Abstract

Description
本発明は、半導体装置及び半導体装置の製造方法に関する。
半導体装置は、パワーデバイスを含む半導体チップを備えて、電力変換装置として利用されている。パワーデバイスは、スイッチング素子である。スイッチング素子は、例えば、IGBT(Insulated Gate Bipolar Transistor)、パワーMOSFET(Metal Oxide Semiconductor Field Effect Transistor)である。
このような半導体装置は、絶縁回路基板と半導体チップとプリント基板とを備えている。絶縁回路基板は絶縁板と絶縁板上に設けられた複数の回路パターンとを備えている。半導体チップは所定の回路パターン上に設けられる。プリント基板は、所定の回路層を含んでいる。このようなプリント基板の貫通孔に導電ポストが圧入されて挿通される。プリント基板に取り付けられた導電ポストが、絶縁回路基板の回路パターン並びに半導体チップに接合される。このように一体化された絶縁回路基板とプリント基板と半導体チップとが金型内にセットされ、金型内部に樹脂が注入されて封止されることで、半導体装置が製造される(例えば、特許文献1~5を参照)。または、絶縁回路基板及び半導体チップが樹脂で封止された半導体装置から延伸される外部端子に対して、プリント基板を接合させて、パワーモジュール、プリント基板、ヒートシンクがねじ締めすることもある(例えば、特許文献6を参照)。
また、このような半導体装置を一つのユニットとし、複数のユニットが冷却体上に配置され、複数のユニットのおもて側に配線基板を設けて、配線基板と冷却体とがボルト締めされることが行われている(例えば、特許文献7を参照)。また、プリント基板が樹脂構造体にねじにより固定されることも行われている(例えば、特許文献8を参照)。
ところで、半導体装置において、プリント基板に取り付けられた導電ポストをはんだにより絶縁回路基板の回路パターン並びに半導体チップに接合するために加熱すると、プリント基板に反りが生じてしまう。このため、導電ポストが回路パターン並びに半導体チップから離間してしまい、機械的かつ電気的に接続することができない。このようにして製造された半導体装置は、信頼性が低く、場合によっては不良品となることもある。
本発明は、このような点に鑑みてなされたものであり、導電ポストが確実に機械的かつ電気的に接続された半導体装置及び半導体装置の製造方法を提供することを目的とする。
本発明の一観点によれば、主面に電極を備える半導体チップと、絶縁板と前記絶縁板のおもて面に形成され、前記半導体チップが配置された回路パターンとを含む絶縁回路基板と、下端部が前記回路パターンのおもて面及び前記半導体チップの前記電極の少なくとも一方に接合され、上端部が前記絶縁回路基板のおもて面に対して鉛直上方に延伸する複数の導電ポストと、前記複数の導電ポストの上端部側に接合され、前記絶縁回路基板に対向配置されたプリント基板と、を有し、前記プリント基板は、前記絶縁回路基板のおもて面にスペーサ部を挟んで、前記絶縁回路基板に対向配置され、押圧部が前記プリント基板を挟んで前記スペーサ部上に配置されている、半導体装置が提供される。

以下、図面を参照して、実施の形態について説明する。なお、以下の説明において、「おもて面」及び「上面」とは、図の半導体装置10において、上側(+Z方向)を向いたX-Y面を表す。同様に、「上」とは、図の半導体装置10において、上側(+Z方向)の方向を表す。「裏面」及び「下面」とは、図の半導体装置10において、下側(-Z方向)を向いたX-Y面を表す。同様に、「下」とは、図の半導体装置10において、下側(-Z方向)の方向を表す。必要に応じて他の図面でも同様の方向性を意味する。「おもて面」、「上面」、「上」、「裏面」、「下面」、「下」、「側面」は、相対的な位置関係を特定する便宜的な表現に過ぎず、本発明の技術的思想を限定するものではない。例えば、「上」及び「下」は、必ずしも地面に対する鉛直方向を意味しない。つまり、「上」及び「下」の方向は、重力方向に限定されない。また、以下の説明において「主成分」とは、80vol%以上含む場合を表す。
[第1の実施の形態]
第1の実施の形態の半導体装置について、図1及び図2を用いて説明する。図1は、第1の実施の形態の半導体装置の側断面図であり、図2は、第1の実施の形態の半導体装置の平面図である。なお、図1は、図2における一点鎖線X-Xの断面図である。また、図2は、図1において、封止部材60の上部を除いたプリント基板30の平面図である。
第1の実施の形態の半導体装置について、図1及び図2を用いて説明する。図1は、第1の実施の形態の半導体装置の側断面図であり、図2は、第1の実施の形態の半導体装置の平面図である。なお、図1は、図2における一点鎖線X-Xの断面図である。また、図2は、図1において、封止部材60の上部を除いたプリント基板30の平面図である。
半導体装置10は、図1に示されるように、絶縁回路基板20と半導体チップ24a,24bとプリント基板30と外部端子40a,40bと導電ポスト41a~41eとを備える。さらに、半導体装置10は、スペーサ部50と押圧部51とを備える。半導体装置10は、これらの部品が封止部材60により封止されている。また、半導体装置10では、絶縁回路基板20の裏面(金属板22の裏面)が表出されるように封止部材60により封止されている。
