Description

ブロック共重合体用中間体、ブロック共重合体及びそれらの製造方法
 本発明は、ブロック共重合体用中間体、ブロック共重合体及びそれらの製造方法に関する。
 微細化による高集積化が進む半導体業界において、光リソグラフィー技術に変わる新たな微細化技術が必要とされている。その中で、ポリマーがナノメートルサイズの周期構造を形成する自己組織化現象を人工的に制御して微細なレジストパターンを形成するDSA(Directed Self-Assembly)技術が注目されている。近年、自己組織化材料として、ジブロックコポリマーを用いたDSA技術が検討されており、ポリスチレン-ポリメタクリレートのブロック共重合体等は、組成比、分子量など多くの研究報告がなされている。しかし、ブロック共重合体の分子量と分散度がパターンサイズと精度に直接関与するため、合成時のわずかな振れが性能に大きく影響する問題がある。したがって、DSA用ブロック共重合体の開発には、各ブロックの分子量と分散度の精密な制御が不可欠である。
 分散度が低く、分子量分布の狭いブロック共重合体を得る手法として、リビングアニオン重合法がある(例えば、特許文献1を参照。)。アルキルリチウムを開始剤として、第1のモノマーを重合した後、第2のモノマーを逐次重合し、ブロック共重合体を合成するイニシエーション法は、プロセスが単純である反面、わずかな水分や酸素が反応に影響し、十分な分子量分布の精密制御が難しい問題があり、各ポリマーブロックの分子量と分散度の精密に制御されたブロック共重合体を得るのは困難であった。また、前記イニシエーション法は、第1のモノマー及び第2のモノマーの選択性が制限される問題もあった。
 そこで、DSA技術に用いることができるブロック共重合体及びその製造方法が求められていた。

 本発明が解決しようとする課題は、DSA技術に用いることが可能な分子量分布の狭いブロック共重合体及びそのブロック共重合体用中間体、並びにそれらの製造方法を提供することである。
 本発明者らは、上記の課題を解決すべく鋭意研究した結果、特定の構造を有するブロック共重合体用中間体を用いてブロック共重合体を合成することにより、DSA技術にも用いることが可能なブロック共重合体が得られることを見出した。また、特定の製造方法により、前記ブロック共重合体用中間体及び前記ブロック共重合体を効率よく製造できることを見出し、本発明を完成させた。
 すなわち、本発明は、一般式(1)又は(2)で表されるブロック共重合体用中間体を提供するものである。

 さらには、前記一般式(1)及び(2)で表されるブロック共重合体用中間体の製造方法、並びに前記一般式(3)及び(4)で表されるブロック共重合体の製造方法を提供するものである。
 本発明のブロック共重合体用中間体は、DSA技術に用いることが可能な分子量分布の狭いブロック共重合体の原料として有用である。また、本発明のブロック共重合体は、従来のイニシエーション法によるブロック共重合体に比べ、第一のポリマーブロック及び第2のポリマーブロックのそれぞれで精密に分子量が制御され、ブロック共重合体としても精密に分子量が制御されたものであるため、DSA技術に用いることが可能な分子量分布の狭いブロック共重合体となる。さらに、本発明のブロック共重合体の製造方法は、第1のポリマーブロックと第2のポリマーブロックとを別々に合成し、それらをカップリング反応により結合させる手法であることから、合成の難易度が低く、第1のポリマーブロック及び第2のポリマーブロックのそれぞれの分子量及び分子量分布を設計通りに合成可能な優れた方法である。

 前記一般式(1)及び(2)中のR及びRはそれぞれ独立して重合開始剤残基を表す。前記重合開始剤としては、例えば、有機リチウム重合開始剤が挙げられる。前記有機リチウム重合開始剤としては、例えば、メチルリチウム、エチルリチウム、プロピルリチウム、ブチルリチウム(n-ブチルリチウム、sec-ブチルリチウム、iso-ブチルリチウム、tert-ブチルリチウム)、ペンチルリチウム、へキシルリチウム、メトキシメチルリチウム、エトシキメチルリチウム等のアルキルリチウム;ベンジルリチウム、α-メチルスチリルリチウム、1,1-ジフェニル-3-メチルペンチルリチウム、1,1-ジフェニルヘキシルリチウム、フェニルエチルリチウム等のフェニルアルキレンリチウム;ビニルリチウム、アリルリチウム、プロペニルリチウム、ブテニルリチウム等のアルケニルリチウム;エチニルリチウム、ブチニルリチウム、ペンチニルリチウム、ヘキシニルリチウム等のアルキニルリチウム;フェニルリチウム、ナフチルリチウム等のアリールリチウム;2-チエニルリチウム、4-ピリジルリチウム、2-キノリルリチウム等のヘテロ環リチウム;トリ(n-ブチル)マグネシウムリチウム、トリメチルマグネシウムリチウム等のアルキルリチウムマグネシウム錯体などが挙げられる。これらの重合開始剤は1種で用いることも2種以上併用することもできる。
 前記有機リチウム重合開始剤は、有機基とリチウムとの結合が開裂し有機基側に活性末端が生じ、そこから重合が開始される。したがって、得られるポリマー末端には有機リチウム由来の有機基が結合している。本発明においては、該ポリマー末端に結合した有機リチウム由来の有機基を、有機リチウム重合開始剤残基と称する。例えば、メチルリチウムを重合開始剤として使用したポリマーであれば、有機リチウム重合開始剤残基はメチル基となり、ブチルリチウムを開始剤として使用したポリマーであれば、有機リチウム重合開始剤残基はブチル基となる。
