 本発明は、半導体単結晶基板からなるボンドウェーハに酸化膜を形成し、該酸化膜を通して水素および希ガスのうち少なくとも1種類のガスイオンをイオン注入して前記ボンドウェーハにイオン注入層を形成し、該ボンドウェーハのイオン注入した表面とベースウェーハ表面とを前記酸化膜を介して貼り合わせた後、前記イオン注入層で前記ボンドウェーハを剥離することによりSOIウェーハを作製するSOIウェーハの製造方法において、前記ボンドウェーハに形成する酸化膜を、貼り合わせ面の酸化膜よりも背面の酸化膜を厚くするSOIウェーハの製造方法である。これにより、イオン注入剥離法により剥離した場合に生じるSOIウェーハと剥離後のボンドウェーハの反り形状に起因して発生するスクラッチやSOI膜厚異常を抑制することのできるSOIウェーハの製造方法が提供される。

Description

SOIウェーハの製造方法
 本発明は、イオン注入剥離法によりSOIウェーハを製造する方法に関する。
 イオン注入剥離法によるSOIウェーハの作製において、SOI層(Silicon On Insulator層、広義にはSemiconductor On Insulator)を形成するボンドウェーハとベースウェーハとを酸化膜を介して貼り合わせた後、イオン注入層に熱処理を行って剥離した際、剥離後のSOIウェーハのSOI層表面(剥離面)と剥離後のボンドウェーハの表面(剥離面)は互いに向き合っている。この為、剥離後のSOIウェーハ及び剥離後のボンドウェーハの反りの形状によってはウェーハ間で接触が生じ、スクラッチやSOI膜厚異常が発生することがあった。
 上記の問題に対して、ボンドウェーハの全面に酸化膜を形成しベースウェーハと貼り合わせてSOIウェーハを作製する方法があった。この方法では、SOIウェーハはボンドウェーハ表面から転写された埋め込み酸化膜によって凸形状に反る一方、剥離後のボンドウェーハは貼り合わせ面に酸化膜が無く、背面に残った酸化膜によってSOIウェーハとは逆に凹形状に反り、反りの大きさもSOIウェーハと剥離後のボンドウェーハで同程度となる為、理論的にはウェーハ間の接触を発生しにくくすることができる。しかし、実際にはウェーハ加工時の反り形状の影響も残る為、例えば、ボンドウェーハ加工時のウェーハ形状が凸形状の場合、剥離後のボンドウェーハは、背面酸化膜の影響による凹形状からウェーハ加工時の凸形状を差し引きした形状となる。このとき、SOIウェーハと剥離後のボンドウェーハの反り形状にミスマッチが生じる場合があり、SOIウェーハの凸形状の反りの大きさに比べ、剥離後のボンドウェーハの凹形状の反りの大きさが小さくなる。このような場合、SOIウェーハの凸形状先端部においては、剥離後のボンドウェーハに接触が生じ、スクラッチやSOI膜厚異常が発生した。
 このうち、SOI膜厚異常の発生は、SOIウェーハとボンドウェーハの接触によってSOIウェーハ表面の自然酸化膜の形成が阻害され、接触部の自然酸化膜が薄くなることに起因する。即ち、次工程のRCA洗浄のSC1洗浄(NHOH/H溶液による洗浄)において、ウェーハ接触部の酸化膜の薄い部分では酸化膜が早く除去されてSOI層のSi表面が露出し、SC1によるSiのエッチングが相対的に早く始まる。その結果、SC1洗浄後に、酸化膜の薄い部分(ウェーハ接触部)でSOIの膜厚に薄膜部が形成されることになる。
 また、剥離を生じさせるイオン注入層を形成するためのイオン注入の方法として、例えば水素イオンとヘリウムイオンの2種類を注入することによって行う、いわゆる共注入により行うイオン注入剥離法がある。この方法では、図4に示されているように、酸化膜102(例えば、27nm)を形成しヘリウムイオン注入層104を水素イオン注入層103よりも深い位置としたボンドウェーハ101(例えば、反り形状:60μm凸)と、ベースウェーハ105とを酸化膜102を介して貼り合わせウェーハ110とすると、水素イオン注入層103は剥離工程においてSOI層106を有するSOIウェーハ120側と剥離後のボンドウェーハ101’側に分割されるが、ヘリウムイオン注入層104は剥離後も剥離後のボンドウェーハ101’に残る。この場合、ヘリウムイオン注入層104の存在によって剥離後のボンドウェーハ101’に凸側に反る力が働き、剥離後のボンドウェーハ101’(例えば、40μm凸)とSOIウェーハ120(例えば、20μm凸)との反り形状のミスマッチが生じる。この為、共注入を利用したイオン注入剥離法によるSOIウェーハの製造方法において、SOIウェーハの凸形状先端部においては、剥離後のボンドウェーハに接触が生じ、スクラッチやSOI膜厚異常が生じることがあった。

