 ガスバリア性が高く、可視光域で高い透過率を有し、かつ単層でも有効なガスバリア性を得られるため生産性が高い膜付き基体と該膜形成用ガラスを提供する。  基体の少なくとも片面に、軟化温度が100~800°Cである無機質非結晶質膜を有する膜付き基体、または、基体の少なくとも片面に、ガラス転移温度が50~500°Cである無機質非結晶質膜を有する膜付き基体。さらに、B2O3を主成分として含有するホウ酸塩ガラス、P2O5を含有するリン酸塩ガラス、TeO2を主成分として含有するテルライト系組成物、Bi2O3を主成分として含有する酸化ビスマス系組成物、またはS、SeおよびTeからなる群から選ばれる1種以上の元素を含有するカルコゲナイド系組成物からなる膜形成用ガラス。

[0001] 本発明は、主として液晶表示素子や有機 EL等のディスプレイ等の表示装置に適用 が可能な軟ィ匕点が低 ヽガラスカゝらなる膜が被覆された基体、および該膜を形成する ためのガラスに関する。
背景技術
[0002] 従来、液晶表示素子や有機 EL等のディスプレイ用の基体として、形状が自由に変 えられること、曲面の表示が可能であること、軽量であること等の理由で、各種のフィ ルム基体を使用する試みがなされている(例えば、非特許文献 1または 3参照。 ) 0
[0003] しかし、フィルムは、ガラスと比較してガスノ リア性に劣るという問題がある。液晶表 示素子や有機 EL等のディスプレイ用の基体として用いるためには、素子の劣化を防 ぐために高 、ガスノ リア性が必要である。特に有機 EL用の基板として用いるために は、その基体の水蒸気透過率は、 5 X 10—5グラム/ m2/日以下という、包装材など とは比較にならな 、ほど厳 、性能が要求される。従来のガス透過性測定装置では 、 5 X 10—3グラム Zm2Z日程度しか定量的な評価を行うことができない。これに対し 、金属 Caの変質を用いた新たなガス透過性測定方法が非特許文献 4に提案されて いる。
[0004] ガスノ リア性を有する基体として、フィルム上にある特定の榭脂を設けたもの(例え ば、特許文献 1参照。)、フィルム上にフッ素化合物から構成される榭脂層を設けたも の(例えば、特許文献 3参照。)が開示されている。しかし、これらの基体は必ずしもガ スバリア性が十分とは言えな!/ヽ。
[0005] また、無機化合物膜と無機化合物膜間に挿入された榭脂膜との交互積層からなる 多層ガスノ リア膜が提案されている (例えば、特許文献 5参照。 ) 0しかし、 1層目に生 じたピンホール等の欠陥が次の層にも影響し、ガスノ リア性に大きく影響を与える欠 陥密度を軽減することが難しい。カロえて、膜のエッジにおいて、サイド力ものガスバリ ァ性が十分でな ヽという問題もある。 [0006] 他にもフィルム上に窒化酸ィ匕シリコン、窒化シリコン等の無機化合物力 なる多層 膜を設けたものが開示されている (例えば、特許文献 6参照。)しかし、数種の無機化 合物の多層膜をいくつかの成膜法により形成させる必要があるため、成膜速度が遅く 、生産性が悪いという問題がある。
[0007] また、近年、ブラウン管などの従来の表示装置に替わる新しい表示装置が期待され ている。その中で、特に有機 ELディスプレイは、印加電圧が 10V弱であっても高輝 度な発光が実現し、単純な素子構造で発光が可能で、液晶表示素子と比較しても、 さらに薄型のディスプレイが実現できるという利点を有する。よって、特定のパターン を発光表示させる広告表示用ディスプレイや低価格の簡易表示ディスプレイ、フル力 ラーディスプレイとしての応用が期待されて 、る。
[0008] 有機 EL素子は陽極、正孔注入層、正孔輸送層、発光層、陰極が順次積層された 構成からなり、一般的に透明基板上に形成される。この有機 EL素子は、有機発光層 、陰極などの材料が大気中の水分や酸素などによって劣化するため、輝度劣化、ダ ークスポットなどの欠陥の発生の問題が指摘されている。よって、素子の劣化を防ぐ ために高いガスノリア性を持った封止が必要である。特に有機 ELディスプレイ用の 封止基体として用いるためには、その封止基体内部への水蒸気透過率は、 5 X 10"5 グラム Zm2Z日以下という、包装材などとは比較にならないほど厳しい性能が必要 である。
[0009] 透明基板側に光取り出し面が存在するボトムェミッション型の有機 ELディスプレイ において、水分や酸素による性能劣化を抑制する方法として、メタルやガラス力 な る封止キャップにより乾燥剤をデバイス内部に封じ込める方法が開示されている(例 えば、特許文献 7参照。 )0また、その乾燥剤は、フルォロカーボン油に合成ゼォライ トなどの脱水剤を含有させた不活性液体が好ま 、旨が開示されて 、る (例えば、特 許文献 8参照。 )0しかし、いずれの方法も封止工程が煩雑で、生産性が悪い。また、 封止基体が厚!、ためにディスプレイの厚みが増大してしまうと!、う問題がある。そのた め、これらの課題を克服するために、素子中に入った水分を吸収する方法以外に、 水分の浸入を防止できるような封止が期待されて 、る。
[0010] 上記封止の発明として、透明基板上にある特定の榭脂を設けたもの (例えば、特許 文献 1参照。)や、透明基板上にフッ素化合物から構成される榭脂層を設けたもの( 例えば、特許文献 3参照。)が開示されている。しかし、これらの封止は必ずしもガス バリア性が十分とは言えな!/ヽ。
[0011] また、別な発明として、基板上に特定の無機化合物膜を形成したもの、具体的には アルミナゃ窒化珪素力 なる膜を形成したものが提案されている。しかし、これらの膜 は一般に膜厚が数十 nmと小さぐまた緻密な膜を形成し難いため、単層ではピンホ ールの生成を抑制することが困難となる問題がある。
[0012] この欠点を補うために、無機化合物膜と無機化合物膜間に榭脂膜を挿入し、これら の膜を交互に積層させた多層膜からなる膜も提案されている (例えば、特許文献 5参 照。;)。しかし、無機化合物膜はピンホール等の欠陥が生じやすぐこれらのピンホー ル等が次の層にも影響し、ガスノリア性に大きく影響を与えるため、欠陥密度を軽減 することが難しいという問題がある。また、生産性に劣る問題もある。
[0013] 他にも、窒化酸化シリコン、窒化シリコン等の無機化合物膜を積層した多層膜が開 示されている(例えば、特許文献 6参照。 )0しかし、この多層膜はガスバリア性が十分 とは言えない。また、多層膜の形成は工程が煩雑となり、生産性が悪いため、コストの 上昇を招きやすい。さらに、これらの無機化合物膜は成膜速度が遅ぐ生産性が悪 いという問題がある。また、多層膜を形成するためには、何層もの層を順に積層する 必要がある。有機 EL素子の上に多層膜を積層する場合、素子の上表面は、順序よく 層が形成されていくので問題は生じにくいが、有機 EL素子のサイドの部分に順序よ く層を形成することは困難であり、サイド部力ものガスノリア性が十分でないという問 題もある。

