Description

超音波センサー及びその製造方法
 本発明は、超音波センサー及びその製造方法に関する。
 従来、開口部を有する半導体基板と、開口部を閉塞して半導体基板の表面に形成された絶縁膜層上に2層の電極と、2層の電極の間で挟んだPZTセラミックス薄膜層とを、アレイ状に配置した超音波センサーが知られている(例えば特許文献1参照)。

 このような超音波センサーにおいて、送信感度や受信感度を制御しようとすると、圧電体層を形成する圧電材料を変更しなければならない。すなわち、受信専用の素子と送信専用の素子とを用意しようとすると、圧電材料の異なる素子を並べなければならず、非常に困難である。また、圧電材料を統一した場合、開口部の大きさ等を変更して送受信感度を調整することができるが、開口部の大きさを変更すると、共振周波数が変化してしまい、実質的に使用困難なものになるという問題があった。
 本発明は上記状況に鑑みてなされたもので、共振周波数の仕様を変更することなく、送受信感度の異なる素子を共存させた超音波センサー及びその製造方法を提供することを目的とする。
 上記課題を解決する本発明の態様は、少なくとも一つの開口部を有する基板と、前記開口部を塞ぐように前記基板に設けられた振動板と、前記振動板の前記開口部とは反対側に、Y方向に並ぶように設けられ、前記Y方向と直交するX方向にのびる、複数の第1電極と、
 前記振動板の前記開口部とは反対側に、前記X方向に並ぶように設けられ、前記Y方向にのびる、複数の第2電極と、少なくとも前記第1電極と前記第2電極とが交差する部分において、前記第1電極と前記第2電極の間に設けられる複数の圧電体層と、を具備する超音波センサーであって、前記X方向及び前記Y方向と直交するZ方向において、前記第1電極と前記圧電体層と前記第2電極とが重なっている部分を能動部とし、前記振動板が前記能動部の駆動により振動できる領域を可動部とし、平面視において、1つの前記可動部と、前記1つの可動部内に設けられる前記能動部とからなる単位を、1つの超音波素子としたとき、平面視において、前記可動部の面積に対する前記能動部の面積が異なる2種以上の超音波素子を具備することを特徴とすることを特徴とする超音波センサーにある。
 かかる態様では、可動部に対する能動部の割合を変化させることにより、共振周波数の仕様を変更することなく、受信専用、送信専用に最適化した超音波素子とすることができ、送受信を効率的に行うことができ、信頼性を向上させることができる。
 ここで、平面視において、前記可動部の面積が同一で、前記能動部の面積が異なる2種以上の超音波素子を具備することが好ましい。これによれば送信専用素子と受信専用素子とで能動部の大きさを同じとし、可動部の大きさを変更した場合に比べて、共振周波数の変化を非常に小さく抑えることができる。すなわち、能動部の面積が互いに異なる素子間で、共振周波数の差を小さく抑えることができる。よって、共振周波数の仕様が同一で、受信専用、送信専用に最適化した超音波素子を有する超音波センサーを、容易に実現できる。
 また、平面視において、前記超音波素子に対応する開口部の面積が実質的に同一であり、1つの開口部に対応する前記圧電体層の面積が同一であり、1つの開口部に対応する前記第1電極及び第2電極の何れか一方の面積が異なることが好ましい。これによれば、製造プロセスを大きく改変することなく、受信専用、送信専用に最適化した超音波素子とすることができる。
 また、前記複数の第2電極の幅が互いに異なることが好ましい。これによれば、超音波素子の基本的な製造プロセスの改変は必要なく、第2電極を形成するプロセスにおいて、送信専用素子のエリアと受信専用素子のエリアとで、第2電極のパターニングを行う際に、第2電極の幅を変更するだけで、受信専用、送信専用に最適化した超音波素子とすることができる。よって、受信専用、送信専用に最適化した超音波素子を有する超音波センサーを、非常に容易に得ることが可能である。
 また、前記第2電極の幅が、前記X方向内で異なることが好ましい。これによれば、さらに容易に、受信専用、送信専用素子を最適配置した超音波素子とすることができる。
