Abstract
発光装置は、各蛍光体からの光を混合して白色を得るように構成されている。発光装置は、380~420nmの波長域にピーク波長を有する紫外線又は短波長可視光を発する発光素子と、紫外線又は短波長可視光により励起され、560nm~600nmの波長域にピーク波長を有する可視光を発光する第1の蛍光体と、紫外線又は短波長可視光により励起され、第1の蛍光体が発光する可視光と補色の関係にある可視光を発光する第2の蛍光体と、発光素子を覆う光透過層であって、第1の蛍光体および第2の蛍光体が分散されている光透過部材と、を備えている。光透過部材に含まれている蛍光体全体の体積濃度は、0.05vol%以上10vol%以下であり、光透過部材は、発光素子の光が入射してから外部へ出射するまでの光路長が0.4mm以上20mm以下となるよう構成されている。
Description
本発明は、紫外線又は短波長可視光で効率よく励起され発光する蛍光体を用いた発光装置に関する。
従来、白色発光する半導体発光装置として、青色発光の半導体発光素子と青色光を吸収し緑~赤色の波長域の光を発光する蛍光材料を組み合わせて構成されたものが知られている(特許文献1参照)。このような構成の発光装置は、非常にシンプルな構造で安価に作製できる。その構造は、青色発光の半導体発光素子がカップ状の底面に配置され、半導体発光素子を被覆するように蛍光体を含むバインダーを流し込むことで構成されている。このとき、半導体発光素子より放射した青色光の一部は蛍光体に吸収され、蛍光体は吸収した光に応じて緑~赤色の波長域の光を発光する。その結果、蛍光体に吸収されず透過してきた青色光と、蛍光体より発光した緑~赤色光との加色混合により、白色光が得られる。また、蛍光体を含有したバインダーを半導体発光素子の上に設ける方法として、インクジェット印刷やステンシル印刷等が考案されている(特許文献2、3参照)。

しかしながら、特許文献1や特許文献2に記載の発光装置は、均一な色の放射光を得ることができない。これは、半導体発光素子を被覆する蛍光体含有バインダーペーストの厚さが均一でないため、蛍光体含有バインダーペーストを透過する半導体発光素子の放射光の量が領域によって異なるためである。蛍光体含有バインダーペーストの厚さが厚い領域は黄色に見える傾向があり、薄い領域は青色に見える傾向がある。特に人間の色調感覚は、白色において敏感であり、わずかな色調差でも違和感を覚える。その結果、色調むらを抑えた半導体発光装置の作製は歩留りを下げ、結果的に安価な提供ができなくなる。
そこで、特許文献3や特許文献4に記載の方法によって、蛍光体含有バインダーの厚さを均一に制御することで、発光装置から放射される光の、放射角による色度差を抑えることは可能となる。一方、発光装置個々の色度ばらつきは抑えきれず、十分な歩留りを得ることは困難である。それに加え、前述の方法により色調むらをなくすために、蛍光体層を半導体発光素子の周囲に高密度に薄膜で塗布することにより、白色LEDの発光面積が小さくなる。その結果、白色LEDの輝度が高くなりすぎるため、複数個のLEDを使用して照明器を作製した場合、輝度むら・照度むら等が発生しやすくなっていた。
このような問題に対して、白色LEDの発光面積を大きくし、輝度むらを防止するように蛍光体層を厚肉に形成すると、LED面内での色調むらが発生する。そして、このような白色LEDは、照明器の光源に使用した場合に照射方向によって色度が異なってしまうため、照明用光源に適さないものであった。
本発明はこうした状況に鑑みてなされたものであり、その目的とするところは、発光面内の色度のばらつきを抑えた発光装置を提供することにある。
上記課題を解決するために、本発明のある態様の発光装置は、380~420nmの波長域にピーク波長を有する紫外線又は短波長可視光を発する発光素子と、紫外線又は短波長可視光により励起され、560nm~600nmの波長域にピーク波長を有する可視光を発光する第1の蛍光体と、紫外線又は短波長可視光により励起され、第1の蛍光体が発光する可視光と補色の関係にある可視光を発光する第2の蛍光体と、発光素子を覆う光透過層であって、第1の蛍光体および第2の蛍光体が分散されている光透過部材と、を備え、各蛍光体からの光を混合して白色を得るように構成された発光装置であって、光透過部材に含まれている蛍光体全体の体積濃度は、0.05vol%以上10vol%以下であり、光透過部材は、発光素子の光が入射してから外部へ出射するまでの光路長が0.4mm以上20mm以下となるような形状で構成されている。
この態様によると、紫外線又は短波長可視光により励起された第1の蛍光体から発した560nm~600nmの波長域にピーク波長を有する可視光と、紫外線又は短波長可視光により励起された第2の蛍光体が発した、第1の蛍光体が発光する可視光と補色の関係にある可視光と、を混合することで白色光が得られる。そのため、青色発光素子と黄色蛍光体を組み合わせた発光装置と比較して、発光面内の色度のばらつきが抑えられる。また、光透過部材における蛍光体の体積濃度や光路長を適宜設定することで、発光素子が発する光が蛍光体で効率よく吸収されるとともに、蛍光体が発した光が他の蛍光体で吸収されたり散乱されたりすることが抑制される。
第1の蛍光体は、その平均粒径が0.5μm以上100μm以下であり、第2の蛍光体は、その平均粒径が0.5μm以上100μm以下であってもよい。これにより、蛍光体を光透過部材の内部で分散させることが容易になるとともに、効率の良い発光が可能となる。
第1の蛍光体の励起スペクトルの最大強度をImax、第2の蛍光体の発光スペクトルのピーク波長における第1の蛍光体の励起スペクトルの強度をIaとすると、Ia<0.5×Imaxを満たしてもよい。これにより、第2の蛍光体から発した光が第1の蛍光体で吸収されて再発光することが抑制される。

本発明によれば、発光面内の色度のばらつきを抑えた発光装置を提供することができる。
