技術分野
[0001] 本発明は、反射波に対する波長選択性を有する半導体光素子において、無反射 状態から高い波長選択性をもって目的波長の光のみを反射する状態に移行できるよ うにするための技術を採用した半導体光素子及び該半導体光素子を用いる半導体 レーザ及び該半導体レーザを用いる光トランスボンダに関する。
背景技術
[0002] 光通信システムや光測定システムの光源として用いられている半導体レーザは、一 般的に、 pn接合半導体に電流を注入したときの接合部に誘導放出された光を導波 路構造によって導波し、その導波路端に形成された光反射器により反射させて往復 させ、光反射器間の導波路の長さと内部の屈折率によって決まる定在波長の光を選 択的に発振する構造を有している。
[0003] このような構造の半導体レーザには、波長選択性を有してレ、な!/、多波長型、波長 選択性を有するもののその波長が固定されている固定波長型及び波長選択性を有 しその波長を可変できる可変波長型とがある。
[0004] そして、可変波長型として、分布ブラッグ反射器(DBR : Distributed Bragg Ref lector)型の半導体レーザが知られて!/、る。
[0005] 図 16は、従来技術による DBR型の光反射器を有する半導体レーザ 10の概略構造 を示す側断面図である。
[0006] この半導体レーザ 10においては、例えば、 p型インジウム 'リン(p— InP)力、らなる p 型クラッド層 11と、 n型インジウム 'リン (n— InP)力もなる n型基板 12との間に、活性 層 13及び回折格子を有するガイド層 14が、例えば、インジウムガリウム砒素リン (InG aAsP)により所定幅で連続するように形成されて!/、る。
[0007] また、この半導体レーザ 10においては、 n型基板 12の表面(素子下面)に共通電 極 15がほぼ全面にわたって形成され、 p型クラッド層 11の表面(素子上面)に、活性 層 13、ガイド層 14にそれぞれ対向する一対の個別電極 16、 17が形成されている。
[0008] なお、この半導体レーザ 10においては、 n型基板 12のうち、活性層 13及びガイド 層 14に近い部分は、 p型クラッド層 11と共に、光の外周部への漏れを防ぐための n型 クラッド層 12aとして奉仕する。

[0016] 但し、上記のようにガイド層 14に対する電流密度や温度の可変制御によって得ら れる単一モードの波長変化幅は 1パーセント程度であって、大幅な波長変化幅が必 要な用途では、上記構成の半導体レーザ 10を複数個用いなければならないという問 題がある。
[0017] この問題を解決する技術として、特許文献 1には、活性層の前後に DBR領域を設 け、フロント側の DBR領域は、回折用の溝の間隔が徐々に変化するように形成し、リ ァ側の DBR領域は一定の溝間隔を有する格子部を所定の隙間を開けて設けたサン プルドグレーティング構造を有するチューナブルレーザが記載されている。

発明の開示
[0019] しかしながら、前記した半導体レーザに用いられている DBR型の光反射器は、回 折用の溝 14aを導波路に設けて光をブラッグ反射させる方式であるため、電流を流し ていない状態であっても、その状態における屈折率と溝の間隔で決まる波長の光を 反射する状態となり、光反射器単体として用いる場合、無反射状態にすることができ ないという問題がある。
[0020] しかも、反射波長を変化させるために前記特許文献 1のように回折用の溝の間隔を 徐々に変化させる光反射器では、電流を流していない状態であっても複数の波長に ついて反射が発生するので、たとえ、ある電極に電流を注入して目的波長の光に対 して高い反射率が得られるようにしたとしても、他の波長についての反射率が比較的 大きいので、結果的に、波長選択性が低いという問題がある。
[0021] このため、このような DBR型の光反射器を半導体レーザに用いる場合、特許文献 1 のように、活性層のリア側にも DBR領域を設けなくてはならず、構造が複雑化すると 共に、出射光のスペクトラム純度も低くなつてしまうという問題がある。
[0022] 本発明の目的は、このような問題を解決し、無反射状態から高い波長選択性をもつ て目的波長の光のみを反射できる状態に移行可能な半導体素子及び該半導体光 素子を用いる半導体レーザ及び該半導体レーザを用いる光トランスボンダを提供す ることである。

