネル幅を 設定する。 なお、 定数 kはカスコード接続された第 1の Pチャネル MOS FE T 4のゲインが最適となるように設定する。
第 2の実施の形態の RF増幅回路 41は、 上述した第 1の実施の形態と同様 に、 AM放送信号を増幅するための Pチャネル MOS FET4と Pチャネル M ◦ SFET5をカスコード接続することで、 Pチャネル MO S FET4の帰還 容量を小さくして RF増幅回路 41の安定度を高めることができる。
また、 Pチャネル MOSFET4とバイアス回路 42の Pチャネル MOS F ET43とでカレントミラー回路を構成することで、 Pチャネル MOSFET 4に安定したバイアスを供給することができる。 これにより、 電源電圧の変動 等に対して Pチャネル MO S FET4のバイアスを安定化できる。
さらに、 バイアス回路 42の Pチャネル MOSFET43のチャネル幅を、 Pチヤネノレ MO S F ET 4のチャネル幅の lZkに設定することで、 Pチヤネ ル MOSFET 43に 1 / kの電流を流したときに、 Pチャネル MO S F ET 4にその k倍の電流を镩すことができる。 また、 Pチャネル MOS FET.43 のドレインに定電流源 44を接続することで、 Pチャネル MO S F ET 43に 流れる電流を一定にできる。 これにより、 電源電圧の変動、 温度変化等に対し て Pチャネル MO S F E T 4の動作点を安定化できる。
本発明は、 上述した実施の形態に限らず、 以下のように構成しても良い。 (1) 本発明に係る AM放送信号の増幅回路は、 AM受信機用 I Cに限らず、 より高い周波数に対応した無線回路を有する、 携帯電話機及び無線 LAN等に 用いられる通信用 I Cに搭載しても良い。
(2) バイアス回路 42は、 Pチャネル M〇SFET、 あるいは Nチャネル M OSFETと、 電流源 44とからなるカレントミラー回路に限らず、 バイアス を安定化できる回路であればどのような回路でも良い。 本発明によれば、 AM放送の周波数帯域におけるフリツカノィズを抑制し、 かつ AM放送信号の増幅回路と CMO Sデジタル回路とを 1チップに集積する ことができる。 さらに、 バイアス回路を設けることで、 電圧電圧の変動等に対 してバイアスを安定化できる。

Claims

請求の範囲
1. AM放送信号を増幅する第 1の Pチャネル MO S F E Tと、
前記第 1の Pチャネル MO SFETとカスコード接続される第 2の Pチヤネ ル MO SFETとからなる AM放送信号の増幅回路と、
CMO Sデジタル回路とを備える半導体集積回路。
2. AM放送信号を増幅する第 1の Pチャネル MO S F E Tと、
前記第 1の Pチヤネノレ MOS FETとカスコード接続される第 2の Pチヤネ ル MO SFETとからなる AM放送信号の増幅回路と、
CMOSデジタル回路とを備え、
前記第 1の Pチャネル MO SFET, 第 2の Pチャネル MO S FE T及び C MOSデジタル回路を CMOSプロセスにより同一回路基板上に形成する半導 体集積回路。
3. AM放送信号を増幅する第 1の Pチャネル MOS FETと、
前記第 1の P.チャネル MOS FETに一定のバイアスを与えるバイアス回路 とからなる AM放送信号の増幅回路と、
CMOSデジタル回路とを備え、
前記第 1 Pチャネル MOSFET、 バイアス回路及ぴ CMOSデジタル回路 を CMOSプロセスにより同一回路基板上に形成する半導体集積回路。
4. AM放送信号を増幅する第 1の Pチャネル MO SFETと、
前記第 1の Pチャネル MOS FETとカスコード接続される第 2の Pチヤネ ル MO SFETと、
前記第 1の Pチャネル MOS FETに一定のバイアスを与えるバイアス回路 とからなる AM放送信号の増幅回路と、
CMOSデジタル回路とを備え、 前記第 1 Pチャネル MOS FET、 第 2 Pチャネル MOS FET、 バイアス 回路及ぴ CMOSデジタル回路を CMOSプロセスにより同一回路基板上に形 成する半導体集積回路。
5. 前記第 2の Pチャネル MOS FETの増幅度を制御する AGC回路を備 える請求項 1、 2または 4記載の半導体集積回路。
6. 前記バイアス回路は、 前記第 1の Pチャネル MOS FETとカレントミ ラー回路を構成する第 3の MOS FETを有する請求項 2, 3, 4または 5記 載の半導体集積回路。
7. 前記バイアス回路は、 前記第 1の Pチャネル MOS FETとカレントミ ラー回路を構成する第 3の MOSFETを有し、 該第 3の M〇S FETのチヤ ネル幅と、 前記第 1の Pチャネル MOS FETのチャネル幅との比が 1 : k ( k≥ 1) の関係となるようにした請求項 6記載の半導体集積回路。
8. 前記バイアス回路は、 ドレインまたはソースの一方が電源電圧に接続さ れ、 ドレインまたはソースの他方が定電流源に接続され、 該定電流源にゲート が接続されている請求項 6または 7記載の半導体集積回路。
9. AM放送信号を増幅する第 1の Pチャネル MOS FETと、
前記第 1の Pチャネル M〇 S FETとカスコード接続される第 2の Pチヤネ ル MOS FETと、
CMOSデジタル回路とを CMOSプロセスにより同一回路基板上に形成す る半導体集積回路の製造方法。
1 0. 前記第 2の Pチャネル MOS FETの増幅度を制御する AGC回路を 設ける請求項 9記載の半導体集積回路の製造方法。
1 1. 前記第 2の Pチャネル MOS FETとカレントミラー回路を構成する 第 3の MOS FETを形成し、 該第 3の MOS FETのチャネル幅と、 前記第 1の Pチャネル MOS FETのチャネル幅との比が 1 : k (k≥ 1) の関係と なるようにした請求項 9記載の半導体集積回路の製造方法。