 また、前記複数の圧電体層は、実質的に同一の圧電材料からなることが好ましい。これによれば、圧電材料を変更することなく、受信専用、送信専用に最適化した超音波素子とすることができる。ここで、実質的の同一の材料とは、不可避的または自然的に混入する不純物等は含まない。このような不純物成分は、3%以下が好ましく、1%以下がより好ましい。
 本発明の他の態様は、基板上に振動板を形成し、前記振動板上に、Y方向に並ぶように、前記Y方向と直交するX方向にのびる複数の第1電極を形成し、第1電極上に圧電体層を形成し、前記第1電極及び前記圧電体層が形成された前記振動板上に、第2電極層を形成し、前記圧電体層及び前記第2電極層をパターニングして、X方向に並ぶように、前記Y方向にのびる複数の前記圧電体層及び第2電極を形成し、前記基板の前記振動板とは反対側の面に、少なくとも一つの開口部を形成する、超音波センサーの製造方法であって、前記X方向及び前記Y方向と直交するZ方向において、前記第1電極と前記圧電体層と前記第2電極とが重なっている部分を能動部とし、前記振動板が前記能動部の駆動により振動できる領域を可動部とし、平面視において、1つの前記可動部と、前記1つの可動部内に設けられる前記能動部とからなる単位を、1つの超音波素子としたとき、前記圧電体層及び前記第2電極層をパターニングした後、前記第2電極層のみをさらにパターニングすることで、平面視において、前記可動部の面積に対する前記能動部の面積が異なる2種以上の超音波素子を形成する、ことを特徴とする超音波センサーの製造方法にある。
 かかる態様によれば、製造薄膜プロセスにおいて第2の電極を形成する際、第2電極をパターニングする際、送信専用の超音波素子のエリアと受信専用の超音波素子のエリアとで第2電極の面積(例えば第2電極の幅)を変更するだけで、送信専用、受信専用に最適化した超音波素子を製造でき、送受信のそれぞれの性能を向上させることができる。

 以下、図面を参照して本発明の実施形態を説明する。以下の説明は、本発明の一態様を示すものであって、本発明の範囲内で任意に変更可能である。各図において、同じ符号を付したものは、同一の部材を示しており、適宜説明が省略されている。
(実施形態1)
 (超音波デバイス)
 図1は、本発明の実施形態1に係る超音波センサーを搭載した超音波デバイスの構成例を示す断面図である。図示するように、超音波プローブIは、CAV面型の超音波センサー1と、超音波センサー1に接続されたフレキシブルプリント基板(FPC基板2)と、装置端末(図示せず)から引き出されたケーブル3と、FPC基板2及びケーブル3を中継ぎする中継基板4と、超音波センサー1、FPC基板2及び中継基板4を保護する筐体5と、筐体5及び超音波センサー1の間に充填された耐水性樹脂6とを具備して構成されている。
 超音波センサー1からは、超音波が送信される。また、測定対象物から反射された超音波が、超音波センサー1によって受信される。これらの超音波の波形信号に基づき、超音波プローブIの装置端末において、測定対象物に関する情報(位置や形状等)が検出される。
 超音波センサー1によれば、後述のように、高い信頼性を確保できる。従って、超音波センサー1を搭載することで、各種特性に優れた超音波デバイスとなる。本発明は、超音波の送信に最適化された送信専用型と、超音波の受信に最適化された受信専用型と、超音波の送信及び受信に最適化された送受信一体型と、等の何れの超音波センサー1にも適用できる。超音波センサー1を搭載可能な超音波デバイスは超音波プローブIに限定されない。
 (超音波センサー)

 超音波センサー1は、超音波素子10と、音響整合層30と、レンズ部材31と、包囲板40と、を含んで構成されている。超音波素子10は、基板11と、振動板50と、圧電素子17と、を含んで構成されている。図2において、包囲板40と支持部材41とが別体に示されているが、実際には両者は一体的に構成されている。
 互いに直交する2つの軸をX軸及びY軸とし、X軸及びY軸によって形成される平面をXY平面としたとき、基板11は、XY平面に沿っている。以降、X軸を第1の方向Xと称し、Y軸を第2の方向Yと称し、第1の方向X及び第2の方向Yの何れにも直交するZ軸を第3の方向Zと称する。
