  • the process gas that has flowed from the inlet port 52a into the first-stage pump chamber 50a through its upper inlet side is compressed in the first-stage pump chamber 50a, and then flows from the first-stage pump chamber 50a through its lower outlet side into the first gas passage 70a. Then, the process gas flows upwardly in the first gas passage 70a and reaches the upper inlet side of the second-stage pump chamber 50b.
  • the process gas flows into the second-stage pump chamber 50b through its upper inlet side and is compressed in the second-stage pump chamber 50b, and then flows from the second-stage pump chamber 50b through its lower outlet side into the second gas passage 70b. Then, the process gas flows upwardly in the second gas passage 70b and reaches the upper inlet side of the third-stage pump chamber 50c. Subsequently, the process gas is compressed in and flows through the third- through sixth-stage pump chambers 50c-50f. Thereafter, the process gas is discharged from the lower outlet side of the sixth-stage pump chamber 50f through the outlet port 52b out of the main pump 14.
  • the thermally conductive member 72 is positioned substantially centrally in the transverse direction of the pump casing 54 and extends parallel to the rotational shafts 58 substantially the full length of the pump casing 54.
  • the thermally conductive member 72 has an end exposed out of the pump casing 54 below the inlet port 52a, as shown in FIG. 3.
  • thermally conductive members (second thermally conductive members) 74 each in the form of a rod, for example, are embedded, in this embodiment, in the fourth partition wall 64d between the fourth-stage pump chamber 50d and the fifth-stage pump chamber 50e and the fifth partition wall 64e between the fifth-stage pump chamber 50e and the fifth-stage pump chamber 50f near the end of the thermally conductive member 72 on the outlet port 52b side.
  • the thermally conductive members 74 are positioned beneath the lower outlet sides of the pump chambers 50d-50f and extend substantially the full width of the pump casing 54.
  • the thermally conductive member 74 has opposite ends exposed out of the pump casing 54, as shown in FIG. 3.
  • the thermally conductive members 72, 74 are made of a material of good heat conductivity such as aluminum, aluminum alloy, copper, or the like.

