Description

塗布装置及び塗布方法
技術分野
[0001] 本発明は、基板にレジストなどの薬液を塗布する塗布装置及び塗布方法に関して いる。
背景技術
[0002] 従来、半導体ウェハ(以下ウェハとする)、液晶ディスプレイ用ガラス基板、カラーフ ィルタ用基板などの基板に薬液を塗布する技術として、塗布膜の厚さを略均一にす ること及び膜厚を薄くすることを目的として、回転塗布法 (スピンコーティング)が広く 用いられている。
[0003] この回転塗布法について、ウェハにレジスト液を塗布する場合を例として説明する 。先ず、ウェハを載置するスピンチャックが内部に設けられたチャンバにおいて、チヤ ンバの上部力も空気が供給されるとともに、チャンバの下部から排気が行われる。こ れにより、チャンバ内に、パーティクルの飛散を防止することを目的とした空気のダウ ンフローが形成される。続いて、スピンチャック上にウェハが載置されて、当該ウエノ、 が水平に保持される。その後、スピンチャックを介してウェハが例えば 2000rpm程度 で鉛直軸周りに回転されながら、ウェハの上方に設けられたノズルからウェハの中心 部にレジスト液が供給される。
[0004] ウェハに滴下されたレジスト液は、遠心力により、ウェハ Wの中心部からウェハ Wの 外周部に向力つて伸展される。その後、ウェハの回転数が例えば lOOrpm程度に低 下されることにより、伸展されたレジスト液がレべリングされる。このレべリングの後、ゥ ェハの回転数が例えば 2500rpm程度にまで上昇されて、ウェハ上の余分なレジスト 液が振り切られて除去される。また、ウェハ上のレジスト液中に含まれる溶剤力 ゥェ ハの回転によりウェハ上に生じる気流に曝されて、レべリング後にウェハの回転数が 上昇してから 10秒程度で、そのほとんどが蒸発する。この溶剤の蒸発後も、しばらく、 例えばレジスト液を供給してから 1分程度が経過するまで、ウェハの回転が続けられ る。これ〖こより、レジスト液が乾燥して、ウェハ上にレジスト膜が形成される。 [0005] このような塗布方法に対して、近年、技術的に更に高度な要求がある。その中でも、 塗布膜の更なる薄膜ィ匕ゃ塗布工程に要する時間の短縮ィ匕の要求が、特に増大して いる。既述の回転塗布法において、塗布膜の薄膜化及び工程時間の短縮化を達成 するためには、基板の回転数を増大させることが考えられる。し力しながら、大型の、 例えばサイズが 12インチのウェハにレジスト液の塗布を行う場合、ウェハの回転数を 上昇させると、図 25Aに示すように、ウェハの周縁に近い領域において、レジストの 表面に、例えば 30本前後のしわ状の、膜厚が不均一となる部位が形成されるおそれ がある。
[0006] これらのしわは、「風車マーク」と呼ばれて 、る。「風車マーク」は、基板上の空気の 速度境界層が層流から遷移流に変化する段階で生じる基板周方向の速度不均一が 、蒸発過程を経て、レジスト膜厚に転写されることによって生じるものである。この速度 不均一は、学術的には、エクマン ·スピンと呼ばれる有名な現象である。これについて は、 J.Appl.Phys.77 (6), 15(1995), pp.2297- 2308に詳しく説明されており、回転する基 板の Re (レイノズル)数が一定の値を超える際に出現する自然現象である。この Re数 は、基板の中心からの距離 ¾τ (mm)、基板の角速度を ω (radZs)、基板の周囲の ガス動粘性係数を V (mm2 Zs)とすると、下記の(1)式により算出される。

[0007] そして、例えばウェハが回転する際には、そのウェハ表面において、 Re数 < 8000 0である場所には層流が形成され、 80000<Re数く 3 X 105となる場所には遷移流 が形成され、 Re数 > 3 X 105となる場所には乱流が発生する。
[0008] (1)式に示されるように、 Re数は rに比例して大きくなる。このため、例えば所定の大 きさを有するウェハを所定の速度で回転させる場合は、図 25A及び図 25Bに示すよ うに、ウェハの中心から当該回転数によって決まる所定距離だけ径方向に離れた位 置まで、前記層流が形成される領域が出現し、この層流の外側は乱流領域となり、両 者の境界に、層流から乱流に移行する遷移流が形成される領域が出現する。そして 、既述のように、レジスト液に含まれるほとんどの溶剤が蒸発する過程において、レジ スト液力この速度不均一な遷移流に曝されると、流速の高い気流に曝された箇所は 流速の低い気流に曝された箇所よりも溶剤が速く蒸発する。これにより、不均一な気 流の流れがレジスト膜に転写される。その結果として、レジストの膜厚が不均一になり 、風車マークがウェハの周方向に形成されるのである。
[0009] また、溶剤が蒸発する過程で乱流に曝されたレジスト液は、レジスト液の表面の溶 剤が速く蒸発しすぎることになる。その場合、塗布処理後のレジスト膜の表面にレジス ト液のポリマーの薄膜が形成されてしまって、その薄膜の下層に溶剤が残留した「か さぶた状構造」となってしまう。この場合、その全体の膜厚が、層流が形成される領域 の膜厚に比べて、大きくなつてしまうおそれがある。
[0010] 以上から、レジスト膜の膜厚が均一な領域を広くするためには、 Re数を小さくするこ とが必要である。
[0011] 一方、ガスの動粘性係数 Vの値は、下記の(2)式で求められる。(2)式中、 μはゥ ェハの周囲のガスの粘性係数 (Pas ' s)であり、 pは当該ガスの密度 (kgZm3 )であ る。