発明が解決しょうとする課題
[0015] 本発明は、ガスバリア性が高ぐ可視光域で高い透過率を有し、かつ単層でも有効 なガスノリア性を得られるため生産性が高い膜付き基体と該膜を形成する膜形成用 ガラスを提供することを目的とする。さら〖こは、耐候性を有する膜付き基体と該膜を形 成する膜形成用ガラスを提供することを目的とする。
課題を解決するための手段
[0016] 本発明は、下記の内容を提供する。
[0017] (1)基体の少なくとも片面に、軟化温度が 100〜800°Cである無機質非結晶質膜を 有する膜付き基体。
(2)基体の少なくとも片面に、ガラス転移温度が 50〜500°Cである無機質非結晶質 膜を有する膜付き基体。
[0018] (3)前記無機質非結晶質膜は、気相を経由して形成される上記(1)または(2)に記 載の膜付き基体。 (4)前記無機質非結晶質膜を構成するすべての成分の 1600°Cにおける蒸気圧が、 1 X 10"7atm(l X 10_2Pa)以上である上記(3)に記載の膜付き基体。

[0024] 本発明の膜付き基体は、ガラス転移温度が 50〜500°Cまたは軟ィ匕温度が 100〜8 00°Cである無機質非結晶質膜を用いており、かつ可視光城の透過率が高ぐさらに 高 、ガスノ リア性を有するので、液晶表示素子や有機 EL等のディスプレイの基体と して有用である。