近年、近紫外線又は短波長可視光を発するLED(以後nUV-LED)を一次光源に用い、その上に任意の色の可視光を発するための1種以上の蛍光体を実装した発光装置が考案されている。このような構成の発光装置で白色光を得るためには、複数の蛍光体を実装する必要がある。複数の蛍光体の組合せとしては、例えば、青・黄色の2種、青・緑・赤の3種、青・緑・燈・赤の4種等が挙げられる。
このような複数の蛍光体を用いる場合、発光素子から発せられる励起光によってピーク波長が最も短い一方の蛍光体が励起され、励起された一方の蛍光体から発せられる一次蛍光が、一方の蛍光体よりピーク波長が長い他方の蛍光体に吸収され励起される多重励起(以下、「カスケード励起」という)が発生する。そのため、蛍光体層の肉厚つまり光路長が長くなるほど多重励起が起こりやすくなり、長波側に発光色がシフトする。このような事象は、「第19回マイクロエレクトロニクスシンポジウム論文集(2009)p.197 田口他」においても確認されている。
本発明者は、前述の事象や、発光装置に求められる性能、発光装置の生産性や製造コスト等を考慮して本願発明に想到した。
以下、図面を参照しながら、本発明を実施するための形態について詳細に説明する。なお、図面の説明において同一の要素には同一の符号を付し、重複する説明を適宜省略する。
(第1の実施の形態)
図1は、第1の実施の形態に係る発光装置の概略断面図である。図1に示す発光装置10は、基板12上に一対の電極14(陽極)及び電極16(陰極)が形成されている。電極14上には半導体発光素子18がマウント部材20により固定されている。半導体発光素子18と電極14はマウント部材20により導通されており、半導体発光素子18と電極16はワイヤー22により導通されている。半導体発光素子18の上にはドーム状の蛍光層24が形成されている。基板12上のうち、前述の電極14,16および半導体発光素子18が設けられていない領域には、反射面17が形成されている。反射面17の形成方法としては以下の方法がある。はじめに、基板12上に電極部分を形成し、その電極部分にマスクをした状態でその上に白色のアクリル又はウレタン系の反射塗装を施す。その後、マスクを外して半導体発光素子18をマウントする。これにより、図1に示すように、半導体発光素子18から上方に発せられた光によって励起された蛍光体19が発する光が基板12に向かったとしても、反射面17により再度上方に反射される。これにより、蛍光体19から生ずる光のうち、基板12側へと向かう光についても照明に活用できるため、光取り出し効率の向上が図られる。
図1は、第1の実施の形態に係る発光装置の概略断面図である。図1に示す発光装置10は、基板12上に一対の電極14(陽極)及び電極16(陰極)が形成されている。電極14上には半導体発光素子18がマウント部材20により固定されている。半導体発光素子18と電極14はマウント部材20により導通されており、半導体発光素子18と電極16はワイヤー22により導通されている。半導体発光素子18の上にはドーム状の蛍光層24が形成されている。基板12上のうち、前述の電極14,16および半導体発光素子18が設けられていない領域には、反射面17が形成されている。反射面17の形成方法としては以下の方法がある。はじめに、基板12上に電極部分を形成し、その電極部分にマスクをした状態でその上に白色のアクリル又はウレタン系の反射塗装を施す。その後、マスクを外して半導体発光素子18をマウントする。これにより、図1に示すように、半導体発光素子18から上方に発せられた光によって励起された蛍光体19が発する光が基板12に向かったとしても、反射面17により再度上方に反射される。これにより、蛍光体19から生ずる光のうち、基板12側へと向かう光についても照明に活用できるため、光取り出し効率の向上が図られる。
基板12は、導電性を有しないが熱伝導性は高い材料によって形成されることが好ましく、例えば、セラミック基板(窒化アルミニウム基板、アルミナ基板、ムライト基板、ガラスセラミック基板)やガラスエポキシ基板等を用いることができる。
電極14及び電極16は、金や銅等の金属材料によって形成された導電層である。
半導体発光素子18は、本発明の発光装置に用いられる発光素子の一例であり、例えば、紫外線又は短波長可視光を発光するLEDやLD等を用いることができる。具体例として、InGaN系の化合物半導体を挙げることができる。InGaN系の化合物半導体は、Inの含有量によって発光波長域が変化する。Inの含有量が多いと発光波長が長波長となり、少ない場合は短波長となる傾向を示すが、ピーク波長が400nm付近となる程度にInが含有されたInGaN系の化合物半導体が発光における量子効率が最も高いことが確認されている。本実施の形態に係る半導体発光素子18は、380~420nmの波長域にピーク波長を有する紫外線又は短波長可視光を発するものが好適である。
マウント部材20は、例えば銀ペースト等の導電性接着剤又は金錫共晶はんだ等であり、半導体発光素子18の下面を電極14に固定し、半導体発光素子18の下面側電極と基板12上の電極14を電気的に接続する。
ワイヤー22は、金ワイヤー等の導電部材であり、例えば超音波熱圧着等により半導体発光素子18の上面側電極及び電極16に接合され、両者を電気的に接続する。
蛍光層24には、後述する各蛍光体がバインダー部材によって半導体発光素子18を含む基板12の上面を覆う半球状(ドーム状)に封止されている。蛍光層24は、例えば、液状又はゲル状のバインダー部材に蛍光体を混入した蛍光体ペーストを作製した後、その蛍光体ペーストを半導体発光素子18の上面に半球状に塗布し、その後に蛍光体ペーストのバインダー部材を硬化することにより形成される。バインダー部材としては、例えば、シリコーン樹脂やフッ素樹脂等を用いることができる。また、本実施の形態に係る発光装置は、励起光源として紫外線又は短波長可視光を用いることから、耐紫外線性能に優れたバインダー部材が好ましい。
