Abstract

 液晶ポリマーフィルムの片面又は両面の表面の窒素原子の含有量が10原子%以上であり、該液晶ポリマーフィルムの該窒素原子の含有量が10原子%以上である表面上に、乾式めっき及び/又は湿式めっきにより形成された金属導体層を有することを特徴とする液晶ポリマーフィルムベース銅張積層板。液晶ポリマーフィルムの表面粗さが、算術平均粗さRaが0.15μm以下であり、かつ二乗平均平方根粗さRqが0.20μm以下であることを特徴とする上記液晶ポリマーフィルムベース銅張積層板。液晶ポリマーフィルムの表面を、2.6~15Paのガス圧の窒素雰囲気下でプラズマ処理した後、乾式めっき及び/又は湿式めっきにより金属導体層を形成することを特徴とする液晶ポリマーフィルムベース銅張積層板の製造方法。

Description

液晶ポリマーフィルムベース銅張積層板及びその製造方法
本発明は、高周波特性に優れた液晶ポリマーフィルムベース銅張積層板及びその製造方法に関する。
液晶ポリマーフィルムの絶縁材料として持っている誘電率や誘電正接の物性は、高周波領域においても安定しており、また吸水率が低いことから高周波回路基板や高速伝送路用回路への適用が検討されている。
しかし、液晶ポリマーと金属導体層の密着性や親和性が乏しいため、金属導体層として一般的に用いられる銅箔の表面粗さを粗くする、又は粗化処理の粒子形状を変更することによって、アンカー効果により物理的な密着を強化しているのが現状である。
しかし、高周波領域では周波数が高くなるにつれ、表皮粗さが薄くなるため、液晶ポリマーと金属導体層の界面が粗くなることにより、表皮粗さの関与する割合が増え、伝送損失が大きくなり、本来高周波特性の優れた液晶ポリマーフィルムの性能が十分に発揮できないという問題がある。
 従来技術では、熱可塑性液晶ポリマーフィルムに、気体状の酸素原子含有化合物の存在下で、気体放電プラズマ処理を施して、表面部の酸素原子対炭素原子のモル比を、内部のモル比に対して1.2倍以上とする表面改質を行うことが記載されている(特許文献1)。この場合は、液晶ポリマーフィルムへの酸素導入による改質が必須の要件となっている。また、酸素による表面改質のみに言及しており、酸素含有化合物の存在下でのプラズマ処理であり、その他ガスでの表面改質効果は述べられていない。
また、特許文献2には、熱可塑性液晶ポリマーフィルムに酸素ガス圧0.6~2.5Paの雰囲気下で放電プラズマ処理することが記載されている。これは、液晶ポリマーフィルムの粗さに関して規定しているが、表面粗さの増大は金属シード層の均一な被覆を阻害する影響を述べるに止まっている。
特許文献3には、タイコート層に窒素原子を0.5~4.8原子%を固溶させることにより、絶縁フィルムと銅層の密着強度を得る方法が示されているが、プラズマ処理での絶縁フィルム表面改質については記載がない。
特許文献1及び特許文献2は、酸素ガスでのプラズマ処理による液晶ポリマーフィルムの表面改質効果を見出したものであるが、その他のガス種も含めたプラズマ処理で表面の改質を狙ったものである。下記に説明する本願発明の内容である、表面粗さを、処理前後で変えないこと、そして本来液晶ポリマーフィルムが持っている優れた高周波特性を維持することについては、特許文献1、2には一切開示はない。

本発明は、液晶ポリマーと金属導体層の間の界面粗さを、元々のフィルム粗さと同等に保ち、プラズマ処理により化学的な密着を強固にすることによって、高周波特性に優れた液晶ポリマーの銅張積層板を提供することにある。

本発明の液晶ポリマーフィルムの表面を、2.6~15Paのガス圧の酸素雰囲気又は窒素雰囲気下でプラズマ処理したした後、乾式めっき及び/又は湿式めっきにより金属導体層を形成することにより、液晶ポリマーと金属導体層の間の界面粗さを、元々のフィルム粗さと同等に保ち、プラズマ処理により化学的に密着性を向上させ、高周波特性に優れた液晶ポリマーフィルムベース銅張積層板を提供することができるという優れた効果を有する。