 前記一般式(1)中のYは、(メタ)アクリル酸エステルのポリマーブロックを表す。前記(メタ)アクリル酸エステルとしては、例えば、メチル(メタ)アクリレート、エチル(メタ)アクリレート、n-ブチル(メタ)アクリレート、sec-ブチル(メタ)アクリレート、t-ブチル(メタ)アクリレート、イソプロピル(メタ)アクリレート、イソブチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート、デシル(メタ)アクリレート、ウンデシル(メタ)アクリレート、ドデシル(メタ)アクリレート(ラウリル(メタ)アクリレート)、トリデシル(メタ)アクリレート、ペンタデシル(メタ)アクリレート、ヘキサデシル(メタ)アクリレート、ヘプタデシル(メタ)アクリレート、オクタデシル(メタ)アクリレート(ステアリル(メタ)アクリレート)、ノナデシル(メタ)アクリレート、イコサニル(メタ)アクリレート等のアルキル(メタ)アクリレート;ベンジル(メタ)アクリレート、フェニルエチル(メタ)アクリレート等の芳香族(メタ)アクリレート;シクロヘキシル(メタ)アクリレート、イソボロニル(メタ)アクリレート等の環状化合物を有する(メタ)アクリレート;トリメチルシロキシエチル(メタ)アクリレート等のシラン系(メタ)アクリレート;ジアルキルシロキシ基、ジフェニルシロキシ基、トリアルキルシロキシ基、トリフェニルシロキシ基といったシロキシ基を有する(メタ)アクリレート;メトキシポリエチレングリコールモノ(メタ)アクリレート、メトキシポリプロピレングリコールモノ(メタ)アクリレート等のアルキルポリアルキレングリコールモノ(メタ)アクリレート;パーフルオロアルキルエチル(メタ)アクリレート等のフッ素系(メタ)アクリレート;グリシジル(メタ)アクリレート、エポキシ(メタ)アクリレート、エチレングリコールジ(メタ)アクリレート、ジエチレングリコールジ(メタ)アクリレート、トリメチロールプロパントリ(メタ)アクリレート、テトラメチレングリコールテトラ(メタ)アクリレート、2-ヒドロキシ-1,3-ジアクリロキシプロパン、2,2-ビス[4-(アクリロキシメトキシ)フェニル]プロパン、2,2-ビス[4-(アクリロキシエトキシ)フェニル]プロパン、ジシクロペンテニル(メタ)アクリレートトリシクロデカニル(メタ)アクリレート、トリス(アクリロキシエチル)イソシアヌレート、ウレタン(メタ)アクリレート等の(メタ)アクリレート化合物;ジメチルアミノエチル(メタ)アクリレート、ジエチルアミノエチル(メタ)アクリレート、ジメチルアミノプロピル(メタ)アクリレート等のアルキルアミノ基を有する(メタ)アクリレートなどが挙げられる。
 また、前記パーフルオロアルキルエチル(メタ)アクリレートとしては、例えば、トリフルオロエチル(メタ)アクリレート、2-(パーフルオロブチル)エチル(メタ)アクリレート、2-(パーフルオロヘキシル)エチル(メタ)アクリレート、2-(パーフルオロオクチル)エチル(メタ)アクリレート等が挙げられる。
 なお、本発明において、「(メタ)アクリル酸」とは、メタクリル酸とアクリル酸の一方又は両方をいい、「(メタ)アクリレート」とは、メタクリレートとアクリレートの一方又は両方をいう。
 前記一般式(1)及び(2)中のR及びRはそれぞれ独立して芳香族基又はアルキル基を表す。また、前記一般式(1)及び(2)中のm又はnで示した繰り返し単位の原料となる化合物としては、例えば、シリルエーテルアルキル基を有する1,1-ジフェニルエチレン、α-メチルスチレン等が挙げられる。前記化合物を1,1-ジフェニルエチレンとした場合は、前記のRやRはフェニル基となり、また、前記化合物をα-メチルスチレンとした場合は、前記のRやRはメチル基となる。
 前記一般式(2)中のYは、スチレン又はその誘導体のポリマーブロックを表す。前記スチレン誘導体としては、例えば、p-ジメチルシリルスチレン、(p-ビニルフェニル)メチルスルフィド、p-ヘキシニルスチレン、p-メトキシスチレン、p-tert-ブチルジメチルシロキシスチレン、o-メチルスチレン、p-メチルスチレン、p-tert-ブチルスチレン等が挙げられる。
 前記一般式(1)及び(2)中のLは、炭素原子数1~6のアルキレン基を表し、Xは、ハロゲン原子を表す。また、前記ハロゲン原子としては、フッ素原子、塩素原子、臭素原子、ヨウ素原子が挙げられる。
 本発明のブロック共重合体は、一般式(3)又は(4)で表されるものである。

 前記一般式(3)及び(4)中の各符号の内容は、上記した通りである。
 前記一般式(3)及び(4)中の-L-の両端のYを含むブロック、Yを含むブロックの各ブロックそれぞれの重量平均分子量は、1,000~1,000,000の範囲が好ましく、3,000~500,000の範囲がより好ましく、5,000~100,000の範囲がさらに好ましい。また、各ブロックの分散度は、1.01~2の範囲が好ましく、1.01~1.5の範囲がより好ましく、1.01~1.05の範囲がさらに好ましい。
 前記一般式(1)で表されるブロック共重合体用中間体の製造方法としては、例えば、複数の液体を混合可能な流路を備えるマイクロリアクターを用いて、重合開始剤とシリルエーテルアルキル基を有するジフェニルエチレンとを反応させた後、この反応物に(メタ)アクリル酸エステルを導入してリビングアニオン重合させることにより、(メタ)アクリル酸エステルのポリマーブロックを得た後、前記ジフェニルエチレンが有するシリルエーテル基をハロゲン原子に置換させる方法が挙げられる。
 また、前記一般式(2)で表されるブロック共重合体用中間体の製造方法としては、例えば、複数の液体を混合可能な流路を備えるマイクロリアクターを用いて、スチレン又はその誘導体を重合開始剤の存在下でリビングアニオン重合させた後、シリルエーテルアルキル基を有するジフェニルエチレンと反応させるにより、スチレン又はその誘導体のポリマーブロックを得た後、前記ジフェニルエチレンが有するシリルエーテル基をハロゲン原子に置換させる方法が挙げられる。
 一方、前記一般式(3)で表されるブロック共重合体の製造方法としては、例えば、前記一般式(1)で表されるブロック共重合体用中間体を用いた方法が挙げられる。この方法は、複数の液体を混合可能な流路を備えるマイクロリアクター又はバッチ式反応器を用いて、スチレン又はその誘導体をアルキルリチウムの存在下でリビングアニオン重合させた後、ジフェニルエチレンと反応させて得られた重合体(S)のアニオン末端と、上記の製造方法で得られた一般式(1)で表されるブロック共重合体用中間体が有するハロゲン原子との置換反応により結合させる方法である。
 また、前記一般式(4)で表されるブロック共重合体の製造方法としては、例えば、前記一般式(2)で表されるブロック共重合体用中間体を用いた方法が挙げられる。この方法は、複数の液体を混合可能な流路を備えるマイクロリアクター又はバッチ式反応器を用いて、アルキルリチウムとジフェニルエチレンとを反応させた後、この反応物に(メタ)アクリル酸エステルを導入してリビングアニオン重合させて得られた重合体(A)のアニオン末端と、上記の製造方法で得られた一般式(2)で表されるブロック共重合体用中間体が有するハロゲン原子との置換反応により結合させる方法である。