絶縁回路基板20は、平面視で、矩形状を成している、絶縁回路基板20は平面視で、Y方向に延伸する長辺とX方向に延伸する短辺とを備える。絶縁回路基板20は、絶縁板21と絶縁板21の裏面に設けられた金属板22と絶縁板21のおもて面に設けられた回路パターン23a,23bとを含んでいる。絶縁板21及び金属板22は、平面視で矩形状である。また、絶縁板21及び金属板22は、角部がR面取り、C面取りされていてもよい。金属板22のサイズは、平面視で、絶縁板21のサイズより小さく、絶縁板21の内側に形成されている。
絶縁板21は、熱伝導性の良いセラミックスまたは絶縁樹脂により構成されている。セラミックスは、例えば、酸化アルミニウム、窒化アルミニウム、窒化珪素である。絶縁樹脂は、例えば、紙フェノール基板、紙エポキシ基板、ガラスコンポジット基板、ガラスエポキシ基板である。
金属板22は、熱伝導性に優れた金属により構成されている。このような金属は、例えば、アルミニウム、鉄、銀、銅、または、少なくともこれらの一種を含む合金である。また、金属板22の厚さは、0.1mm以上、4.0mm以下である。金属板22の表面に対して、耐食性を向上させるために、めっき処理を行ってもよい。この際、用いられるめっき材は、例えば、ニッケル、ニッケル-リン合金、ニッケル-ボロン合金である。
回路パターン23a,23bは、導電性に優れた金属により構成されている。このような金属は、例えば、銀、銅、ニッケル、または、少なくともこれらの一種を含む合金である。また、回路パターン23a,23bの厚さは、0.1mm以上、4.0mm以下である。回路パターン23a,23bの表面に対して、耐食性を向上させるために、めっき処理を行ってもよい。この際、用いられるめっき材は、例えば、ニッケル、ニッケル-リン合金、ニッケル-ボロン合金である。回路パターン23a,23bは以下のようにして形成される。例えば、絶縁板21のおもて面に金属層を形成し、この金属層に対してエッチング等の加工処理が行われて得られる。または、予め金属層から切り出した回路パターン23a,23bを絶縁板21のおもて面に圧着させてもよい。なお、図1に示す回路パターン23a,23bは一例である。必要に応じて、回路パターンの個数、形状、大きさ等を適宜選択できる。
このような部品により構成される絶縁回路基板20に、例えば、DCB(Direct Copper Bonding)基板、AMB(Active Metal Brazed)基板、樹脂絶縁基板を用いることができる。
半導体チップ24a,24bは、シリコン、シリコンカーバイド、ガリウムナイトライド、または、ガリウムオキサイドを主成分として構成されたパワーデバイスである。パワーデバイスは、ダイオード素子またはスイッチング素子である。
半導体チップ24aは、ダイオード素子を含む。ダイオードは、例えば、SBD(Schottky Barrier Diode)、PiN(P-intrinsic-N)ダイオード等のFWD(Free Wheeling Diode)である。このような半導体チップ24aは、裏面に主電極として出力電極(カソード電極)を、おもて面に主電極として入力電極(アノード電極)をそれぞれ備えている。上記の半導体チップ24aは、その裏面が回路パターン23a上に、はんだ25aにより接合されている。半導体チップ24aのおもて面の主電極に対しても、導電ポスト41aが機械的かつ電気的に接続される。
半導体チップ24bは、スイッチング素子を含んでいる。スイッチング素子は、例えば、IGBT、パワーMOSFETである。半導体チップ24bがIGBTである場合には、裏面に主電極としてコレクタ電極を、おもて面に、制御電極としてゲート電極及び主電極としてエミッタ電極をそれぞれ備えている。半導体チップ24bがパワーMOSFETである場合には、裏面に主電極としてドレイン電極を、おもて面に、制御電極としてゲート電極及び主電極としてソース電極をそれぞれ備えている。上記の半導体チップ24bは、その裏面が回路パターン23a上に、はんだ25bにより接合されている。半導体チップ24bのおもて面の主電極に対しては導電ポスト41bが、制御電極に対しては導電ポスト41cが機械的かつ電気的にそれぞれ接続される。
なお、半導体チップ24a,24bに代えて、IGBT及びFWBの機能を合わせ持つRC(Reverse-Conducting)-IGBTを含む半導体チップを用いてもよい。また、図1では、一例として、半導体チップ24a,24bが設けられている場合を示しているに過ぎない。この場合に限らず、半導体装置10の仕様等に応じた組数を設けることができる。
半導体チップ24a,24bと回路パターン23aとを接合するはんだ25a,25bは、鉛フリーはんだが用いられる。鉛フリーはんだは、例えば、錫-銀-銅からなる合金、錫-亜鉛-ビスマスからなる合金、錫-銅からなる合金、錫-銀-インジウム-ビスマスからなる合金のうち少なくともいずれかの合金を主成分とする。さらに、はんだには、添加物が含まれていてもよい。添加物は、例えば、ニッケル、ゲルマニウム、コバルトまたはシリコンである。はんだは、添加物が含まれることで、濡れ性、光沢、結合強度が向上し、信頼性の向上を図ることができる。はんだに代えて、金属焼結体を用いてもよい。金属焼結体は、例えば、銀及び銀合金を主成分とする。