[0012] また、前記(1)式において、ウェハの角速度を一定とした場合、層流の半径、つまり Re数が 80000になるときの(1)式の rの値は、 vの値を小さくすると小さくなり、図 26 Aに示すように、層流が形成される領域が狭くなる。一方、 Vの値を大きくすると、 Re 数が 80000になるときの(1)式の rの値は大きくなつて、図 26Bに示すように、層流が 形成される領域が広くなり、遷移流の発生位置がウェハの周縁部側に寄っていくこと になる。
[0013] 従って、レジスト膜の膜厚が均一となる領域を広げるためには、ガス動粘性係数 V の値を上昇させればよい。そして、 Vの値を上昇させるためには、(2)式より、密度 p の低 、ガスを用いればよ!、。
[0014] 回転塗布法が行われる場合、通常、スピンチャックに載置された基板の周囲には、 塗布液の飛散を抑えるため、上部が開口したカップが設けられる。特開平 5— 2833 31号公報には、当該カップの上部を蓋で覆い、カップと蓋とにより囲まれる空間の空 気を He (ヘリウム)ガスにより置換して回転塗布を行う塗布装置が示されている。また 、その他の塗布装置として、特開平 5— 283331号公報及び特開昭 61— 150126号 公報には、スピンチャック上に載置された基板の数 mm程度上方に、前記基板と対向 すると共に当該基板の表面全体を覆うような蓋を設けて、基板と蓋との間における空 間の空気を Heガス等の空気より密度の低いガスに置換して回転塗布を行う塗布装 置が示されている。これら公開公報に記載された塗布装置を用いて基板の周囲の空 気を Heガスで置換した場合、 Vの値は 9倍程度になる。
[0015] また、特開平 3— 245870号公報には、スピンチャックが設けられたチャンバ内に、 Heガスと空気とからなる混合気体のダウンフローを形成して、チャンバ内の空気を当 該混合気体に置換して回転塗布を行う塗布装置が示されている。
[0016] し力しながら、特開平 5— 283331号公報に記載された蓋とカップとによって囲まれ る空間の空気を Heガスにより置換する塗布装置については、 Heガスの供給を開始 してから蓋とカップとにより囲まれる空間のガス密度を低下させる程度に十分に当該 Heガスが貯留されるまでに時間遅れが生じることが懸念される。
[0017] また、通常の回転塗布装置においては、基板の回転時に飛散してミスト状になった 塗布液を速やかに排気 (排出)するために、回転する基板の周辺に例えば lm3 /m in以上の排気量でガスを排気する排気機構が設けられるようになつている。
[0018] 従って、特開平 5— 283331号公報に記載された回転塗布装置により塗布処理を 行う場合は、塗布処理前にカップと蓋とにより囲まれる空間を Heガスによって置換し ておく必要があり、さらに、塗布処理中もその間のガス排気量に見合う量の Heガスを 供給し続ける必要がある。すなわち、塗布工程を通じて必要な Heガスの量が多くなり 、コストが高くなる。
[0019] また、特開平 3— 245870号公報に記載された塗布装置も、チャンバ内全体に He ガスを含んだ混合ガスを供給する必要があるため、特開平 5— 283331号公報に記 載された塗布装置と同様に、混合ガスが貯留されるまでの時間遅れが発生するおそ れがあり、また、使用される Heガスが多くなることでコスト高になる。
[0020] また、特開平 5— 283331号公報及び特開昭 61— 150126号公報に記載されるよ うに、回転する基板の表面全体を覆うような蓋が設けられる場合、基板の回転により 飛散してミスト状になった塗布液が前記蓋に付着してパーティクルとなり、このパーテ イタルが基板に落下して付着するというおそれがある。このような蓋の付着物を取り除 き、基板へのパーティクルの付着を防ぐためには、前記蓋を洗浄することが必要であ る力 当該洗浄にはコストがかかる。さらに、前記蓋は、基板の表面全体を覆っている ため、基板の周囲に既述のダウンフローを形成できない。このため、基板の周囲にパ 一ティクルが飛散するおそれが残存してしまう。
発明の要旨
[0021] 本発明は、以上のような問題点に着目し、これを有効に解決すべく創案されたもの である。本発明の目的は、基板に薬液の回転塗布を行う際に、層流が形成される領 域を広げて、風車マークの発生を効果的に抑えることができるような塗布装置及び塗 布方法を提供することである。
[0022] 本発明の塗布装置は、基板を水平に保持する基板保持部と、基板保持部に水平 に保持された基板の中心部に薬液を供給する薬液ノズルと、遠心力により基板の表 面に薬液を広げて塗布するため、基板保持部を回転させる回転機構と、基板保持部 に水平に保持された基板の表面に、雰囲気ガスのダウンフローを形成する気流形成 手段と、基板の周囲の雰囲気を排気する排気手段と、雰囲気ガスよりも動粘性係数 の大きい層流形成用ガスを基板の表面に供給するガスノズルと、を備え、前記雰囲 気ガスある!/、は前記層流形成用ガスは、基板の中心部に供給されるようになって!/ヽる ことを特徴とする。
[0023] ここで、層流形成用ガスを基板の表面に供給するとは、当該ガスを基板に対して鉛 直方向から供給することに限られず、斜め方向から供給することも含み、更に、水平 方向から基板の表面に沿って供給することも含む。