 前記一般式(1)又は(2)で表されるブロック共重合体用中間体の原料として用いる前記1,1-ジフェニルエチレン等が有するシリルエーテルアルキル基は、一般にアルコールの保護基として用いられているものであればよいが、例えば、一般式(5)で表される基が挙げられる。

(一般式(5)中、R、R及びRは、それぞれ独立して炭素原子数1~4のアルキル基、又はフェニル基を表し、Lは炭素原子数1~6のアルキレン基を表す。)
 前記一般式(5)中のシリルエーテル基(-L-を除く部分)としては、例えば、トリメチルシリル基、トリエチルシリル基、tert-ブチルジメチルシリル基、トリイソプロピルシリル基、tert-ブチルジフェニルシリル基等が挙げられる。これらのシリルエーテル基の中でも、得られるブロック共重合体用中間体の前駆体(ハロゲン原子に置換前のブロック共重合体用中間体)の安定性とその後のハロゲン置換の反応性のバランスに優れていることから、tert-ブチルジメチルシリル基が好ましい。
 また、前記シリルエーテルアルキル基は、一般式(1)及び(2)中の-L-Xと同じ位置に結合している。なお、一般式(1)及び(2)中の-L-Xは、シリルエーテル基をハロゲン原子に置換したものである。ここで、前記シリルエーテルアルキル基は、ベンゼン環に結合しているが、その結合位置は、一般式(1)及び(2)中でベンゼン環に結合している炭素原子(R又はRが結合している炭素原子)の結合位置を基準として、オルト位、メタ位、パラ位のいずれの位置でも構わない。メタ位に結合していれば、ブロック共重合体を製造する際の結合形成(カップリング反応)がスムーズに行えるので好ましい。
 一般式(1)及び(2)中で、Xとして表されるハロゲン原子としては、フッ素原子、塩素原子、臭素原子、ヨウ素原子が挙げられるが、これらのハロゲン原子の中でも、得られたブロック共重合体用中間体の安定性とその後の反応性のバランスに優れていることから、臭素原子が好ましい。
 前記シリルエーテル基をハロゲン原子に置換する方法としては、まずシリルエーテル基を脱保護してから適切なハロゲン化剤を用いる方法が挙げられる。
 前記ハロゲン化剤としては、例えば、4-tert-ブチル-2,6-ジメチルフェニルサルファートリフルオリド、1-フルオロ-3,3-ジメチル-1,2-ベンゾヨードキソール、1-フルオロピリジニウムトリフラート、塩化チオニル、トリクロロメタンスルホニルクロリド、トリメチルクロロシラン、臭素、三臭化りん、トリメチルブロモシラン、ジブロモイソシアヌル酸、ヨウ素、1,3-ジヨード-5,5’-ジメチルヒダントイン、トリメチルヨードシラン等が挙げられる。
 前記シリルエーテル基をハロゲン原子に完全に置換するため、シリルエーテル基に対して過剰のハロゲン化剤を用いることが好ましく、前記ブロック共重合体用中間体の前駆体の分子量が比較的大きい場合は、さらに大過剰のハロゲン化剤を用いることが好ましい。ハロゲン化剤の過剰量は、前記ブロック共重合体用中間体の前駆体の分子量にもよるが、シリルエーテル基に対して50~300当量が好ましく、100~200当量がより好ましい。
 前記シリルエーテル基をハロゲン原子に置換する反応において用いる溶媒としては、非プロトン性極性溶媒が好ましい。前記非プロトン性極性溶媒としては、例えば、テトラヒドロフラン、ジメチルスルホキシド、N,N-ジメチルホルムアミド、アセトン、アセトニトリル等が挙げられる。これらの中でも、前記ブロック共重合体用中間体の前駆体の溶解性が高く、ハロゲン化剤との副反応が生じにくいことから、アセトニトリルが好ましい。
 前記シリルエーテル基をハロゲン原子に置換する反応における反応温度は、反応の進行速度を速くでき、置換されたハロゲン原子の脱離やブロック共重合体用中間体の前駆体とハロゲン化剤との副反応を抑制できることから、40~70℃の範囲が好ましい。
 上記の製造方法において、モノマー、重合開始剤等の各原料を前記マイクロリアクターに導入する際、有機溶剤を用いて、希釈ないし溶解して、溶液として導入することが好ましい。
 前記有機溶剤としては、例えば、ペンタン、ヘキサン、オクタン、シクロヘキサン、ベンゼン、トルエン、キシレン、デカリン、テトラリン、及びこれらの誘導体等の炭化水素溶剤;ジエチルエーテル、テトラヒドロフラン(THF)、1,4-ジオキサン、1,2-ジメトシキエタン、ジエチレングリコールジメチルエーテル、ジグライム等のエーテル溶剤などが挙げられる。これらの有機溶剤は、1種で用いることも2種以上併用することもできる。
 モノマーを有機溶剤で希釈する際には、単位時間当たりの重合体の収量を効率よく増加させることと、マイクロリアクター中でのゲル物発生による流路の閉塞を抑制することをバランスすることが必要なことから、モノマー溶液中の各構成モノマーの濃度は0.1M(mol/L、以下同じ。)以上が好ましく、0.1~3Mの範囲がより好ましく、0.2~2Mの範囲がさらに好ましい。
 前記重合開始剤の有機溶剤溶液中の濃度としては、単位時間当たりの重合体の収量を効率よく増加させることができることから、0.01M以上が好ましく、0.01~3Mの範囲がより好ましく、0.01~2Mの範囲がさらに好ましい。また、重合開始剤を希釈ないし溶解して溶液とする有機溶剤としては、有機リチウム重合開始剤の溶解性や活性の安定性を考慮すると、ヘキサン、シクロヘキサン、ベンゼン、トルエン、キシレン等の炭化水素系溶剤が好ましい。
 モノマー及び重合開始剤の溶液を、高濃度でマイクロリアクターの流路へ導入する際には、リビングアニオン重合をスムーズに進行させるために、マイクロリアクターの流路内に重合により形成される高粘度のモノマーの重合物の溶液を確実に送液する必要がある。特に、各工程で得られた中間重合体と、モノマーとをリビングアニオン重合をさせる際には、高粘度の中間重合体の溶液と、低粘度のモノマー溶液とを、粘度が大きく異なるにもかかわらず、確実に混合し、リビングアニオン重合させ、生成する高粘度のブロック共重合体の溶液を確実に送液できる必要がある。このように高粘性の溶液を確実に、マイクロリアクターの流路へ導入するポンプとしては、高圧送液が可能で、かつ脈流が非常に小さいポンプが好ましく、そのようなポンプとしてはプランジャーポンプやダイヤフラム式ポンプが好ましい。