 基板11には、複数の隔壁19が形成されている。複数の隔壁19により、第1の方向X及び第2の方向Yに沿って、複数の空間20が区画されている。空間20は、第3の方向Zに基板11を貫通するように形成されている。空間20は、二次元状、すなわち、第1の方向Xに複数且つ第2の方向Yに複数形成されている。空間20の配列や形状は、種々に変形が可能である。例えば、空間20は、一次元状、すなわち、第1の方向X及び第2の方向Yの何れか一方の方向に沿って複数形成されてもよい。また、空間20は、第3の方向Zから見たときに長方形状(第1の方向Xと第2の方向Yとの長さの比が1:1以外)であってもよい。
 振動板50は、空間20により形成された開口部18を塞ぐように基板11上に設けられている。以降、振動板50の基板11側の面を第1面50aと称し、第1面50aに対向する面を第2面50bと称する。振動板50は、基板11上に形成された弾性膜12と、弾性膜12上に形成された絶縁体膜13と、によって構成されている。この場合、弾性膜12によって第1面50aが構成され、絶縁体膜13によって第2面50bが構成される。
 以下、超音波素子を詳細に説明する。
 図示するように、本実施形態の超音波素子10は、例えば、シリコン基板からなる基板11の一面に設けられた二酸化シリコン膜からなる弾性膜12と、酸化ジルコニウムからなる絶縁体膜13上に形成され、第1電極14と、圧電体層15と、第2電極16とからなる圧電素子17から構成される。基板11の圧電素子17に対応する領域には開口部18が形成され、開口部18を形成する空間20は隔壁19により区切られている。
 基板11は例えばシリコン単結晶基板を用いることができるが、これに限定されるものではない。本実施形態では、二酸化シリコンからなる弾性膜12と、酸化ジルコニウム等からなる絶縁体膜13とで振動板を構成するが、これに限定されるものではなく、何れか一方でもよく、又は他の膜としてもよい。
 絶縁体膜13上には、必要に応じて密着層を介して第1電極14と、厚さが3μm以下、好ましくは0.3~1.5μmの薄膜である圧電体層15と、第2電極16と、からなる圧電素子17が形成されている。ここで、圧電素子17は、第1電極14、圧電体層15及び第2電極16を含む部分をいい、第1電極14と第2電極16とで挟まれた領域を能動部という。
 一般的には、圧電素子17を駆動する場合、何れか一方の電極を共通電極とし、他方の電極を個別電極とするが、超音波素子10では、複数の超音波素子10毎に駆動し、スキャンすることが行われるので、何れか一方が共通電極で他方が個別電極という区別は現実的ではない。何れにしても、超音波素子10を一次元的又は二次元的に並列させた態様とする場合には、第1電極14を一方向に亘るように設け、第2電極16を一方向に直交する方向に亘るように設け、適宜選択した第1電極14と第2電極16との間に電圧を印加することにより、所定の圧電素子17のみを駆動することができる。また、所定の圧電素子17を選択する際に、一列又は複数列を一つのグループとして選択して駆動することが一般的に行われる。本実施形態では、第1電極14は4列が束ねられて共通化されている。これを仮に1チャンネルと呼び、このチャンネルは第1の方向Xに亘って複数設けられている。また、第2電極16は、第1の方向Xに沿って一列に連続して設けられ、第2の方向Yに沿って複数列設けられている。
 このような構成においては、第2電極16の全ての列を共通化して、1チャンネル内の全ての圧電素子17を同時に駆動し、順次各チャンネルを駆動すると、第1の方向Xに沿った1次元のデータが取得できる。
 また、第2電極16を1列毎、又は複数列毎に共通化し、1チャンネル内の圧電素子17を第2電極16で共通化してグループ毎に順次駆動し、順次各チャンネルを駆動すると、XY方向の2次元データが取得できる。