  • a region (lower region) positioned on the lower outlet side has a higher temperature than a region (upper region) positioned on the upper inlet side.
  • the region positioned on the lower outlet side of the fifth-stage pump chamber 50e and the region positioned on the lower outlet side of the sixth-stage pump chamber 5 Of have a highest temperature therein.
  • the thermally conductive members 74 disposed in the fourth partition wall 64d and the fifth partition wall 64e serve to distribute the heat of the regions having the highest temperature, i.e., the region positioned on the lower outlet side of the fifth-stage pump chamber 50e and the region positioned on the lower outlet side of the sixth-stage pump chamber 50e, uniformly in the transverse directions of the pump casing 54.
  • the thermally conductive member 72 that extends parallel to the rotational shafts 58 substantially the full length of the pump casing 54 serves to transfer the heat from regions having higher temperatures to regions having lower temperatures for thereby keeping the interior of the main pump 14 at a higher constant temperature over the entire main pump 14, i.e., uniformizing the temperature in the main pump 14 over the entire main pump 14, while at the same time preventing local regions in the main pump sc 14 from being heated to a temperature higher than the corrosive temperature.
  • thermally conductive members 72, 74 being thus disposed in the pump casing 54, therefore, it is possible to keep the temperature over the entire pump casing 54 in a necessary temperature range from a temperature of 110°C, for example, at which products are deposited in the pump casing 54, to a corrosive temperature of 200°C, for example, at which the main pump 14 is subject to corrosion.
  • the outer barrel 52 of the pump casing 54 is of the double- walled structure having the gas passages 70a-70e defined therein, the interiors of the pump chambers 50a- 5 Of are reliably thermally insulated from the exteriors thereof by the high-temperature process gas flowing through the gas passages 70a-70e, for thereby maintaining the interior of the main pump 14 at a high temperature to prevent a sublimable gas contained in the process gas from being converted into a solid substance and deposited in the main pump 14, i.e., on the inner circumferential surface of the pump casing 54.
  • the high-temperature process gas which flows through the gas passages 70a-70e from the lower outlet sides of the pump chambers 50a-50e to the upper inlet sides of the pump chambers in the next stages is effective to heat the pump chambers 50a-50f.
  • the outer circumferential surface of the outer barrel 52 of the pump casing 54, except the inlet port 52a and the outlet port 52b, is surrounded by a thermally insulative jacket 80 which is of a substantially hollow cylindrical shape.
  • the thermally insulative jacket 80 thermally insulates the interiors of the pump chambers 50a- 5 Of from the exteriors thereof, thereby keeping the interiors of the pump chambers 50a- 5 Of constant in temperature.
  • Two side panels 82a, 82b are disposed respectively outside of the end walls 62a, 62b of the pump casing 54.
  • the rotational shafts 58 are rotatably supported at their outer ends by bearings 86a, 86b housed in bearing housings 84a, 84b that are mounted respectively on the side panels 82a, 82b.
  • Two lubricant housings 90a, 90b for holding a lubricant therein are disposed on respective outer side surfaces of the side panels 82a, 82b.
  • the electric motor 56 has a motor housing coupled to one of the lubricant housings 90b.
  • the side panels 82a, 82b have respective purge gas passages 92a, 92b for supplying a purge gas, such as an N 2 gas or the like, to the portions of the rotational shafts 58 in the side panels 82a, 82b to prevent the process gas from flowing out of the pump chambers 50a-50f into the bearings 86a, 86b.
  • a purge gas such as an N 2 gas or the like
  • the end wall 62a of the pump casing 54 which defines the first-stage pump chamber 50a, is positioned between the rotors 60a housed in the first- stage pump chamber 50a and the side panel 82a that is disposed outside of the rotors 60a.
  • the end wall 62b of the pump casing 54 which defines the sixth-stage pump chamber 50f, is positioned between the rotors 60f housed in the sixth-stage pump chamber 50f and the side panel 82b that is disposed outside of the rotors 60f. Therefore, all the rotors 60a- 60f disposed in the pump chambers 50a-50f are enclosed in the pump casing 54.
  • the side panels 82a, 82b which are cooled by the lubricant that is supplied to cool the bearings 86a, 86b, for example, cool the pump chambers 50a-50f and the process gas in the pump casing 54, thereby preventing products from being deposited in the vacuum pump 10.
  • an intermediate chamber 94 is defined between the end wall 62b of the pump casing 54, which defines the sixth-stage (final stage) pump chamber 50f, and the side panel 82b that is disposed outside of the end wall 62b.
  • the end wall 62b has a discharge hole 96 defined substantially centrally therein in the transverse directions thereof and positioned near the lower outlet side of the sixth- stage (final stage) pump chamber 5 Of.
  • the end wall 62b also has two reverse-flow holes 98 defined therein, one on each side of the discharge hole 96.
  • Two partitions 100 are positioned in the intermediate chamber 94 between the discharge hole 96 and the reverse-flow holes 98, respectively, and extend from the respective rotational shafts 58 to the bottom of the intermediate chamber 94.
  • the partitions 100 serve to prevent the process gas discharged from the discharge hole 96 from directly flowing into the reverse-flow holes 98.
  • the partitions 100 is configured to define gas passageways 102 in the intermediate chamber 94 which extend upwardly from the discharge hole 96 to positions above the rotational shafts 58, then around the rotational shafts 58, and downwardly toward the reverse-flow holes 98, as shown in FIG. 6.
  • the partitions 100 are in the form of plates separate from the pump casing 54 and fixed to the pump casing 54.
  • the partitions 100 may be integrally formed with the pump casing 54.
  • the pump chambers of the multistage vacuum pump near the final stage have a highest temperature, and the region near the outlet side of each of those pump chambers has a higher temperature than the region near the inlet side thereof.
  • a portion of the high-temperature process gas that is discharged from the sixth-stage (final stage) pump chamber 50f is introduced through the discharge hole 96 into the intermediate chamber 94 and circulated in the intermediate chamber 94 along the gas passageways 102 to heat the inlet side of the sixth-stage pump chamber 50f through the end wall 62b, after which the high- temperature process gas is discharged through the reverse-flow holes 98 out of the outlet port 52b. Therefore, the interior of the sixth-stage (final stage) pump chamber 50f is made higher in temperature.
  • the vacuum pump 10 thus constructed operates by energizing the electric motor 24 of the booster pump 12 and the electric motor 56 of the main pump 14 to actuate the booster pump 12 and the main pump 14 to discharge the process gas, which is introduced into, e.g., a vacuum chamber, from the vacuum chamber.
  • the interior of the vacuum pump 10 is kept at a higher temperature over the entire vacuum pump 10 for preventing local regions in the vacuum pump 10 from being heated to a temperature higher than the corrosive temperature while at the same time preventing products from being deposited in the vacuum pump 10 due to a sublimable substance contained in a process gas that flows into the vacuum pump 10.
  • the present invention is applicable to a vacuum pump for use in a process wherein a sublimable gas or a corrosive gas tends to flow into the interior of the vacuum pump.

Abstract

La présente invention a trait à une pompe à vide (10) qui est équipée d'un corps de pompe (54) qui inclut des chambres de pompage (50a-50f) qui sont maintenues en communication fluidique l'une avec l'autre et qui sont disposées dans leur direction longitudinale, d'un orifice d'entrée (52a) et d'un orifice de sortie (52b), d'un arbre de rotation (58) qui est supporté rotatif sur ses extrémités opposées et qui s'étend dans la direction longitudinale du corps de pompe (54), et de rotors (60a-60f) qui sont logés dans les chambres de pompage (50a-50f) et qui sont couplés à l'arbre de rotation (58). Le corps de pompe (54) inclut un premier élément thermoconducteur (72) qui s'étend en parallèle aux arbres de rotation (58) sur sensiblement toute la longueur du corps de pompe (54) dans sa direction longitudinale, et un second élément thermoconducteur (74) qui est positionné à proximité d'une extrémité du premier élément thermoconducteur (72) au niveau de l'orifice de sortie (52b) et qui s'étend dans la direction transversale du corps de pompe (54).