 また、モノマー、重合開始剤、カップリング剤の溶液をマイクロリアクターの流路へ導入する際の送液圧力としては、効率よくポリマーの製造が可能となることから、0.1~32MPaの範囲が好ましく、0.5~20MPaの範囲がより好ましく、1~15MPaの範囲がさらに好ましい。このような圧力で送液が可能なポンプとしては、液体クロマトグラフィー用のプランジャーポンプが好ましく、ダブルプランジャーポンプがより好ましい。また、ダブルプランジャーポンプの出口にダンパーを装着し脈流を抑えて送液する方法がさらに好ましい。
 本発明で用いるマイクロリアクターは、複数の液体を混合可能な流路を備えるものであるが、流路が設置された伝熱性反応容器を有するものが好ましく、内部に微小管状流路が形成された伝熱性反応容器を有するものがより好ましく、表面に複数の溝部が形成された伝熱性プレート状構造体を積層された伝熱性反応容器を有するものが特に好ましい。
 本発明におけるリビングアニオン重合反応は、従来のバッチ方式での反応温度である-78℃以下の温度で行うこともできるが、工業的に実施可能な温度である-40℃以上の温度でも行うことができ、-28℃以上でも行うことができるが、マイクロリアクター中でのゲル物発生を抑制するために-15℃以上であることが特に好ましい。反応温度が-40℃以上であると、簡易な構成の冷却装置を用いてポリマーを製造することができ、製造コストを低減できることから好ましい。また、前記温度が-28℃以上であると、より簡易な構成の冷却装置を用いてポリマーを製造することができ、製造コストを大幅に低減できることから好ましい。
 本発明において、モノマー等の溶液を混合する好ましい形態のマイクロミキサーシステムとしては、従来の方法と比較して高濃度でマイクロリアクターの流路へ導入しリビングアニオン重合をスムーズに進行させるために、高濃度のモノマー溶液と重合開始剤溶液を短時間で混合できるマイクロミキサーであることが好ましい。
 前記マイクロミキサーは、マイクロリアクターが備える複数の液体を混合可能な流路であるが、このマイクロミキサーとしては、市販されているマイクロミキサーを用いることが可能であり、例えば、インターディジタルチャンネル構造体を備えるマイクロリアクター、インスティチュート・フュール・マイクロテクニック・マインツ(IMM)社製シングルミキサー及びキャタピラーミキサー;ミクログラス社製ミクログラスリアクター;CPCシステムス社製サイトス;山武社製YM-1、YM-2型ミキサー;島津GLC社製ミキシングティー及びティー(T字コネクタ);マイクロ化学技研社製IMTチップリアクター;東レエンジニアリング開発品マイクロ・ハイ・ミキサー等が挙げられ、いずれも本発明で用いることができる。
 前記マイクロミキサーシステムとしては、マイクロミキサーへの液導入流路に対し相対的に広い流路空間を合流部に形成させたマイクロミキサーであることが好ましい。このようなマイクロミキサーシステムを用いることにより、低粘度の溶液と高粘度の溶液とを効率よく混合することができる。
 マイクロミキサーへの液導入流路に対し相対的に広い流路空間を合流部に形成させたマイクロミキサーとしては、金属の一体型のマイクロミキサーであっても、2種類の溶液が通る流路をもつプロセスプレートとを上下に積層し、流路出口で、これらの2種類の溶液を混合させるマイクロミキサーと、混合後の溶液が通る流路をもつマイクロミキサーを組み合わせてもよい。
 また、マイクロミキサーの入口部の流路内径は、反応液の線速度にもよるが0.1~2.0mmの範囲が好ましく、0.2~1.5mmの範囲がより好ましい。また、マイクロミキサーの入口部の流路内径は、入口部の流路内径の1~5倍の範囲が好ましく、より単位時間当たりのポリマーの収量を増加させることができ、ミキシング効率を向上させることができることから、1.5~3倍の範囲がより好ましい。
 本発明の製造方法で用いる反応装置としては、流路が伝熱性反応容器に設置された反応装置が好ましく、前記流路としては、微小管状であるものが加熱の迅速な制御が可能なことから好ましい。微小管状流路としては、流路断面積が0.1~4.0mmとなる空隙サイズを有する流路が、重合反応温度を制御する上で好ましい。なお、本発明において「断面」とは、流路中の流れ方向に対して垂直方向の断面を意味し、「断面積」はその断面の面積を意味する。
 流路の、断面形状は、正方形、長方形を含む矩形、台形や平行四辺形、三角形、五角形などを含む多角形状(これらの角が丸められた形状、アスペクト比の高い、すなわちスリット形状を含む)、星形状、半円、楕円状を含む円状などであってもよい。流路の断面形状は一定である必要はない。
 前記反応流路の形成方法は特に限定されるものではないが、一般的には、表面に複数の溝を有する部材(I)の、溝を有する面に他の部材(II)が積層、接合等により固着され、部材(I)と部材(II)との間に空間として形成される。
 前記流路には、さらに熱交換機能が設けられてもよい。その場合には、例えば、部材(X)表面に温調流体が流れるための溝を設け、該温調流体が流れる為の溝を設けた面に他の部材を接着ないし積層するなどの方法により固着すればよい。一般的には、表面に溝を有する部材(I)と温調流体が流れるための溝を設けた部材(II)とが、溝を設けた面と、他の部材の溝を設けた面と逆側の面とを固着することによって流路を形成し、これら部材(I)と部材(II)とを複数交互に固着すればよい。
 この際、部材表面に形成された溝は、その周辺部より低い、いわゆる溝として形成されていてもよいし、部材表面に立つ壁の間として形成されていてもよい。部材の表面に溝を設ける方法は任意であり、例えば、射出成型、溶剤キャスト法、溶融レプリカ法、切削、エッチング、フォトリソグラフィー(エネルギー線リソグラフィーを含む)、レーザーアブレーションなどの方法を利用できる。
 部材中の流路のレイアウトは、用途目的に応じて直線、分岐、櫛型、曲線、渦巻き、ジグザグ、その他任意の配置の形をしていてもよい。