プリント基板30は、水平に配置されている絶縁回路基板20に対向して設けられている。このようなプリント基板30は、図1に示されるように、絶縁層31と絶縁層31のおもて面に形成された上部回路層32とを備えている。さらに、プリント基板30は、絶縁層31の裏面に下部回路層33を備えていてもよい。また、プリント基板30は、おもて面から裏面に貫通して導電ポスト41a~41eが形成されている。導電ポスト41a~41eは、上部回路層32及び下部回路層33に電気的に接続されている。さらに、プリント基板30の絶縁回路基板20の角部に対向する箇所に外部端子40a,40bが形成されている。外部端子40a,40bは、上部回路層32及び下部回路層33に電気的に接続されている。
絶縁層31は、平板状であって絶縁性の材質により構成されている。このような材質は、基体に対して樹脂を浸漬させたものである。この基体は、例えば、紙、ガラス布、ガラス不織布が用いられる。樹脂には、例えば、フェノール樹脂、エポキシ樹脂、ポリイミド樹脂が用いられる。絶縁層31の具体例としては、紙フェノール基板、紙エポキシ基板、ガラスエポキシ基板、ガラスポリイミド基板、ガラスコンポジット基板が挙げられる。このような絶縁層31もまた、平面視で矩形状である。絶縁層31は、角部がR面取り、C面取りされていてもよい。
上部回路層32及び下部回路層33は、所定の回路が構成されるようにパターン化されている。なお、図1及び図2では、上部回路層32及び下部回路層33は、便宜的に一層として記載しているに過ぎない。上部回路層32及び下部回路層33は、導電性に優れた材料により構成されている。このような材料は、例えば、銀、銅、ニッケル、または、少なくともこれらの一種を含む合金等により構成されている。上部回路層32及び下部回路層33の表面に対して、耐食性を向上させるために、めっき処理を行ってもよい。このめっき処理で用いられる材料は、ニッケル、ニッケル-リン合金、ニッケル-ボロン合金等がある。
このようなプリント基板30は、例えば、次のようにして形成することができる。絶縁層31のおもて面及び裏面にそれぞれ金属箔を貼り付けて、所定形状のレジストを印刷する。印刷したレジストをマスクとして、絶縁層31のおもて面及び裏面のそれぞれの金属箔をエッチングして、残ったレジストを除去する。これにより、絶縁層31のおもて面及び裏面に上部回路層32及び下部回路層33がそれぞれ形成される。そして、絶縁層31と上部回路層32及び下部回路層33との積層体の所定の位置に対して孔開け加工を行って、複数の貫通孔(図示を省略)を形成する。複数の貫通孔に対して、耐食性を向上させるために、めっき処理を行ってもよい。この際、例えば、はんだめっき、無電解金めっきが行われる。水溶性フラックス処理を行ってもよい。
外部端子40a,40bは、プリント基板30の貫通孔に圧入されて挿通されている。この際、圧入箇所がはんだにより覆われている。そして、外部端子40a,40bは、プリント基板30の上部回路層32及び下部回路層33に電気的に接続されている。外部端子40a,40bの下端部は絶縁回路基板20の回路パターン23a,23bにはんだ25cを介して接合されている。または、絶縁回路基板20の回路パターン23a,23bに、外部端子40a,40bの取り付け位置を開口しておき、この開口にはんだ25cを介して外部端子40a,40bの下端部を接合してもよい。また、絶縁回路基板20の回路パターン23a,23bの外部端子40a,40bの取り付け位置に筒状のコンタクト部品をはんだを介して接合して、当該コンタクト部品に外部端子40a,40bの下端部を圧入してもよい。この際のコンタクト部品は、導電性に優れた材質により構成されている。このような材質は、例えば、銀、銅、ニッケル、または、少なくともこれらの一種を含む合金が挙げられる。
また、外部端子40a,40bは、柱状であって、その断面は、円形または矩形状を成している。外部端子40a,40bは、導電性に優れた材質により構成されている。このような材質として、例えば、銀、銅、ニッケル、または、少なくともこれらの一種を含む合金が挙げられる。外部端子40a,40bの表面に対して、耐食性を向上させるために、めっき処理を行ってもよい。このめっき処理の材料は、例えば、ニッケル、ニッケル-リン合金、ニッケル-ボロン合金が挙げられる。また、外部端子40a,40bの断面の直径(円形の場合)または対角線の長さ(矩形状の場合)は、それぞれ、プリント基板30の貫通孔の直径よりも数%長くなっている。これにより、外部端子40a,40bがプリント基板30の貫通孔に対して圧入される。
導電ポスト41a~41eは、プリント基板30の貫通孔に圧入されて挿通されている。この際、圧入箇所がはんだ(図示を省略)により覆われている。導電ポスト41aの下端部は、半導体チップ24aのおもて面の主電極にはんだ25cを介して接合されている。導電ポスト41bの下端部は、半導体チップ24bのおもて面の主電極にはんだ25cを介して接合されている。導電ポスト41cの下端部は、半導体チップ24bのおもて面の制御電極にはんだ25cを介して接合されている。導電ポスト41d,41eの下端部は、絶縁回路基板20の回路パターン23a,23bにはんだ25cを介してそれぞれ接合されている。このような導電ポスト41a~41eは、柱状であって、その断面は、円形または矩形状を成している。また、導電ポスト41a~41eの長さは、外部端子40a,40bの長さよりも十分短い。導電ポスト41a~41eは、導電性に優れた材質により構成されている。このような材質として、例えば、銀、銅、ニッケル、または、少なくともこれらの一種を含む合金が挙げられる。導電ポスト41a~41eの表面に対して、耐食性を向上させるために、めっき処理を行ってもよい。このめっき処理の材料は、例えば、ニッケル、ニッケル-リン合金、ニッケル-ボロン合金が挙げられる。また、導電ポスト41a~41eの断面の直径(円形の場合)または対角線の長さ(矩形状の場合)は、それぞれ、プリント基板30の貫通孔の直径よりも数%長くなっている。これにより、導電ポスト41a~41eがプリント基板30の貫通孔に対して圧入される。