また、蛍光層24は、蛍光体以外の種々の物性を有する物質が混入されていてもよい。バインダー部材よりも屈折率の高い物質、例えば、金属酸化物、フッ素化合物、硫化物等が蛍光層24に混入されることにより、蛍光層24の屈折率を高めることができる。これにより、半導体発光素子18から発生する光が蛍光層24へ入射する際に生ずる全反射が低減され、蛍光層24への励起光の取り込み効率を向上させるという効果が得られる。更に、混入する物質の粒子径をナノサイズにすることで、蛍光層24の透明度を低下させることなく屈折率を高めることができる。また、アルミナ、ジルコニア、酸化チタン等の平均粒径0.3~3μm程度の白色粉末を光散乱剤として蛍光層24に混入することができる。これにより、発光面内の輝度、色度むらを防止することができる。蛍光層24は、半導体発光素子18を覆う光透過層であって、後述する第1の蛍光体や第2の蛍光体が分散されている光透過部材として機能する。
(第2の実施の形態)
図2は、第2の実施の形態に係る発光装置の概略断面図である。第2の実施の形態に係る発光装置110は、第1の実施の形態に係る発光装置10と比較して、半導体発光素子を封止する蛍光層の形状が異なっている点が大きな相違点である。以下の説明で特に言及していない構成については、第1の実施の形態と同様である。
図2は、第2の実施の形態に係る発光装置の概略断面図である。第2の実施の形態に係る発光装置110は、第1の実施の形態に係る発光装置10と比較して、半導体発光素子を封止する蛍光層の形状が異なっている点が大きな相違点である。以下の説明で特に言及していない構成については、第1の実施の形態と同様である。
図2に示す発光装置110は、基板112上に電極(不図示)を介して半導体発光素子118が固定されている。半導体発光素子118の上には、半導体発光素子118を覆うように蛍光層124が形成されている。
蛍光層124は、その上面124aがほぼ平面である。また、発光装置110を一方の側方から見た場合の蛍光層124の断面は、図2に示すように、横長の形状である。つまり、蛍光層124は、ほぼ直方体の形状を有している。なお、基板112上のうち、電極(不図示)および半導体発光素子118が設けられていない領域には、図1に示した発光装置10と同様に反射面(不図示)が形成されている。
次に、本実施の形態に係る発光装置に用いられる各蛍光体について詳述する。
(第1の蛍光体)
第1の蛍光体は、紫外又は短波長可視光により励起され可視光を発光する蛍光体であり、一般式が(M2 x,M3 y,M4 z)mM1O3X(2/n)(ここで、M1はSi、Ge、Ti、Zr及びSnからなる群より選ばれる少なくともSiを含む1種以上の元素、M2はCa、Mg、Ba及びZnからなる群より選ばれる少なくともCaを含む1種以上の元素、M3はSr、Mg、Ba及びZnからなる群より選ばれる少なくともSrを含む1種以上の元素、Xは少なくとも1種のハロゲン元素、M4は希土類元素及びMnからなる群より選ばれる少なくともEu2+を含む1種以上の元素を示す。また、mは1≦m≦4/3、nは5≦n≦7の範囲であってもよい。また、x、y、zは、x+y+z=1、0<x<0.99、0<y<0.99、0.01≦z≦0.3を満たす範囲であってもよい。)で表される蛍光体である。また、第1の蛍光体は、560~600nmの波長域にピーク波長を有する可視光を発光する蛍光体である。
第1の蛍光体は、紫外又は短波長可視光により励起され可視光を発光する蛍光体であり、一般式が(M2 x,M3 y,M4 z)mM1O3X(2/n)(ここで、M1はSi、Ge、Ti、Zr及びSnからなる群より選ばれる少なくともSiを含む1種以上の元素、M2はCa、Mg、Ba及びZnからなる群より選ばれる少なくともCaを含む1種以上の元素、M3はSr、Mg、Ba及びZnからなる群より選ばれる少なくともSrを含む1種以上の元素、Xは少なくとも1種のハロゲン元素、M4は希土類元素及びMnからなる群より選ばれる少なくともEu2+を含む1種以上の元素を示す。また、mは1≦m≦4/3、nは5≦n≦7の範囲であってもよい。また、x、y、zは、x+y+z=1、0<x<0.99、0<y<0.99、0.01≦z≦0.3を満たす範囲であってもよい。)で表される蛍光体である。また、第1の蛍光体は、560~600nmの波長域にピーク波長を有する可視光を発光する蛍光体である。
第1の蛍光体は、例えば、次のようにして得ることができる。第1の蛍光体は、原料として下記組成式(1)~(4)で表される化合物を用いることができる。
(1)M’1O2(M’1はSi、Ge、Ti、Zr、Sn等の4価の元素を示す。)
(2)M’2O(M’2はMg、Ca、Ba、Zn等の2価の元素を示す。)
(3)M’3X2(M’3はMg、Sr、Ba、Zn等の2価の元素、Xはハロゲン元素を示す。)
(4)M’4(M’4はEu2+等の希土類元素及び/又はMnを示す。)
(1)M’1O2(M’1はSi、Ge、Ti、Zr、Sn等の4価の元素を示す。)
(2)M’2O(M’2はMg、Ca、Ba、Zn等の2価の元素を示す。)
(3)M’3X2(M’3はMg、Sr、Ba、Zn等の2価の元素、Xはハロゲン元素を示す。)
(4)M’4(M’4はEu2+等の希土類元素及び/又はMnを示す。)
組成式(1)の原料として、例えば、SiO2、GeO2、TiO2、ZrO2、SnO2等を用いることができる。組成式(2)の原料として、例えば、2価の金属イオンの炭酸塩、酸化物、水酸化物等を用いることができる。組成式(3)の原料として、例えば、SrCl2、SrCl2・6H2O、MgCl2、MgCl2・6H2O、BaCl2、BaCl2・2H2O、ZnCl2、MgF2、SrF2、BaF2、ZnF2、MgBr2、SrBr2、BaBr2、ZnBr2、MgI2、SrI2、BaI2、ZnI2等を用いることができる。組成式(4)の原料として、例えば、Eu2O3、Eu2(CO3)3、Eu(OH)3、EuCl3、MnO、Mn(OH)2、MnCO3、MnCl2・4H2O、Mn(NO3)2・6H2O等を用いることができる。