[0024] 本発明によれば、基板の表面に対して薬液によりスピンコーティングを行ってその 後スピン乾燥する際に、雰囲気ガスによるダウンフローを行いながら、その雰囲気ガ スよりも動粘性係数の大きい層流形成用ガスを供給することにより、基板の表面に沿 つて外側に広がる雰囲気ガスの気流中に層流形成用ガスが混合される。これにより、 基板の表面に形成される気流の動粘性係数が大きくなり、基板の表面に形成される 層流の半径はガスの動粘性係数に比例することから、結果的に基板表面における層 流領域が広がる。従って、基板の表面における風車マークの生成を抑えることができ 、良好な塗布処理を行うことができる。

発明を実施するための最良の形態
[0033] 本発明の一実施の形態として、基板であるウェハ Wに薬液としてレジスト液を塗布 する塗布装置 2について説明する。
[0034] 図 1A及び図 1Bは、夫々、本実施の形態の塗布装置 2の縦断側面図及び横断平 面図である。図中 20は、筐体である。図中 21は、例えば不図示の搬送機構によりゥ エノ、 Wの搬送が行われる搬送用通路に面するように設けられたウェハ Wの搬送口で ある。図中 21aは、搬送口 21に設けられた開閉自在なシャツタである。シャツタ 21aは 、ウェハ Wが前記搬送機構により筐体 20内に搬入される場合及びウェハ Wが筐体 2 0内から搬送機構により搬出される場合を除 、て、閉鎖されるように構成されて!、る。 これにより、搬送用通路力も筐体 20内への気体の流入が抑えられるようになつている 図中 31は、筐体 20内に設けられたウェハ Wの裏面側中央部を吸引吸着してゥェ ハ Wを水平に保持するための基板保持部であるスピンチャックである。このスピンチ ャック 31は、軸部 32を介して、駆動部 33に接続されている。スピンチャック 31は、こ の駆動部 33を介して、ウェハ Wを保持した状態で、鉛直軸周りに回転自在かつ昇降 自在である。
[0035] 図中 34は、スピンチャック 31に保持されたウェハ Wの周縁外側に当該ウェハ Wを 囲むように設けられた、上部側が開口したカップである。カップ 34の側周面上端側は 、内側に傾斜している。カップ 34の底部側には、凹部状をなす液受け部 35が、ゥェ ハ Wの周縁下方側にぉ 、てウェハ Wの全周に亘つて設けられて 、る。この液受け部 35は、外側領域と内側領域とに区画されている。外側領域の底部には、貯留された レジスト液のドレインを排出するための排液口 36が設けられている。
[0036] また、内側領域の底部には、 2つの排気口 37, 38が設けられている。排気口 37, 3 8には、夫々、排気管 39の一端が接続されている。排気管 39の他端は、合流して、 バルブ VIを介して、例えば排気ポンプなどの排気手段 30に接続されている。これに より、例えばバルブ VIの開度を調節することで、カップ 34内の気体を例えば lm3 / min〜3m3 Zminの排気量で排気できるようになつている。このように、バルブ VIを 開いて排気が行われると、後述するように、ウェハ W上に吐出された Heガス及びゥェ ハ Wの周囲に供給された空気が、排気口 37, 38を介して排気管 39内に流入して筐 体 20内から除去される。また、このように形成される排気流に乗って、ウェハ Wの回 転により飛散したミスト状のレジスト液が、液受け部 35を介して、排液口 36から排出さ れるようになっている。
[0037] また、スピンチャック 31に保持されたウェハ Wの下方側には、円形板 3Aが設けられ ている。また、円形板 3Aの外側を囲むようにして、断面が山形のリング部材 3Bが設 けられている。さらに、リング部材 3Bの外端には、下方に伸びる端板 3C力 前記液 受け部 35の外側領域内に進入するように設けられている。これにより、ウェハ Wから こぼれ落ちるレジスト液は、リング部材 3B及び端板 3Cの表面を伝って、液受け部 35 の外側領域へとガイドされるようになって 、る。
[0038] 次に、筐体 20内に設けられた各ノズルの構成について、図 2をも参照して説明する 。図中 41は、ウェハ Wにレジスト液を吐出するための薬液ノズルとして設けられたレ ジスト液供給ノズルである。レジスト液供給ノズル 41には、レジスト液供給管 42の一 端が接続されている。レジスト液供給管 42の他端は、バルブ V2及び液体流量制御 部 43を介して、レジスト液が貯留されたレジスト液供給源 44に接続されている。また、 レジスト液供給ノズル 41には、当該レジスト液供給ノズル 41を支持するアーム体 45 の一端が接続されている。このアーム体 45の他端は、駆動部 46に接続されている。 駆動部 46は、例えば水平に、筐体 20の長さ方向に沿って敷設されたガイドレール 4 7に沿って移動できるように構成されて 、る。
[0039] 図 1B中 22は、カップ 34の外側に設けられた各ノズルの待機領域である。待機領域 22は、レジスト液供給ノズル 41の待機用バス 22aを備えている。スピンチャック 31と 搬送機構との間でウェハ Wの受け渡しが行われる際、レジスト液供給ノズル 41及び 後述のガスノズル 51は、この待機領域 22にて待機するようになっている。既述の駆 動部 46の移動に伴って、レジスト液供給ノズル 41は、アーム体 45を介して、待機領 域 22からスピンチャック 31に載置されたウェハ Wの中心部上まで移動自在に構成さ れている。そして、レジスト液供給ノズル 41がウェハ Wの中心部上に移動すると、ノ ルブ V2が開かれ、レジスト液供給源 44からレジスト液供給管 42に流れ込むレジスト 液が液体流量制御部 43により流量制御されて、所定の流量のレジスト液がレジスト 液供給ノズル 41からウェハ Wの中心部上に吐出されるようになっている。