発明を実施するための最良の形態
[0028] 本発明の膜付き基体に用いられる基体としてはフィルム基板またはガラス基板が例 示される。基体がフィルム基板である場合、フィルム基板の材料は特に制限されず、 例えば、ポリカーボネート榭脂、 PET (ポリエチレンテレフタラート)榭脂、アクリル榭脂 等が挙げられる。フィルム基板の厚さは 50〜500 μ m、特に 100〜400 μ mであるこ とが軽量ィ匕ならびに優れた可撓性を発揮できる点で好ましい。
基体がガラス基板である場合、ガラスの組成は特に限定されない。また、ガラス基板 の厚さも現在生産されているガラス基板をそのまま使用でき、ガラス基板の板厚は 0. 05〜5mmであることが好ましい。しかし、曲げることができるような形状としてガラス基 板を用いるためには、ガラス基板の板厚は 0. 05-0. 3mmのような薄板を使用する ことが好ましい。基体の形状は、平面、拡散面、凹面、凸面、台形などの各種の形状 が利用できる。
また、基体は 400〜700nmの波長全域において透過率が 65%以上、つまり 400 〜700nmの波長域における最低透過率 (以下、最低可視光透過率という。)は、 65 %以上、 70%以上、特に 75%以上、さらには 80%以上、 85%以上であることが透 明性の点で好ましい。なお、ガラス基板自体はガスノリア性を有することが多いので、 基体としてガラス基板を用いるのはガラス基板上に有機物素子などを有する場合、つ まり後述する封止基体の場合である。
[0029] 本発明の膜付き基体とは、基体上に直接無機質非晶質膜を有する場合はもちろん 、基体上に有機物素子などを有する場合にその上に無機質非晶質膜を有する場合 も含む。
基体上に直接無機質非結晶質膜を有する場合とは、具体的には、図 1に示すとお り、基体 1上に直接無機質非晶質膜 3を有する膜付き基板 10が挙げられる。
また、基体上に有機物素子などを有する場合とは、具体的には、図 2および 3に示 すとおり、基体 1上に有機物素子 2を有し、さらにその上に無機質非晶質膜 3を有す る膜付き基板 10が挙げられる。基体上に有機物素子を有し、さらにその上に無機質 非晶質膜を有する膜付き基板を封止基体と ヽぅ。
[0030] 本発明の封止基体を図 2および 3を用いて説明する。図 2は、基体がフィルムである 場合の封止基体の概略横断面図であり、図 3は、基体がガラス基板である場合の封 止基体の概略横断面図である。
図 2において、基体 1がフィルムである場合、フィルムはガスバリア性が不十分であ る場合が多いため、下地膜 4を形成することが多い。下地膜 4もガスノリア性を有する ことが好ましい。下地膜 4の製造方法は特に限定されず、蒸着装置ゃスパッタ装置な どにより成膜することが可能である。ついで、膜 4の上に、電極と有機発光層等を有 する有機物素子 2を形成する。有機物素子 2の製造方法も特に限定されず、蒸着装 置やスピンコーターなどの成膜装置により成膜することが可能である。その後、無機 質非晶質膜 3を成膜して、本発明の封止基体 10を形成する。その後、封止基体 10 の上にフィルム等を形成し、有機 ELディスプレイを形成する。
[0031] 図 3において、基体 1がガラス基板である場合、ガラスはガスノリア性が十分である 場合が多いため、フィルム基板のように下地膜 4を形成する必要はない。次いで、ガ ラスの上に電極と有機発光層等を有する有機物素子 2を形成する。有機物素子 2の 製造方法も特に限定されず、蒸着装置やスピンコーターなどの成膜装置により成膜 することが可能である。その後、無機質非晶質膜 3を成膜して、本発明の封止基体 1 0を形成する。その後、封止基体 10の上にフィルム等を形成し、有機 ELディスプレイ を形成する。
[0032] なお、下地膜 4の組成は、特に限定されな 、。ただし、ガスバリア性や生産性を考 慮すると、無機質非晶質膜 3と同じ組成の膜を形成することが好ましい。
[0033] 有機物素子 2の 1種である有機 EL素子は、通常に使用されている素子をそのまま 使用できる。具体的には、陽極、正孔注入層、正孔輸送層、発光層、陰極が順次積 層された構成である。陽極の材料としては仕事関数の大きい金属、例えば錫ドープ 酸化インジウム(以後は ITOとする)が例示される。正孔注入層の材料としては電界 印加時に陽極もしくは正孔輸送層から正孔を注入することができる注入機能をもつも の、例えば銅フタロシアニン (以後は CuPcとする)が例示される。正孔輸送層の材料 としては注入された正孔を移動させることができる輸送機能をもつもの、例えばジフエ 二ルナフチルジァミン (以後は NPDとする)が例示される。発光層の材料としては電 子と正孔の再結合の場を提供して、これを発光につなげる発光機能等を有する層を 形成できるもの、例えばアルミナキノリン (以後は Alqとする)が例示される。陰極の材 料としては仕事関数の小さ 、金属、例えばマグネシウムが例示される。
[0034] 本発明の膜付き基体に用いられる無機質非結晶質膜は、軟ィ匕温度が 100〜800 °Cであることが好ましい。 800°C超の場合、たとえば SiO膜のような場合では、緻密