スペーサ部50及び押圧部51は、それぞれ、耐熱性を備え、熱膨張係数が小さな材料を主成分として構成されている。このような材料は、例えば、セラミックス、カーボン、または、これらの複合材料が挙げられる。
スペーサ部50は、絶縁回路基板20の平面視で四隅にそれぞれ配置されて、プリント基板30が配置されている。すなわち、プリント基板30の四隅の裏面は、スペーサ部50によりそれぞれ支持されている。また、スペーサ部50は、角柱状を成しており、スペーサ部50の上面及び下面を貫通する貫通孔50aが形成されている。このため、スペーサ部50の貫通孔50aには外部端子40a,40bが挿通されている。このようなスペーサ部50の下面から上面までの高さは、プリント基板30が絶縁回路基板20に対して離間させたい距離に対応している。スペーサ部50の形状は、このような高さが維持されればよく、角柱状に限らず、円柱状でもよい。
スペーサ部50は、このような高さが維持されれば、必ずしも、外部端子40a,40bが挿通される必要はない。スペーサ部50に外部端子40a,40bを挿通させることで、絶縁回路基板20上の限られたスペースに対して、スペーサ部50を配置することができる。また、スペーサ部50の貫通孔50aに外部端子40a,40bを挿通させることで、外部端子40a,40bに接合されているプリント基板30の平面(X-Y面)方向の位置ずれを抑制することができる。また、スペーサ部50は、このような高さが維持されれば、必ずしも、絶縁回路基板20の四隅に配置する必要はない。しかしながら、スペーサ部50を絶縁回路基板20の四隅に配置することで、その上にプリント基板30を安定して配置することができる。また、半導体装置10の設計仕様等により、四隅に外部端子40a,40bが無い場合でも、スペーサ部50を絶縁回路基板20の四隅に配置してもよい。この場合、絶縁回路基板20の四隅に、外部端子40a,40bと同様の支持棒を設けて、当該支持棒をスペーサ部50の貫通孔50aに挿通させてもよい。これにより、スペーサ部50の平面(X-Y面)方向のずれを抑制することができる。
押圧部51は、スペーサ部50上に、プリント基板30を挟んで配置されている。これにより、プリント基板30をスペーサ部50側に押圧することができる。また、押圧部51は、角柱状を成しており、押圧部51の上面及び下面を貫通する貫通孔51aが形成されている。このため、押圧部51は、貫通孔51aが外部端子40a,40bに挿通されている。このような押圧部51の下面から上面までの高さは、押圧部51をプリント基板30上に配置した際に、半導体装置10の高さを超えない程度であればよい。押圧部51は、スペーサ部50上に配置されればよい。このため、押圧部51の形状は、角柱状に限らず、円柱状でもよい。また、押圧部51は、スペーサ部50上に配置されればよく、必ずしも貫通孔51aを要しない。スペーサ部50に外部端子40a,40bが挿通されていない場合には、押圧部51もまた外部端子40a,40bに挿通されない。押圧部51に外部端子40a,40bを挿通させることで、押圧部51の平面(X-Y面)方向のずれを抑制することができる。このため、押圧部51はプリント基板30をスペーサ部50に対して確実に押圧することができる。また、押圧部51は、少なくとも、スペーサ部50上に配置されることが好ましい。押圧部51は、プリント基板30上で領域に余裕があり、空いた領域に配置されることでプリント基板30を押圧することができれば、プリント基板30上のそのような領域に適宜配置してもよい。
プリント基板30は、外部端子40a,40bに挿通されたスペーサ部50及び押圧部51により押圧される。このようなプリント基板30は、平面(X-Y面)方向の位置ずれが防止されると共に、鉛直上方(Z方向)の移動も規制される。このため、プリント基板30は略水平状態が維持されるため、絶縁回路基板20並びに半導体チップ24a,24bのおもて面に対する導電ポスト41a~41eの下端部の接合が維持される。なお、これらについては再度後述する。
封止部材60は、熱硬化性樹脂と充填剤とを含んでいる。熱硬化性樹脂は、例えば、エポキシ樹脂、フェノール樹脂、マレイミド樹脂である。充填剤は、無機物のフィラーが用いられる。無機物のフィラーの例として、酸化シリコン、酸化アルミニウム、窒化ホウ素または窒化アルミニウムが挙げられる。また、封止部材60には、必要に応じた量の離型剤が含有されている。離型剤は、例えば、ワックス系、シリコーン系、フッ素系が用いられる。なお、このような封止部材60により封止された半導体装置10では、その裏面で絶縁回路基板20の金属板22が表出されている。この際の金属板22は、封止部材60の裏面と同一平面を成し、または、当該裏面から外部(-Z方向)に突出していてもよい。
