Abstract

【課題】シーグバーン型分子ポンプ部を備える真空ポンプにおいて、排気効率を向上させる連通孔を備える固定円板、および当該固定円板を備える真空ポンプを提供する。【解決手段】本発明の実施形態に係る真空ポンプは、シーグバーン型分子ポンプ部を有し、配設される固定円板に、当該固定円板の軸線方向における上の空間(吸気口側領域、上流側領域)と下の空間(排気口側領域、下流側領域)とを連通させる連通孔を備える。

Description

固定円板および真空ポンプ
本発明は、固定円板および真空ポンプに関する。詳しくは排気効率を向上させる連通孔を備える固定円板、および当該固定円板を備える真空ポンプに関する。
真空ポンプは、吸気口および排気口を備えた外装体を形成するケーシングを備え、このケーシングの内部に、当該真空ポンプに排気機能を発揮させる構造物が収納されている。この排気機能を発揮させる構造物は、大きく分けて、回転自在に軸支された回転部(ロータ部)とケーシングに対して固定された固定部(ステータ部)から構成されている。 また、回転軸を高速回転させるためのモータが設けられており、このモータの働きにより回転軸が高速回転すると、ロータ翼(回転円板)とステータ翼(固定円板)との相互作用により気体が吸気口から吸引され、排気口から排出されるようになっている。 真空ポンプのうち、シーグバーン型の構成を有するシーグバーン型分子ポンプは、回転円板(回転円盤)と、当該回転円板と軸方向に隙間(クリアランス)をもって設置された固定円板と、を備え、当該回転円板もしくは固定円板の少なくともいずれか一方の隙間対向表面にスパイラル状溝(らせん溝または渦巻状溝ともいう)流路が刻設されている。そして、らせん溝流路内に拡散して入ってきた気体分子に、回転円板によって回転円板接線方向(即ち、回転円板の回転方向の接線方向)の運動量を与えることで、スパイラル状溝により吸気口から排気口に向けて優位な方向性を与えて排気を行う真空ポンプである。 このようなシーグバーン型分子ポンプあるいはシーグバーン型分子ポンプ部を有する真空ポンプを工業的に利用するためには、回転円板と固定円板の段が単段では圧縮比が不足するため、多段化がなされている。 ここで、シーグバーン型分子ポンプは半径流ポンプ要素であるので、多段化するためには、例えば、外周部から内周部へ排気した後、内周部から外周部へ排気し、また外周部から内周部へ排気する、というように、吸気口から排気口(即ち、真空ポンプの軸線方向)に向かって、回転円板および固定円板の外周端部および内周端部で流路を折り返して排気する構成が必要である。

特許文献1には、真空ポンプにおいて、ポンプ筐体内に、ターボ分子ポンプ部と、らせん溝ポンプ部と、遠心式ポンプ部とを備える技術が記載されている。 特許文献2には、シーグバーン型分子ポンプにおいて、各回転円板および静止円板の対向面に方向の異なるスパイラル状溝を設ける技術が記載されている。 上述した従来技術の構成における気体分子(ガス)の流れは以下のようになる。 上流シーグバーン型分子ポンプ部で内径部に移送された気体分子は、回転円筒と固定円板との間に形成された空間に排出される。次に、当該空間に開口された下流シーグバーン型分子ポンプ部の内径部によって吸引され、そして、当該下流シーグバーン型分子ポンプ部の外径部に移送される。多段化されている場合は、この流れが段毎に繰り返される。 しかしながら、上述した空間(即ち、回転円筒と固定円板の間に形成された空間)には排気作用はないため、上流シーグバーン型分子ポンプ部で気体分子に与えた排気方向への運動量は、当該空間に到達した際に失われてしまっていた。
図12は、従来のシーグバーン型分子ポンプ1000を説明するための図であり、従来のシーグバーン型分子ポンプ1000の概略構成例を示した図である。矢印は、気体分子の流れを示している。 図13は、従来のシーグバーン型分子ポンプ1000に配設される固定円板5000を説明するための図であり、吸気口4側から見た場合の固定円板5000の断面図である。固定円板5000内の矢印は気体分子の流れを示し、固定円板5000外の矢印は、図示していない回転円板の回転方向を示している。 なお、以下、1つ(1段)の固定円板5000の、吸気口4側をシーグバーン型分子ポンプ上流領域、排気口6側をシーグバーン型分子ポンプ下流領域と称して説明する。 上述したように、シーグバーン型分子ポンプ1000において、気体分子に排気口6に向けて優位な運動量を付与しても、当該気体分子の流路である内側折り返し流路a(即ち、回転円筒10と固定円板5000の間に形成された空間)は排気作用のない「つなぎ」の空間であるため、付与した運動量が失われてしまう。そのため、当該内側折り返し流路aで排気作用が途切れるため、圧縮した気体分子は当該内側折り返し流路aを通るたびに開放されてしまい、その結果、従来のシーグバーン型分子ポンプ1000では良好な排気効率が得られないという課題があった。 