 本発明に係る液晶ポリマーフィルムベースの銅張積層板は、一例として、図1に示されるような液晶ポリマーフィルムの両面、あるいは片面に金属導体層との密着性を付与するため、窒素雰囲気下でプラズマ処理し、バリア効果のある金属、あるいは合金をスパッタリング法若しくは蒸着法のような乾式めっき法又は湿式めっき法によりバリア層を付与する。
その後、バリア層の上にスパッタリング法や蒸着法のような乾式めっき法で、銅又は銅合金の導電体層を積み上げるか、無電解銅めっきや電解銅めっきのような湿式めっき法により、導体層を形成して銅張積層板を作製する。
液晶ポリマーには、芳香族ポリアミドに代表されるレオトロピック液晶ポリマーと芳香族ポリエステルに代表されるサーモトロピック液晶ポリマーがある。
銅張積層板としては、吸湿が少なく、吸湿による寸法変化率が小さいサーモトロピック液晶ポリマーが好ましい。このサーモトロピック液晶ポリマーは、熱可塑性樹脂としてはポリイミドや芳香族ポリアミドには耐熱性は劣るが、耐熱性に優れたスーパーエンジニアリングプラスチックに分類される。
このサーモトロピック液晶ポリマーをフィルム成形する方法は、押出成形法が適用されるが、Tダイ法、インフレーション法などが工業的に行われている。
本発明に使用するサーモトロピック液晶ポリマーフィルムについては、p-ヒドロキシ安息香酸とポリエチレンテレフタレートからなるタイプ、p-ヒドロキシ安息香酸とテレフタル酸,4,4’―ジヒドロキシビフェニルからなるタイプ、p-ヒドロキシ安息香酸と2,6―ヒドロキシナフトエル酸からなるタイプなどが開発され、市販されている。
この他、液晶ポリマーフィルムとして、クラレ社からは、ベクスターCT-Z、CT-F、FB、OCのようなフィルム、ジャパンゴアテックス社からはBIAC BA、BCのようなフィルムが市販されている。以上のような材料を使用することができるが、これらの種類に限定されるものではないことは、容易に理解されるであろう。
前記のように液晶ポリマーフィルムに対して、金属導体層との密着性のためにプラズマ処理を施す。このプラズマ処理は、それを施すことで表面粗さの増大によるアンカー効果を期待したものではなく、表面粗さは殆ど変化させない程度、つまり、ポリマーと金属の化学的な結合を強固にすることで、密着性を付与することが重要である。
表面粗さの増大は、高周波領域での伝送損失に対して負の効果を示し、液晶ポリマーを用いた銅張積層板で本来目的とする高周波特性を得るために、表面粗さは小さくすることが望ましい。
また、本願発明の窒素ガスでのプラズマ処理は、元々液晶ポリマーフィルムに存在しない窒素を導入することにより、新たなポリマーと金属の結合を形成するものである。
この窒素ガス雰囲気下でプラズマ処理をすることで、ポリマーと金属の密着性をより強固することが可能である。プラズマガス圧については、ガス圧が低い場合、プラズマ放電が不安定になり、処理することができなくなる。
一方、ガス圧が高い場合、プラズマ放電は安定化するが、リークガスが多くなりガスの無駄となり、むやみにガス圧を高くしても経済的にも良くない。したがって、2.6~15Paのガス圧にするのが望ましいと言える。
上記の通り、本願発明は、窒素ガス中でプラズマ処理を施すことにより、液晶ポリマーフィルムの表面改質を行うものである、この改質により、液晶ポリマーフィルムの表面の窒素原子%を10原子%以上とすること、また窒素原子/炭素原子の比を0.13以上、さらには窒素原子/酸素原子の比を0.7以上とすることができ、これによって、液晶ポリマーフィルム表面と金属との密着性を飛躍的に向上させることが可能となった。このプロセスと現象は、従来技術には存在せず、新規性があると言える。
図1に示すタイコート層は、バリア層に相当するが、バリア効果を発揮するニッケル、コバルト、クロムのような金属、あるいはニッケル合金、コバルト合金、クロム合金が好適である。これらは導体層の銅に比べて導電率が小さく、高周波領域では電流が表皮効果により、表面を流れるようになり、タイコート層が抵抗層として大きく寄与することになる。