 貼り合わせSOIウェーハの反りを解決する技術として、特許文献1、2にはベースウェーハに凹の反りを付与する方法が開示されている。しかし、イオン注入剥離法による貼り合わせSOIウェーハの作製において、貼り合わせ前のボンドウェーハの反り形状の影響を踏まえた上で、剥離後のボンドウェーハとSOIウェーハの反り形状のミスマッチを解決する技術が必要とされていた。
 本発明は、上記問題を鑑みなされたものであって、イオン注入剥離法により剥離した場合に生じるSOIウェーハと剥離後のボンドウェーハの反り形状に起因して発生するスクラッチやSOI膜厚異常を抑制することのできるSOIウェーハの製造方法を提供する。
 上記課題を解決するために、本発明は、
 半導体単結晶基板からなるボンドウェーハに酸化膜を形成し、該酸化膜を通して水素および希ガスのうち少なくとも1種類のガスイオンをイオン注入して前記ボンドウェーハにイオン注入層を形成し、該ボンドウェーハのイオン注入した表面とベースウェーハ表面とを前記酸化膜を介して貼り合わせた後、前記イオン注入層で前記ボンドウェーハを剥離することによりSOIウェーハを作製するSOIウェーハの製造方法において、
 前記ボンドウェーハに形成する酸化膜を、貼り合わせ面の酸化膜よりも背面の酸化膜を厚くすることを特徴とするSOIウェーハの製造方法を提供する。
 このように、貼り合わせ面の酸化膜よりも背面の酸化膜が厚いボンドウェーハを用いるSOIウェーハの製造方法であれば、酸化膜の膜厚差によって剥離後のボンドウェーハが凹形状になるため、SOIウェーハと剥離後のボンドウェーハとの反り形状のミスマッチを防止し、接触によるスクラッチやSOI膜厚異常の発生を抑制することができる。
 このとき、前記ボンドウェーハの酸化膜の形成は、ボンドウェーハの全面に熱酸化膜を形成した後、該ボンドウェーハの貼り合わせ面側の熱酸化膜を除去することによって背面のみに熱酸化膜を有するボンドウェーハを作製し、該背面のみに熱酸化膜を有するボンドウェーハの全面を熱酸化することによって行うことが好ましい。
 このような方法でボンドウェーハの酸化膜を形成することで、貼り合わせ面の酸化膜と背面の酸化膜との間の膜厚差を適宜設定することができる。
 さらに、前記ボンドウェーハの貼り合わせ面側の熱酸化膜を除去した後に、該貼り合わせ面側を研磨する工程を含み、その後全面の熱酸化を行うことが好ましい。
 このように貼り合わせ面を研磨することで、貼り合わせの際の不具合を抑制することができる。
 また、前記ボンドウェーハとして、イオン注入層で剥離後のボンドウェーハを再生加工して作製したウェーハを用いることが好ましい。
 このようにボンドウェーハとして再生加工したウェーハを用いれば、経済的にSOIウェーハを製造することができる。
 さらに、前記再生加工において、前記剥離後のボンドウェーハの背面酸化膜を除去しないことが好ましい。
 このような再生加工したウェーハを用いれば、ボンドウェーハの酸化膜の膜厚差の形成を容易に行うことができる。
 また、前記イオン注入として、水素イオンとヘリウムイオンの共注入を行い、該共注入においてヘリウムイオンを水素イオンよりも深い位置に注入することが好ましい。
 本発明のSOIウェーハの製造方法であれば、ヘリウムイオン注入層の存在による剥離後のボンドウェーハへの反りの影響を排除して、SOIウェーハと剥離後のボンドウェーハとの反り形状のミスマッチを防止することができる。
 以上のように、本発明によれば、イオン注入剥離法によるSOIウェーハの作製において、剥離時に剥離後のボンドウェーハとSOIウェーハとの接触に起因するSOIウェーハのスクラッチやSOI膜厚分布異常の発生を抑制できる。