寸法を縮めるなどして、内側折り返し流路aの流路断面積を小さくする(即ち、回転円筒10の外径と固定円板5000の内径とで形成される隙間が狭くなる)と、内側折り返し流路aに気体分子が滞留し、シーグバーン型分子ポンプ上流領域の出口(上流領域から下流領域への折り返し地点)である内側折り返し流路aの流路圧力が上昇する。その結果、圧力損失が発生して真空ポンプ(シーグバーン型分子ポンプ1000)全体の排気効率が低下する。 こうした排気効率の低下を防ぐために、従来、内側折り返し流路aの流路断面積および管路幅は、図12に示すように、シーグバーン型分子ポンプ部における管路(回転円筒10と固定円板5000との各対向面で形成される隙間であり、気体分子が通る管状の流路)の断面積および管路幅よりも、充分大きくとる必要があった。 しかし、内側折り返し流路aの流路の寸法を大きく設定しようとすると、内径側が回転部を支持する径方向磁気軸受装置30などの寸法に制約され、一方、外径側となる固定円板5000の直径を大きくすると、シーグバーン型分子ポンプ部の半径方向寸法が減少して流路が狭くなってしまい、1段あたりの圧縮性能が充分に得られなくなるという課題があった。 こうした従来技術を用いて所定の圧縮比を得るためには、シーグバーン型分子ポンプ部の段数を増やす必要がある。しかし、段数を増やすと、回転円板9や固定円板5000の材料費用・加工費用が増大してしまい、更に、高速回転する回転円板9の質量・慣性モーメントが増大するために、それを支持する磁気軸受装置の容量がその分余計に必要となるなど、真空ポンプを構成する構成品のコストが増大してしまうという課題があった。 
そこで、本発明は、排気効率を向上させる連通孔を備える固定円板、および当該固定円板を備える真空ポンプを提供することを目的とする。
上記目的を達成するために、請求項1記載の本願発明では、吸気口側から排気口側へ気体を移送する第1気体移送機構に用いられ、回転円板との相互作用によりスパイラル状溝排気部を形成する固定円板であって、前記固定円板と前記回転円板の対向面の少なくとも一部に谷部と山部を有するスパイラル状溝が形成されており、前記固定円板の内周側の部分に、前記吸気口側と前記排気口側とを貫通する連通孔を有することを特徴とする固定円板を提供する。 請求項2記載の本願発明では、前記連通孔は、前記谷部のうち、前記固定円板の前記吸気口側の面に形成される前記谷部と、前記排気口側の面に形成される前記谷部とを連通する連通孔であることを特徴とする請求項1に記載の固定円板を提供する。 請求項3記載の本願発明では、前記連通孔の開口部は、前記谷部のうち、前記固定円板の前記吸気口側の面または前記排気口側の面のいずれか一方の前記谷部に形成されることを特徴とする請求項1または請求項2に記載の固定円板を提供する。 請求項4記載の本願発明では、前記連通孔の開口部は、前記谷部のうち、前記固定円板の前記吸気口側の面における前記排気口側端の複数の前記谷部に跨って形成される、もしくは、前記固定円板の前記排気口側の面における前記吸気口側端の複数の前記谷部に跨って形成されることを特徴とする請求項1または請求項2に記載の固定円板を提供する。 請求項5記載の本願発明では、前記連通孔は、前記第1気体移送機構に用いられる回転体円筒部と前記固定円板の内周部とで形成される隙間に開口するように形成された連通孔であることを特徴とする請求項1から請求項4のいずれか1項に記載の固定円板を提供する。 請求項6記載の本願発明では、前記連通孔は、前記固定円板の前記吸気口側の面における前記排気口側端の前記谷部において前記回転円板の回転方向側の領域と、前記固定円板の前記排気口側の面における前記吸気口側端の前記谷部において前記回転円板の回転方向側と反対側の領域と、を貫通する連通孔であることを特徴とする請求項1から請求項5のいずれか1項に記載の固定円板を提供する。 請求項7記載の本願発明では、前記スパイラル状溝は、接線角度が外径側に比べ内径側の方が大きいことを特徴とする請求項1から請求項6のいずれか1項に記載の固定円板を提供する。 請求項8記載の本願発明では、前記スパイラル状溝は、前記山部の幅が外径側に比べ内径側の方が小さいことを特徴とする請求項1から請求項7のいずれか1項に記載の固定円板を提供する。 請求項9記載の本願発明では、吸気口と排気口が形成された外装体と、前記外装体に内包され、回転自在に支持された回転軸と、請求項1から請求項8のいずれか1項に記載の固定円板と、前記回転軸に配設される多段の前記回転円板と、前記回転円板と前記固定円板との相互作用により前記吸気口側から吸気した気体を前記排気口側へ移送するシーグバーン型分子ポンプ部である前記第1気体移送機構と、を備えることを特徴とする真空ポンプを提供する。 請求項10記載の本願発明では、前記真空ポンプは、更に、前記回転軸に配設される回転体円筒部を有し、前記連通孔を除く、前記回転体円筒部と前記固定円板とで形成される隙間の幅は、前記吸気口側における前記固定円板と前記回転円板とで形成される排気溝流路の深さよりも小さいことを特徴とする請求項9に記載の真空ポンプを提供する。 請求項11記載の本願発明では、前記真空ポンプは、更に、前記回転軸に配設される回転体円筒部を有し、前記連通孔を除く、前記回転体円筒部と前記固定円板とで形成される隙間の断面積は、前記吸気口側における前記固定円板と前記回転円板とで形成される排気溝流路の断面積よりも小さいことを特徴とする請求項9に記載の真空ポンプを提供する。 請求項12記載の本願発明では、前記真空ポンプは、更に、回転翼と、固定翼と、前記回転翼と前記固定翼との相互作用により前記吸気口側から吸気した気体を前記排気口側へ移送するターボ分子ポンプ部である第2気体移送機構と、を備える複合型ターボ分子ポンプであることを特徴とする請求項9から請求項11のいずれか1項に記載の真空ポンプを提供する。 請求項13記載の本願発明では、前記真空ポンプは、回転する部品と固定された部品の対向面の少なくとも一部にねじ溝を有し、前記吸気口側から吸気した気体を前記排気口側へ移送するねじ溝式ポンプ部である第3気体移送機構と、を備える複合型ターボ分子ポンプであることを特徴とする請求項9から請求項12のいずれか1項に記載の真空ポンプを提供する。

(i)実施形態の概要 本発明の実施形態の真空ポンプは、シーグバーン型分子ポンプ部を有し、配設される固定円板に、当該固定円板の軸線方向における上の空間(吸気口側領域、上流側領域)と下の空間(排気口側領域、下流側領域)とを連通させる連通孔を備える。 