したがって、高周波特性の面では、タイコート層が無いのが良いのであるが、プリント基板用の銅張積層板としては、タイコート層のようなバリア層が無いと、長期的には銅がポリマー側に拡散し、結合を切断するような悪影響が出てくる場合がある。
このため、現実的にはタイコート層は導電率が大きな金属又は合金を、できるだけ薄くすることが望ましい。また、このタイコート層は、素子の使用条件によって、不必要と考えられる場合には、施工する必要はない。
タイコート層はスパッタリング法、蒸着法、無電解めっき法などが適用できるが、プラズマ処理からの一連の流れの中で、プラズマ処理と同一チャンバー内でスパッタリングする方が、工業的に適用し易い。
タイコート層を付与後、本来の電流を流すための金属導体層を形成するが、一連の乾式工程の流れから、スパッタリング法で銅層を形成することが可能である。
しかし、目的とする銅厚が1μmを超える場合、スパッタリング法で規定の銅厚に金属導体層を形成するのはコスト的に不利であり、その場合、タイコート層上にスパッタリングで数百nmの銅シード層を形成後、湿式めっき法で規定の銅厚まで銅めっきする方が好ましいと言える。
液晶ポリマーフィルムをプラズマ処理することにより、液晶ポリマーフィルムの表面粗さを、算術平均粗さRaを0.15μm以下に、かつ二乗平均平方根粗さRqを0.20μm以下にすることができる。
この表面粗さの程度からみても、プラズマ処理が液晶ポリマーフィルムの表面を粗くすることが本質的な目的でないことが理解されるであろう。ただし、銅層の密着性を得るためには、液晶ポリマーフィルムの表面粗さとして、少なくとも算術平均粗さRa0.05μm以上、好ましくは0.1μm以上が必要である。
以上の処理によって、銅張積層板の単位長さあたりの伝送損失を、5GHzで20dB/m以下とすること、また20GHzで50dB/m以下とすること、さらには40GHzで130dB/m以下とすることができる。
 実施例を比較例と共に具体的に説明するが、以下の説明は理解し易くするものであり、発明の本質を制限されるものではない。すなわち、発明に含まれる他の態様または変形を含有するものである。
(実施例1)
 液晶ポリマーフィルムとしては、ジャパンゴアテックス社製のBIAC BC 50μmを使用した。液晶ポリマーフィルムを窒素雰囲気で、ガス圧13Pa、パワー密度4.3でプラズマ処理を施した。
プラズマの強度をパワー密度で表現したが、個々の装置によりターゲットのサイズや電流―電圧特性、処理速度などのプロセス条件が異なるため、一概に印加電圧と処理時間で定義しても無意味なため、ポリイミドフィルムをプラズマ処理する条件を1とした場合のパワー密度として記載した。
プラズマ処理後の液晶ポリマーフィルムは、その表面形状をVeeco社製のWyco NT1100の表面形状測定器にて120μm×92μmの視野での表面粗さを計測し、算術平均粗さRaと二乗平均平方根粗さRqを求めた。
プラズマ処理後の液晶ポリマーフィルムは、スパッタリングによりCrタイコート層を3nmと湿式めっきの種層になる銅スパッタ層を200nm形成した。その後、銅スパッタ層上に電解めっきで銅層を18μmまで成長させ、試料を作製した。
試料は密着性の評価のため、ピール強度を測定した。ピール強度測定に際し、3mm幅のパターンを塩化銅エッチング液で形成した後、Dage社製のボンドテスター4000を用いてピール強度の測定を行った。
表1に、表面粗さ、ピール強度の結果を示す。表面粗さは、Ra0.10μm、Rq0.14μmとなり、ピール強度は0.88kN/mとなった。フィルム表面粗さは小さいにもかかわらず、実用上問題ないレベルの良好なピール強度を得ることができた。

(実施例2)