 本発明者らは、イオン注入剥離法によるSOIウェーハの作製において、剥離後のボンドウェーハの凹形状の大きさがSOIの凸形状の大きさよりも小さい時、剥離後のボンドウェーハとSOIウェーハとの反り形状のミスマッチが生じ、剥離熱処理工程中に、SOI層表面の凸の先端で剥離後のボンドウェーハと接触し、SOIウェーハ中央部にスクラッチやSOI膜厚異常が発生する場合があることを見出した。
 ボンドウェーハに熱酸化膜を形成して貼り合わせSOIウェーハを作製する場合、剥離後のSOIウェーハは埋め込み酸化膜の厚さに比例してSOI層側に凸形状に反る。一方、剥離後のボンドウェーハは、表面の酸化膜が無くなることで背面の酸化膜が作用し、剥離面が凹形状に反る。
 通常は、反りに作用する酸化膜の厚さが同じ為、SOIウェーハの凸形状の大きさと剥離後のボンドウェーハの凹形状の大きさは同程度になり、SOIウェーハの凸の先端部が剥離後のボンドウェーハに接触しない。しかし、元々のボンドウェーハのウェーハ作製工程において凸形状、或いは、凹形状が形成されている場合では、剥離後のボンドウェーハの凹形状とSOIの凸形状とが異なる大きさとなり、剥離熱処理中にSOIウェーハの凸の先端部が剥離後のボンドウェーハと接触し、SOIウェーハ中央部にスクラッチや膜厚異常が発生する場合がある。
 また、水素イオンとヘリウムイオンの共注入による剥離法において、ヘリウムイオンの注入層を水素イオンの注入層よりも深い位置にした場合では、水素イオンの注入層で剥離が起こる為、水素イオンの注入層はSOI層側と剥離後のボンドウェーハに分割される一方、ヘリウムイオンの注入層は剥離後のボンドウェーハに残る。この場合、ヘリウムイオン注入層の存在によって剥離後のボンドウェーハには凸側に反る力が働き、剥離後のボンドウェーハの凹形状の大きさが、SOIウェーハの凸形状の大きさより小さくなり易く、反り形状のミスマッチが生じ易い。この為、水素イオンとヘリウムイオンの共注入ではSOIウェーハの凸形状先端部において、剥離後のボンドウェーハとの接触が生じ、スクラッチやSOI膜厚異常が生じ易い。
 そこで、本発明者らは、剥離後のボンドウェーハの凹形状の大きさをSOIウェーハの凸形状よりも確実に大きくする方法として、貼り合わせを行う際の貼り合わせ面の酸化膜よりも背面の酸化膜を厚く形成する事で予め凹形状を形成したボンドウェーハをSOIウェーハの製造に用いることとし、本発明を完成させた。
 即ち、本発明は、
 半導体単結晶基板からなるボンドウェーハに酸化膜を形成し、該酸化膜を通して水素および希ガスのうち少なくとも1種類のガスイオンをイオン注入して前記ボンドウェーハにイオン注入層を形成し、該ボンドウェーハのイオン注入した表面とベースウェーハ表面とを前記酸化膜を介して貼り合わせた後、前記イオン注入層で前記ボンドウェーハを剥離することによりSOIウェーハを作製するSOIウェーハの製造方法において、
 前記ボンドウェーハに形成する酸化膜を、貼り合わせ面の酸化膜よりも背面の酸化膜を厚くするSOIウェーハの製造方法である。
 以下、本発明について、実施態様の一例として、図を参照しながら詳細に説明するが、本発明はこれに限定されるものではない。
 図1は、本発明のSOIウェーハの製造方法のフロー図である。
 まず、ボンドウェーハ1に背面の酸化膜2’を形成する(図1(A))。このような背面の酸化膜としては熱酸化膜が好ましく、その形成方法としては、ボンドウェーハの全面に熱酸化膜を形成した後、ボンドウェーハの貼り合わせ面側の熱酸化膜を除去することによって背面のみに熱酸化膜を有するボンドウェーハを作製する方法が好ましい。
 この背面の酸化膜の形成方法の他の例としては、ボンドウェーハの全面にほぼ均一な厚さの熱酸化膜を形成した後に、リング状のゴム(オーリング)やPVC等の保護シートを用いて背面の酸化膜を保護した状態で、酸化膜のエッチング液に接触させる方法や、スピンエッチングなどを用いてHF溶液で貼り合わせ面側の熱酸化膜を除去し、背面の酸化膜のみを残す方法を挙げることができる。