[0040] また、図中 51は、ウェハ Wに層流形成用ガスである Heガスを吐出するためのガス ノズルである。図 3A及び図 3Bをも参照しながら説明すると、このガスノズル 51は、一 端側が塞がれた円筒状に構成されており、例えばウェハ Wの半径よりも若干長く形 成されている(例えば 150mm以上)。当該ガスノズル 51の他端側には、ガス流入口 52が設けられている。ガス流入口 52は、ガスノズル 51内に当該ガスノズル 51の長さ 方向に沿って設けられたガス流路 53に連通して 、る。
[0041] 図 4は、ガスノズル 51の側周壁を模式的に示した図である。図 4中 501は、この側 周壁の骨格部をなす例えばアルミナセラミックス力 なる本体部であり、多孔質体をな し、前記ガス流路 53に隣接している。本体部 501には、細かい多数の気孔 502が形 成されている。これら気孔 502の多くは、互いに連通することで、本体部 501全体に お!、て三次元網目状の気体の流路 503を形成して 、る。
[0042] ガスノズル 51のガス流入口 52には、ガス供給管 54の一端が接続されて!、る。ガス 供給管 54の他端は、ノ レブ V3及びガス流量制御部 55を介して、 Heガスが貯留さ れたガス供給源 56に接続されている。バルブ V3が開かれると、ガス供給源 56からガ ス供給管 54に Heガスが流れ込む。この Heガスは、ガス流量制御部 55により流量制 御されながら、ガスノズル 51のガス流路 53に流入する。ガス流路 53に流入した Heガ スは、本体部 501のガス流路 503に流入し、このガス流路 503を介してノズル 51の外 部に向かう。既述のように、ガス流路 503は、本体部 501全体において網目状に形 成されているため、本体部 501を通過した前記 Heガスは、図 3A及び図 3Bに矢印で 示すように、ガスノズル 51の側周壁の略全体から略均一な流速でガスノズル 51の外 部へと吐出される。なお、本体部 501の気孔 502は、特許請求の範囲でいうガスノズ ルの吐出口に相当する。
[0043] また、図 1及び図 2に示すように、ガスノズル 51は、例えば水平方向に伸長するよう に、支持部材 57aを介してアーム体 57の一端に接続されている。アーム体 57の他端 は、移動自在に構成された駆動部 58に接続されている。そして、後述するように、ゥ ェハ Wにレジスト液の塗布を行う際には、駆動部 58と共にガスノズル 51が、アーム体 57及び支持部材 57aを介して、待機領域 22から例えば図 1B及び図 2に示すように スピンチャック 31に載置されたウェハ Wの中心部及びその径方向をカバーする Heガ スの吐出位置へと移動し、当該中心部を含んだ径方向に沿ってウェハ W上に Heガ スが吐出される。なお、図 1中 100は、制御部であり、駆動部 33及びバルブ V3に接 続されており、例えば駆動部 33を介してレジスト液を乾燥させるための回転数でゥェ ハ Wを回転し始めた時点あるいはそれよりも前において前記バルブ V3を開き、また、 例えばバルブ V3が開かれてから所定時間経過後に当該バルブ V3を閉じる、という ように駆動部 33及びバルブ V3を制御する。
[0044] なお、 Heガスの吐出位置としては、このような位置に限られな 、。例えば、ガスノズ ル 51の長さ方向の中心がウェハ Wの中心部上に位置するというように設定してもよ い。もっとも、後述するレジスト液の乾燥工程の初期、例えば乾燥工程の開始後 10秒 程度、の間はウエノ、 Wの中心部に Heガスが供給されることは必要である。また、ゥェ ハ Wに向かってダウンフローされる空気は、ウェハ Wの遠心力により、ウェハ Wの中 心側から周縁側へ向力つて渦巻き状に流れる。そして、ウェハ Wの中心に Heガスが 吐出されると、その吐出された Heガスは前記空気の流れと合流してウェハ Wの周縁 側へ行き渡る。これにより、ウェハ W表面全体に空気と Heガスとの混合気体によって 構成される層が形成される。この層における動粘性係数は、空気単独の動粘性係数 よりも高くなる。このため、ウェハ W上における遷移流の発生を抑えることができる。
[0045] なお、ガスノズル 51が Heガスを吐出する位置に移動したとき、図 1で示すノズル 51 の下端からウェハ Wの表面までの高さ hは、混合気体層中の空気と Heガスとの混合 比にもよる力 例えばウェハ Wに供給されたレジスト液の乾燥を行う際にウェハ Wを 2 600rpmある!/ヽは 3000rpmで回転させる場合、 0. 2mm〜70mmであることが好ま しい。 h力 SO. 2mmよりも小さいと、ガスノズル 51がウェハ Wに接触するおそれがあり、 また、ガスノズル 51によりウェハ W上に形成される気流が撹乱されて、ウェハ Wの各 部においてレジスト液の蒸発乾燥速度が不安定ないし不均一になって、形成される レジスト膜の膜厚が不均一になるおそれがある。一方、 hが 70mmを超える場合は、 ウエノ、 W上の空気が Heに置換される時間が長くなるおそれがある他、 Heガスをゥェ ハ Wに供給してもウエノ、 Wの周縁部におけるガスの動粘性係数の値を十分に上昇さ せることができず、本発明の効果を十分に得られないおそれがある。