(ii)実施形態の詳細 以下、本発明の好適な実施形態について、図1から図11を参照して詳細に説明する。 本実施形態では、真空ポンプの一例として、シーグバーン型分子ポンプを用いて説明する。 なお、本実施形態では、回転円板の直径方向と垂直な方向を軸線方向とする。 また、以下、1つ(1段)の固定円板の、吸気口側をシーグバーン型分子ポンプ上流領域、排気口側をシーグバーン型分子ポンプ下流領域と称して説明する。 まず、シーグバーン型分子ポンプ上流領域の気体を外径側から内径側へ排気し、そして、シーグバーン型分子ポンプ下流領域の気体を内径側から外径側へ排気する、という折り返して排気するシーグバーン型の構成について説明する。 
(ii-1)構成 図1は、本発明の実施形態に係るシーグバーン型分子ポンプ1の概略構成例を示した図である。 なお、図1は、シーグバーン型分子ポンプ1の軸線方向の断面図を示している。 シーグバーン型分子ポンプ1の外装体を形成するケーシング2は、略円筒状の形状をしており、ケーシング2の下部(排気口6側)に設けられたベース3と共にシーグバーン型分子ポンプ1の筐体を構成している。そして、この筐体の内部には、シーグバーン型分子ポンプ1に排気機能を発揮させる構造物である気体移送機構が収納されている。 この気体移送機構は、大きく分けて、回転自在に軸支された回転部と筐体に対して固定された固定部から構成されている。 
ケーシング2の端部には、当該シーグバーン型分子ポンプ1へ気体を導入するための吸気口4が形成されている。また、ケーシング2の吸気口4側の端面には、外周側へ張り出したフランジ部5が形成されている。 また、ベース3には、当該シーグバーン型分子ポンプ1から気体を排気するための排気口6が形成されている。 
回転部(ロータ部)は、回転軸であるシャフト7、このシャフト7に配設されたロータ8、ロータ8に設けられた複数枚の回転円板9、並びに回転円筒10などから構成されている。なお、シャフト7およびロータ8によってロータ部が構成されている。 各回転円板9は、シャフト7の軸線に対し垂直に放射状に伸びた円板形状をした円板部材からなる。 また、回転円筒10は、ロータ8の回転軸線と同心の円筒形状をした円筒部材からなる。 
シャフト7の軸線方向中程には、シャフト7を高速回転させるためのモータ部20が設けられている。 更に、シャフト7のモータ部20に対して吸気口4側、および排気口6側には、シャフト7をラジアル方向(径方向)に非接触で支持(軸支)するための径方向磁気軸受装置30、31、シャフト7の下端には、シャフト7を軸線方向(アキシャル方向)に非接触で支持(軸支)するための軸方向磁気軸受装置40が設けられている。 
筐体の内周側には、固定部(ステータ部)が形成されている。この固定部は、吸気口4側に設けられた複数枚の固定円板50などから構成され、当該固定円板50には固定円板谷部51および固定円板山部52で構成されるスパイラル状溝が刻設されている。 なお、本実施形態では、固定円板50にスパイラル状溝を刻設する構成としたが、これに限られることはなく、上述した回転円板9もしくは当該固定円板50の少なくともいずれか一方の隙間対向表面にスパイラル状溝流路が刻設されていればよい。 各固定円板50は、シャフト7の軸線に対し垂直に放射状に伸びた円板形状をした円板部材から構成されている。 各段の固定円板50は、円筒形状をしたスペーサ60(ステータ部)により互いに隔てられて固定されている。スペーサ60の軸方向の高さは、シーグバーン型分子ポンプ1の軸方向に沿って低くなるように形成され、それにより、流路の容積がシーグバーン型分子ポンプ1の排気口6へ向けて徐々に減少して、気体移送機構内を通過する気体(ガス)を圧縮するようになる。図1の矢印は、気体の流れを示している。 シーグバーン型分子ポンプ1では、回転円板9と固定円板50とが互い違いに配置され、軸線方向に複数段形成されているが、真空ポンプに要求される排出性能を満たすために、必要に応じて任意の数のロータ部品およびステータ部品を設けることができる。 このように構成されたシーグバーン型分子ポンプ1により、シーグバーン型分子ポンプ1に配設される真空室(図示しない)内の真空排気処理を行うようになっている。 
図1に示したように、上述した本発明の実施形態に係るシーグバーン型分子ポンプ1は、配設される固定円板50に、連通孔500を有する。 以下、本発明の実施形態に係るシーグバーン型分子ポンプ1に配設される固定円板50に設けられる連通孔について、各実施形態に分けてそのバリエーションを説明する。 
図1は、本発明の第1実施形態に係るシーグバーン型分子ポンプ1の概略構成例を示した図である。(ii-2)第1実施形態 図1に示すように、本発明の第1実施形態に係る固定円板50は、スパイラル状溝が形成された固定円板50の内周部(即ち、回転円筒10に対向する側)に、シーグバーン型分子ポンプ上流領域とシーグバーン型分子ポンプ下流領域とを貫通する連通孔500を設け、これを折り返し連通流路とする。 つまり、本発明の第1実施形態では、気体移送機構領域を流れる気体分子(ガス)は、排気作用・圧縮作用を有さない空間である内側折り返し流路a(図12・図13)を通るのではなく、スパイラル状溝(固定円板谷部51および固定円板山部52により形成されるスパイラル状の溝)が刻設された固定円板50と、当該固定円板50と間隙を介して対向配設される回転円板9との相互作用によりもたらされる圧縮作用を有する空間同士を繋ぐ、固定円板50に貫通状に設けられた連通孔500を、折り返す際の連通路として通過する。 