プラズマ処理のパワー密度を2.6とした以外、実施例1と同条件とした。この結果を同様に、表1に示す。表1に示すように表面粗さは、Ra0.11μm、Rq0.15μmであり、パワー密度が小さくなっても表面粗さに大差ないが、ピール強度は0.57kN/mであり、パワー密度の低下に伴い、ピール強度も低下した。しかし、0.5kN/mのピール強度を示しており、実用上問題がないレベルと言える。
(実施例3)
 プラズマ処理のガス圧を3Paにした以外、実施例1と同条件とした。この結果を同様に、表1に示す。表1に示すように表面粗さは、Ra0.11μm、Rq0.14μmであり、ピール強度は0.90kN/mと、実用上問題ないレベルの良好なピール強度を得ることができた。
(実施例4)
 タイコート層をNiCrにした以外、実施例3と同条件とした。この結果を同様に、表1に示す。表1に示すように表面粗さは、Ra0.11μm、Rq0.14μmであり、ピール強度は0.85kN/mとなり、実施例3と大差ない結果となった。
(実施例5)
 液晶ポリマーフィルムを、クラレ社製CT-Z 50μmとした以外、実施例1と同条件とした。この結果を同様に、表1に示す。表1に示すように表面粗さは、Ra0.10μm、Rq0.15μmであり、ピール強度は0.80kN/mであった。フィルムを変更しても、良好なピール強度が得られることが示された。
(比較例1)
 プラズマ処理のパワー密度を1.3とした以外、実施例1と同条件とした。この結果を同様に、表1に示す。表1に示すように表面粗さは、Ra0.10μm、Rq0.14μmとなった。これは実施例1と同じであるが、ピール強度は0.40kN/mと悪くなり、プリント配線材として実用に耐え得るか、どうか、判断が困難なレベルまで、低下した。パワー密度が小さいことがピール強度を小さくすることが明らかとなった。
(比較例2)
 プラズマ処理中にパワーを掛けず、処理ガス中を通過させたこと以外、実施例1と同条件とした。この結果を同様に、表1に示す。表1に示すように、表面粗さは、Ra0.11μm、Rq0.15μmであり、元々のフィルムの表面粗さのままであった。
ピール強度は、プラズマ処理をしない液晶ポリマーにタイコート層、銅スパッタ層を形成して、電解めっきで銅層を成長させる際、液晶ポリマーと金属導体層の密着力が不十分であり、電解めっきをすることができなかった。
(比較例3)
 プラズマ処理のガス種を酸素にした以外、実施例1と同条件とした。この結果を同様に、表1に示す。表1に示すように表面粗さは実施例1と変わりないが、ピール強度は0.55kN/mとなり、窒素でスパッタしたものより低くなった。液晶ポリマーフィルムにおいて、プラズマ処理での酸素ガスは、窒素ガスに比べ、フィルム/金属間の密着性を向上させる効果が小さいと言える。
(比較例4)
 フィルムには、ポリイミドフィルムとして、DuPont社製のカプトンE 50μmを使用し、ポリイミドの標準的なプラズマ処理である酸素ガス、パワー密度1、ガス圧10Paにした以外、実施例1と同条件とした。この結果を同様に、表1に示す。
表1に示すように、表面粗さはRa0.04μm、Rq0.06μmであり、元々のポリイミドフィルムの粗さの小さな表面であるが、ピール強度は0.99kN/mと高い値を示した。しかし、液晶ポリマーフィルムではないので、高周波回路基板や高速伝送路用回路へ適用する材料として使用できない。
(比較例5)
液晶ポリマーを銅張積層板として使用する際、一般的な方法として熱ラミネーションが行われる。比較例5は、熱ラミネーションで作製された銅張積層板として、圧延銅箔(JX日鉱日石金属株式会社製 BHY 18ミクロン)を使用した場合の結果である。この結果を同様に、表1に示す。
圧延銅箔を熱ラミネーションすることで、フィルムの表面粗さは圧延銅箔の表面形状を反映する結果となり、表1に示すように表面粗さは大きくなった。
ピール強度については、比較例5のような銅箔そのものをフィルムに張り合わせる熱ラミネーション法では、適用した液晶ポリマーフィルムにプラズマ処理を施しておらず、銅箔の粗化処理が軟化したフィルムに食い込むアンカー効果が密着力の主体であるが、強固な密着性が得られず、ピール強度は0.3kN/mとなり、十分な密着性が得られなかった。