[0046] 図 1Aに示すように、筐体 20内の上部には、パーティクルを除去するためのフィルタ 61が設けられている。フィルタ 61の上部には、区画された空間である通気室 62が設 けられている。通気室 62には、ガス供給管 63の一端が開口しており、ガス供給管 63 の他端は、バルブ V4を介して、雰囲気ガスである空気が貯留された空気供給源 64 に接続されている。バルブ V4を開くと、空気供給源 64の空気が例えば所定の流量 でガス供給管 63を介して通気室 62に流入する。この通気室 62に流入した空気は、 フィルタ 61を通過して当該空気に含まれていたパーティクルが除去された後に、筐 体 20内に供給されるようになっている。なお、フィルタ 61、ガス供給管 63及び空気供 給源 64は、特許請求の範囲で言う気流形成手段に相当するものである。
[0047] また、図示は省略している力 例えば筐体 20の下部には、筐体 20内の気体を排気 する排気部が設けられている。既述のように、フィルタ 61から空気が供給されるととも に、当該排気部が前記排気手段 30とは別途に、例えば所定の流量で、排気を行うこ とにより、筐体 20内に空気のダウンフローが形成されるようになっている。
[0048] 次に、本実施の形態の塗布装置 2の作用について、図 5A乃至図 5Dを参照しなが ら説明する。
[0049] 先ず、バルブ V4及びバルブ VIが開かれ、さらに、筐体 20の下部の排気部力 排 気が行われ、筐体 20内に図 5A乃至図 5Dに実線の矢印で示すように空気のダウン フローが形成される。続いて、図示されない搬送機構が、ウェハ Wを保持した状態で 、搬送口 21を介して筐体 20内に進入する一方、駆動部 33を介してスピンチャック 31 が例えばカップ 34の外へと上昇する。そして、スピンチャック 31がウェハ Wの裏面中 央部を吸着してウェハ Wを水平に保持した後、当該スピンチャック 31は下降し、これ によりウェハ Wがカップ 34内に収まる。その後、駆動部 46を介してレジスト液供給ノ ズル 41がウェハ Wの中心部上に移動するとともに、駆動部 58を介してガスノズル 51 力 Sウェハ wの周縁付近に移動する。
[0050] 続、て、駆動部 33を介してスピンチャック 31に保持されたウェハ Wが鉛直軸周りに 例えば 2000rpmで回転される。これにより、ダウンフローでウェハ W上に降りてくる空 気は、この回転するウェハ W上を周縁部に向けて遠心力により渦巻き状に広がる。次 いで、バルブ V2が開かれ、レジスト液供給ノズル 41から供給されたレジスト液 4Aが ウェハ Wの中心部に吐出される。ウェハ Wに供給されたレジスト液 4Aは、遠心力に より伸展するいわゆるスピンコーティングによって、ウェハ W上の中心部から周縁部に 広げられる(図 5A)。
[0051] ウェハ Wの表面全体がレジスト液 4Aに覆われると、バルブ V2が閉じられ、レジスト 液供給ノズル 41からのレジスト液 4Aの供給が停止し、スピンチャック 31の回転数が 例えば lOOrpmに低下される。これにより、塗布されたレジスト液 4Aのレべリング (厚 さが均一になるようにレジスト液をならすこと)が行われる。またこのとき、レジスト液供 給ノズル 41が駆動部 46を介してウェハ Wの中心から退避すると共に、ガスノズル 51 が既述の Heガス吐出位置へと移動される(図 5B)。
[0052] ガスノズル 51の移動後、バルブ V3が開かれ、 Heガス供給源 56からガス供給管 54 に供給される Heガスの流量が流量制御部 55により制御されつつ、ガスノズル 51であ る多孔質体の周面力も Heガスがシャワー状に吐出される。当該 Heガスは、ウェハ W の中心部を含む径方向に沿って、例えば 40LZminの流量で供給される。この Heガ スの吐出と例えば同時かあるいはその吐出に若干遅れて、ウェハ Wの回転数が例え ば 2600rpmに上昇され、レジスト液 4Aの振り切り乾燥が行われる(図 5C参照)。図 6 A及び図 6Bは、このように Heガスがウェハ Wに吐出されたときのウェハ W周辺の各 気体の流れを示す図であり、 Heガスの流れを点線で、空気の流れを実線で夫々示し ている。これらの図に示すように、ウェハ W上に供給された Heガスは、ウェハ W表面 に沿って中心力 渦巻き状に広がる空気と合流して、 Heガスと空気との混合気体か らなる層がウェハ W上を周縁部へと向力つて広がるように渦巻流を形成する。この渦 卷流によってウェハ W上のレジスト液力 溶剤が盛んに蒸発して、レジスト液 4Aの乾 燥が行われ、塗布膜であるレジスト膜が形成される。なお図 5C中の点線は、混合気 体の層を示している。
[0053] レジスト液中の溶剤が蒸発するのに必要な時間が経過した後、例えば更に 10秒後 に、ウェハの回転はそのまま維持されつつ、バルブ V3が閉じられて Heガスの供給が 停止される(図 5D参照)。 Heガスの供給停止後も、しばらくは、スピンチャック 31はそ のままのスピードで回転され、レジスト液 4Aの乾燥が続けられる。その後、乾燥のた めの回転数での回転を始めて力も 60秒後に、当該スピンチャック 31の回転が停止さ れる。その後、既述のウェハ Wの搬入時とは逆の手順でウェハが前記搬送機構に受 け渡され、この搬送機構によりウェハ Wが筐体 20から搬出される。