上述した構成により、本発明の第1実施形態に係るシーグバーン型分子ポンプ1では、固定円板50の内側(即ち、回転円筒10側)のスパイラル状溝がある部分に設けられた連通孔500が、排気作用のあるスパイラル状溝流路同士(シーグバーン型分子ポンプ上流領域からシーグバーン型分子ポンプ下流領域へ)を繋ぎ、流れる気体分子は当該連通孔500を折り返し流路として通過するので、気体分子を排気作用のない空間に放出することなく、排気の連続性をより保つことができる。 
(ii-3)第2実施形態 図2は、本発明の第2実施形態に係る固定円板50の連通孔501を説明するための図である。図2は、図1におけるA-A’方向を吸気口4側から見た固定円板50の断面図であり、同図には、排気口6側から見た場合のスパイラル状溝が破線で示されている。 なお、図2における固定円板50外の矢印は、図示していない回転円板9の回転方向を示し、また、固定円板50内の矢印は、スパイラル状溝の固定円板谷部51を通過する気体分子の流れの一部を示している。 図2に示すように、本発明の第2実施形態に係る固定円板50は、シーグバーン型分子ポンプ上流領域もしくはシーグバーン型分子ポンプ下流領域のどちらか一方の固定円板谷部51に連通孔501が設けられている。 
上述した構成により、本発明の第2実施形態に係るシーグバーン型分子ポンプ1では、固定円板50における上流側(シーグバーン型分子ポンプ上流領域)もしくは下流側(シーグバーン型分子ポンプ下流領域)のどちらか一方の固定円板谷部51に設けられた連通孔501が、排気作用のあるスパイラル状溝流路同士(シーグバーン型分子ポンプ上流領域からシーグバーン型分子ポンプ下流領域へ)を繋ぎ、流れる気体分子は当該連通孔501を折り返し流路として通過する。そのため、気体分子を排気作用のない空間に放出することなく、排気の連続性をより保つことができる。 また、本第2実施形態では、固定円板50を介した流路において、当該固定円板50のスパイラル状溝のうち、上流側か下流側かのどちらか一方の固定円板谷部51で流路を連通させているので、仮に、固定円板山部52同士を連通させた場合よりも、流路同士の接続寸法を小さく構成することができる。その結果、本発明の第2実施形態に係るシーグバーン型分子ポンプ1は、排気抵抗をより小さくした折り返しが可能になる。 
(ii-4)第3実施形態 図3は、本発明の第3実施形態に係る固定円板50の連通孔502を説明するための図である。図3は、図1におけるA-A’方向を吸気口4側から見た固定円板50の断面図であり、同図には、排気口6側から見た場合のスパイラル状溝が破線で示されている。 なお、図3における固定円板50外の矢印は、図示していない回転円板9の回転方向を示し、また、固定円板50内の矢印は、スパイラル状溝の固定円板谷部51を通過する気体分子の流れの一部を示している。 図3に示すように、本発明の第3実施形態に係る固定円板50は、シーグバーン型分子ポンプ上流領域の固定円板谷部51とシーグバーン型分子ポンプ下流領域の固定円板谷部51を連通した連通孔502が設けられている。 つまり、本第3実施形態では、固定円板50に形成される連通孔502は、当該固定円板50の上流側および下流側の両面に設けられたスパイラル状溝の谷部(固定円板谷部51)同士を連通させた貫通孔である。 
上述した構成により、本発明の第3実施形態に係るシーグバーン型分子ポンプ1では、固定円板50に形成される連通孔502は、固定円板50における上流側(シーグバーン型分子ポンプ上流領域)に刻設された固定円板谷部51と、下流側(シーグバーン型分子ポンプ下流領域)に刻設された固定円板谷部51とを貫く貫通孔であり、当該連通孔502が排気作用のあるスパイラル状溝流路同士(シーグバーン型分子ポンプ上流領域からシーグバーン型分子ポンプ下流領域へ)を繋ぐことで、流れる気体分子が当該連通孔502を折り返し流路として通過する。そのため、気体分子を排気作用のない空間に放出することなく、排気の連続性をより保つことができる。更に、流路の谷部同士で連通させているので、流路同士の接続寸法が最小となり、排気抵抗をより小さくした折り返しが可能になる。 
(ii-5)第4実施形態 図4は、本発明の第4実施形態に係る固定円板50の連通孔503を説明するための図である。図4は、図1におけるA-A’方向を吸気口4側から見た固定円板50の断面図であり、同図には、排気口6側から見た場合のスパイラル状溝が破線で示されている。 なお、図4における固定円板50外の矢印は、図示していない回転円板9の回転方向を示し、また、固定円板50内の矢印は、スパイラル状溝の固定円板谷部51を通過する気体分子の流れの一部を示している。 図4に示すように、本発明の第4実施形態に係る固定円板50は、シーグバーン型分子ポンプ上流領域における排気口6端の複数の谷部か、もしくはシーグバーン型分子ポンプ下流領域における吸気口4端の複数の谷部に形成された連通孔503が設けられている。 つまり、
本第4実施形態では、固定円板50に形成される連通孔503は、1つの谷部に対して1つの連通孔が対応している必要はなく、複数ピッチの谷部に跨って設けられている。 なお、連通孔503の1個あたりにつながるスパイラル状溝の数は、スパイラル状溝内の圧力により変わるので、設計的に任意に選択する構成にすることが好ましい。 
上述した構成により、本発明の第4実施形態に係るシーグバーン型分子ポンプ1では、固定円板50に形成される連通孔503は、固定円板50における上流側(シーグバーン型分子ポンプ上流領域)に刻設された固定円板谷部51と、下流側(シーグバーン型分子ポンプ下流領域)に刻設された固定円板谷部51とを貫く貫通孔であり、当該連通孔503が排気作用のあるスパイラル状溝流路同士(シーグバーン型分子ポンプ上流領域からシーグバーン型分子ポンプ下流領域へ)を複数ピッチの谷部に跨って繋ぐことで、流れる気体分子が当該連通孔503を折り返し流路として通過する。そのため、気体分子を排気作用のない空間に放出することなく、排気の連続性をより保つことができる。更に、流路の谷部同士で連通させているので、流路同士の接続寸法が最小となり、排気抵抗をより小さくした折り返しが可能になる。 