組成式(1)の原料としては、M’1が少なくともSiを含んでいることが好ましい。また、Siを、Ge、Ti、Zr及びSnからなる群より選ばれる少なくとも1種の元素で一部置き換えたものでもよい。この場合、M’1に占めるSiの割合が80mol%以上である化合物が好ましい。組成式(2)の原料としては、M’2が少なくともCaを含んでいることが好ましい。また、Caを、Mg、Ba及びZn等からなる群より選ばれる少なくとも1種の元素で一部置き換えたものでもよい。この場合、M’2に占めるCaの割合が60mol%以上である化合物が好ましい。組成式(3)の原料としては、M’3が少なくともSrを含んでいることが好ましい。また、Srを、Mg、Ba及びZn等からなる群より選ばれる少なくとも1種の元素で一部置き換えたものでもよい。この場合、Srが30mol%以上である化合物が好ましい。また、組成式(3)の原料としては、Xが少なくともClを含んでいることが好ましい。また、Clを、他のハロゲン元素で一部置き換えたものでもよい。この場合、Clの割合が50mol%以上である化合物が好ましい。組成式(4)の原料としては、M’4が2価のEuを必須とする希土類元素であることが好ましく、Mn又はEu以外の希土類元素等を含んでもよい。
組成式(1)~(4)の原料のモル比を、(1):(2)=1:0.1~1.0、(2):(3)=1:0.2~12.0、(2):(4)=1:0.05~4.0、好ましくは、(1):(2)=1:0.25~1.0、(2):(3)=1:0.3~6.0、(2):(4)=1:0.05~3.0、より好ましくは(1):(2)=1:0.25~1.0、(2):(3)=1:0.3~4.0、(2):(4)=1:0.05~3.0の割合で秤量し、秤量した各原料をアルミナ乳鉢に入れ約30分粉砕混合し、原料混合物を得る。この原料混合物をアルミナ坩堝に入れ、還元雰囲気の電気炉で、所定の雰囲気(H2:N2=5:95)、温度700℃以上1100℃未満で3~40時間焼成し、焼成物を得る。この焼成物を温純水で丹念に洗浄し、余剰の塩化物を洗い流すことにより第1の蛍光体を得ることができる。第1の蛍光体は、紫外線又は短波長可視光により励起され可視光を発光する。
なお、組成式(3)の原料(2価の金属ハロゲン化物)については、化学量論比以上の過剰量を秤量することが好ましい。これは、焼成中にハロゲン元素の一部が気化蒸発してしまうことを考慮したものであり、ハロゲン元素の不足に起因する蛍光体の結晶欠陥の発生を防止するためである。また、過剰に加えられた組成式(3)の原料は、焼成温度では液化し、固相反応の融剤として働き、固相反応の促進及び結晶性を向上させる。
なお、前述した原料混合物の焼成後においては、前述の過剰添加された組成式(3)の原料は、製造された蛍光体の中で不純物として存在する。そこで、純度及び発光強度が高い蛍光体を得るためには、これらの不純物を温純水で洗い流すとよい。本実施の形態の第1の蛍光体の一般式に示された組成比は、不純物を洗い流した後の組成比であり、上記のように過剰添加され不純物となった組成式(3)の原料はこの組成比において加味されていない。
(第2の蛍光体)
第2の蛍光体は、その発光色が第1の蛍光体の発光色と補色関係である430~480nmにピーク波長を有する蛍光体である。このような第2の蛍光体は、近紫外または短波長可視光を効率的に吸収し、ドミナント波長が440~470nmの光を放射する。第2の蛍光体として用いることができる蛍光体として、特に組成の限定はないが、例えば下記の一般式で表される蛍光体(1)~(4)の中から選択できる。
第2の蛍光体は、その発光色が第1の蛍光体の発光色と補色関係である430~480nmにピーク波長を有する蛍光体である。このような第2の蛍光体は、近紫外または短波長可視光を効率的に吸収し、ドミナント波長が440~470nmの光を放射する。第2の蛍光体として用いることができる蛍光体として、特に組成の限定はないが、例えば下記の一般式で表される蛍光体(1)~(4)の中から選択できる。
(1)一般式がM1
a(M2O4)bXc:Red(ここで、M1はCa、Sr、Ba、Mg、Zn、Cd、K、Ag及びTlからなる群より選ばれる少なくともCa、Sr、Baのいずれかを含む1種以上の元素、M2はP、V、Si、As、Mn、Co、Cr、Mo、W及びBからなる群より選ばれる少なくともPを含む1種以上の元素、Xは少なくとも1種のハロゲン元素、Reは希土類元素及びMnからなる群より選ばれる少なくともEu2+を含む1種以上の元素を示す。また、aは4.2≦a≦5.8、bは2.5≦b≦3.5、cは0.8<c<1.4、dは0.01<d<0.1の範囲である)で表されている蛍光体。
(2)一般式がM1
1-aMgAl10O17:Eu2+
a(ここで、M1はCa、Sr、Ba及びZnからなる群より選ばれる少なくとも1種以上の元素を示す。また、aは0.001≦a≦0.5の範囲である)で表されている蛍光体。
(3)一般式がM1
1-aMgSi2O8:Eu2+
a(ここで、M1はCa、Sr、Ba及びZnからなる群より選ばれる少なくとも1種以上の元素を示す。また、aは0.001≦a≦0.8の範囲である)で表されている蛍光体。
(4)一般式がM1
2-a(B5O9)X:Rea(ここで、M1はCa、Sr、Ba及びZnからなる群より選ばれる少なくとも1種以上の元素、Xは少なくとも1種のハロゲン元素を示す。また、aは0.001≦a≦0.5の範囲である)で表されている蛍光体。
第2の蛍光体は、例えば、次のようにして得ることができる。第2の蛍光体は、原料としてCaCO3、MgCO3、CaCl2、CaHPO4、及びEu2O3を用い、これらの原料をモル比がCaCO3:MgCO3:CaCl2:CaHPO4:Eu2O3=0.05~0.35:0.01~0.50:0.17~2.50:1.00:0.005~0.050となるよう所定の割合で秤量し、秤量した各原料をアルミナ乳鉢に入れ約30分粉砕混合し、原料混合物を得る。この原料混合物をアルミナ坩堝に入れ、2~5%のH2を含むN2雰囲気中で、温度800℃以上1200℃未満で3時間焼成し、焼成物を得る。この焼成物を温純水で丹念に洗浄し、余剰の塩化物を洗い流すことにより第2の蛍光体を得ることができる。第2の蛍光体は、第1の蛍光体が発光する可視光と補色の関係にある可視光を発光する。