[0054] 本実施の形態の塗布装置 2は、ウェハ Wの表面にレジスト液によるスピンコーティン グを行い、その後、レジスト膜を乾燥するにあたって、空気によるダウンフローを行う 一方で、ウェハ Wをレジスト膜の乾燥を行うための回転数(この例では 2600rpm)で 回転させる前力 ウェハ Wの表面の中心を含む径方向に沿って空気よりも動粘性係 数の大きい層流形成用ガスである Heガスを供給する。このため、ウェハ Wの中心部 に向けてダウンフローされウェハ Wの表面に沿って中心部から周縁部に広がる空気 中に、 Heガスが混合され、この混合気体がウェハ Wの表面全体に行き渡る。このた め、ウェハ W表面の気流の動粘性係数が空気だけの場合に比べて例えば 1. 5〜4 倍程度大きくなる。ウェハ Wの表面に形成される層流領域の半径はガスの動粘性係 数に比例することから、層流領域が広がり、 12インチサイズのウェハであれば層流領 域内に十分収まるようになる。
[0055] また、レジスト膜の溶剤は、ウェハ Wの回転数を乾燥のための回転数に上げた直後 に盛んに蒸発し、また、ウェハ Wの表面に沿って流れる渦巻流においてウェハ Wの 表面に近 、部位の気流はウェハ Wの中心部に供給されるガスにより形成され、この 気流の上にウェハ Wの中心部よりも外側の部位に供給されるガスの気流が積層され る格好になる。従って、レジスト膜の表面の仕上がりは、ウェハ Wの回転数が乾燥の ための回転数になった直後において、ウェハ Wの中心部に供給された気体による気 流によって概ね決定される。本実施の形態では、ウェハ Wが乾燥のための回転数で 回転し始めたときには、ウェハ Wの中心部には Heガスが供給されているので、ゥェ ハ Wの表面における風車マークの生成を効果的に抑えることができ、良好な塗布処 理を行うことができる。すなわち、本実施の形態によれば、ウェハ Wのサイズが大型 化しても、風車マークの生成を抑えることある 、は回避することができる。
[0056] また、ウェハ Wの表面に対する層流形成用ガスの供給をガスノズルにより行ってい るため、ウェハ Wが置かれている雰囲気全体を Heガス等により置換する場合に比べ て、ガスの消費量が少なくて済む。また、ガスの置換に長い時間を要するということも ない。また、ダウンフローの雰囲気中にウェハ Wを配置し、ウェハ Wの周囲から排気 するようにして 、るので、ウェハ Wの上に蓋を設けて閉空間を形成する手法のように ウエノ、 Wから飛散したミストが蓋に付着してパーティクル発生の要因になるといった 問題もない。
[0057] また、ガスノズル 51は、多孔質を介してガスが吐出するように構成されているので( 多孔質によって形成された空隙をガス吐出孔としているので)、 Heガスがシャワー状 にウェハ Wの表面に均一に供給される。このため、ウェハ Wの表面における Heガス の圧力分布が均一となり、この点力もも、乾燥されたレジスト膜の表面が滑らかとなり、 すなわち、乾燥の仕上がりが良好となる。

[0060] 既述の実施の形態においては、ウエノ、 Wに供給されたレジスト液をレべリングした 後、ウェハ Wの回転速度を上昇させたときに Heガスを供給している。しかしながら、 レべリング後、ウェハ Wの回転速度が上昇して力 溶剤の殆どが蒸発するまでの間 に、ウェハ Wの表面に既述の Heガスと空気との混合気体による層が形成されていれ ば、本発明の効果を達成できる。このため、例えばレべリングの途中力も溶剤の殆ど が蒸発するまでの間にウェハ Wに Heガスを吐出するようにしてもよい。ただし、レベリ ング時にウェハ Wへの Heガスの吐出を開始するよりも、既述の実施の形態のように、 レベリング終了後に乾燥工程のためにウェハ Wの回転速度を上昇させ、当該乾燥ェ 程の開始時あるいは開始の直前に Heガスの吐出を開始する方力 Heガスによるゥ エノ、 Wの温度への影響が抑えられ、より面内均一性の高いレジスト膜が得られるため 、好ましい。

した他は実施例 6—1と同様に、成膜処理が行われた。ガスノズル 51とウエノ、 Wとの 距離 hは、 5mmとされた。
[0099] 図 20の表は、実施例 6— 1乃至実施例 6— 4の結果、及び、比較例 6— 1の結果を 示したものである。表中の〇は、ウェハ Wに風車マークが形成されていなかったこと を示している。また Xは、風車マークが形成されていたこと、 X Xは風車マーク及び 風車マークの外側に乱流に曝されたことによる筋が形成されていたことを示している 。この表に示すように、実施例 6—1では 2200rpmまで、実施例 6— 2では 2200rpm まで、実施例 6— 3では 2300rpmまで、実施例 6— 4では 2600rpmまで、夫々風車 マークの形成が抑えられ、良好な成膜処理が行われた。また、実施例 6—1では 250 Orpmまで、実施例 6— 2では 2500rpmまで、実施例 6— 3では 2800rpmまで、実施 例 6— 4では 2900rpmまで、ウェハ W上において乱流の形成が抑えられていること が分かる。それに対して、比較例 6—1では、 1800rpmまでしか風車マークの形成が 抑えられず、 2400rpm以上の回転数で乱流が発生したことが分かる。以上から、 He ガスをウエノ、 Wに供給することで、層流の形成領域が広げられ、ウェハ W表面におけ る遷移流及び乱流の形成が抑制される、ということが分かる。