 また、ここでは圧電素子17と、当該圧電素子17の駆動により変位が生じる振動板50である弾性膜12及び絶縁体膜13と、を合わせてアクチュエーター装置と称する。上述した例では、弾性膜12及び絶縁体膜13と、必要に応じて設けられる密着層と、第1電極14と、が振動板50として作用するが、これに限定されるものではない。例えば、振動板50を設けず、圧電素子17自体が実質的に振動板50としての機能を兼ねるようにしてもよい。
 ここで、圧電素子17は、第1電極14、圧電体層15及び第2電極16が平面視で重なる部分をいい、圧電体層15が第1電極14と第2電極16とで挟まれた領域を能動部と称する。また、弾性膜12及び絶縁体膜13の他、第1電極14及び第2電極16も開口部18を塞ぐ振動板50として機能し、振動板50の開口部18に対応する領域は、振動板50が圧電素子17の駆動により振動できる領域であり、これを可動部と称する。能動部と可動部とは、1対1で対応している。本実施形態では、能動部と開口部18とが1対1で対応しているが、平面視において、1つの開口部18内に複数の能動部が含まれていても良い。この場合、隣り合う能動部間に、振動板50の振動を抑制する柱状の仕切りを設けること等によって、開口部18内において振動板50が振動できる領域を制限すれば、実質的に能動部と可動部とを1対1で対応させることが可能である。
 第1電極14や第2電極16は導電性を有するものであれば制限されず、例えば白金(Pt)、イリジウム(Ir)、金(Au)、アルミニウム(Al)、銅(Cu)、チタン(Ti)、ステンレス鋼等の金属材料、酸化インジウムスズ(ITO)、フッ素ドープ酸化スズ(FTO)等の酸化スズ系導電材料、酸化亜鉛系導電材料、ルテニウム酸ストロンチウム(SrRuO3)、ニッケル酸ランタン(LaNiO3)、元素ドープチタン酸ストロンチウム等の酸化物導電材料や、導電性ポリマー等を用いることができる。ただし、前記の材料に制限されない。
 圧電体層15は、代表的にはチタン酸ジルコン酸鉛(PZT)系のペロブスカイト構造の複合酸化物を用いることができる。これによれば、圧電素子17の変位量を確保しやすくなる。
 また、圧電体層15は、鉛を含まないもの、例えば少なくともビスマス(Bi)、バリウム(Ba)、鉄(Fe)及びチタン(Ti)を含むペロブスカイト構造の複合酸化物を用いることもできる。これによれば、環境への負荷が少ない非鉛系材料を用いて超音波素子10を実現できる。
 このようなペロブスカイト型構造、すなわち、ABO3型構造のAサイトは、酸素が12配位しており、また、Bサイトは酸素が6配位して8面体(オクタヘドロン)をつくっている。鉛を含まない上記の圧電体層15の例では、AサイトにBi、Ba及びLiが、BサイトにFe、Tiが位置している。
 Bi、Ba、Fe及びTiを含むペロブスカイト構造を有する複合酸化物では、その組成式は(Bi、Ba)(Fe、Ti)O3として表されるが、代表的な組成としては、鉄酸ビスマスとチタン酸バリウムとの混晶として表されるものである。かかる混晶は、X線回折パターンで、鉄酸ビスマスやチタン酸バリウムが単独では検出できないものをいう。混晶の組成から外れる組成も含むものである。
 ここでのペロブスカイト構造の複合酸化物には、欠損・過剰により化学量論の組成からずれたものや、元素の一部が他の元素に置換されたものも含まれる。すなわち、ペロブスカイト構造を取り得る限りにおいて、格子不整合、酸素欠損等による不可避な組成のずれは勿論、元素の一部置換等も許容される。
 そして、ペロブスカイト構造の複合酸化物の構成は前記の例に制限されず、他の元素を含んで構成してもよい。例えば圧電体層15は、マンガン(Mn)をさらに含むことが好ましい。これによれば、リーク電流を抑制しやすくなり、例えば非鉛系の材料として信頼性の高い超音波素子10を実現できる。
 圧電体層15のAサイトのBiをリチウム(Li)、サマリウム(Sm)、セリウム(Ce)等で置換するようにしてもよく、BサイトのFeをアルミニウム(Al)、コバルト(Co)等で置換するようにしてもよい。これによれば、各種特性を向上させて構成や機能の多様化を図りやすくなる。これら他の元素を含む複合酸化物である場合も、ペロブスカイト構造を有するように構成されることが好ましい。