なお、前述の原料混合物を得る際のCaCl2の秤量(モル比)については、製造される第2の蛍光体の組成比に対して、その化学量論比よりも0.5mol以上の過剰量を秤量することが好ましい。これにより、Clの不足に起因する第2の蛍光体の結晶欠陥の発生を防止することができる。
上述した蛍光体や発光装置について、以下、実施例を用いて更に具体的に説明するが、下記の蛍光体や発光装置の原料、製造方法、蛍光体の化学組成等の記載は本発明の蛍光体や発光装置の実施の形態を何ら制限するものではない。
はじめに、本実施例の発光装置において用いた蛍光体について詳述する。
<蛍光体1>
蛍光体1は、第1の蛍光体の一種であり、(Ca0.47,Sr0.48,Eu0.05)7/6SiO3Cl2/6で表される蛍光体である。蛍光体1は、一般式(M2x,M3y,M4z)mM1O3X2/nにおいて、M1=Si、M2=Ca、M3=Sr、X=Cl、M4=Eu2+、m=7/6、n=6、M2,M3,M4の各含有量x,y、zは、それぞれ0.47,0.48,0.05となるように合成されている。また、蛍光体1は、原料の混合比においてSiO2を過剰に添加することで、蛍光体内にクリストバライトが生成されている。蛍光体1の製造は、まず、SiO2、Ca(OH)2、SrCl2・6H2O、及びEu2O3の各原料をこれらのモル比がSiO2:Ca(OH)2:SrCl2・6H2O:Eu2O3=1.1:0.45:1.0:0.13となるように秤量し、秤量した各原料をアルミナ乳鉢に入れ約30分粉砕混合し、原料混合物を得た。この原料混合物をアルミナ坩堝に入れ、還元雰囲気の電気炉で所定の雰囲気(H2:N2=5:95)、温度1000℃で5~40時間焼成し、焼成物を得た。得られた焼成物を温純水で丹念に洗浄し、蛍光体1を得た。

<蛍光体2>
蛍光体2は、(Ca4.67Mg0.5)(PO4)3Cl:Eu0.08で表される蛍光体である。蛍光体2は、前述の第2の蛍光体の一例である。蛍光体2は、一般式 M1 a(M2O4)bXc:Redにおいて、M1=Ca/Mg(モル比90.3/9.7)、M2=P、X=Cl、Re=Eu2+、a=5.17、b=3、c=1,d=0.08となるように合成した蛍光体である。蛍光体2の製造は、まず、CaCO3、MgCO3、CaCl2、CaHPO4、及びEu2O3の各原料を、これらのモル比がCaCO3:MgCO3:CaCl2:CaHPO4:Eu2O3=0.42:0.5:3.0:1.25:0.04となるよう秤量し、秤量した各原料をアルミナ乳鉢に入れ約30分粉砕混合し、原料混合物を得た。この原料混合物をアルミナ坩堝に入れ、2~5%のH2を含むN2雰囲気中で、温度800℃以上1200℃未満で3時間焼成し、焼成物を得た。得られた焼成物を温純水で丹念に洗浄し、本蛍光体2を得た。
蛍光体2は、(Ca4.67Mg0.5)(PO4)3Cl:Eu0.08で表される蛍光体である。蛍光体2は、前述の第2の蛍光体の一例である。蛍光体2は、一般式 M1 a(M2O4)bXc:Redにおいて、M1=Ca/Mg(モル比90.3/9.7)、M2=P、X=Cl、Re=Eu2+、a=5.17、b=3、c=1,d=0.08となるように合成した蛍光体である。蛍光体2の製造は、まず、CaCO3、MgCO3、CaCl2、CaHPO4、及びEu2O3の各原料を、これらのモル比がCaCO3:MgCO3:CaCl2:CaHPO4:Eu2O3=0.42:0.5:3.0:1.25:0.04となるよう秤量し、秤量した各原料をアルミナ乳鉢に入れ約30分粉砕混合し、原料混合物を得た。この原料混合物をアルミナ坩堝に入れ、2~5%のH2を含むN2雰囲気中で、温度800℃以上1200℃未満で3時間焼成し、焼成物を得た。得られた焼成物を温純水で丹念に洗浄し、本蛍光体2を得た。
次に、実施例及び比較例に係る発光装置の構成について詳述する。
<発光装置の構成>

実施例1に係る発光装置は、図1に示した形状の発光装置において下記の具体的な構成を用いたものである。

はじめに、基板12として窒化アルミニウム基板を用い、その表面に金を用いて電極14(陽極)及び電極16(陰極)を形成した。半導体発光素子18としては、405nmに発光ピークを持つ1mm四方のLED(SemiLEDs社製:MvpLEDTMSL-V-U40AC)を用いる。そして、電極14(陽極)上にディスペンサーを用いて滴下した銀ペースト(エイブルスティック社製:84-1LMISR4)の上に前述のLEDの下面を接着させ、銀ペーストを175℃環境下で1時間硬化させた。また、ワイヤー22としてΦ45μmの金ワイヤーを用い、この金ワイヤーを超音波熱圧着にてLEDの上面側電極及び電極16(陰極)に接合した。また、バインダー部材としてのシリコーン樹脂を用い、これに各種の蛍光体を所定濃度となるように混入し、蛍光体ペーストを作製した。
蛍光体ペーストの調整方法としては、はじめに、前述の蛍光体1と蛍光体2を重量比2:1で混合し、白色色度に入るように調整した。その後、蛍光体ペーストを作製するマトリックス材料として、ジメチルシリコーン樹脂(東レダウコーニングシリコーン社製:JCR6126)を用い、蛍光体濃度が1vol%になるように計量した。蛍光体ペーストは、計量した前述のバインダー材料及び前述の蛍光体を10ccの軟こう容器に略3~5g充填し、自公転ミキサー(クラボウ製マゼルスター)を用い、公転1200、自転400回転で90秒間混合/脱泡することで作製した。なお、蛍光体ペーストを作製する際に蛍光体の分散を確保するために、蛍光体をシラン処理してもよい。そして、調整された蛍光体ペーストを半導体発光素子18の上面に半径10mmの半球状ドームを形成した後、150℃環境下で1.5時間硬化させて固定化することでドーム状の蛍光層24を形成した。
(実施例2)
実施例2に係る発光装置は、図2に示した形状の発光装置において下記の具体的な構成を用いたものである。