(ii-6-1)第5実施形態 図5は、本発明の第5実施形態に係るシーグバーン型分子ポンプ1の概略構成例を示した図である。なお、図1と同じ構成については、説明を省略する。 図6は、図5におけるA-A’方向を吸気口4側から見た固定円板50の断面図であり、同図には、排気口6側から見た場合のスパイラル状溝が破線で示されている。 なお、図6における固定円板50外の矢印は、図示していない回転円板9の回転方向を示し、また、固定円板50内の矢印は、スパイラル状溝の固定円板谷部51を通過する気体分子の流れの一部を示している。 図5および図6に示したように、本発明の第5実施形態に係るシーグバーン型分子ポンプ1は、配設される固定円板50に、連通孔504(505)を有する。 より詳しくは、本発明の第5実施形態に係る固定円板50には、図6(a)に示したように、スパイラル状溝が形成された固定円板50の内周部(即ち、回転円筒10に対向する側)に、シーグバーン型分子ポンプ上流領域とシーグバーン型分子ポンプ下流領域とを繋ぐ連通孔504が、回転円筒10の外径面と固定円板50の内径面(即ち、スペーサ60で固定されない側)とで形成される隙間に開口する状態で配設され、気体分子は、上流から下流に折り返される際に、当該連通孔504を折り返し連通流路として通過する。 つまり、本発明の第5実施形態では、気体移送機構を通る気体分子は、スパイラル状溝(固定円板谷部51および固定円板山部52により形成されるスパイラル状の溝)が刻設された固定円板50と、当該固定円板50と間隙を介して対向配設される回転円板9との相互作用によりもたらされる圧縮作用を有する空間同士を繋ぎ、且つ、回転円筒10に開口状に設けられた連通孔504を、折り返す際の連通路として通過する。 
(ii-6-2)第5実施形態の変形例 また、上述した第5実施形態の構成は、先述した第1実施形態から第4実施形態で説明した各連通孔(500、501、502、503)の構成と組み合わせて第1実施形態から第4実施形態の各変形例とすることができる。 図6(b)は、一例として、第3実施形態と第5実施形態を組み合わせた変形例を説明するための図である。図6(b)に示したように、例えば、上述した本発明の第3実施形態に係る連通孔502(図3)を第5実施形態に係る連通孔504と組み合わせると、気体分子が上流から下流に折り返される場合の流路面積を大きくとることができる連通孔505を形成することができ、効率よく排気処理を行うことができる。 
上述した構成により、本発明の第5実施形態、および、当該第5実施形態と第1実施形態から第4実施形態のいずれかを組み合わせた場合の各変形例に係るシーグバーン型分子ポンプ1では、連通孔504(505)の空間領域と、回転円筒10の外径面と固定円板50の内径面とで形成される隙間領域の、両方の領域を1度に折り返し流路として利用できるので、シーグバーン型分子ポンプ1の半径方向の寸法を最大にすることができる。その結果、装置の大型化を防止し、且つ、排気効率の高いシーグバーン型分子ポンプ1を提供することができる。 
ここで、シーグバーン型分子ポンプ1内で移送される気体分子(ガス)は、常に、回転円板9の接線方向進行側に運動量が与えられる。すると、上流側では、常に、回転円板9の接線方向進行側(前衛側)の壁の圧力が高くなる。 上述したように、シーグバーン型分子ポンプ1では、回転円板9が気体分子に接線方向の運動量を与えるので、当該シーグバーン型分子ポンプ1に配設される1つの固定円板50の上流(吸気口4)側と下流(排気口6)側の圧力分布図によると、スパイラル状溝管路のうち、回転円板9の回転方向に位置する回転円板山部52(固定円板50)近傍の圧力が高くなる傾向にあり、排気口6側端で最も圧力が高くなる傾向にある。一方、回転円板9の回転方向と逆側の回転円板山部52(固定円板50)近傍の圧力は低くなる傾向にあり、吸気口4側端で最も圧力が低くなる。 そこで、本発明の第6実施形態では、固定円板50の上流面にて圧力が高い領域と、固定円板50の下流面にて圧力が低い領域とを連通する。つまり、圧力差があるところを繋ぐ連通孔506を、固定円板50に形成する構成にする。 
(ii-7)第6実施形態 図7は、本発明の第6実施形態に係る固定円板50の連通孔506を説明するための図である。なお、図1と同じ構成については、説明を省略する。 図7(a)は、本発明の第6実施形態に係るシーグバーン型分子ポンプ1の概略構成例を示している。図7(a)に示したように、本第6実施形態では、固定円板50の上下両面に形成されるスパイラル状溝の位相は、上面と下面とで一致しないようにずらして構成される。 図7(b)は図7(a)におけるA-A’方向を吸気口4側から見た固定円板50の断面図であって、同図には排気口6側から見た場合のスパイラル状溝が破線で示されている。 なお、図7(b)における固定円板50外の矢印は、図示していない回転円板9の回転方向を示し、また、固定円板50内の矢印は、スパイラル状溝の固定円板谷部51を通過する気体分子の流れの一部を示している。 図7(a)および(b)に示したように、本発明の第6実施形態に係るシーグバーン型分子ポンプ1は、配設される固定円板50に、連通孔506を有する。 より詳しくは、本発明の第6実施形態に係る固定円板50には、図7(a)および(b)に示したように、スパイラル状溝が形成された固定円板50は、内周部(即ち、回転円筒10に対向する側)の上流領域(シーグバーン型分子ポンプ上流領域)側では、スパイラル状溝の固定円板谷部51の全ての領域ではなく、固定円板谷部51における、回転円板9の回転進行方向側の一部の箇所に連通孔506が形成される。 