 図6に示すように、本実施形態の超音波センサー1は、超音波素子10を第1の方向X及びこれに直交する第2の方向Yに、二次元的に並設しており、第1の方向Xをスキャン方向、第2の方向Yをスライス方向とする。このような超音波センサー1では、スキャン方向にスキャンしながら、スライス方向に延びる列毎に駆動、すなわち、超音波の送信及び受信を行うことにより、スライス方向のセンシング情報を、スキャン方向に連続して取得することができる。
 ここで、本実施形態では、第1の方向Xに延びる列毎に受信専用、送信専用に機能を分離している。すなわち、図7に示すように、中央の列では、圧電体層15と第2電極16Aの幅が同一であるが、その両側の列では、第2電極16Bの幅が圧電体層15の幅より小さくなっている。開口部18の幅、圧電体層15の幅は何れも同一であり、第2電極16Bが第2電極16Aより幅狭に形成されている。
 このような超音波センサー1では、圧電素子17を駆動した際の可動部は、開口部18の面積に対応し、圧電体層15が第1電極14と第2電極16とで挟まれた領域である能動部の面積は、中央の圧電素子17Aと両側の圧電素子17Bとで異なり、両側の方が能動部の面積が小さい。
 このように、第2電極16の幅のみを変更して能動部の面積を変化させれば、共振周波数の変化(差)を非常に小さく抑えつつ、受信特性と送信特性を変化させることができる。送信特性(送信感度)は、能動部の駆動に基づく可動部の変位による排除体積vに比例し、排除体積vは能動部の面積Sに比例する。すなわち、能動部の面積Sが大きい方が、送信特性は良い。また、受信特性(受信感度)は、本実施形態では、受信により発生する電圧で評価する。発生電圧Vは、V=Q/C(Qは発生電荷、Cは静電容量)で表され、圧電素子の静電容量に反比例する。静電容量Cは、C=ε0×εr×(S/t)(ε0は真空の誘電率、εrは圧電素子の比誘電率、Sは能動部の面積、tは圧電素子(能動部)の膜厚)で表され、能動部の面積Sが小さいほどが静電容量Cが小さくなる。すなわち、第2電極16の幅を小さくすると、受信特性は向上するが、送信特性は低下する。逆に、第2電極16の幅を大きくすると、送信特性は向上するが、受信特性は低下する。よって、中央の圧電素子17Aを送信専用とし、両側の圧電素子17Bを受信専用として機能させるようにした。これにより、送信特性、受信特性の両者の向上を図ることができる。また、受信専用の素子と送信専用の素子とで、能動部の面積は異なるが、可動部の面積は同じであるため、両者の共振周波数の差は非常に小さい。よって、受信専用の素子と送信専用の素子とで共振周波数の仕様を変更することなく、送受信を効率的に行うことができる。
 次に、実施形態1の超音波センサーの製造方法の一例について、図8~図13を参照して説明する。これらの図は、各プロセスを示し、それぞれ平面図と、そのb-b´線断面図及びc-c´線断面図とからなる。
 まず、図8に示すように、基板11を熱酸化等で酸化シリコンからなる弾性膜12を形成後、この上に、ジルコニウムを成膜して例えば500~1200℃の拡散炉で熱酸化し、酸化ジルコニウムからなる絶縁体膜13を形成する。そして、絶縁体膜13上に、第1電極14をスパッタリング法や蒸着法等により形成し、第1電極14が所定の形状となるようにパターニングする。
 次いで、図9に示すように、第1電極14上に圧電体層15を積層する。圧電体層15は、例えば金属錯体を溶媒に溶解・分散した溶液を塗布乾燥し、さらに高温で焼成することで金属酸化物からなる圧電材料を得る、CSD(Chemical Solution Deposition)法を用いて形成できる。尚、CSD法に限定されず、例えば、ゾル-ゲル法や、レーザーアブレーション法、スパッタリング法、パルス・レーザー・デポジション法(PLD法)、CVD法、エアロゾル・デポジション法等を用いてもよい。
 次に、図10に示すように、圧電体層15上に、第1の第2電極16aをスパッタリング法や熱酸化等により形成し、図11に示すように、第1の第2電極16aと圧電体層15を、圧電素子毎にパターニングする。