実施例2に係る発光装置においては、実施例1に係る発光装置と同様に、基板として窒化アルミニウム基板を用い、その表面に金を用いて電極(陽極及び陰極)を形成した。また、半導体発光素子118として、405nmに発光ピークを持つ1mm四方のLED(SemiLEDs社製:MvpLEDTMSL-V-U40AC)を用い、不図示の電極(陽極)上にディスペンサーを用いて滴下した銀ペースト(エイブルスティック社製:84-1LMISR4)の上に前述のLEDの下面を接着させ、銀ペーストを175℃環境下で1時間硬化させた。また、ワイヤー(不図示)としてΦ45μmの金ワイヤーを用い、この金ワイヤーを超音波熱圧着にてLEDの上面側電極及び電極(陰極)に接合した。次に、蛍光体を下記に挙げるバインダー材料に分散し蛍光体ペーストを作製した。
蛍光体ペーストの調整方法や用いられている蛍光体は、実施例1の場合とほぼ同様であるが、蛍光体濃度が2vol%になるように調整されている。このとき、蛍光体ペーストは、透光性・分散性及び、成形/充填加工性に応じた粘性に調整する。その後、基板にマウントされた半導体発光素子118を、ポッティング、コンプレッション成形、トランスファー成形、インジェクション成形等の加工方法を用いて、蛍光体ペーストにより被覆する。
バインダー材料は、近紫外または短波長可視光に対し透明(透過率が90%以上)であり、光耐性が良好な材料を用いる。具体的には、シリコーン樹脂、フッ素樹脂、ゾルゲルガラス、アクリル樹脂、無機バインダー、ガラス材料等を用いることができる。また、バインダーペーストの中には、拡散剤・チクソ剤を添加してもよい。具体的には、二酸化珪素、酸化チタン、酸化アルミニウム、チタン酸バリウム等の微粒子が挙げられる。
実施例2に係る発光装置においては、シリカ微粒子をチクソ剤として分散させたシリコーン樹脂に所定量の蛍光体を混合/分散/脱泡し、蛍光体ペーストを作製した。その後、ディスペンサーを用い、蛍光体ペーストを半導体発光素子にディスペンス塗布した後、150℃環境下で1.5時間硬化させて固定化した。これにより、ポッティングした蛍光体ペーストの硬化後の寸法は、幅約4~6mm,高さ約2mm,長さ約25mmの形状となり、半導体発光素子118が封止された。
(比較例1)
比較例1に係る発光装置は、図1に示した形状の発光装置において下記の具体的な構成を用いたものである。比較例1に係る発光装置は、構成が実施例1に係る発光装置とほぼ同様であるため、以下では、実施例1の発光装置と異なる構成について説明する。

半導体発光素子18としては、450nmに発光ピークを持つ1mm四方のLED(SemiLEDs社製:MvpLEDTMSL-V-B45AC)用いた。蛍光体としては、セリウム付活のイットリウムアルミニウムガーネット(化成オプトニクス株式会社製P46-Y3)を用いた。
蛍光体ペーストを作製するマトリックス材料として、ジメチルシリコーン樹脂(東レ・ダウコーニングシリコーン社製:JCR6126)を用い、前述の蛍光体(YAG蛍光体)の濃度が1.05vol%になるように計量した。蛍光体ペーストは、計量した前述のバインダー材料及び前述の蛍光体を10ccの軟こう容器に略3~5g充填し、自公転ミキサー(クラボウ製マゼルスター)を用い、公転1200,自転400回転で90秒間混合/脱泡することで作製した。そして、調整された蛍光体ペーストを半導体発光素子18の上面に半径8mmの半球状ドームを成形した後、150℃環境下で1.5時間の硬化をすることでドーム状の蛍光層24を形成した。
(比較例2)
比較例2に係る発光装置は、図2に示した形状の発光装置において下記の具体的な構成を用いたものである。比較例2に係る発光装置は、構成がほぼ実施例2に係る発光装置と同様であるため、以下では、実施例2の発光装置と異なる構成や製法について説明する。

半導体発光素子118として、405nmに発光ピークを持つ1mm四方のLED(SemiLEDs社製:MvpLEDTMSL-V-U40AC)を用いた。蛍光体としては、第1の蛍光体としてユーロピウム付活のオルソシリケート系の蛍光体(Intematix社製 WL-Y460)を用い、第2の蛍光体としては実施例1で使用した蛍光体2を用いた。
蛍光体ペーストの調整方法としては、はじめに、前述の第1の蛍光体と第2の蛍光体を重量比2:1で混合し、白色色度に入るように調整した。その後、蛍光体ペーストを作製するマトリックス材料として、ジメチルシリコーン樹脂(東レダウコーニングシリコーン社製:JCR6126)を用い、蛍光体濃度が2vol%になるように計量した。蛍光体ペーストは、計量した前述のバインダー材料及び蛍光体を10ccのディスペンス容器に略3~5g充填し、自公転ミキサー(クラボウ製マゼルスター)を用い、公転1200、自転400回転で90秒間混合/脱泡することで作製した。そして、調整された蛍光体ペーストをディスペンサーを用い、半導体発光素子にディスペンス塗布した後、150℃環境下で1.5時間で硬化させて固定化した。これにより、ポッティングした蛍光体ペーストの硬化後の寸法は、幅約4~6mm,高さ約2mm,長さ約25mmの形状となり、半導体発光素子118が封止された。なお、樹脂ペーストの形状としては、上述のドーム形状(半球状)や半円筒形状だけでなく、例えば、フレネル等のレンズ形状を採用することもできる。
<実施例の評価>
実施例1及び比較例1に係る発光装置の発光面の面内色度分布を測定した。測定装置は、2次元輝度計(ミノルタ製)を用いた。具体的には、Φ10mm(実施例1)またはΦ8mm(比較例1)の発光面(半球ドーム)を40000の領域に分割し、それぞれの領域の色度を測定し、色度図にプロットした。
実施例1及び比較例1に係る発光装置の発光面の面内色度分布を測定した。測定装置は、2次元輝度計(ミノルタ製)を用いた。具体的には、Φ10mm(実施例1)またはΦ8mm(比較例1)の発光面(半球ドーム)を40000の領域に分割し、それぞれの領域の色度を測定し、色度図にプロットした。
図3は、実施例1に係る発光装置の発光面における色度分布を示した図である。図4は、比較例1に係る発光装置の発光面における色度分布を示した図である。図3に示すように、実施例1に係る発光装置による発光は非常に狭い色度分布を有しており、発光面内における色度のばらつきが少ない。したがって、実施例1に係る発光装置は、発光面の全体にわたり均一な白色光が得られる。