このような半導体装置10の裏面に接合部材を介して冷却ユニット(図示を省略)を取り付けてもよい。ここで用いられる接合部材は、はんだ、ろう材、または、金属焼結体である。はんだは、鉛フリーはんだが用いられる。鉛フリーはんだは、例えば、錫、銀、銅、亜鉛、アンチモン、インジウム、ビスマスの少なくとも2つを含む合金を主成分とする。さらに、はんだには、添加物が含まれてもよい。添加物は、例えば、ニッケル、ゲルマニウム、コバルトまたはシリコンである。はんだは、添加物が含まれることで、濡れ性、光沢、結合強度が向上し、信頼性の向上を図ることができる。ろう材は、例えば、アルミニウム合金、チタン合金、マグネシウム合金、ジルコニウム合金、シリコン合金の少なくともいずれかを主成分とする。絶縁回路基板20は、このような接合部材を用いたろう付け加工で接合することができる。金属焼結体は、例えば、銀及び銀合金を主成分とする。または、接合部材は、サーマルインターフェースマテリアルであってよい。サーマルインターフェースマテリアルは、例えば、エラストマーシート、RTV(Room Temperature Vulcanization)ゴム、ゲル、フェイズチェンジ材を含む接着材である。このようなろう材またはサーマルインターフェースマテリアルを介して冷却ユニットに取り付けることで、半導体装置10の放熱性を向上させることができる。なお、冷却ユニットは、例えば、複数のフィンから構成されるヒートシンク並びに水冷による冷却装置が挙げられる。ヒートシンクは、熱伝導性に優れたアルミニウム、鉄、銀、銅、または、少なくともこれらの一種を含む合金により構成される。そして、耐食性を向上させるために、例えば、ニッケルを主成分とする材料をめっき処理によりヒートシンクの表面に形成してもよい。具体的には、ニッケルの他に、例えば、ニッケル-リン合金、ニッケル-ボロン合金がある。
次に、半導体装置10の製造方法について、図3~図6並びに図1,2を用いて説明する。図3は、第1の実施の形態の半導体装置の製造方法のフローチャートである。図4及び図5は、第1の実施の形態の半導体装置の製造方法に含まれる搭載工程を示す図であり、図6は、第1の実施の形態の半導体装置の製造方法に含まれる取り付け工程を示す図である。
まず、半導体装置10を構成する部品を用意する用意工程(ステップS1)を行う。半導体装置10の部品として、例えば、半導体チップ24a,24b、絶縁回路基板20、外部端子40a,40b、導電ポスト41a~41e、プリント基板30、スペーサ部50,押圧部51を用意する。上記部品は、代表的なものであり、これら以外でも必要な部品を適宜用意する。
次いで、絶縁回路基板20にはんだ、半導体チップ24a,24b等をセットする絶縁回路基板組み立て工程(ステップS2a)と、プリント基板30に外部端子40a,40b及び導電ポスト41a~41eを取り付けるプリント基板組み立て工程(ステップS2b)を行う。なお、絶縁回路基板組み立て工程(ステップS2a)及びプリント基板組み立て工程(ステップS2b)の実施順序はどちらが先でもよい。
絶縁回路基板組み立て工程(ステップS2a)では、絶縁回路基板20の回路パターン23aの所定領域に、板はんだ(図示を省略)を介して半導体チップ24a,24bをセットする。また、絶縁回路基板20の回路パターン23a,23bの外部端子40a,40b及び導電ポスト41a~41eの接合予定領域に同様に板はんだをセットする。
プリント基板組み立て工程(ステップS2b)では、外部端子40a,40b及び導電ポスト41a~41eをプリント基板30の所定の貫通孔に挿通させておき、はんだで接合しておいてもよい(図4の上側を参照)。
次いで、ステップS2a,S2bで得られた絶縁回路基板20にプリント基板30を搭載する搭載工程(ステップS3)を行う。ステップS2aで組み立てた絶縁回路基板20の回路パターン23aの外部端子40a,40bの接合予定領域に貫通孔50aが対応するようにスペーサ部50を配置する。スペーサ部50が配置された絶縁回路基板20に対して、ステップS2bで組み立てたプリント基板30を搭載する。この際、図4に示されるように、プリント基板30に設けられた外部端子40a,40bをスペーサ部50の貫通孔50aに位置合わせする。さらに、プリント基板30の導電ポスト41a~41eの下端部を板はんだが配置された半導体チップ24a,24b及び回路パターン23a,23bに位置合わせする。
そして、図5に示されるように、絶縁回路基板20及び半導体チップ24a,24bに対して外部端子40a,40b及び導電ポスト41a~41eのそれぞれの下端部が当接される。特に外部端子40a,40bは、スペーサ部50の貫通孔50aに挿通されている。さらに、プリント基板30の四隅の裏面がスペーサ部50により維持される。
次いで、プリント基板30のおもて面から鉛直上方(+Z方向)に延伸する外部端子40a,40bに押圧部51を取り付ける取り付け工程を行う(ステップS4)。図5の状態において、プリント基板30のおもて面から鉛直上方(+Z方向)に延伸する外部端子40a,40bのそれぞれに対して、押圧部51の貫通孔51aを挿通させる。これにより、図6に示されるように、押圧部51がプリント基板30を挟んでスペーサ部50上にそれぞれ取り付けられる。このため、プリント基板30は、外部端子40a,40bがスペーサ部50に挿通されているため、平面(X-Y面)方向の移動が規制される。また、プリント基板30は、押圧部51及びスペーサ部50により挟持されているために、鉛直方向(±Z方向)の移動が規制される。