一方、前述した上流領域側の連通孔506の開口部に対応する、当該固定円板50の下流領域(シーグバーン型分子ポンプ下流領域)側における当該連通孔506の開口先は、シーグバーン型分子ポンプ下流領域のスパイラル状溝の固定円板谷部51の全ての領域ではなく、回転円板9の回転進行方向側と反対側の一部の箇所に連通するように形成される。 つまり、本発明の第6実施形態では、気体移送機構を通る気体分子は、スパイラル状溝(固定円板谷部51および固定円板山部52により形成されるスパイラル状の溝)が刻設された固定円板50の上流面(シーグバーン型分子ポンプ上流領域)にて圧力が高い領域と、当該固定円板50の下流面(シーグバーン型分子ポンプ下流領域)にて圧力が低い領域とを連通する。即ち、圧力差がある領域同士を繋ぐ連通孔506を、折り返す際の連通路として通過する。 
上述した構成により、本発明の第6実施形態に係るシーグバーン型分子ポンプ1では、固定円板50の上流面(シーグバーン型分子ポンプ上流領域)に刻設されたスパイラル状溝における回転方向下流の固定円板山部52近傍の固定円板谷部51と、下流面(シーグバーン型分子ポンプ下流領域)に刻設されたスパイラル状溝における回転方向上流で回転方向反対側の固定円板山部52近傍の固定円板谷部51と、を連通する連通孔506を、気体分子の折り返し流路として利用するので、固定円板50の上流面と下流面とを接続(連通)する接続部の圧力差が最大となり、折り返す気体分子の流れが受ける抵抗が最小になる。 その結果、シーグバーン型分子ポンプ1に発生する圧力分布から最も効率よく気体分子を折り返して移送することができるので、排気効率の高いシーグバーン型分子ポンプ1を提供することができる。 
(ii-8-1)第7実施形態 図8および図9は、本発明の第7実施形態に係る固定円板50の連通孔507を説明するための図である。 図8(a)は、本発明の第7実施形態に係るシーグバーン型分子ポンプ1の概略構成例を示し、図1と同じ構成については、説明を省略する。 図8(a)に示したように、本発明の第7実施形態に係るシーグバーン型分子ポンプ1は、配設される固定円板50に、連通孔507を有する。 本発明の第7実施形態では、図8(a)に示したように、連通孔507を除く回転円筒10と固定円板50との隙間d2は、シーグバーン型分子ポンプ上流領域の排気溝の深さd1よりも小さくなるように構成される。 つまり、気体分子が折り返す際に通過する隙間(d2)は、回転円板9と固定円板50の吸気口4側の固定円板谷部51とで形成される幅(流路の幅)d1よりも狭くする。 なお、本第7実施形態では、固定円板50の吸気口4側の表面から固定円板谷部51の底面までの長さを、「排気溝の深さ」と称している。 
上述した構成により、本発明の第7実施形態に係るシーグバーン型分子ポンプ1では、連通孔507を介した気体分子の移送が、回転円筒10の外径面と固定円板50の内径面とで形成される隙間(d2)の移送よりも優位になるので、効率よく気体分子を折り返して移送することができる。よって、排気効率の高いシーグバーン型分子ポンプ1を提供することができる。 
(ii-8-2)第7実施形態の変形例 また、上述した第7実施形態の構成は、先述した第1実施形態から第6実施形態で説明した各連通孔(500、501、502、503、および504、505、506)の構成と組み合わせて第1実施形態から第6実施形態の各変形例とすることができる。 以下に、組み合せの例を2つ挙げて説明する。 (1)第3実施形態と第7実施形態…解決手段7-1(507) 図8(b)は、一例として、第3実施形態と第7実施形態を組み合せた変形例(連通孔507)を説明するための図である。 図8(b)は図8(a)におけるA-A’方向を吸気口4側から見た固定円板50の断面図であって、同図には排気口6側から見た場合のスパイラル状溝が破線で示されている。 なお、図8(b)における固定円板50外の矢印は、図示していない回転円板9の回転方向を示し、また、固定円板50内の矢印は、スパイラル状溝の固定円板谷部51を通過する気体分子の流れの一部を示している。 図8(b)に示したように、例えば、先述した本発明の第3実施形態に係る、スパイラル状溝の谷部(固定円板谷部51)同士を連通させる連通孔502(図3)を、上述した第7実施形態に係る連通孔(507)と組み合わせると、気体分子を排気作用のない空間に放出せずに排気の連続性を保つことができ、更に、流路の谷部同士で連通させているので、流路同士の接続寸法が最小となり、排気抵抗をより小さくした折り返しが可能になる連通孔507を形成することができる。そのため、シーグバーン型分子ポンプ1は効率よく排気処理を行うことができる。 (2)第5実施形態と第7実施形態…解決手段7-2(508) また、図9は、一例として、第5実施形態と第7実施形態を
組み合わせた変形例(連通孔508)を説明するための図である。 図9(b)は図9(a)におけるA-A’方向を吸気口4側から見た固定円板50の断面図であって、同図には排気口6側から見た場合のスパイラル状溝が破線で示されている。 なお、図9(b)における固定円板50外の矢印は、図示していない回転円板9の回転方向を示し、また、固定円板50内の矢印は、スパイラル状溝の固定円板谷部51を通過する気体分子の流れの一部を示している。 図9に示したように、例えば、先述した本発明の第5実施形態に係る、回転円筒10の外径面と固定円板50の内径面とで形成される隙間に開口する状態で配設される連通孔504(図6(a))を、上述した第7実施形態に係る連通孔(507)と組み合わせると、図9(b)に示した連通孔508が形成される。 この構成により、本変形例では、連通孔の空間領域と、回転円筒10の外径面と固定円板50の内径面とで形成される隙間領域の、両方の領域を1度に折り返し流路として利用できるので、シーグバーン型分子ポンプ1の半径方向の寸法を、装置を大型化させることなく最大にすることができることに加え、更に、気体分子が上流から下流に折り返される場合の流路面積を大きくとることができる連通孔508を形成することができ、効率よく排気処理を行うことができる。 