 次に、図12に示すように、第2の第2電極16bを、第1の第2電極16aと同様に設け、図13に示すように、第1の第2電極16a及び第2の第2電極16bをパターニングし、第2の方向Yで列毎に分割し、第1の方向Xに列毎に連続するようにする。また、図中中央の列では、第2電極16Aは幅広で、圧電体層15とほぼ同じ幅とし、その両側の列では、幅が狭い第2電極16Bとした。これにより、幅広の第2電極16Aを有する送信専用の圧電素子17Aと、幅狭の第2電極16Bを有する受信専用の圧電素子17Bとを形成する。
 この後は、必要に応じて保護膜を形成し、パターニングし、続いて、開口部を形成して超音波センサー1とする。
 このように、超音波センサー1の製造薄膜プロセスの最後の第2の第2電極16bのパターニングを変更するだけで、送信専用の圧電素子17Aと受信専用の圧電素子17Bとを製造でき、送受信のそれぞれの性能を向上させることができる。
 (実施形態2)
 実施形態2の超音波センサー1Aについては、製造方法の一例を示しながら説明する。図14~図19は、各プロセスを示し、それぞれ平面図と、そのb-b´線断面図及びc-c´線断面図とからなる。なお、上述した実施形態1は第2電極16を共通電極としたが、本実施形態では、第1電極14を共通電極としたものである。
 まず、図14に示すように、基板11を熱酸化等で酸化シリコンからなる弾性膜12を形成後、この上に、ジルコニウムを成膜して例えば500~1200℃の拡散炉で熱酸化し、酸化ジルコニウムからなる絶縁体膜13を形成する。そして、絶縁体膜13上に、第1電極14をスパッタリング法や蒸着法等により形成し、第1電極14が所定の形状となるようにパターニングする。
 次いで、図15に示すように、第1電極14上に圧電体層15を積層する。圧電体層15は、例えば金属錯体を溶媒に溶解・分散した溶液を塗布乾燥し、さらに高温で焼成することで金属酸化物からなる圧電材料を得る、CSD(Chemical Solution Deposition)法を用いて形成できる。尚、CSD法に限定されず、例えば、ゾル-ゲル法や、レーザーアブレーション法、スパッタリング法、パルス・レーザー・デポジション法(PLD法)、CVD法、エアロゾル・デポジション法等を用いてもよい。
 次に、図16に示すように、圧電体層15上に、第1の第2電極16aをスパッタリング法や熱酸化等により形成し、図17に示すように、第1の第2電極16aと圧電体層15を、圧電素子毎にパターニングする。
 次に、図18に示すように、第2の第2電極16bを、第1の第2電極16aと同様に設け、図19に示すように、第1の第2電極16a及び第2の第2電極16bをパターニングし、第2の方向Yで列毎に分割し、第1の方向Xに列毎に連続するようにする。また、図中中央の列では、第2電極16Aは幅広で、圧電体層15とほぼ同じ幅とし、その両側の列では、幅が狭い第2電極16Bとした。これにより、幅広の第2電極16Aを有する送信専用の圧電素子17Aと、幅狭の第2電極16Bを有する受信専用の圧電素子17Bとを形成する。
 この後は、必要に応じて保護膜を形成し、パターニングし、続いて、開口部18を形成して超音波センサー1Aとする。
 このような場合でも、超音波センサーの製造薄膜プロセスの最後の第2の第2電極16bのパターニングを変更するだけで、送信専用の圧電素子17Aと受信専用の圧電素子17Bとを製造でき、送受信のそれぞれの性能を向上させることができる。
 (実施形態3)
 図20は、実施形態3の超音波センサー1Bを示す。本実施形態では、第2の第2電極16bをパターニングする際に、第2電極16が必要ない部分を除去する代わりに、溝21により、第2電極16と、第2電極16とは電気的に不連続となる不連続電極22とに分離したものである。そして、溝21の形成位置を変化させて、上下方向中央の列では、幅広の第2電極16Aとし、上下方向両側を幅狭の第2電極16Bとし、中央の列を送信専用の圧電素子17A、上下両側を受信専用の圧電素子17Bとした。