次いで、加熱して、はんだを溶融させた後、冷却して、はんだ接合を行うはんだ接合工程(ステップS5)を行う。ステップS4でプリント基板30が取り付けられた絶縁回路基板20を所定の温度で加熱して板はんだを溶融させる。この際、加熱により、プリント基板30は絶縁層31と上部回路層32及び下部回路層33との線膨張係数の差により反りが生じる場合がある。しかしながら、プリント基板30は、押圧部51によりスペーサ部50側に押圧されている。これにより、プリント基板30に生じる反りが矯正されて、プリント基板30がほぼ水平に維持される。さらに、プリント基板30が水平に維持されるため、導電ポスト41a~41eの下端部は、絶縁回路基板20及び半導体チップ24a,24bから離脱することなく、図6に示したように絶縁回路基板20及び半導体チップ24a,24bに対して当接した状態が維持される。そして、溶融したはんだを冷却することで、外部端子40a,40b及び導電ポスト41a~41eは絶縁回路基板20及び半導体チップ24a,24bに確実に機械的かつ電気的に接合される。
次いで、プリント基板30に取り付けられた外部端子40a,40b及び導電ポスト41a~41eが接合された絶縁回路基板20及び半導体チップ24a,24bを封止部材により封止する封止工程(ステップS6)を行う。ステップS5で一体化されたプリント基板30並びに絶縁回路基板20及び半導体チップ24a,24bを所定の金型にセットして、金型内に封止部材を充填する。封止部材が固化すると、金型から離脱させることで、図1及び図2に示される半導体装置10が得られる。
上記半導体装置10は、主面に電極を備える半導体チップ24a,24bと、絶縁板21と絶縁板21のおもて面に形成された回路パターン23a,23bとを含む絶縁回路基板20と、下端部が回路パターン23a,23b及び半導体チップ24a,24bのおもて面に接合され、上端部が回路パターン23a,23b及び半導体チップ24a,24bのおもて面に対して鉛直上方に延伸する導電ポスト41a~41eと、導電ポスト41a~41eの上端部側に接合され、絶縁回路基板20に対向配置されたプリント基板30と、を有する。この際、プリント基板30は、絶縁回路基板20のおもて面にスペーサ部50を挟んで、絶縁回路基板20に対向配置され、押圧部51がプリント基板30を挟んでスペーサ部50上に配置されている。このような半導体装置10では、押圧部51により、導電ポスト41a~41eを絶縁回路基板20及び半導体チップ24a,24bに接合するための加熱によってプリント基板30に生じる反りを矯正することができる。このため、プリント基板30が略水平に維持されるため、導電ポスト41a~41eの下端部は、絶縁回路基板20及び半導体チップ24a,24bから離脱することなく、絶縁回路基板20及び半導体チップ24a,24bに機械的かつ電気的に接合する。この結果、導電ポスト41a~41eの機械的かつ電気的接続が維持されて、半導体装置10の信頼性の低下が抑制される。
このように押圧部51はプリント基板30の反りを矯正することができれば、図1及び図2の形状、配置位置、個数に限らない。以下では、押圧部51について、図1及び図2とは異なる場合について変形例として説明する。なお、以下では、図1及び図2の半導体装置10において、主に押圧部51を異ならせている。このため、図1及び図2の半導体装置10に対して異ならせた箇所を主に説明する。異ならせていない箇所については、図1及び図2を参照することができる。
(変形例1-1)
変形例1-1の半導体装置10について、図7及び図8を用いて説明する。図7は、第1の実施の形態の変形例1-1の半導体装置の側断面図であり、図8は、第1の実施の形態の変形例1-1の半導体装置の平面図である。なお、図7は、図8における一点鎖線X-Xの断面図である。また、図8は、図7において、封止部材60の上部を除いたプリント基板30の平面図である。

変形例1-1の半導体装置10では、押圧部51がI字状を成し、絶縁回路基板20の長辺に対応する長さである。また、押圧部51は、絶縁回路基板20の対向する長辺に沿ってそれぞれ設けられ、両端部の貫通孔51aに外部端子40a,40bがそれぞれ挿通されている。変形例1-1の押圧部51は、図1及び図2の押圧部51よりもプリント基板30を押圧する面積が広い。このため、変形例1-1の押圧部51は、図1及び図2の押圧部51よりもプリント基板30の反りをより確実に矯正することができる。これに伴い、導電ポスト41a~41eの絶縁回路基板20及び半導体チップ24a,24bからの離間もより確実に防止することができる。
他方、スペーサ部50も、できる限り、押圧部51の下部に配置されることが好ましい。しかし、絶縁回路基板20及びプリント基板30を封止部材により封止する際には、絶縁回路基板20の側部から封止部材が充填される。この際、スペーサ部50は、封止部材の充填経路を塞がないような形状、配置を要する。この点を考慮すると、スペーサ部50は、第1の実施の形態を通じて、図1及び図2のように、プリント基板30の四隅に対向する箇所に配置されることが好ましい。
(変形例1-2)
変形例1-2の半導体装置10について、図9を用いて説明する。図9は、第1の実施の形態の変形例1-2の半導体装置の平面図である。なお、図9の一点鎖線X-Xにおける断面図は、図1を参照することができる。また、図9は、封止部材60の上部を除いたプリント基板30の平面図である。