(ii-9)第8実施形態 本発明の第8実施形態は、先述した第1実施形態から第7実施形態で説明した各連通孔(500~508)の構成と組み合わせることで、本発明の第1実施形態から第7実施形態の各変形例となる。 本発明の第8実施形態に係る連通孔は、第1実施形態から第7実施形態で説明したいずれかの構成において、当該連通孔を除く回転円筒10と固定円板50との隙間(図8や図9のd2)は、その断面積が、上流側(シーグバーン型分子ポンプ上流領域)の排気溝流路の断面積よりも小さくなるように形成される。 ここで、本第8実施形態における「排気溝流路の断面積」とは、固定円板50のある半径での円周断面積を示す。 この構成により、気体分子が固定円板50を挟んで上流から下流へ折り返す際、その通過する量は、回転円板9と固定円板50とで形成される隙間を通過する量より、連通孔を通過する量の方を多くすることができるため、折り返し流路として連通孔が主体となる。 
上述した構成により、本発明の第8実施形態に係るシーグバーン型分子ポンプ1では、連通孔を介した気体分子の移送が、回転円筒10の外径面と固定円板50の内径面とで形成される隙間(図8や図9のd2)の移送よりも優位になる。そのため、効率よく気体分子を折り返して移送することができ、高い排気効率を実現することができる。 
(ii-10)第9実施形態 図10は、本発明に係る連通孔509を説明するための図であり、吸気口4側から見た場合の固定円板50の断面図である。 第9実施形態に係る固定円板50は、図10でa1およびa2で示す円周溝の接線角度は、固定円板外側の接線角度a1よりも固定円板内側の接線角度a2の方が大きくなるように構成される。(a1<a2) つまり、本第9実施形態に係る固定円板50は、連通孔509を配設する側である内側(即ち、回転円筒10と対向する側)の円周溝の接線角度が大きくなるよう構成されるので、溝の数が同数だった場合に、内側の方が幅が広くなる構成となる。 
上述した構成により、本発明の第9実施形態に係るシーグバーン型分子ポンプ1では、固定円板50に形成される連通孔509の大きさを可能な限り拡大することができるので、排気コンダクタンスを大きくとることができる。その結果、より排気効率の優れたシーグバーン型分子ポンプ1を提供することができる。 
また、上述した第9実施形態の構成は、固定円板50だけではなく、スパイラル状溝が形成された固定円板を用いる場合であってもよく、更に、先述した第1実施形態から第8実施形態で説明した各連通孔(500~508)の構成と組み合わせて第1実施形態から第8実施形態の各変形例としてもよい。 
(ii-11)第10実施形態 図11は、本発明に係る連通孔510を説明するための図であり、吸気口4側から見た場合の固定円板50の断面図である。 第10実施形態に係る固定円板50は、図11でt1およびt2で示す円周溝の山幅(即ち、固定円板山部52の山頂の幅)は、固定円板外側の山幅t1よりも固定円板内側の山幅t2の方が小さく(細く)なるように構成される。(t1>t2) つまり、本第10実施形態に係る固定円板50は、連通孔510を配設する側である内側(即ち、回転円筒10と対向する側)の円周溝の固定円板山部52の山幅が小さくなるよう構成されるので、溝の数が同数だった場合に、内側の方の固定円板谷部51のスペースを広く確保できる構成となる。 
上述した構成により、本発明の第10実施形態に係るシーグバーン型分子ポンプ1では、固定円板50に形成される連通孔510の大きさを可能な限り拡大することができるので、排気コンダクタンスを大きくとることができる。その結果、より排気効率の優れたシーグバーン型分子ポンプ1を提供することができる。 
また、上述した第10実施形態の構成は、固定円板50だけではなく、スパイラル状溝が形成された固定円板を用いる場合であってもよく、更に、先述した第1実施形態から第9実施形態で説明した各連通孔(500~509)の構成と組み合わせて第1実施形態から第9実施形態の各変形例としてもよい。 
なお、それぞれの実施形態および変形例は、各々組み合わせても良い。 また、それぞれの実施形態および変形例での連通孔は、軸方向だけに限定されず、軸方向に対し斜めにしても良い。例えば、連通口を回転方向斜めにあけることで、排気される気体の流れがスムーズになり、より排気性能を向上させることが可能となる。 また、上述した本発明の各実施形態は、シーグバーン型分子ポンプに限られることはない。シーグバーン型分子ポンプ部とターボ分子ポンプ部を備える複合型ターボ分子ポンプや、シーグバーン型分子ポンプ部とねじ溝式ポンプ部を備えた複合型ターボ分子ポンプ、或いは、シーグバーン型分子ポンプ部とターボ分子ポンプ部とねじ溝式ポンプ部とを備えた複合型ターボ分子ポンプ(真空ポンプ)にも適用することもできる。 ターボ分子ポンプ部を備える複合型真空ポンプの場合は、図示しないが、回転軸およびこの回転軸に固定されている回転体からなる回転部が更に備えられ、回転体には、放射状に設けられたロータ翼(動翼)が多段に配設されている。また、ロータ翼に対して互い違いにステータ翼(静翼)が多段に配設されている固定部を備えている。 