な膜が得られにくぐガスバリア性が劣る傾向にあり好ましくない。好ましくは、軟ィ匕温 度が 100〜700°Cである。特に好ましくは 150〜700°C、 150°C〜500°Cである。最 も好ましくは 150〜400。Cである。
[0035] 無機質非結晶質膜は、ガラス転移温度が 50〜500°Cであることが好ましい。 500 °C超の場合、たとえば SiO膜のような場合では、緻密な膜が得られにくぐガスバリア

性が劣る傾向にあり好ましくない。ガラス転移温度が 50〜400°C、 100〜400°C、特 に 50〜300°C、 100〜300°Cであること力 S好まし ヽ。最も好ましくは 100〜200°Cで ある。さら〖こ好ましくは、軟化温度およびガラス転移温度の両方が上記範囲にある場 合である。なお、ガラス転移温度とは、 2次の相転移で、比熱などの特性が不連続と なる点を意味する。
[0036] 本発明の無機質非結晶質膜は、膜構成材料が非晶質になりやすぐ結晶質の粒子 が形成されないため、ガスノリア性に優れる。膜構成材料が非晶質になりにくぐ結 晶質の粒子が形成される場合 (たとえば、 Al O膜の場合)は、膜中に粒界が存在し

やすぐピンホールなどの欠陥を生じる原因となるため、ガスノリア性が劣る傾向にあ り好ましくない。

超では、耐候性が劣る可能性があり、また膜表面に変質層が生じるため、ガスバリア 性に劣るという問題が生じる可能性があり好ましくない。また、フッ化物の含有量がガ ラス膜中に 1〜70モル%であることが耐候性に優れ、ガラス化しやすいという理由で 好ましい。特に 1〜55モル%、さらに 30〜55モル%であることが好ましい。フッ化物 とは、化合物中にフッ素を含有する化合物であり、具体的には、 SnF 、 ZnF 、 PbF

、フッ化アルカリ金属等が例示される。

800°C以下、特に 400°C以下であることが緻密な膜が形成できる点で好ま 、。
[0048] 無機質非結晶質膜の膜厚は、 0. 1〜5 μ m、特に 0. 1〜4 μ m、さらには 0. 2〜3 m、 0. 2〜1 mであることが好ましい。 0. 1 ^ m未満では所望のガスバリア性が 得られにくぐピンホール等が発生しやすくなり好ましくない。また、 5 m超では基体 を好ましい形状で曲げることが困難となり、曲げた際に膜にクラックが生じる可能性が あり好ましくない。なお、膜厚とは、封止基体の場合、有機物素子を覆っている無機 質結晶質膜の素子上の膜厚を意味する。
[0049] 本発明の無機質非結晶質膜は、気相を経由して形成されることが好ましい。「気相 を経由して形成する」とは、「原料となる母材を一旦気体にした後に膜として形成する 」という意味である。具体的には、無機質非結晶質膜は、真空蒸着法、スパッタ法、 C VD法等の方法により、無機質非結晶質膜の材料を用いることで形成できる。特に短 時間で大面積の基板に所望の膜厚を有する膜を形成できる点で、真空蒸着法を用 いることが好ましい。無機質非結晶質膜の材料としては、 B Oを主成分として含有す