変形例1-2の半導体装置10について、図9を用いて説明する。図9は、第1の実施の形態の変形例1-2の半導体装置の平面図である。なお、図9の一点鎖線X-Xにおける断面図は、図1を参照することができる。また、図9は、封止部材60の上部を除いたプリント基板30の平面図である。
変形例1-2の半導体装置10では、押圧部51がI字状を成し、絶縁回路基板20の短辺に対応する長さである。また、押圧部51は、絶縁回路基板20の対向する短辺に沿って設けられ、両端部の貫通孔51aに外部端子40a及び外部端子40bがそれぞれ挿通されている。変形例1-2の押圧部51もまた、図1及び図2の押圧部51よりもプリント基板30を押圧する面積が広い。このため、変形例1-2の押圧部51は、図1及び図2の押圧部51よりもプリント基板30の反りをより確実に矯正することができる。これに伴い、導電ポスト41a~41eの絶縁回路基板20及び半導体チップ24a,24bからの離間もより確実に防止することができる。
(変形例1-3)
変形例1-3の半導体装置10について、図10を用いて説明する。図10は、第1の実施の形態の変形例1-3の半導体装置の平面図である。なお、図10の一点鎖線X-Xにおける断面図は、図7を参照することができる。また、図10は、封止部材60の上部を除いたプリント基板30の平面図である。

変形例1-3の半導体装置10では、押圧部51が平面視で連続する環状を成し、絶縁回路基板20の長辺及び短辺に対応する長さである。また、押圧部51は、絶縁回路基板20の長辺及び短辺に沿って設けられ、四隅の貫通孔51aに外部端子40a及び外部端子40bがそれぞれ挿通されている。変形例1-3の押圧部51は、図1及び図2並びに変形例1-1,1-2の押圧部51よりもプリント基板30を押圧する面積が広い。このため、変形例1-3の押圧部51は、プリント基板30の反りをより確実に矯正することができる。これに伴い、導電ポスト41a~41eの絶縁回路基板20及び半導体チップ24a,24bからの離間もより確実に防止することができる。
なお、押圧部51は、既述のように、プリント基板30のおもて面をできる限り覆うことが望ましい。そこで、環状の押圧部51は、プリント基板30のおもて面の導電ポスト41a~41eの妨げにならないように、対向する長辺並びに対向する短辺を横断するような部分があってもよい。
(変形例1-4)
変形例1-4の半導体装置10について、図11及び図12を用いて説明する。図11は、第1の実施の形態の変形例1-4の半導体装置の側断面図であり、図12は、第1の実施の形態の変形例1-4の半導体装置の平面図である。なお、図11は、図12における一点鎖線X-Xの断面図である。また、図12は、図11において、封止部材60の上部を除いたプリント基板30の平面図である。

変形例1-4の半導体装置10では、図1及び図2の半導体装置10において、押圧部51を備えておらず、外部端子40a,40bの外周面に押圧部材40a1,40b1が形成されている。押圧部材40a1,40b1は、図11に示されるように、側面視で外部端子40a,40bの外周面から外部端子40a,40bの延伸方向(±Z方向)に対して垂直(X-Y面)方向に突出している。また、押圧部材40a1,40b1は、図12に示されるように、平面視で外部端子40a,40bの外周面から四方にそれぞれ突出している。
このような外部端子40a,40bは図3のステップS1であらかじめ用意しておき、当該外部端子40a,40bが取り付けられたプリント基板30を絶縁回路基板20に搭載する搭載工程(図3のステップS3)を行うと、プリント基板30は押圧部材40a1,40b1によりスペーサ部50側に押圧される。このため、図3のステップS4を行わずに(押圧部51を用いずに)、プリント基板30の反りを矯正することができる。
したがって、変形例1-4の半導体装置10は、図1及び図2並びに変形例1-1~1-3の場合よりも押圧部51を用いずに、また、製造工程を減らすことができ、製造コストを削減することができる。
なお、変形例1-4の外部端子40a,40bの押圧部材40a1,40b1は、例えば、外部端子40a,40bに対して鍛造加工を行って押圧部材40a1,40b1を突出させてもよい。または、外部端子40a,40bに対して溶接加工により押圧部材40a1,40b1を接合してもよい。また、押圧部材40a1,40b1は、プリント基板30をスペーサ部50側に押圧できればよい。このため、押圧部材40a1,40b1は、図12の形状に限らない。例えば、外部端子40a,40bの外周面に対して、平面視で、外周に沿って等間隔で2つ以上形成されていればよい。または、押圧部材40a1,40b1は、平面視で、外部端子40a,40bの外周面に対して、外周に沿って環状、または、扇型状を成してもよい。
また、外部端子40a,40bに形成される押圧部材40a1,40b1の長さは等方的でなくてもよい。外部端子40a,40bはプリント基板30の四隅に設けられるため、外部端子40a,40bからプリント基板30の外側を向いた押圧部材40a1,40b1はプリント基板30からはみ出さないようにするために、長さが制限される。他方、外部端子40a,40bからプリント基板30の内側を向いた押圧部材40a1,40b1は、外側を向いた押圧部材40a1,40b1よりも長くしてもよい。