これに対し、比較例1に係る発光装置による発光は、ドームの中心部分が青白く、外周部分では黄色みをおびている。そのため、図4に示すように、比較例1に係る発光装置の発光は、青-黄色の色度ラインに沿った広い色度分布を有しており、色調むらが大きいことがわかる。
実施例1に係る発光装置と比較例1に係る発光装置との間で色度分布に大きな差が生じる理由は以下の通りであると考えられる。比較例1に係る発光装置の白色化方式(青色LED+YAG蛍光体)では、青色LEDから青色光が鉛直方向に出射されるが、それに対し青色光を吸収した蛍光体の発光は、ランバーシアンに発光する。図5は、比較例1に係る発光装置の発光モデルを模式的に示した図である。図5に示すように、ドーム直上は青白い光が、ドームの外周付近は黄色光が出射され、照射方向によって発光色が変動すると考えられる。
図6は、実施例1に係る発光装置の発光モデルを模式的に示した図である。図6に示すように、実施例1に係る発光装置は、nUV-LEDから出射された紫外線又は短波長可視光は、ほとんど蛍光体に吸収され、第1の蛍光体(Y)、第2の蛍光体(B)においてランバーシアンな発光をする。しかも第1の蛍光体は、青色光をほとんど吸収しないことから、蛍光体を含有する樹脂層の厚さが変動しても発光色は変わりにくい。その結果、発光色の色度分布のばらつきを抑制できたものと考えられる。
次に、実施例2及び比較例2に係る発光装置におけるカスケード励起の色調むらへの影響について説明する。図7は、実施例2及び比較例2における発光装置で用いられた蛍光体の発光スペクトル及び励起スペクトルを示した図である。ここで、ラインL1は、実施例2で用いた第1の蛍光体の励起スペクトル、ラインL2は、実施例2で用いた第1の蛍光体の発光スペクトルを示している。また、ラインL3は、比較例2で用いた第1の蛍光体の励起スペクトル、ラインL4は、比較例2で用いた第1の蛍光体の発光スペクトルを示している。なお、ラインL5は、実施例2及び比較例2で用いた第2の蛍光体の発光スペクトルを示している。
図7に示すように、実施例2に係る発光装置における第1の蛍光体は、その励起スペクトル(ラインL1)が第2の蛍光体の発光スペクトル(ラインL5)と重なる領域が少ない。より詳細には、第1の蛍光体の励起スペクトルの最大強度をImax、第2の蛍光体の発光スペクトルのピーク波長λpにおける第1の蛍光体の励起スペクトルの強度をIaとすると、Ia<0.5×Imaxを満たしている。これにより、実施例2に係る発光装置においては、第2の蛍光体から発した光が第1の蛍光体で吸収されて再発光することが抑制される。
なお、各実施例の蛍光層に含まれている蛍光体全体の体積濃度は、0.05vol%以上10vol%以下であることが好ましい。蛍光体全体の体積濃度が0.05vol%以上であれば、ある程度明るい光が得られる。また、蛍光体全体の体積濃度が10vol%以下であれば、蛍光体粒子間で起こる散乱や減衰を少なくすることができる。また、蛍光層は、半導体発光素子の光が入射してから外部へ出射するまでの光路長が0.4mm以上20mm以下であることが好ましい。光路長が0.4mm以上であれば、蛍光層に含まれる蛍光体が半導体発光素子が発する一次光を十分吸収することができる。また、航路長が20mm以下であれば、ある蛍光体が発した光が他の蛍光体に吸収され再発光する可能性が低減される。また、第1の蛍光体は、その平均粒径が0.5μm以上100μm以下であり、第2の蛍光体は、その平均粒径が0.5μm以上100μm以下であることが好ましい。粒径が0.5μm以上であれば、蛍光体の活性が低い粒子表面層の割合を小さくすることができるため、発光効率を向上することができる。また、粒径が100μm以下であれば、蛍光体を蛍光層の内部で分散させることが容易になる。
このように、実施例に係る発光装置は、紫外線又は短波長可視光により励起された第1の蛍光体から発した560nm~600nmの波長域にピーク波長を有する可視光と、紫外線又は短波長可視光により励起された第2の蛍光体が発した、第1の蛍光体が発光する可視光と補色の関係にある可視光と、を混合することで白色光が得られる。そのため、青色の発光素子と黄色蛍光体を組み合わせた比較例1に係る発光装置と比較して、発光面内の色度のばらつきが抑えられる。また、蛍光層における蛍光体の体積濃度や、光路長(蛍光層の形状、厚み)を適宜設定することで、発光素子が発する光が蛍光体で効率よく吸収されるとともに、蛍光体が発した光が他の蛍光体で吸収されたり散乱されたりすることが抑制される。
一方、比較例2に係る発光装置における第1の蛍光体は、その励起スペクトル(ラインL3)が第2の蛍光体の発光スペクトル(ラインL5)と重なる領域が多い。より詳細には、第1の蛍光体の励起スペクトルの最大強度をI’max、第2の蛍光体の発光スペクトルのピーク波長λpにおける第1の蛍光体の励起スペクトルの強度をI’aとすると、I’a<0.5×I’maxを満たさない。つまり、比較例2に係る発光装置における第1の蛍光体は、第2の蛍光体の発光波長域での励起強度が高く、第2の蛍光体から発した光が第1の蛍光体で多く吸収されて再発光する。そのため、比較例2に係る発光装置では、カスケード励起が生じていることがわかる。
次に、蛍光体が粉末の状態の場合の発光スペクトルについて説明する。具体的には、実施例2及び比較例2において用いられている2種の蛍光体(第1の蛍光体及び第2の蛍光体)をそれぞれ混合して、白色光を発光する混合粉末を合成した。蛍光体の混合物は、それぞれ前述の2種の蛍光体粉末を所定量計量し、粉末シェーカーに入れ、乾式混合することで得られる。そして、この混合粉末に波長400nmの励起光を照射し励起させた。
図8は、実施例2に係る発光装置に用いた蛍光体1及び蛍光体2の混合粉末を励起させた場合の発光スペクトルを示した図である。図9は、比較例2に係る発光装置に用いたオルソシリケート系の蛍光体及び前述の蛍光体2の混合粉末を励起させた場合の発光スペクトルを示した図である。