るホウ酸塩ガラス、 P Oを含有するリン酸塩ガラス、 TeOを主成分として含有するテ

ルライト系組成物、 Bi Oを主成分として含有する酸化ビスマス系組成物、または S、

Seおよび Te力 なる群力も選ばれる 1種以上の元素を含有するカルコゲナイド系組 成物が例示される。
[0050] 真空蒸着法で無機質非結晶質膜を形成する場合、温度を上昇させながら原料とな る無機質非結晶質膜を形成するためのガラス母材を揮発させ、気相を経由して基体 上に膜を形成させる。または、膜のガラスを構成する各々の成分を別々に原料として 同時に揮発させて、気相を経由して基体上に堆積させてもよい。上記ガラス母材は、 比較的蒸気圧の高 、成分から構成されて 、ることが成膜速度を上げることができる点 で好ましい。
[0051] すなわち、比較的蒸気圧の高い物質を無機質非晶質膜中に含むことで、成膜時の 成膜速度を上げることができ、成膜後の無機質非晶質膜の組成を操作しやす ヽ点で 好ましい。前記比較的蒸気圧の高い物質とは、具体的にはリン酸塩、 SnO、 SnF等
2 のフッ化物、 SnCl等の塩化物、 B O、アルカリホウ酸塩、 Na 0、 K 0、 TeO等が
2 2 3 2 2 2 例示できる。無機質非晶質膜中に含まれる比較的蒸気圧の高い物質の蒸気圧は、 1 600°Cにおいて 1 X 10"7atm (l X 10_2Pa)以上であることが好ましい。例えば、 Sn Fの蒸気圧は、 1600°Cにおいて 249atmである。これに対し、 Al O、 MgOは 160

0°Cにおいて 1 X 10"7atm (l X 10_2Pa)未満である。なお、蒸気圧は、熱力学計算 ソフト(OUTOKUMPU.RESEARCH.OY社製: HSC Chemistry)により、 SnO 、 SnF、 B O、 K 0、 TeO、 Al Oおよび MgO等の各化合物の 0°Cから 1600°Cま

での蒸気圧曲線を計算して求めること、または各化合物の気相と凝縮相との自由ェ ネルギー差力も計算して求めることが可能である。
[0052] 無機質非結晶質膜の材料によっては、数種類の異なる物質が含まれているため、 前記異なる物質の蒸気圧によっては、無機質非結晶質膜の材料と、それにより形成 される無機質非結晶質膜との組成が若干異なる場合がある。例えば、リン酸塩ガラス 中に蒸気圧の低!ヽ MgOが含まれて ヽる場合、真空蒸着法でリン酸塩ガラス膜を形 成しようとすると、 MgOが蒸発せず、リン酸塩ガラス膜中に MgOが含まれなくなり、所 望の組成のリン酸塩ガラス膜を形成することができない。よって、無機質非結晶質膜 を構成する成分のすべてが、上記比較的蒸気圧の高い物質、すなわち上述したよう に蒸気圧が 1600°Cにおいて 1 X 10"7 (1 X 10_2Pa) atm以上であることが好ましい 。例えばリン酸塩ガラス中に含まれる物質としては、具体的には、 SnO、 SnF等のフ
2 ッ化物、 B O、 Na 0、 K 0、 TeO等が例示できる。

[0053] 無機質非結晶質膜は、最低可視光透過率が 65%以上、特に 70%以上であること 力 光取り出し面側にも用いることができ、特にトップェミッション型の有機 ELディスプ レイに用いる場合の明るさを維持できる点で好ましい。より好ましくは 80%以上、最も 好ましくは 90%以上である。
[0054] 本発明の膜付き基体においては、無機質非結晶質膜を基体の片面に設けてもよく 、両面に設けてもよい。また、両面に形成する無機質非結晶質膜の構成は、同じであ つてもよく、異なっていてもよい。また、他の特性を付加させるために、無機質非結晶 質膜上に反射防止膜や絶縁膜等、無機質非結晶質膜と基体との間に下地膜等を設 けてもよい。ただし、生産性の点では、無機質非結晶質膜単層でガスノリア膜付き基 体を形成することが好ましい。本発明の無機質非結晶質膜は、単層でも好ましいガス ノリア性を奏することができる点で優れて 、る。
[0055] 本発明の膜付き基体は、最低可視光透過率が 65%以上であることが好ま ヽ。特 に 70%以上であることが、ディスプレイの基体用として用いる場合の透明性を維持で きる点で好ましい。さらに 75%以上、 80%以上、特に 90%以上であることが好ましい また、本発明の膜付き基体は、絶縁性であることが、フィルムの表面に形成された 電子デバイスの動作を阻害しな 、点で好ま ヽ。

[0119] 上記のとおり、 MgOを含む膜を真空蒸着法で形成しょうとしても、 MgOの蒸気圧が 低ぐガラス膜中に MgO含まれず材料としては好ましくない。これに対し、例 16に例 示される SnFは、蒸気圧が高いため、原料であるガラス母材とほぼ同様の量が膜中