 このようなプロセスでも、超音波センサーの製造薄膜プロセスの最後の第2の第2電極16bのパターニングを変更するだけで、送信専用の圧電素子17Aと受信専用の圧電素子17Bとを製造でき、送受信のそれぞれの性能を向上させることができる。
 (実施形態4)
 図21は、実施形態4の超音波センサー1Cを示す。本実施形態では、第2電極16の幅を変える代わりに、第1電極14の幅を変更して送信専用、受信専用とするものである。本実施形態では共通電極である第1電極14のパターニングの際に、上下方向中央の列を幅広の第1電極14Aとし、上下方向両側を幅狭の第1電極14Bとしてパターニングし、その後は上述した実施形態と同様なプロセスを実行するものである。そして、上下方向中央の列では、幅広の第1電極14Aを具備する送信専用の圧電素子17Aとし、上下方向両側を幅狭の第1電極14Bを具備する受信専用の圧電素子17Bとした。
 このようなプロセスでも、超音波センサーの製造薄膜プロセスの最初の第1電極14のパターニングを変更するだけで、送信専用の圧電素子17Aと受信専用の圧電素子17Bとを製造でき、送受信のそれぞれの性能を向上させることができる。
 (他の実施形態)
 以上説明した各本実施形態では説明は省略したが、例えば、振動板の圧電素子17とは反対側が、測定対象物に向けて発信される超音波や測定対象物から反射した超音波(エコー信号)の通過領域となる構成とすることができる。これによれば、振動板の圧電素子17とは反対側の構成を簡素化させ、超音波等の良好な通過領域を確保できる。また、電極や配線等の電気的領域や各部材の接着固定領域を測定対象物から遠ざけて、これらと測定対象物との間での汚染や漏れ電流を防止しやすくなる。従って、汚染や漏れ電流を特に嫌う医療用の機器、例えば超音波診断装置、血圧計及び眼圧計にも好適に適用できる。
 なお、基板11の開口部18等内には、音響整合層として機能する樹脂、例えばシリコーンオイル、シリコーン樹脂又はシリコーンゴムが充填され、開口部18等は、超音波等を透過可能なレンズ部材により封止されるのが一般的である。これにより、圧電素子17と測定対象物との間の音響インピーダンス差を低減でき、超音波が効率よく測定対象物側に発信されるようになる。
 さらに、上述した実施形態では省略したが、圧電素子17を含む領域を封止する封止板を基板11に接合するのが好ましい。これによれば、圧電素子17を物理的に保護でき、また超音波センサー1の強度も増加するため、構造安定性を高めることができる。更に、圧電素子17が薄膜として構成される場合には、その圧電素子17を含む超音波センサー1のハンドリング性も向上させることができる。
 また、上述した実施形態では、開口部18は、圧電素子17毎に形成した例を示したが、これに限定されず、複数の圧電素子17に対応して開口部を形成してもよい。例えば、スキャン方向に亘って並設される圧電素子17の列に共通する開口部を設けてもよく、又は全体に1つの開口部としてもよい。なお、このような複数の圧電素子17に対して共通する開口部を設けた場合には、圧電素子17の振動状態が異なるようになるが、振動板の基板11とは反対側から、各圧電素子17の間を押さえ込む部材等を設けて、独立した開口部を設けた場合と同様な振動を行うようにしてもよい。
 ここで、上述した超音波センサーを用いた超音波診断装置の一例について説明する。図22は超音波診断装置の一例の概略構成を示す斜視図、図23は超音波プローブを示す側面図である。
 これらの図に示すように、超音波診断装置101は、装置端末102と超音波プローブ(プローブ)103とを備える。装置端末102と超音波プローブ103とはケーブル104で接続される。装置端末102と超音波プローブ103とはケーブル104を通じて電気信号をやりとりする。装置端末102にはディスプレイパネル(表示装置)105が組み込まれる。ディスプレイパネル105の画面は、装置端末102の表面に露出する。装置端末102では、超音波プローブ103の超音波センサー1から送信され、検出された超音波に基づき画像が生成される。画像化された検出結果は、ディスプレイパネル105の画面に表示される。