 尚、ボンドウェーハとして用いる半導体単結晶基板としては、シリコン単結晶ウェーハを用いることが好ましいが、それ以外にもゲルマニウム単結晶ウェーハ、ゲルマニウムエピタキシャルウェーハ、SiGeエピタキシャルウェーハ、歪シリコンウェーハ、SiC単結晶ウェーハを用いることもできる。
 次に、背面の酸化膜2’を形成したボンドウェーハ1に、さらに酸化膜2を形成する(図1(B))。このような酸化膜としては熱酸化膜が好ましく、その形成方法としては、背面の酸化膜を形成したボンドウェーハの全面を熱酸化する方法が好ましい。
 また、背面の酸化膜の形成や、貼り合わせ面側の酸化膜の除去によるボンドウェーハの貼り合わせ面の面粗さの悪化やパーティクルの付着により、貼り合わせの際の不具合が生じる場合には、貼り合わせ面側の酸化膜を除去した後に、CMP等で貼り合わせ面側を研磨する工程を入れ、その後全面の熱酸化を行っても良い(図1の(A)と(B)の間)。
 上記に例示される方法で、貼り合わせ面の酸化膜よりも背面の酸化膜が厚いボンドウェーハを作製する。このようなボンドウェーハであれば、ベースウェーハに貼り合わせる前に予め凹形状を形成したり、後述のヘリウムイオン注入層を形成しても必要以上の反りを抑制することができる。
 尚、背面の酸化膜を貼り合わせ面の酸化膜よりどの程度厚く形成するかについては、製造するSOIウェーハの仕様(直径、ベースウェーハ厚さ、BOX層厚さ、等)、及び、使用するボンドウェーハの仕様(直径、ウェーハ厚さ、等)に基づいて、剥離直後のミスマッチを防止するように(SOIウェーハの凸形状の大きさと剥離後のボンドウェーハの凹形状の大きさが同等になるように)、実験や計算によって適宜設定することができる。
 次に、酸化膜2を形成したボンドウェーハ1の貼り合わせ面側にイオン注入してイオン注入層を形成する(図1(C))。このようなイオン注入層としては、水素および希ガスのうち少なくとも1種類のガスイオンをイオン注入して形成するものを挙げることができるが、特に、水素イオンを注入して形成した水素イオン注入層や水素イオンとヘリウムイオンを両方注入して形成した共注入層が好ましい。
 このイオン注入として、水素イオンとヘリウムイオンによる共注入を行う場合は、図1(D)に示されているように、まず、水素イオンを注入して水素イオン注入層3を形成し、次にヘリウムイオンを水素イオン注入層3よりも深い位置に注入してヘリウムイオン注入層4を形成することが好ましい。このように共注入を行えば、1種類のイオンを単独で注入する時に比べて、注入するイオンの量を減らすことができる。
 この場合、従来のSOIウェーハの製造方法では、図4に示すように、水素イオンとヘリウムイオンを共注入すると、ヘリウムイオン注入層104の存在により、剥離後のボンドウェーハ101’が凸形状となり、SOIウェーハ120との反り形状のミスマッチが生じ、スクラッチやSOI膜厚異常が発生した。しかし、本発明のSOIウェーハの製造方法では、前述の通り、背面の酸化膜厚を厚くすることでボンドウェーハの反り形状を貼り合わせ前に予め設定することができるため、ヘリウムイオン注入層の存在による影響を最小限に抑制することができる。
 次に、例えば20~30℃程度の室温において、ボンドウェーハ1のイオン注入した表面とベースウェーハ5の表面を酸化膜2を介して貼り合わせ、貼り合わせウェーハ10を形成する(図1(E)、(F))。この場合、貼り合わせの前に、ボンドウェーハとベースウェーハの少なくとも一方のウェーハの貼り合わせ面にプラズマ処理を行うことによって、室温での貼り合わせ強度を向上させることもできる。
 尚、ベースウェーハとしては、シリコン単結晶ウェーハ、又は、表面に絶縁膜を形成したシリコン単結晶ウェーハなどを用いることができる。
 そして、例えば、400℃以上の剥離熱処理により、貼り合わせウェーハ10からイオン注入層(水素イオン注入層3)でボンドウェーハ1を剥離して剥離後のボンドウェーハ1’とすることにより、SOI層6を有するSOIウェーハ20を形成する(図1(G))。このとき、本発明では剥離後のボンドウェーハ1’は確実に凹形状に反っており、従来のような剥離後のボンドウェーハとSOIウェーハとの形状のミスマッチによる接触を防ぐことができる。