次に、実施例2及び比較例2に係る発光装置の発光スペクトルについて説明する。前述のように作製した各発光装置に350mAの駆動電流を印加し発光スペクトルを測定した。図10は、実施例2に係る発光装置の発光スペクトルを示した図である。図11は、比較例2に係る発光装置の発光スペクトルを示した図である。
実施例2に係る蛍光体の組合せでは、粉末蛍光体の場合(図8)及び発光装置の場合(図10)の発光スペクトルを比較すると、ほぼ同等の発光スペクトルが得られている。一方、比較例2に係る蛍光体の組合せでは、粉末蛍光体(図9)及び発光装置の場合(図11)の発光スペクトルを比較すると、大きく異なる発光スペクトルとなっている。以上の4つの発光スペクトルの色度座標(Cx,Cy)を表1に示す。
表1に示すように、実施例2における蛍光体の組合せでは、粉末蛍光体の形態における発光の色度と、発光装置(白色LED)としての発光の色度に大きな差がなく、粉末蛍光体の状態で調整した色度が発光装置としても概ね再現される。一方、カスケード励起が起こる比較例2における蛍光体の組合せでは、蛍光体粉末の状態で色度調整しても、発光装置(白色LED)とした場合に色度が大きく変化してしまう。
次に、実施例2及び比較例2に係る発光装置の発光面の面内色度分布を測定した。図12は、実施例2及び比較例2に係る発光装置の測定箇所を示した模式図である。測定方法については実施例1及び比較例1の場合と同様である。図12に示すように、発光装置110の長手方向の中央線Aに沿って、半導体発光素子118の中心から両側3mmの点について色度を測定した。
図13は、実施例2に係る発光装置の発光面における色度分布を示した図である。図14は、比較例2に係る発光装置の発光面における色度分布を示した図である。図13に示すように、実施例2に係る発光装置は白色領域で発光しており、発光面内における色度のばらつきも小さい。ただし、半導体発光素子(チップ)118直上では、一次光である発光素子からの紫外線又は短波長可視光の漏れ光の比率が多くなるため、若干のブルーシフトが観察される。一方、比較例2に係る発光装置は、カスケード励起が生じるため、青色光が再吸収され、全体に黄色シフトしており、白色色度領域から大きく外れている。また、半導体発光素子(チップ)118直上と両端の色差も大きくなっていることが観察される。
以上、本発明を実施の形態や実施例をもとに説明した。この実施の形態は例示であり、それらの各構成要素や各処理プロセスの組合せにいろいろな変形例が可能なこと、またそうした変形例も本発明の範囲にあることは当業者に理解されるところである。
本発明の発光装置は種々の灯具、例えば照明用灯具、ディスプレイ、車両用灯具、信号機等に利用することができる。

Claims (8)
- 380~420nmの波長域にピーク波長を有する紫外線又は短波長可視光を発する発光素子と、
前記紫外線又は短波長可視光により励起され、560nm~600nmの波長域にピーク波長を有する可視光を発光する第1の蛍光体と、
前記紫外線又は短波長可視光により励起され、前記第1の蛍光体が発光する可視光と補色の関係にある可視光を発光する第2の蛍光体と、
前記発光素子を覆う光透過層であって、前記第1の蛍光体及び前記第2の蛍光体が分散されている光透過部材と、
を備え、各蛍光体からの光を混合して白色を得るように構成された発光装置であって、
前記光透過部材に含まれている蛍光体全体の体積濃度は、0.05vol%以上10vol%以下であり、
前記光透過部材は、前記発光素子の光が入射してから外部へ出射するまでの光路長が0.4mm以上20mm以下となるような形状で構成されている、
ことを特徴とする発光装置。 - 前記第1の蛍光体は、その平均粒径が0.5μm以上100μm以下であり、
前記第2の蛍光体は、その平均粒径が0.5μm以上100μm以下であることを特徴とする請求項1に記載の発光装置。 - 前記第1の蛍光体の励起スペクトルの最大強度をImax、前記第2の蛍光体の発光スペクトルのピーク波長における前記第1の蛍光体の励起スペクトルの強度をIaとすると、Ia<0.5×Imaxを満たすことを特徴とする請求項1または2に記載の発光装置。
- 前記第1の蛍光体は、一般式が(M2 x,M3 y,M4 z)mM1O3X(2/n)(ここで、M1はSi、Ge、Ti、Zr及びSnからなる群より選ばれる少なくともSiを含む1種以上の元素、M2はCa、Mg、Ba及びZnからなる群より選ばれる少なくともCaを含む1種以上の元素、M3はSr、Mg、Ba及びZnからなる群より選ばれる少なくともSrを含む1種以上の元素、Xは少なくとも1種のハロゲン元素、M4は希土類元素及びMnからなる群より選ばれる少なくともEu2+を含む1種以上の元素を示す。また、mは1≦m≦4/3、nは5≦n≦7の範囲である。また、x、y、zは、x+y+z=1、0<x<0.99、0<y<0.99、0.01≦z≦0.3を満たす範囲である。)で表されていることを特徴とする請求項1乃至3のいずれか1項に記載の発光装置。
- 前記第2の蛍光体は、430nm~480nmの波長域にピーク波長を有する可視光を発光することを特徴とする請求項1乃至4のいずれか1項に記載の発光装置。
- 前記第2の蛍光体は、一般式がM1 a(M2O4)bXc:Red(ここで、M1はCa、Sr、Ba、Mg、Zn、Cd、K、Ag及びTlからなる群より選ばれる少なくともCa、Sr、Baのいずれかを含む1種以上の元素、M2はP、V、Si、As、Mn、Co、Cr、Mo、W及びBからなる群より選ばれる少なくともPを含む1種以上の元素、Xは少なくとも1種のハロゲン元素、Reは希土類元素及びMnからなる群より選ばれる少なくともEu2+を含む1種以上の元素を示す。また、aは4.2≦a≦5.8、bは2.5≦b≦3.5、cは0.8<c<1.4、dは0.01<d<0.1の範囲である)で表されていることを特徴とする請求項5に記載の発光装置。
- 前記光透過部材は、ドーム形状であることを特徴とする請求項1乃至6のいずれか1項に記載の発光装置。
- 前記光透過部材は、フレネルレンズ形状であることを特徴とする請求項1乃至6のいずれか1項に記載の発光装置。