 流路は、その他、例えば、混合場、抽出場、分離場、流量測定部、検出部、貯液槽、膜分離機構、デバイス内外への接続口、絡路、クロマトグラフィーや電気泳動の展開路、バルブ構造の一部(弁の周囲部分)、加圧機構、減圧機構などと接続していてもよい。
 部材の外形は、特に限定する必要はなく、用途目的に応じた形状を採りうる。部材の形状としては、例えば、プレート状、シート状(フィルム状、リボン状などを含む。)、塗膜状、棒状、チューブ状、その他複雑な形状の成型物などであってよい。厚みなどの外形的寸法は一定であることが好ましい。部材の素材は任意であり、例えば、ポリマー、ガラス、セラミック、金属、半導体などであってよい。
 上記のように、本発明の製造方法で用いる反応装置としては、流路が伝熱性反応容器に設置された反応装置が好ましく、オイルバスや水浴等に浸漬されたチューブであってもよい。さらに、流路が形成された伝熱性反応容器からなる反応装置として、表面に複数の溝部が形成された伝熱性プレート状構造体を積層してなる構造を有する反応装置を用いることができる。
 このような反応装置としては、例えば、化学反応用デバイスとして用いられる部材中に前記流路(以下、単に「微小流路」ということがある。)が設けられた装置等が挙げられる。
 前記一般式(3)で表されるブロック共重合体の合成において、前記アニオン末端を有する重合体(S)の合成は、上記で説明したマイクロリアクターを用いてもバッチ式反応器を用いてもよい。
 また、前記一般式(4)で表されるブロック共重合体の合成において、前記アニオン末端を有する重合体(A)の合成は、上記で説明したマイクロリアクターを用いてもバッチ式反応器を用いてもよい。
 なお、前記バッチ式反応器は公知のものが使用できる。
 前記一般式(3)又は(4)で表されるブロック共重合体の合成において、前記一般式(1)又は(2)で表されるブロック共重合体用中間体の溶液に含まれる微量の水分を除去するため、ジエチル亜鉛を添加することが好ましい。前記ジエチル亜鉛の添加量は、ブロック共重合体用中間体の溶液100質量部に対して0.1~5質量部の範囲が好ましい。
 前記アニオン末端を有する重合体(S)又は重合体(A)と、前記一般式(1)又は(2)で表されるブロック共重合体用中間体との反応比率は、1~10/1(モル比)の範囲が好ましい。また、より収率が向上でき、後述する精製工程を容易にできることから、1~5/1(モル比)の範囲がより好ましい。なお、アニオン末端が過剰であれば、反応溶液が赤色を示す。
 また、前記アニオン末端を有する重合体(S)又は重合体(A)と、前記一般式(1)又は(2)で表されるブロック共重合体用中間体との反応温度は、副反応を抑制でき、アニオン末端の失活を防止できることから、-60~-100℃の範囲が好ましく、-70~-80℃の範囲がより好ましい。
 前記一般式(3)で表されるブロック共重合体の合成においては、過剰に使用した前記重合体(S)を除去することによりブロック共重合体の精製を行う。前記精製方法としては、再沈殿法が好ましい。再沈殿法の操作としては、例えば、ブロック共重合体の粗生成物を少量の良溶媒に溶解した溶液に大量の貧溶媒に溶液を少しずつ加える、あるいはブロック共重合体の粗生成物を良溶媒に溶解した溶液に大量の貧溶媒を加えることで、生成物を沈殿物として得て、前記沈殿物をろ過により分離回収し、精製されたブロック共重合体を得る方法が挙げられる。
 前記一般式(3)で表されるブロック共重合体の精製において用いる良溶媒としては、テトラヒドロフラン、トルエン等が好ましい。また、貧溶媒としては、ポリスチレンに対しては良溶媒であるシクロヘキサンが好ましい。ここで、前記一般式(3)中のYがスチレンのポリマーブロックであり、Yがメチルメタクリレートのポリマーブロックである場合において、YとYとの質量比率[Y/Y]が50/50~99/1の範囲でスチレンのポリマーブロックの質量比率が高いときには、ブロック共重合体自身も貧溶剤のシクロヘキサンに溶解するため、シクロヘキサンへのブロック共重合体の溶解性を低下させ、不要な前記重合体(S)のみを除去し、高純度なブロック共重合体を得る目的で、シクロヘキサンにヘキサン、ヘプタン等の炭化水素系溶剤を一定量添加することが好ましい。
 前記一般式(4)で表されるブロック共重合体の合成においては、過剰に使用した前記重合体(A)を除去することによりブロック共重合体の精製を行う。前記精製方法としては、前記一般式(3)で表されるブロック共重合体の精製と同様、再沈殿法が好ましい。例えば、前記一般式(4)中のYがメチルメタクリレートのポリマーブロックであり、Yがスチレンのポリマーブロックである場合において、ブロック共重合体から前記重合体(A)を除去するには、ブロック共重合体の溶解性が高いテトラヒドロフラン、トルエン等を良溶剤として用い、ポリメチルメタクリレートの溶解性が高く、ブロック共重合体の溶解性が低いアセトニトリルを貧溶剤として用いることが好ましい。
 以下に、実施例により本発明をより詳細に説明する。なお、本実施例により本発明はなんら制限を受けるものではない。
<実施例で使用したマイクロミキサー>
 本実施例で用いたマイクロリアクターは、T字型の管継手からなるマイクロミキサーと、前記マイクロミキサーの下流に連結されたチューブリアクターとを含んで構成される。前記マイクロミキサーとしては、三幸精機工業株式会社製の特注品を使用した(本実施例の記載に基づいて製造を依頼し、同等のものを入手することが可能である)。なお、本実施例で使用したマイクロミキサーは、その内部に第一の導入路、第二の導入路及びこれらが合流する流路の一部を有し、前記マイクロミキサー内においては、そのいずれの内径も同じである。したがって、以下、これらの内径をまとめて「マイクロミキサーの内径」という。
 本実施例及び比較例で製造した重合体の数平均分子量及び重量平均分子量の測定方法は下記の通りである。

 重合体の数平均分子量(Mn)及び重量平均分子量(Mw)は、ゲル・パーミエーション・クロマトグラフィー(GPC)法により測定した。

 シリルエーテルアルキル基を有するジフェニルエチレンの純度測定は、高速液体クロマトグラフィー(HPLC)により行った。

(合成例1:1-(3-tert-ブチルジメチルシリロキシメチルフェニル)-1-フェニルエチレンの合成)