 また、イオン注入剥離法を用いたSOIウェーハの製造方法は、剥離後のボンドウェーハを再利用できることが特徴の一つである。従って、本発明においても剥離後のボンドウェーハ1’を再生加工して作製したウェーハを用いることができる。この場合、剥離後のボンドウェーハを再生加工する際、背面の酸化膜を除去しないで再生加工する事で、背面に酸化膜のついたボンドウェーハを作製し、それを熱酸化することによって、貼り合わせ面の酸化膜よりも背面の酸化膜が厚いボンドウェーハを作製することができる。
 この際、剥離後のボンドウェーハの再生加工における貼り合わせ面側の外周未結合部に残る酸化膜の除去については、貼り合わせ面側を直接研磨することで達成されるが、リング状のゴム(オーリング)やPVC等の保護シートを用いて背面の酸化膜を保護した状態で、酸化膜のエッチング液に接触させる方法や、スピンエッチング機を用いて行うこともできる。
 剥離後のボンドウェーハの再生加工の際の背面酸化膜の保護は上記のようにオーリングによりエッチング液やエッチングガスを遮断する処理を行っても良いし、PVC等の保護シートを剥離後のボンドウェーハ背面に付けても良いし、ウェーハの回転による遠心力や風圧によりボンドウェーハ背面にエッチング液やエッチングガスが回りこまないようにしても良い。酸化膜のエッチング液としてはHF溶液が望ましい。また、HFのガスによりエッチングでも良い。オーリングの設置位置はエッチング後のボンドウェーハに反りが発生するように外周から数mm程度が望ましいが、許容可能な反りのレベルによっては更に内側で設置しても良い。
 以上のように、ベースウェーハに貼り合わせるボンドウェーハの酸化膜を、貼り合わせ面の酸化膜よりも背面の酸化膜を厚くすることにより、剥離時のボンドウェーハの形状を確実に凹形状に変形させることで、剥離後のボンドウェーハとSOIウェーハとの接触を抑制し、SOIウェーハのスクラッチや膜厚異常が抑制できる。
(実施例1)
 直径300mmの両面が鏡面研磨されたシリコン単結晶ウェーハからなるボンドウェーハに熱酸化を行って150nmの熱酸化膜(初期酸化膜)を全面に形成し、ボンドウェーハの背面の酸化膜をオーリングで保護した状態でHF水溶液に浸漬して貼り合わせ面側の酸化膜を除去し、その後、CMP加工により表面の再加工を行った後、再度、熱酸化を行い貼り合わせ面側に30nmの熱酸化膜(埋め込み酸化膜)を形成し、水素のイオン注入を行った後、直径300mmのシリコン単結晶ウェーハからなるベースウェーハと貼り合わせ、横型熱処理炉で剥離熱処理して剥離してSOIウェーハを10枚作製した。
(実施例2)
 実施例1で得られた剥離後のボンドウェーハ(背面の酸化膜155nm付き)を、背面の酸化膜(初期酸化膜)をオーリングで保護した状態でHF水溶液に浸漬して貼り合わせ面側の酸化膜を除去し、その後、CMP加工により再生加工を行った後、熱酸化を行い貼り合わせ面側に30nmの熱酸化膜(埋め込み酸化膜)を形成し、水素のイオン注入を行った後、直径300mmのシリコン単結晶ウェーハからなるベースウェーハと貼り合わせ、横型熱処理炉で剥離熱処理して剥離してSOIウェーハを10枚作製した。
(実施例3)
 直径300mmの両面が鏡面研磨されたシリコン単結晶ウェーハからなるボンドウェーハに熱酸化を行って150nmの熱酸化膜(初期酸化膜)を全面に形成し、ボンドウェーハの背面の酸化膜をオーリングで保護した状態でHF水溶液に浸漬して貼り合わせ面側の酸化膜を除去し、その後、CMP加工により表面の再加工を行った後、再度、熱酸化を行い貼り合わせ面側に30nmの熱酸化膜(埋め込み酸化膜)を形成し、水素及びヘリウムのイオン注入(共注入)を行った後、直径300mmのシリコン単結晶ウェーハからなるベースウェーハと貼り合わせ、横型熱処理炉で剥離熱処理して剥離してSOIウェーハを10枚作製した。
 尚、水素及びヘリウムの共注入では、注入エネルギーがそれぞれ30keV、50keVであるため、ヘリウムイオンの方が深い位置に注入される。