に含まれており好ましい。

例 16 (4)と同様の方法で評価した。具体的には、真空蒸着装置内で、ガラス基板( 旭硝子製: PD200)上にまず金属 Caの薄膜を直径 lcm大の円形に形成した。使用 したガラス基板の厚みは 2. 8mmであった。次に、基板を真空蒸着装置内に留めた まま、上記例 2の(1)と同様の方法で SnO— P O MgOガラス母材(P O : 31. 3
2 5 2 5 モル0 /0、 SnO : 63. 8モル0 /0、 MgO :4. 9モル0 /0)を用いて、 SnO— P O膜を金属 C
2 5 a薄膜上に 0. 4 mの厚みに形成し、膜付きガラス基板を得た。この際、金属 Ca薄 膜の一部には SnO— P O膜が形成されないように、マスキングを行った。その後膜

付きガラス基板を真空蒸着装置より取り出し、大気中に放置した。
[0121] 例 16と同様の結果となった。 0. 5時間経過時点では Caに大きな変化は認められな かったが、 16. 6時間経過後、ガラス膜が被覆されていない金属 Ca薄膜は、大気中 の水蒸気と反応して金属光沢が失われた。一方、 SnO— P O膜で被覆された金属

Ca薄膜は、 16. 6時間経過後も金属光沢を保っていた。さらに、実験を継続すると、 2184時間経過後も、図 12 (B)と同様に金属 Ca薄膜が金属光沢を保っていた。この ことから、 SnO— P Oガラス膜が優れたガスノリア性を有することが分力つた。

例 17の(1)で形成した SnO— P O膜付きフィルムの上に、陽極として ITO、正孔

注入層として CuPc、正孔輸送層として NPD、発光層として Alq、陰極としてマグネシ ゥム層を順次積層した有機 EL素子を形成し、その上に、例 17の(1)と同様の方法で SnO— P O膜を 0. 4 m形成し、封止基体を得る。

形成した封止基体は、透明性およびガスノ リア性に優れることが確認される。 産業上の利用可能性
[0124] 本発明のガスノリア膜付き基体は、ガスノリア性が高いので、液晶表示素子や有機 EL等のディスプレイの基体として有用である。 なお、 2005年 8月 25曰に出願された曰本特許出願 2005— 244332号および、 2 005年 9月 12日に出願された日本特許出願 2005— 263774号のそれぞれの明細 書、特許請求の範囲、図面及び要約書の全内容をここに引用し、本発明の明細書の 開示として取り入れるものである。

Claims

請求の範囲
[I] 基体の少なくとも片面に、軟ィ匕温度が 100〜800°Cである無機質非結晶質膜を有 する膜付き基体。
[2] 基体の少なくとも片面に、ガラス転移温度が 50〜500°Cである無機質非結晶質膜 を有する膜付き基体。
[3] 前記無機質非結晶質膜は、気相を経由して形成される請求項 1または 2に記載の 膜付き基体。
[4] 前記無機質非結晶質膜を構成するすべての成分の 1600°Cにおける蒸気圧が、 1
X 10"7atm (l X 10"2Pa)以上である請求項 3に記載の膜付き基体。
[5] 400〜700nmの波長域における最低透過率が 65%以上である請求項 1〜4のい ずれか 1項に記載の膜付き基体。
[6] 前記無機質非結晶質膜の膜厚が 0. 1〜5 1!1でぁる請求項1〜5のぃずれか1項 に記載の膜付き基体。
[7] 前記無機質非結晶質膜の材料が S、Seおよび Te力もなる群力も選ばれる 1種以上 の元素を含有するカルコゲナイド系組成物である請求項 1〜6のいずれか 1項に記載 の膜付き基体。
[8] 前記カルコゲナイド系組成物が GeS系組成物であり、 GeS系組成物膜中の Geの 含有量は 5〜40モル%、 Sの含有量は 60〜95モル%である請求項 7に記載の膜付 き基体。
[9] 前記無機質非結晶質膜の材料が P Oを含有するリン酸塩ガラスである請求項 1〜

[15] 前記 SnOの含有量が無機質非結晶質膜中において 1〜80モル%である請求項 1

[16] 前記無機質非結晶質膜がガスバリア性を有する請求項 1〜15のいずれか 1項に記 載の膜付き基体。