[0173] この光トランスボンダ 90の基本的な構成は、図 15に図 1A、図 10を合わせて参照 すると、波長可変型の半導体レーザ 60の出射光を電気信号で変調して出力する送 信部 91と、入射光を電気信号に変換して出力する受信部 95とを有する光トランスポ ンダ 90において、前記送信部 91の半導体レーザ 60が、光を誘導放出するための活 性層 61が p型クラッド層 22と n型クラッド層 23の間に形成され、前記活性層 61の少な くとも一端側に波長選択性を有して光を反射する半導体光反射器 20が設けられ、前 記活性層 61で誘導放出された光のうち、前記半導体光反射器 20によって反射され る波長の光を選択的に発振する半導体レーザ 60であって、前記半導体レーザ 60の 前記半導体光反射器 20は、 n型基板 23と、前記 n型基板 23自体の一部または前記 n型基板 23の上方に形成されている前記 n型クラッド層 23aと、前記 n型基板 23の上 方に形成されている P型クラッド層 22と、前記 p型クラッド層 22と前記 n型クラッド層 23 aとの間に形成されている、光を導波するためのガイド層 24と、前記 n型基板 23の底 面及び前記 p型クラッド層 22の上面にそれぞれ形成されている第 1及び第 2の電極 4 0, 41と、前記ガイド層 24の近傍に該ガイド層 24の光導波方向に沿って規則的に配 置された複数の電流規制部材 31とを具備し、該複数の電流規制部材 31は、周囲の 物質とほぼ等しい屈折率を示すと共に、前記第 1及び第 2の電極 40, 41間に電流が 注入された状態で前記ガイド層 24内に該ガイド層 24の光導波方向に沿って規則的 な電流密度分布をもたらすと共に、該規則的な電流密度分布に基づいて前記ガイド 層 24内に該ガイド層 24の光導波方向に沿って規則的な屈折率の分布を生じせしめ るようになっており、それによつて、前記ガイド層 24は入射される光のうち、前記規則 的な屈折率の分布によって決定される波長の光を反射することを特徴とする。

[0182] なお、本発明で!/、う複数の電流規制部材 31をガイド層 24の近傍に該ガイド層 24の 光導波方向に沿って規則的に配置するとは、複数の電流規制部材 31を形成する各 電流ブロック群 30A、 30B、 30C力 図 1A、図 1B、図 2、図 10に示したように、所定 の間隔 Λ 1、 Λ 2、 Λ 3 (但し、八1 <八2<八3または八1〉八2〉八3でも可)を有し て規則的に配置されている場合に限らず、図 9、図 13の(b)に示したように、一定の 間隔 Λ、 Λχを有して規則的に配置されている場合及び図 8、図 12に示したように、 単調に増加ほたは減少でも可)する間隔 (場所によって連続的に変化する間隔でも 可)のピッチ Λχを有して規則的に配置されている場合を含んで、実質的に規則的に 配置されて!/、ることを意味して!/、る。
[0183] したがって、以上詳述したように、本発明によれば、反射波に対する波長選択性を 有する半導体光反射器において、無反射状態から高い波長選択性をもって目的波 長の光のみを反射する状態に移行できるようにするための技術を採用した半導体光 素子としての半導体光反射器及び該半導体光反射器を用いる半導体レーザ及び該 半導体レーザを用いる光トランスボンダを提供することができる。

請求の範囲
[1] n型基板と、
前記 n型基板自体の一部または前記 n型基板の上方に形成されて!/、る n型クラッド 層と、
前記 n型基板の上方に形成されている p型クラッド層と、
前記 P型クラッド層と前記 n型クラッド層との間に形成されている、光を導波するため のガイド層と、
前記 n型基板の底面及び前記 p型クラッド層の上面にそれぞれ形成されている第 1 及び第 2の電極と、
前記ガイド層の近傍に該ガイド層の光導波方向に沿つて規則的に配置された複数 の電流規制部材とを具備し、該複数の電流規制部材は、周囲の物質とほぼ等しい屈 折率を示すと共に、前記第 1及び第 2の電極間に電流が注入された状態で前記ガイ ド層内に該ガイド層の光導波方向に沿って規則的な電流密度分布をもたらすと共に 、該規則的な電流密度分布に基づ!/、て前記ガイド層内に該ガイド層の光導波方向 に沿って規則的な屈折率の分布を生じせしめるようになつており、
それによつて、前記ガイド層は入射される光のうち、前記規則的な屈折率の分布に よって決定される波長の光を反射することを特徴とする半導体光素子。
[2] 前記複数の電流規制部材は、前記 p型クラッド層と前記 n型クラッド層との少なくとも 一方の内部に形成されていることを特徴とする請求項 1に記載の半導体光素子。
[3] 前記複数の電流規制部材は、周囲のクラッド層の導電型と反対の導電型を有して いることを特徴する請求項 2に記載の半導体光素子。
[4] 前記複数の電流規制部材は、高抵抗材料からなることを特徴する請求項 1に記載 の半導体光素子。
[5] 前記第 1及び第 2の電極は、一方の電極が共通電極として形成され、他方の電極 が複数の個別電極として形成されてレ、ることを特徴とする請求項 1に記載の半導体 光素子。
[6] 前記複数の電流規制部材は、前記複数の個別電極毎に対応付けられたそれぞれ 所定の間隔を有する複数の電流ブロック群として形成されており、 前記複数の電流規制部材のうち前記所定の間隔として Λ 1を有する第 1の電流ブ ロック群に対応する第 1の個別電極と前記共通電極とに電流を注入した状態でブラッ グ反射の条件 λ =2n A l (但し、 nは導波路の等価屈折率である)を満たす波長