 超音波プローブ103は、筐体106を有する。筐体106内には、複数の超音波素子10が第1の方向X及び第2の方向Yの二次元に配列された超音波センサー1が収納される。超音波センサー1は、その表面が筐体106の表面に露出するように設けられる。超音波センサー1は、表面から超音波を出力すると共に、超音波の反射波を受信する。また、超音波プローブ103は、プローブ本体103aに着脱自在となるプローブヘッド103bを備えることができる。このとき、超音波センサー1はプローブヘッド103bの筐体106内に組み込まれることができる。なお、超音波センサー1は、超音波素子10が、第1の方向X及び第2の方向Yに二次元に配列されて構成される。

Claims (7)

  1.  少なくとも一つの開口部を有する基板と、
     前記開口部を塞ぐように前記基板に設けられた振動板と、
     前記振動板の前記開口部とは反対側に、Y方向に並ぶように設けられ、前記Y方向と直交するX方向にのびる、複数の第1電極と、
     前記振動板の前記開口部とは反対側に、前記X方向に並ぶように設けられ、前記Y方向にのびる、複数の第2電極と、
     少なくとも前記第1電極と前記第2電極とが交差する部分において、前記第1電極と前記第2電極の間に設けられる複数の圧電体層と、
    を具備する超音波センサーであって、
     前記X方向及び前記Y方向と直交するZ方向において、前記第1電極と前記圧電体層と前記第2電極とが重なっている部分を能動部とし、前記振動板が前記能動部の駆動により振動できる領域を可動部とし、
     平面視において、1つの前記可動部と、前記1つの可動部内に設けられる前記能動部とからなる単位を、1つの超音波素子としたとき、
     平面視において、前記可動部の面積に対する前記能動部の面積が異なる2種以上の超音波素子を具備する
    ことを特徴とする超音波センサー。
  2.  平面視において、前記可動部の面積が同一で、前記能動部の面積が異なる2種以上の超音波素子を具備することを特徴とする請求項1に記載の超音波センサー。
  3.  平面視において、前記超音波素子に対応する開口部の面積が実質的に同一であり、1つの開口部に対応する前記圧電体層の面積が同一であり、1つの開口部に対応する前記第1電極及び第2電極の何れか一方の面積が異なることを特徴とする請求項1又は2に記載の超音波センサー。
  4.  前記複数の第2電極の幅が互いに異なることを特徴とする請求項1~3の何れか一項に記載の超音波センサー。
  5.  前記第2電極の幅が、前記X方向内で異なることを特徴とする請求項1~3の何れか一項に記載の超音波センサー。
  6.  前記複数の圧電体層は、実質的に同一の圧電材料からなることを特徴とする請求項1~3の何れか一項に記載の超音波センサー。
  7.  基板上に振動板を形成し、
     前記振動板上に、Y方向に並ぶように、前記Y方向と直交するX方向にのびる複数の第1電極を形成し、
     第1電極上に圧電体層を形成し、
     前記第1電極及び前記圧電体層が形成された前記振動板上に、第2電極層を形成し、
     前記圧電体層及び前記第2電極層をパターニングして、X方向に並ぶように、前記Y方向にのびる複数の前記圧電体層及び第2電極を形成し、
     前記基板の前記振動板とは反対側の面に、少なくとも一つの開口部を形成する、
    超音波センサーの製造方法であって、
     前記X方向及び前記Y方向と直交するZ方向において、前記第1電極と前記圧電体層と前記第2電極とが重なっている部分を能動部とし、前記振動板が前記能動部の駆動により振動できる領域を可動部とし、
     平面視において、1つの前記可動部と、前記1つの可動部内に設けられる前記能動部とからなる単位を、1つの超音波素子としたとき、
     前記圧電体層及び前記第2電極層をパターニングした後、前記第2電極層のみをさらにパターニングすることで、平面視において、前記可動部の面積に対する前記能動部の面積が異なる2種以上の超音波素子を形成する、
    ことを特徴とする超音波センサーの製造方法。