[0100] 続いて、本発明の効果を確認するために、比較例 7— 1、実施例 7— 1乃至実施例 7— 3の成膜が行われた。図 21Aは、これら比較例 7—1、実施例 7—1乃至実施例 7 —3で使用されたガスノズル 101の構成について示している。図中 102は、下面が開 口している偏平な円筒形状に構成されたガス供給ヘッドである。そして、ガス供給へ ッド 102の開口部を塞ぐように、例えば多孔質のセラミックスによって構成されたガス 供給板 103が設けられている。図 21Bに示すように、ガス供給板 103は円形であり、 その直径は 50mmである。図中 104は、ガス供給ヘッド 102及びガス供給板 103に より囲まれる通気室であり、ガス供給ヘッド 102の上部中央に接続されたガス供給管 54に連通している。ガス供給管 54から通気室 104に供給される Heガスは、ガス供給 板 103に設けられた孔を通過して、図中に矢印で示すように、ガス供給板 103の下 面全体から下方に向けてシャワー状に吐出される。
[0101] 続いて、比較例 7—1として、図 22Aに示すように、ガスノズル 51に代えてガスノズ ル 101が用いられ、実施例 6—1乃至実施例 6— 4と同様の手順に従って、レジストの 乾燥工程において夫々回転数を変化させたウエノ、 Wに対して、 Heガスを供給しなが らレジスト膜の成膜が行われた。ただし、比較例 7—1においては、 Heガスをウェハ Wに供給する際、ガスノズル 101は、図中に h3で示されたその下端とウェハ W表面と の距離が 25mmになる高さ位置に設けられた。なお、当該高さ位置において、ガスノ ズル 101のガス供給板 103は、ウェハ Wに対して平行であり、ウェハ Wの中心部を覆 つている。また、 Heガスの流量は、 lOLZminに設定された。
[0102] 続いて、実施例 7— 1として、 Heガスの流量が 30LZminにされた他は比較例 7— 1と同様の手順及び同様の処理条件で、各ウェハ Wに異なる回転数で成膜処理が 行われた。
[0103] また、実施例 7— 2として、図 22Bに示すように、ガスノズル 101の代わりにガスノズ ル 95力用いられ、当該ガスノズル 95から Heガスが供給されながら、実施例 7—1と同 様に各ウェハ W毎にそのレジストの乾燥工程における回転数を変化させてレジスト膜 の成膜が行われた。このガスノズル 95は、実施例 6—1乃至実施例 6—4で用いられ たガスノズル 51と略同様に構成されている力 その長さはガスノズル 51よりも短ぐ 1 OOmmであった。また、ガスノズル 95は、 Heガスを供給する際にはウェハ Wの径方 向に沿うように設けられる力 図 22Bに示すように、ウェハ Wの中心部及び端部を力 バーしておらず、ウェハ Wの中心部にはダウンフローされた空気が供給されるように なっている。また、図中 h4で示されたウェハ W表面カゝら Heガスを供給する際のガスノ ズル 95の下端までの高さは、 2mmに設定され、 Heガスの流量は 30LZminに設定 された。
[0104] さらに、実施例 7— 3として、図 22Cに示されるように、ガスノズル 101及びガスノズ ル 95から夫々 Heガスを供給しながら、各ウェハ W毎にレジストの乾燥工程における 回転数を変化させて、レジスト膜の成膜を行った。この実施例 7— 3においては、ゥェ ハ Wに Heガスを供給する際のガスノズル 101及びガスノズル 95の位置力 夫々、実 施例 7—1及び実施例 7— 2と同様に設定された。また、ガスノズル 101からの Heガス の流量、ガスノズル 95からの Heガスの流量は、夫々、 10LZmin、 30LZminに設 定された。
[0105] 比較例 7— 1、及び、実施例 7— 1乃至実施例 7— 3の結果が、表として図 23に示さ れている。表中の〇、 X、 X Xの各記号は、図 20にて用いられた各記号と同一の意 味を表している。図 23の表に示すように、実施例 7— 1では 2200rpmまで、実施例 7 2では 2200rpmまで、実施例 7— 3では 2400rpmまで、夫々風車マークの形成が 抑えられ、良好な成膜処理が行われた。また、比較例 7—1については、比較例 6— 1と同じデータを示しており、このことから、 h3 = 25mmで He流量が lOLZminの場 合にぉ 、ては、実質的に Heを流す効果がな 、と 、うことが判る。
[0106] また、実施例 7— 2の結果から、 Heガスは、既述の実施例 6— 1乃至実施例 6—4の ようにウェハ Wの中心部に供給されなくても、風車マークの発生を抑えるということが 分かる。すなわち、ウェハ Wの中心の上方空間に層流が形成されており、かつ、ゥェ ハ表面が雰囲気ガス (例えば空気)で満たされて 、て Heが無 、状態にぉ 、て、遷移 流が発生する場所より上流側(ウェハの中心寄り)の位置力 Heを流せば、風車マ ークの発生を抑制することが出来るものと考えられる。
[0107] また、既述の比較例 4—1及び比較例 4 2のウェハ Wの表面においては、図 18C に示すように、風車マークが形成されてレジストの膜厚が不均一となった。これは、フ ィルタ 61からダウンフローされた空気をもカバー 91に遮られてしまって、ウェハ Wの 中心上方空間に層流が供給されな力つたためと考えられる。