(比較例1)
 直径300mmの両面が鏡面研磨されたシリコン単結晶ウェーハからなるボンドウェーハの全面に30nmの熱酸化膜(埋め込み酸化膜)を形成し、その後、HF処理及び再度の熱酸化膜形成を行わずに水素のイオン注入を行った後、ベースウェーハに貼り合わせ、剥離熱処理して剥離してSOIウェーハを10枚作製した。
(比較例2)
 直径300mmの両面が鏡面研磨されたシリコン単結晶ウェーハからなるボンドウェーハの全面に30nmの熱酸化膜(埋め込み酸化膜)を形成し、その後、HF処理及び再度の熱酸化膜形成を行わずに水素及びヘリウムのイオン注入(共注入)を行った後、ベースウェーハに貼り合わせ、剥離熱処理して剥離してSOIウェーハを10枚作製した。
 尚、水素及びヘリウムの共注入では、注入エネルギーがそれぞれ30keV、50keVであるため、ヘリウムイオンの方が深い位置に注入される。
 実施例1~3、比較例1、2のSOIウェーハの製造条件、剥離後のボンドウェーハとSOIウェーハの反り形状、スクラッチ及びSOI膜厚異常の結果を表1に示した。
 尚、反りの形状(凹凸)は、剥離面を基準とした形状のことを示す。

 実施例1~3は剥離後のボンドウェーハとSOIウェーハの反りの大きさがほぼ同一であり、スクラッチやSOI膜厚異常は発生しなかった(図2参照)。比較例1は剥離後のボンドウェーハの反りに対してSOIウェーハの反りが大きくなり、SOI膜厚異常が発生した(図2参照)。比較例2はSOIウェーハの反りに対して剥離後のボンドウェーハの反りが大きく凸となりSOI膜厚異常が発生し、さらに光学顕微鏡観察を行ったところSOI層の薄膜部でスクラッチ(キズ部)が観察された(図3参照)。
 上記の結果から、本発明のSOIウェーハの製造方法であれば、剥離時に剥離後のボンドウェーハとSOIウェーハとの接触に起因するSOIウェーハのスクラッチやSOI膜厚分布異常を抑制できることが明らかになった。
 尚、本発明は、上記実施形態に限定されるものではない。上記実施形態は例示であり、本発明の特許請求の範囲に記載された技術的思想と実質的に同一な構成を有し、同様な作用効果を奏するものは、いかなるものであっても本発明の技術的範囲に包含される。

  1.  半導体単結晶基板からなるボンドウェーハに酸化膜を形成し、該酸化膜を通して水素および希ガスのうち少なくとも1種類のガスイオンをイオン注入して前記ボンドウェーハにイオン注入層を形成し、該ボンドウェーハのイオン注入した表面とベースウェーハ表面とを前記酸化膜を介して貼り合わせた後、前記イオン注入層で前記ボンドウェーハを剥離することによりSOIウェーハを作製するSOIウェーハの製造方法において、
     前記ボンドウェーハに形成する酸化膜を、貼り合わせ面の酸化膜よりも背面の酸化膜を厚くすることを特徴とするSOIウェーハの製造方法。
  2.  前記ボンドウェーハの酸化膜の形成は、ボンドウェーハの全面に熱酸化膜を形成した後、該ボンドウェーハの貼り合わせ面側の熱酸化膜を除去することによって背面のみに熱酸化膜を有するボンドウェーハを作製し、該背面のみに熱酸化膜を有するボンドウェーハの全面を熱酸化することによって行うことを特徴とする請求項1に記載のSOIウェーハの製造方法。
  3.  前記ボンドウェーハの貼り合わせ面側の熱酸化膜を除去した後に、該貼り合わせ面側を研磨する工程を含み、その後全面の熱酸化を行うことを特徴とする請求項2に記載のSOIウェーハの製造方法。
  4.  前記ボンドウェーハとして、イオン注入層で剥離後のボンドウェーハを再生加工して作製したウェーハを用いることを特徴とする請求項1乃至請求項3のいずれか一項に記載のSOIウェーハの製造方法。
  5.  前記再生加工において、前記剥離後のボンドウェーハの背面酸化膜を除去しないことを特徴とする請求項4に記載のSOIウェーハの製造方法。
  6.  前記イオン注入として、水素イオンとヘリウムイオンの共注入を行い、該共注入においてヘリウムイオンを水素イオンよりも深い位置に注入することを特徴とする請求項1乃至請求項5のいずれか一項に記載のSOIウェーハの製造方法。