 撹拌機、滴下ロート、及び還流冷却器を備えた5Lの四ツ口フラスコ内を充分に乾燥し、アルゴンガスで置換した。フラスコ内に3-ブロモベンズアルデヒド480g(2.6mol)、エチレングリコール251g(4.0mol)、トルエン1910mL、及びパラトルエンスルホン酸・1水和物2.29g(0.012mol)を仕込み、内温115℃で還流させた。反応後トルエン500mL、及び水500mLを加えて分液し、有機層を水1,000mLで4回洗浄した。次いで、硫酸マグネシウム48gを加えて30分乾燥した後、溶媒を留去することで、中間体(1)を得た。この中間体(1)の収量は592gであり、収率は99.6%であった。
 撹拌機、滴下ロート、及び還流冷却器を備えた3Lの四ツ口フラスコ内を充分に乾燥し、アルゴンガスで置換した。フラスコ内に削状マグネシウム22.0g(0.90mol)を仕込み、30分間撹拌した。70mLのテトラヒドロフラン(以下、「THF」と略記する。)に溶解した1,2-ブロモエタン(200μL)を滴下してマグネシウムを活性化した後、10℃以下に保ちながら、マグネシウム懸濁液に上記で得られた中間体(1)160.1gのTHF1,190mL溶液を3時間かけて滴下した。次いで、5℃で一晩撹拌した後、5℃以下に保ちながら、この反応液にアセトフェノン80.3g及びTHF60.8mLの混合溶液を2時間かけて滴下した。次いで、5℃以下で30分間撹拌した後、25℃で6時間撹拌した。さらに、2N塩酸水溶液1,585mLを3時間かけて滴下した後、分液して水層をジエチルエーテル1,000mLで3回抽出した。次いで、硫酸ナトリウムで一晩乾燥し、溶媒を留去して褐色油状成分191.8gを得た。この褐色油状成分をシリカゲルカラムで精製することで、中間体(2)を得た。この中間体(1)の収量は70.3gであり、収率は44.5%であった。
 撹拌機、滴下ロート、及び還流冷却器を備えた1Lの四ツ口フラスコ内を充分に乾燥し、アルゴンガスで置換した。フラスコ内に上記で得られた中間体(2)70.3g(0.31mol)、トルエン343mL、及びパラトルエンスルホン酸・1水和物0.54g(0.0029mol)を仕込み、100℃で3時間還流した。次いで、1N炭酸水素ナトリウム水溶液5mLを加えた後、反応液を水200mLで3回洗浄した。次いで、硫酸マグネシウムで30分乾燥した後、溶媒を留去してオレンジ色油状成分66.2gを得た。このオレンジ色油状成分をシリカゲルカラムで精製することで、中間体(3)を得た。この中間体(3)の収量は52.5gであり、収率は81.0%であった。
 撹拌機、滴下ロート、及び還流冷却器を備えた1Lの四ツ口フラスコ内を充分に乾燥し、アルゴンガスで置換した。フラスコ内に上記で得られた中間体(3)52.5g(0.25mol)、及びエタノール461mLを仕込み撹拌した。次いで、5℃以下に保ちながら、この反応液に水素化ホウ素ナトリウム14.5g(0.38mol)を1時間かけて加えた。次いで、5℃以下に保ちながら30分間撹拌した後、25℃で1時間撹拌した。次いで、5℃以下に保ちながら、2N塩酸水溶液190mLを加えた後、エタノールを留去し、ジエチルエーテル100mLを加えて分液した。次いで、水層をジエチルエーテル250mLで3回抽出した後、硫酸ナトリウムで一晩乾燥し、溶媒を留去して黄色油状成分60.7gを得た。この黄色油状成分をシリカゲルカラムで精製することで、中間体(4)を得た。この中間体(4)の収量は45.1gであり、収率は88.6%であった。
 撹拌機、滴下ロート、及び還流冷却器を備えた2Lの四ツ口フラスコ内を充分に乾燥し、アルゴンガスで置換した。フラスコ内に上記で得られた中間体(4)85.0g(0.40mol)、イミダゾール82.6g(1.2mol)、及び乾燥ジメチルホルムアミド(以下、「DMF」と略記する。)632mLを仕込み、30分間撹拌した。次いで、5℃以下に保ちながら、この反応液にtert-ブチルジメチルシリルクロライド67.0g及び乾燥DMF252mLを1時間かけて滴下した。次いで、5℃以下に保ちながら、15分間撹拌した後、25℃で1時間撹拌した。次いで、5℃以下に保ちながら、飽和炭酸ナトリウム水溶液150mLを加えた後、ヘキサン1,000mLを添加して分液した。次いで、水層をヘキサン1,000mLで5回抽出した後、硫酸ナトリウムで一晩乾燥して溶媒を留去し、残った成分を1質量%トリエチルアミンで処理したシリカゲルカラムで精製することで、黄色油状成分を得た。この黄色油状成分の収量は125gであり、収率は95.3%であった。
 上記で得られた黄色油状成分をH-NMR測定により、化合物同定を行ったところ、以下のような化学シフトが得られ、目的とする1-(3-tert-ブチルジメチルシリロキシメチルフェニル)-1-フェニルエチレン(以下、「DPE-Si」と略記する。)であることを確認した。また、このDPE-SiのHPLC純度は、99.5%であった。

(実施例1:ブロック共重合体用中間体(1)の合成)
 まず、次に示す4種類の溶液を調製した。
(1)n-ブチルリチウム(0.02M)溶液
 アルゴンガスで置換した500mLメジューム瓶中に、注射器を用いてトルエン360g、1.57Mのn-ブチルリチウム(以下、「n-BuLi」と略記する。)溶液5.2mLを採取し撹拌することにより、n-BuLiの0.02M溶液421mLを調製した。
(2)DPE-Si(0.011M)溶液
 アルゴンガスで置換した1Lメジューム瓶中に、注射器を用いてDPE-Si2.60g(2.7mL)及び0.5M-塩化リチウムのTHF溶液100mL、THF550g(618mL)を採取し撹拌することにより、DPE0.011M、塩化リチウム0.07Mである溶液721mLを調製した。
(3)メチルメタクリレート(1.5M)溶液
 アルゴンガスで置換した1Lメジューム瓶中に、注射器を用いてメチルメタクリレート(以下、「MMA」と略記する。)206g(219mL)、及びTHF1,013g(1139mL)、1M-ジエチル亜鉛のヘキサン溶液13.7mLを採取し撹拌することにより、MMA1.5M、ジエチル亜鉛0.01Mである溶液800mLを調製した。
(4)メタノール(1.5M)溶液
 アルゴンガスで置換した500mLナスフラスコ中に、注射器を用いてメタノール12.4g及びTHF234.5mLを採取し撹拌することにより、濃度1.5Mのメタノール溶液250mLを調製した。