前記第 1及び第 2の電極は、前記複数の電流規制部材の間隔または前記ガイド層 の幅が規則的に変化している領域毎に選択的に電流を注入できるように、一方の電 極が共通電極として形成され、他方の電極が複数の個別電極として形成されて!/、る ことを特徴とする請求項 1に記載の半導体光素子。
[8] 前記ガイド層の温度を可変するための加熱体が設けられていることを特徴とする請 求項 1に記載の半導体光素子。
[9] 光を誘導放出するための活性層が ρ型クラッド層と η型クラッド層の間に形成され、 前記活性層の少なくとも一端側に波長選択性を有して光を反射する半導体光反射 器が設けられ、前記活性層で誘導放出された光のうち、前記半導体光反射器によつ て反射される波長の光を選択的に発振する半導体レーザにおいて、
前記半導体光反射器は、 n型基板と、
前記 n型基板自体の一部または前記 n型基板の上方に形成されて!/、る n型クラッド 層と、
前記 n型基板の上方に形成されている p型クラッド層と、
前記 P型クラッド層と前記 n型クラッド層との間に形成されている、光を導波するため のガイド層と、
前記 n型基板の底面及び前記 p型クラッド層の上面にそれぞれ形成されている第 1 及び第 2の電極と、
前記ガイド層の近傍に該ガイド層の光導波方向に沿つて規則的に配置された複数 の電流規制部材とを具備し、該複数の電流規制部材は、周囲の物質とほぼ等しい屈 折率を示すと共に、前記第 1及び第 2の電極間に電流が注入された状態で前記ガイ ド層内に該ガイド層の光導波方向に沿って規則的な電流密度分布をもたらすと共に 、該規則的な電流密度分布に基づ!/、て前記ガイド層内に該ガイド層の光導波方向 に沿って規則的な屈折率の分布を生じせしめるようになつており、
それによつて、前記ガイド層は入射される光のうち、前記規則的な屈折率の分布に よって決定される波長の光を反射することを特徴とする半導体レーザ。
[10] 前記半導体光反射器の前記複数の電流規制部材は、前記 p型クラッド層と前記 n 型クラッド層との少なくとも一方の内部に形成されていることを特徴とする請求項 9に 記載の半導体レーザ。
[11] 前記半導体光反射器の前記複数の電流規制部材は、周囲のクラッド層の導電型と 反対の導電型を有していることを特徴する請求項 10に記載の半導体レーザ。
[12] 前記半導体光反射器の前記複数の電流規制部材は、高抵抗材料からなることを特 徴する請求項 9に記載の半導体レーザ。
[13] 前記半導体光反射器の前記第 1及び第 2の電極は、一方の電極が共通電極として 形成され、他方の電極が複数の個別電極として形成されて!/、ることを特徴とする請求 項 9に記載の半導体レーザ。
[14] 前記半導体光反射器の前記複数の電流規制部材は、前記複数の個別電極毎に 対応付けられたそれぞれ所定の間隔を有する複数の電流ブロック群として形成され ており、

[16] 前記半導体光反射器には前記ガイド層の温度を可変するための加熱体が設けら れていることを特徴とする請求項 9に記載の半導体レーザ。
[17] 波長可変型の半導体レーザの出射光を電気信号で変調して出力する送信部と、 入射光を電気信号に変換して出力する受信部とを有する光トランスボンダにおいて、 前記送信部の半導体レーザは、光を誘導放出するための活性層が ρ型クラッド層と n型クラッド層の間に形成され、前記活性層の少なくとも一端側に波長選択性を有し て光を反射する半導体光反射器が設けられ、前記活性層で誘導放出された光のうち 、前記半導体光反射器によって反射される波長の光を選択的に発振する半導体レ 一ザであって、
前記半導体レーザの前記半導体光反射器は、
n型基板と、
前記 n型基板自体の一部または前記 n型基板の上方に形成されて!/、る n型クラッド 層と、
前記 n型基板の上方に形成されている p型クラッド層と、
前記 P型クラッド層と前記 n型クラッド層との間に形成されている、光を導波するため のガイド層と、
前記 n型基板の底面及び前記 p型クラッド層の上面にそれぞれ形成されている第 1 及び第 2の電極と、

それによつて、前記ガイド層は入射される光のうち、前記規則的な屈折率の分布に よって決定される波長の光を反射することを特徴とする光トランスボンダ。
[18] 前記半導体レーザの前記半導体光反射器の前記複数の電流規制部材は、前記 p 型クラッド層と前記 n型クラッド層との少なくとも一方の内部に形成されていることを特 徴とする請求項 17に記載の光トランスボンダ。
[19] 前記半導体レーザの前記半導体光反射器の前記複数の電流規制部材は、周囲の クラッド層の導電型と反対の導電型を有していることを特徴する請求項 18に記載の 光トランスボンダ。
[20] 前記半導体レーザの前記半導体光反射器の前記複数の電流規制部材は、高抵抗 材料からなることを特徴する請求項 17に記載の光トランスボンダ。
[21] 前記半導体レーザの前記半導体光反射器の前記第 1及び第 2の電極は、一方の 電極が共通電極として形成され、他方の電極が複数の個別電極として形成されて!/、 ることを特徴とする請求項 17に記載の光トランスボンダ。