窒素雰囲気中でのプラズマ処理のパワー密度を変更した際、表面の改質度合いを評価する手段として、XPS分析を、実施例1と実施例2、比較例1と比較例2に関して実施した結果を、表2に示す。XPSの測定には、測定装置としてアルバック・ファイ株式会社製5600MCを用いた。実施条件は、次の通りである。
到達真空度:2.0×10-9Torr、
励起源:単色化 AlKα
出力:210W
検出面積:800μm
入射角:45度
取り出し角:45度、中和銃を使用
スパッタ条件、イオン種:Ar、加速電圧:3kV、掃引領域:3mm×3mm

図2は、表2に示された表面組成であり、炭素、窒素、酸素、フッ素の原子%とプラズマ処理のパワー密度との関係を示した。元々、パワー密度ゼロでは窒素原子%もゼロであったが、パワー密度の上昇と共に、窒素原子%が上昇しているのがわかる。
図3は、表2に示した窒素原子%とピール強度の関係を示したものであり、表面改質が進み、窒素原子%が増えるに従い、ピール強度も上昇しているのが分かる。
炭素、窒素、酸素の個々の元素について、XPSの結合エネルギーと強度の結果を図4~6に示す。図4は炭素の例であるが、パワー密度ゼロの比較例2では、285eV付近と288eV付近の二箇所のピークが認められる。285eV付近は、-C-C-、あるいは、-C-Hに起因するピークであり、比較例1、実施例2、実施例1の順でパワー密度が増大すると共にピーク強度が低下した。
一方、パワー密度の増大と共に、285eV付近のピークはブロードになり、287eV付近の-C-O-、あるいは、-C-N-に起因する強度は増大しているのがブロードになった原因である。
288eV付近は、-C(=O)-に起因するピークであるが、285eV付近のピークの減少と比べ、パワー密度に対する大きな変化は認められない。
図5は、窒素の例を示すが、パワー密度ゼロの比較例2では窒素は検出されない。比較例1、実施例2、及び実施例1の400eV付近のピークについて、明確な差はない。
図6は酸素の例であるが、パワー密度ゼロの比較例2では、532eV付近と533eV付近にピークが確認されるが、パワー密度の増大と共に、533eV付近のピークが消滅し、532~533eVの間にピークが変化しているように見える。このピーク位置は、硝酸塩のようなOとNの結合に起因するものである。
液晶ポリマーフィルムを窒素ガスでプラズマ処理することで、元々存在しない窒素含有の官能基を導入することで、XPS分析からもC-Hの結合がC-Nに置換され、-O-のエーテル結合が-C(=O)-N-に変化することで、酸素とタイコート金属との結合の他、酸素ガスでのプラズマ処理では不可能である窒素とタイコート金属の結合を作ることができ、ピール強度が高くなる効果が得られた。
本発明において、液晶ポリマーフィルムの表面を2.6~15Paのガス圧の窒素雰囲気下でプラズマ処理した結果、フィルムの表面粗さは、算術平均粗さRaが0.15μm以下、かつ、二乗平均平方根粗さRq0.20μm以下であり、元々のフィルム表面粗さとは変化しないにも関わらず、液晶ポリマーフィルム表面の窒素原子%が10原子%以上、また窒素原子/炭素原子の比が0.13以上、さらに窒素原子/酸素原子の比が0.7以上に、液晶ポリマーフィルム表面を改質することが可能となった。
その後、乾式めっき、または湿式めっき、あるいは乾式めっきと湿式めっきの両方で金属導体層を形成した銅張積層板はポリマーとタイコート金属間の良好な密着性を得ることができ、ピール強度が良好なプリント配線材料を提供することが可能となった。
本発明の液晶ポリマーフィルムの表面を、2.6~15Paのガス圧の酸素雰囲気又は窒素雰囲気下でプラズマ処理し、このプラズマ処理した面の窒素原子の含有量を10原子%以上とする表面改質を行い、該プラズマ処理した液晶ポリマーフィルム面上に、乾式めっき及び/又は湿式めっきにより形成された金属導体層を形成した銅張積層板は、液晶ポリマーと金属導体層の間の界面粗さを、元々のフィルム粗さと同等に保ち、プラズマ処理により化学的な密着を強固にすることによって、高周波特性に優れた液晶ポリマーの銅張積層板を提供することができるという優れた効果を有するので、高周波回路基板及び高速伝送路用回路等へ適用することができる。