[0108] さらに、実施例 7— 3のように、ガスノズル 95とノズル 101とから Heガスが夫々ウェハ Wの異なる位置、この例では中心部と中心部よりも外側の領域と、に供給されるように 構成された場合には、 Heガスを供給するガスノズル 95及びノズル 101からウェハ W までの距離や、各ノズル力も供給されるガス流量について、これらのパラメータを夫々 独立して調整することができる。このため、レジストの膜厚の均一性を、より一層向上 させることができる。従って、ウェハ Wの中心部において実施例 4—1乃至実施例 4 3でみられたような Heガスの吐出跡 93が形成されることを抑えることができる。なお、 実施例 7— 2から明らかなように、ガスノズル 101からは、 Heガスに代えて空気を吐出 するようにしてちょい。
[0109] 続いて、実施例 6— 3及び実施例 7— 3において各々同一の回転数(2200rpm)で 処理されたウェハ Wを選択し、これらのウェハ Wのレジストの膜厚を測定した。図 24 は、各ウェハについての中心からの位置と、当該位置におけるレジストの膜厚と、の 関係を示したグラフである。このグラフに示すように、実施例 7— 3において処理され たウェハ Wの方が、レジスト膜の膜厚の均一性は高力つた。
[0110] なお、上述の各実施例及び各比較例において示された Heガスの流量は、空気及 ΧβΝ ガスの流量を測定するための簡易フローメータにより測定されたものである。従

つて、 Heガスの実際の流量は、各々示された流量の 1. 4倍程度に大きいものと考え られる。

Claims

請求の範囲
[1] 基板を水平に保持する基板保持部と、
基板保持部に水平に保持された基板の中心部に薬液を供給する薬液ノズルと、 遠心力により基板の表面に薬液を広げて塗布するため、基板保持部を回転させる 回転機構と、
基板保持部に水平に保持された基板の表面に、雰囲気ガスのダウンフローを形成 する気流形成手段と、
基板の周囲の雰囲気を排気する排気手段と、
雰囲気ガスよりも動粘性係数の大きい層流形成用ガスを基板の表面に供給するガ スノズノレと、
を備え、
前記雰囲気ガスあるいは前記層流形成用ガスは、基板の中心部に供給されるよう になっている
ことを特徴とする塗布装置。
[2] 前記ガスノズルは、基板の中心部の上方カゝら基板の径方向に沿って開口するガス 吐出口を有している
ことを特徴とする請求項 1に記載の塗布装置。
[3] 前記ガスノズルは、基板の中心部の上方から基板の径方向に沿って配列された多 数の孔カもなるガス吐出口を有して!/、る
ことを特徴とする請求項 1に記載の塗布装置。
[4] 前記ガスノズルは、多孔質体を有している
ことを特徴とする請求項 1乃至 3のいずれかに記載の塗布装置。
[5] 前記ガスノズルは、基板の周縁により近い領域において、吐出流量がより大きくなつ ている
ことを特徴とする請求項 1乃至 4のいずれかに記載の塗布装置。
[6] 前記ガスノズルは、基板の中心部と当該中心部から離れている領域との両方に、層 流形成用のガスを供給するように構成されて 、る
ことを特徴とする請求項 1乃至 5のいずれかに記載の塗布装置。
[7] 前記ガスノズルは、基板の中心部から離れている領域に層流形成用のガスを供給 するように構成されており、
基板の中心部は、雰囲気ガスのダウンフローに曝されるように構成されている ことを特徴とする請求項 1乃至 5のいずれかに記載の塗布装置。
[8] 前記ガスノズルとは別個に、基板の中心部に層流形成用のガスまたは雰囲気ガス を供給するための第 2ガスノズルが設けられて 、る
ことを特徴とする請求項 1乃至 5のいずれかに記載の塗布装置。
[9] 基板を基板保持部に水平に保持させる工程と、
基板保持部に保持された基板の表面に雰囲気ガスのダウンフローを形成しながら 基板の周囲の雰囲気を排気する工程と、
基板の中心部に薬液ノズルから薬液を供給し、基板保持部を回転させ、遠心力に よって基板の表面に薬液を広げて塗布する塗布工程と、
前記塗布工程の後、基板を回転させている状態で、前記雰囲気ガスよりも動粘性 係数の大き ヽ層流形成用ガスをガスノズルカゝら基板の表面に供給すると共に、基板 の中心部に前記雰囲気ガスまたは前記層流形成用ガスを供給して、薬液を乾燥させ る乾燥工程と、
を備えたことを特徴とする基板に対する薬液の塗布方法。
[10] 層流形成用ガスを基板の表面に供給すると共に基板の中心部に前記雰囲気ガス または前記層流形成用ガスを供給するタイミングは、薬液を乾燥させるのに好適な回 転数で基板が回転し始めた時点、あるいは、当該時点よりも前である
ことを特徴とする請求項 9に記載の塗布方法。
[11] 前記ガスノズルは、基板の中心部の上方カゝら基板の径方向に沿って開口するガス 吐出口を有している
ことを特徴とする請求項 9または 10に記載の塗布方法。
[12] 前記ガスノズルは、基板の中心部の上方から基板の径方向に沿って配列された多 数の孔カもなるガス吐出口を有して!/、る
ことを特徴とする請求項 9または 10に記載の塗布方法。
[13] 前記ガスノズルは、多孔質体を有している ことを特徴とする請求項 9乃至 12のいずれかに記載の塗布方法。 前記ガスノズルは、基板の周縁により近い領域において、吐出流 ている
ことを特徴とする請求項 9乃至 13のいずれかに記載の塗布方法。