ねじ溝式ポンプ部を備える複合型真空ポンプの場合は、図示しないが、回転円筒(回転する部品)との対向面にらせん溝が形成され、所定のクリアランスを隔てて回転円筒の外周面に対面するねじ溝スペーサ(固定された部品)が更に備えられ、回転円筒が高速回転すると、ガスが回転円筒の回転に伴ってねじ溝(らせん溝)にガイドされながら排気口側へ送出される気体移送機構を備えている。なお、ガスが吸気口側へ逆流する力を低減させるために、このクリアランスは小さければ小さいほど良い。 ターボ分子ポンプ部とねじ溝式ポンプ部とを備えた複合型ターボ分子ポンプの場合は、図示しないが、上述したターボ分子ポンプ部と上述したねじ溝式ポンプ部とが更に備えられ、ターボ分子ポンプ部(第2気体移送機構)で圧縮された後、ねじ溝式ポンプ部(第3気体移送機構)で更に圧縮される気体移送機構を備える構成となる。 
この構成により、本発明の各実施形態および各変形例に係るシーグバーン型分子ポンプ1は、設けられる連通孔により、以下の効果を奏することができる。 (1)回転円筒側の折り返し領域での損失を最小限にすることができるので、効率のよいシーグバーン型分子ポンプを構築することができる。 (2)従来は排気作用のない流路(領域)であった回転円筒側の折り返し領域の空間を、排気作用のある固定円板を延長して排気スペースとして利用できるので、スペース効率が高く、回転体およびポンプの小型化、回転体を支持する軸受の小型化、および、効率が向上することによる省エネルギー化、を実現することができる。 (3)排気作用のある管路(流路・領域)同士を接続(連通)するので、排気作用が途切れることを防止し、排気効率を改善させることができる。

Claims (13)

  1. 吸気口側から排気口側へ気体を移送する第1気体移送機構に用いられ、回転円板との相互作用によりスパイラル状溝排気部を形成する固定円板であって、 前記固定円板と前記回転円板の対向面の少なくとも一部に谷部と山部を有するスパイラル状溝が形成されており、 前記固定円板の内周側の部分に、前記吸気口側と前記排気口側とを貫通する連通孔を有することを特徴とする固定円板。
  2. 前記連通孔は、前記谷部のうち、前記固定円板の前記吸気口側の面に形成される前記谷部と、前記排気口側の面に形成される前記谷部とを連通する連通孔であることを特徴とする請求項1に記載の固定円板。
  3. 前記連通孔の開口部は、前記谷部のうち、前記固定円板の前記吸気口側の面または前記排気口側の面のいずれか一方の前記谷部に形成されることを特徴とする請求項1または請求項2に記載の固定円板。
  4. 前記連通孔の開口部は、前記谷部のうち、前記固定円板の前記吸気口側の面における前記排気口側端の複数の前記谷部に跨って形成される、もしくは、前記固定円板の前記排気口側の面における前記吸気口側端の複数の前記谷部に跨って形成されることを特徴とする請求項1または請求項2に記載の固定円板。
  5. 前記連通孔は、前記第1気体移送機構に用いられる回転体円筒部と前記固定円板の内周部とで形成される隙間に開口するように形成された連通孔であることを特徴とする請求項1から請求項4のいずれか1項に記載の固定円板。
  6. 前記連通孔は、前記固定円板の前記吸気口側の面における前記排気口側端の前記谷部において前記回転円板の回転方向側の領域と、前記固定円板の前記排気口側の面における前記吸気口側端の前記谷部において前記回転円板の回転方向側と反対側の領域と、を貫通する連通孔であることを特徴とする請求項1から請求項5のいずれか1項に記載の固定円板。
  7. 前記スパイラル状溝は、接線角度が外径側に比べ内径側の方が大きいことを特徴とする請求項1から請求項6のいずれか1項に記載の固定円板。
  8. 前記スパイラル状溝は、前記山部の幅が外径側に比べ内径側の方が小さいことを特徴とする請求項1から請求項7のいずれか1項に記載の固定円板。
  9. 吸気口と排気口が形成された外装体と、 前記外装体に内包され、回転自在に支持された回転軸と、 請求項1から請求項8のいずれか1項に記載の固定円板と、 前記回転軸に配設される多段の前記回転円板と、 前記回転円板と前記固定円板との相互作用により前記吸気口側から吸気した気体を前記排気口側へ移送するシーグバーン型分子ポンプ部である前記第1気体移送機構と、を備えることを特徴とする真空ポンプ。
  10. 前記真空ポンプは、更に、前記回転軸に配設される回転体円筒部を有し、 前記連通孔を除く、前記回転体円筒部と前記固定円板とで形成される隙間の幅は、前記吸気口側における前記固定円板と前記回転円板とで形成される排気溝流路の深さよりも小さいことを特徴とする請求項9に記載の真空ポンプ。
  11. 前記真空ポンプは、更に、前記回転軸に配設される回転体円筒部を有し、 前記連通孔を除く、前記回転体円筒部と前記固定円板とで形成される隙間の断面積は、前記吸気口側における前記固定円板と前記回転円板とで形成される排気溝流路の断面積よりも小さいことを特徴とする請求項9に記載の真空ポンプ。
  12. 前記真空ポンプは、更に、 回転翼と、 固定翼と、 前記回転翼と前記固定翼との相互作用により前記吸気口側から吸気した気体を前記排気口側へ移送するターボ分子ポンプ部である第2気体移送機構と、を備える複合型ターボ分子ポンプであることを特徴とする請求項9から請求項11のいずれか1項に記載の真空ポンプ。
  13. 前記真空ポンプは、 回転する部品と固定された部品の対向面の少なくとも一部にねじ溝を有し、前記吸気口側から吸気した気体を前記排気口側へ移送するねじ溝式ポンプ部である第3気体移送機構と、を備える複合型ターボ分子ポンプであることを特徴とする請求項9から請求項12のいずれか1項に記載の真空ポンプ。