Claims (14)

  1.  液晶ポリマーフィルムの片面又は両面の表面の窒素原子の含有量が10原子%以上であり、該液晶ポリマーフィルムの該窒素原子の含有量が10原子%以上である表面上に、乾式めっき及び/又は湿式めっきにより形成された金属導体層を有することを特徴とする液晶ポリマーフィルムベース銅張積層板。
  2. 前記液晶ポリマーフィルムの片面又は両面の表面の窒素原子の含有量が10原子%以上であり、窒素原子/炭素原子の比が0.13以上であることを特徴とする請求項1記載の液晶ポリマーフィルムベース銅張積層板。
  3. 前記液晶ポリマーフィルムの片面又は両面の表面の窒素原子の含有量が10原子%以上であり、窒素原子/酸素原子の比が0.7以上であることを特徴とする請求項1又は2記載の液晶ポリマーフィルムベース銅張積層板。
  4.  液晶ポリマーフィルムの表面粗さが、算術平均粗さRaが0.15μm以下であり、かつ二乗平均平方根粗さRqが0.20μm以下であることを特徴とする請求項1~3のいずれか一項に記載の液晶ポリマーフィルムベース銅張積層板。
  5. 前記液晶ポリマーフィルムの表面と乾式めっき及び/又は湿式めっきにより形成された金属導体層との間に、バリア層を有することを特徴とする請求項1~4のいずれか一項に記載の液晶ポリマーフィルムベース銅張積層板。
  6. バリア層が、ニッケル若しくはニッケル合金、コバルト若しくはコバルト合金、又はクロム若しくはクロム合金からなるタイコート層であることを特徴とする請求項5記載の液晶ポリマーフィルムベース銅張積層板。
  7. 前記金属導体層が、銅スパッタリング層及び該スパッタリング層の上に形成された電解銅めっき層であることを特徴とする請求項1~6のいずれか一項に記載の液晶ポリマーフィルムベース銅張積層板。
  8.  液晶ポリマーフィルムの片面または両面の表面を、2.6~15Paのガス圧の窒素雰囲気下でプラズマ処理し、窒素原子の含有量を10原子%以上とした後、該プラズマ処理した液晶ポリマーフィルム面上に、乾式めっき及び/又は湿式めっきにより金属導体層を形成することを特徴とする液晶ポリマーフィルムベース銅張積層板の製造方法。
  9. 前記プラズマ処理した液晶ポリマーフィルム面の窒素原子/炭素原子の比を0.13以上とすることを特徴とする請求項8記載の液晶ポリマーフィルムベース銅張積層板の製造方法。
  10. 前記プラズマ処理した液晶ポリマーフィルム面の窒素原子/酸素原子の比を0.7以上とすることを特徴とする請求項8又は9記載の液晶ポリマーフィルムベース銅張積層板の製造方法。
  11.  液晶ポリマーフィルムをプラズマ処理することにより、液晶ポリマーフィルムの表面粗さを、算術平均粗さRaを0.15μm以下に、かつ二乗平均平方根粗さRqを0.20μm以下にすることを特徴とする請求項8~10のいずれか一項に記載の液晶ポリマーフィルムベース銅張積層板の製造方法。
  12. プラズマ処理された液晶ポリマーフィルムの表面と乾式めっき及び/又は湿式めっきにより形成された金属導体層との間に、バリア層を形成することを特徴とする請求項8~11のいずれか一項に記載の液晶ポリマーフィルムベース銅張積層板。
  13. バリア層として、ニッケル若しくはニッケル合金、コバルト若しくはコバルト合金、又はクロム若しくはクロム合金からなるタイコート層を形成することを特徴とする請求項12記載の液晶ポリマーフィルムベース銅張積層板の製造方法。
  14. 前記金属導体層として、予め銅スパッタリング層を形成し、このスパッタリング層上に電解銅めっき層を形成することを特徴とする請求項8~13のいずれか一項に記載の液晶ポリマーフィルムベース銅張積層板の製造方法。