 次いで、次の操作により、MMAのリビングアニオン重合を行った。3つのT字型の管継手からなるマイクロミキサー及びそのマイクロミキサーの下流に連結されたチューブリアクターを備えたマイクロリアクター装置と、4台のプランジャーポンプ(GLサイエンス社製「PU714」及び「PU716」)、及びn-BuLi溶液、DPE-Si溶液、MMA溶液、メタノール溶液を調製したそれぞれのメジューム瓶を接続し、4台のプランジャーポンプを用いてそれぞれの溶液をマイクロリアクター装置に送りこめるようにセットした。管継手径250μmのマイクロミキサー及び内径0.5mm、長さ100cm+内径2.17mm、長さ400cm+内径1.0mm、長さ300cmのチューブリアクターで構成される反応器の上流から、n-BuLi溶液を2.0mL/分、DPE-Si溶液を7.1mL/分の速度で送液して混合することにより、n-BuLiとDPE-Siの反応を行った。続いて、管継手径250μmのマイクロミキサー及び内径0.25mm、長さ20cm+内径1mm、長さ300cm+内径2.17mm、長さ7200cmのチューブリアクターで構成される反応器の上流から、得られたDPE-Siの反応溶液と、MMA溶液を15.5mL/分の速度で送液して混合することにより、DPE-Si反応溶液とMMAの重合を行った。なお、ここまでの反応はすべて-70℃の恒温槽に浸漬することにより行った。
 上記で得られた反応溶液をメタノール溶液に投入して反応を停止することにより、ブロック共重合体用中間体(1)の前駆体溶液を得た。なお、実施例1の簡略化した反応手順を図1に示す。
 上記で得られたブロック共重合体用中間体(1)の前駆体溶液中の残存モノマー量から、MMAの反応率(ポリマー転化率)は100%であった。また、得られた重合体の数平均分子量(Mn)は55,700であり、重量平均分子量(Mw)は58,600であり、分散度(Mw/Mn)は1.05であった。
 上記で得られたブロック共重合体用体中間体(1)の前駆体溶液100mLを400mLのヘプタンへ滴下し、再沈精製により未反応モノマー及びDPE-Siを除去した。ろ過、乾燥後、トルエン30mLへ溶解し、珪藻土ろ過により金属塩を除去した。次いで、トルエン溶液を400mLのヘプタンへ滴下し、再沈精製を行い、真空乾燥した。
 精製を行ったブロック共重合体用中間体(1)の前駆体6.0gを乾燥アセトニトリル100mLに溶解した。ブロモトリメチルシランを10.0mL(シリルエーテル基に対して200当量)加えた後、60℃にて140h反応させ、大量のメタノールでクエンチした。沈殿物を回収し、トルエン30mLへ溶解し、珪藻土ろ過により金属塩を除去した。次いで、トルエン溶液を400mLのヘプタンへ滴下し、再沈精製を行った。真空乾燥し、ブロック共重合体用中間体(1)を得た。H-NMR測定から、反応前に観測されたシリロキシメチレンプロトン(4.58ppm)、tert-ブチル基のメチレンプロトン、及びジメチルシリル基のメチルプロトンに起因するシグナル(0.01ppm)が完全に消失し、代わりにブロモメチレンプロトンに起因するシグナル(4.40ppm)が観察された。tert-ブチルジメチルシリ基がBr基に置換されたことを示す。その変換率が100%であった。
(実施例2~4:ブロック共重合体用中間体(1)~(4)の合成)
 実施例1において、DPE-Si反応溶液とMMAの重合部のチューブリアクターとして用いた内径2.17mmのチューブリアクター(反応管)の長さを、表1に示したように、5,200cm、3,200cm及び1,200cmに変更した以外は、実施例1と同様の手順でブロック共重合体用中間体(2)、(3)及び(4)を得た。
 ブロック共重合体用中間体(1)~(4)の合成条件及び得られた前駆体の測定結果を表1及び2に示す。

(実施例5:バッチ式反応器によるスチレンポリマーブロック(1)の合成)
 アルゴンガスで置換した500mLナスフラスコ中に、トルエン237.3g、スチレン(以下、「St」と略記する。)100.0g(0.96mol)を加え、10℃に冷却し、溶液が均一になるまで撹拌した。重合開始剤としてsec-BuLi溶液(1.0Mのシクロヘキサン溶液)0.80mL(0.80mmol)を加え、溶液が黄色に変わり、そのまま3時間撹拌させた。その後、DPE0.22g(1.2mmol)とトルエン5.0mLの混合液を加え、溶液が徐々に赤色に変色し、そのまま30分間撹拌させてスチレンポリマーブロック(1)の溶液を得た。少量サンプリングし分析を行った。GCによる残存モノマー量から、Stの反応率(ポリマー転化率)は100%であった。また、得られたスチレンポリマーブロック(1)の数平均分子量(Mn)は136,500であり、重量平均分子量(Mw)は140,600であり、分散度(Mw/Mn)は1.03であった。
(実施例6:マイクロリアクターによるスチレンポリマーブロック(2)の合成)
 まず、次に示す4種類の溶液を調製した。
(1)n-BuLi(0.015M)溶液
 アルゴンガスで置換した500mLメジューム瓶中に、注射器を用いてトルエン386.3g、1.55Mのn-BuLi溶液4.35mLを採取し撹拌することにより、n-BuLiの0.015M溶液450mLを調製した。
(2)スチレン(3.0M)溶液
 アルゴンガスで置換した1Lメジューム瓶中に、注射器を用いてスチレン(以下、「St」と略記する。)250.0g(276.0mL)、及びTHF466.0gを採取し撹拌することにより、St3.0Mである溶液800mLを調製した。
(3)DPE(0.028M)溶液
 アルゴンガスで置換した1Lメジューム瓶中に、注射器を用いてDPE3.1g(3.0mL)及びTHF614mLを採取し撹拌することにより、DPE0.028Mである溶液617mLを調製した。
 次いで、次の操作により、Stのリビングアニオン重合を行った。2つのT字型の管継手からなるマイクロミキサー及びそのマイクロミキサーの下流に連結されたチューブリアクターを備えたマイクロリアクター装置と、3台のプランジャーポンプ(GLサイエンス社製「PU714」及び「PU716」)、及びn-BuLi溶液、St溶液、DPE溶液を調製したそれぞれのメジューム瓶を接続し、3台のプランジャーポンプを用いてそれぞれの溶液をマイクロリアクター装置に送りこめるようにセットした。管継手径250μmのマイクロミキサー及び内径1.0mm、長さ100cm+内径2.17mm、長さ200cのチューブリアクターで構成される反応器の上流から、n-BuLi溶液を2.5mL/分、St溶液を7.7mL/分の速度で送液して混合することにより、n-BuLiとStの反応を行った。続いて、管継手径500μmのマイクロミキサー及び内径1.0mm、長さ100cm+内径2.17mm、長さ400cmのチューブリアクターで構成される反応器の上流から、得られた反応溶液と、DPE溶液を2.8mL/分の速度で送液して混合することにより、DPEとSt重合物との反応を行いスチレンポリマーブロック(2)を得た。なお、反応はすべて-15℃の恒温槽に浸漬することにより行った。
 GC測定による残存モノマー量から、Stの反応率(ポリマー転化率)は100%であった。また、得られた重合体の数平均分子量(Mn)は53,700であり、重量平均分子量(Mw)は56,200あり、分散度(Mw/Mn)は1.05であった。
(実施例7:ブロック共重合体(1)の合成)
 実施例1で得られたブロック共重合体用中間体(1)1.0gを50.0mLのTHFに溶解した。そこへ1M-ジエチル亜鉛のヘキサン溶液1.0mLを添加した。溶液を撹拌しながら、-70℃に冷却した。実施例5で得られたスチレンポリマーブロック(1)の溶液を20mL(過剰量)添加し、-70℃で12時間反応させた後(反応溶液が薄い赤色を示す。)、メタノールを加えて反応を停止させて、ブロック共重合体(1)の溶液を得た。
 上記で得られたブロック共重合体(1)の溶液50mLをシクロヘキサン/ヘプタン=10/3(質量比)の混合溶液300mLへ滴下し、再沈精製により未反応のスチレンポリマーブロック(1)を除去した。再沈精製作業を2回行った。得られたブロック共重合体(1)の数平均分子量(Mn)は177,500であり、重量平均分子量(Mw)は184,200であり、分散度(Mw/Mn)は1.04であった。
(実施例8:ブロック共重合体(2)の合成)
 アルゴンガスで置換した500mLメジューム瓶中に、実施例1で得られたブロック共重合体用中間体(1)5.0gを50.0mLのTHFに溶解させ、そこへジエチル亜鉛5.0mLを添加した。調製したブロック共重合体用中間体(1)の溶液をメジューム瓶に接続し、プランジャーポンプを用いてマイクロリアクター装置に送りこめるようにセットした。管継手径250μmのマイクロミキサー及び内径0.5mm、長さ100cm+内径2.17mm、長さ60mのチューブリアクターで構成される反応器の上流から、実施例6で得られたスチレンポリマーブロック(2)の溶液を13.0mL/分、ブロック共重合体用中間体(1)の溶液を5.0mL/分の速度で送液して混合することにより反応を行った。なお、反応はすべて-70℃の恒温槽に浸漬することにより行った。
 薄い赤色反応溶液を実施例1で調製したメタノール溶液に投入して反応を停止し、ブロック共重合体(2)の溶液を得た。実施例8の簡略化した反応手順を図2に示す。
 上記で得られたブロック共重合体(2)の溶液20mLをシクロヘキサン/ヘプタン=10/2(質量比)の混合溶液100mLへ滴下し、再沈精製により未反応のスチレンポリマーブロック(2)を除去した。次いで、ろ過、乾燥後、10mLのアセトニトリルに分散させ、ろ過により未反応のブロック共重合体用中間体(3)を除去した。得られた重合体の数平均分子量(Mn)は110,300であり、重量平均分子量(Mw)は116,200であり、分散度(Mw/Mn)は1.05であった。
 実施例7及び8で用いた原料であるブロック共重合体用中間体及びスチレンポリマーブロック、並びに得られたブロック共重合体(1)及び(2)の分子量及び分散度を表3に示す。

    (一般式(3)中、R及びRはそれぞれ独立して重合開始剤残基を表し、R及びRはそれぞれ独立して芳香族基又はアルキル基を表し、Yは(メタ)アクリル酸エステルのポリマーブロックを表し、Yはスチレン又はその誘導体のポリマーブロックを表し、Lは炭素原子数1~6のアルキレン基を表し、m及びnはそれぞれ独立して1~5の整数を表す。)
  3.  複数の液体を混合可能な流路を備えるマイクロリアクターを用いて、重合開始剤とシリルエーテルアルキル基を有するジフェニルエチレンとを反応させた後、この反応物に(メタ)アクリル酸エステルを導入してリビングアニオン重合させることにより、(メタ)アクリル酸エステルのポリマーブロックを得た後、前記ジフェニルエチレンが有するシリルエーテル基をハロゲン原子に置換させることを特徴とする上記一般式(1)で表されるブロック共重合体用中間体の製造方法。
  4.  複数の液体を混合可能な流路を備えるマイクロリアクターを用いて、スチレン又はその誘導体を重合開始剤の存在下でリビングアニオン重合させた後、シリルエーテルアルキル基を有するジフェニルエチレンと反応させるにより、スチレン又はその誘導体のポリマーブロックを得た後、前記ジフェニルエチレンが有するシリルエーテル基をハロゲン原子に置換させることを特徴とする上記一般式(2)で表されるブロック共重合体用中間体の製造方法。
  5.  複数の液体を混合可能な流路を備えるマイクロリアクター又はバッチ式反応器を用いて、スチレン又はその誘導体を重合開始剤の存在下でリビングアニオン重合させた後、ジフェニルエチレンと反応させて得られた重合体(S)のアニオン末端と、請求項3記載の製造方法で得られた上記一般式(1)で表されるブロック共重合体用中間体が有するハロゲン原子との置換反応により結合させることを特徴とする上記一般式(3)で表されるブロック共重合体の製造方法。
  6.  複数の液体を混合可能な流路を備えるマイクロリアクター又はバッチ式反応器を用いて、重合開始剤とジフェニルエチレンとを反応させた後、この反応物に(メタ)アクリル酸エステルを導入してリビングアニオン重合させて得られた重合体(A)のアニオン末端と、請求項4記載の製造方法で得られた上記一般式(2)で表されるブロック共重合体用中間体が有するハロゲン原子との置換反応により結合させることを特徴とする上記一般式(4)で表されるブロック共重合体の製造方法。