(変形例1-5)
変形例1-5の半導体装置10について、図13及び図14を用いて説明する。図13は、第1の実施の形態の変形例1-5の半導体装置の側断面図であり、図14は、第1の実施の形態の変形例1-5の半導体装置の平面図である。なお、図13は、図14における一点鎖線X-Xの断面図である。また、図14は、図13において、封止部材60の上部を除いたプリント基板30の平面図である。

変形例1-5の半導体装置10では、図1及び図2の半導体装置10において、押圧部51を用いずに、プリント基板30の外部端子40a,40bが挿通されている貫通孔30aの外部端子40a,40bの周りにくさび部材40a2,40b2を差し込んでいる。なお、貫通孔30aの径は、図1及び図2のプリント基板30の外部端子40a,40bが挿通されている貫通孔の径よりも数%広く形成されている。
くさび部材40a2,40b2は、円筒状を成している。くさび部材40a2,40b2の内径(平面視で内面の径)は外部端子40a,40bの径と同一または数%小さくてもよい。くさび部材40a2,40b2の外径(平面視で外面の径)はプリント基板30の貫通孔30aの径と同一または当該径より数%大きくてもよい。また、くさび部材40a2,40b2の外面の径は-Z方向に向かうに連れて縮径していてもよい。これにより、くさび部材40a2,40b2は、外部端子40a,40bと貫通孔30a,30bとの隙間に入り込みやすくなる。さらに、くさび部材40a2,40b2のおもて面側にフランジが一体的に形成されている。フランジは、くさび部材40a2,40b2を取り付けた際にプリント基板30のおもて面からはみ出ない程度のサイズにしてもよい。くさび部材40a2,40b2もまた、耐熱性を備え、熱膨張係数が小さな材料を主成分として構成されている。このような材料は、例えば、セラミックス、カーボンまたは、これらの複合材料が用いられる。
次に、くさび部材40a2,40b2を含む半導体装置10の製造方法について図3を再度参照して説明する。なお、ここでは、図3と異なる点を主に説明する。まず、図3のステップS1では、さらに、半導体装置1を構成する部品としてくさび部材40a2,40b2を用意する。次いで、図3のステップS2bでは、プリント基板30の貫通孔30aに外部端子40a,40bを挿通する。そして、くさび部材40a2,40b2を外部端子40a,40bに挿通し、外部端子40a,40bと貫通孔30aとの間に打ち込む。くさび部材40a2,40b2により、外部端子40a,40bがプリント基板30に対して固定される。
次いで、図3のステップS3では、絶縁回路基板20に対してプリント基板30が搭載される。この際、プリント基板30に固定されている外部端子40a,40bの下端部がスペーサ部50の貫通孔50aに挿通して絶縁回路基板20のおもて面に当接する。外部端子40a,40bにプリント基板30は固定されて、プリント基板30のおもて面はくさび部材40a2,40b2のフランジによりスペーサ部50側に押圧される。
この後、図3のステップS4を行わずに(押圧部51を用いずに)、ステップS5の工程を行う。プリント基板30のおもて面はくさび部材40a2,40b2のフランジによりスペーサ部50側に押圧されているため、加熱によるプリント基板30の反りを矯正することができる。このため、プリント基板30が水平に維持されるため、導電ポスト41a~41eの下端部は、絶縁回路基板20及び半導体チップ24a,24bから離脱することなく、絶縁回路基板20及び半導体チップ24a,24bに対して当接した状態が維持されて確実に接合される。次いで、図3のステップS6の封止工程を行って、図13及び図14に示される半導体装置10が得られる。
したがって、変形例1-5の半導体装置10は、図1及び図2並びに変形例1-1~1-3に対して、押圧部51を用いずに、また、製造工程を減らすことができ、製造コストを削減することができる。
(変形例1-6)
変形例1-6の半導体装置10について、図15及び図16を用いて説明する。図15は、第1の実施の形態の変形例1-6の半導体装置の側断面図であり、図16は、第1の実施の形態の変形例1-6の半導体装置の平面図である。なお、図15は、図16における一点鎖線X-Xの断面図である。また、図16は、図15において、封止部材60の上部を除いたプリント基板30の平面図である。

変形例1-6の半導体装置10では、外部端子40a,40bが設けられていない場合を例に挙げて説明する。このような半導体装置10では、スペーサ部50の押圧部51と対向する上面に絶縁回路基板20のおもて面に対して鉛直上方(+Z方向)に延伸する凸部50bが形成されている。プリント基板30の四隅(の貫通孔(図示を省略))はスペーサ部50上に配置されていると共に、凸部50bが挿通されている。凸部50bは、円柱、角柱のいずれでもよい。また、凸部50bは、プリント基板30の厚さよりも長いことを要する。
また、押圧部51のスペーサ部50に対向する下面には、貫通孔51aが形成されている。貫通孔51aは、凸部50bに対応した形状及び大きさである。また、貫通孔51aは、図1に示したように押圧部51の裏面からおもて面にかけて貫通していてもよく、また、図15に示されるように、おもて面を貫通していなくてもよい。このような押圧部51の貫通孔51aにはプリント基板30のおもて面に突出する凸部50bが嵌合されており、プリント基板30は押圧部51とスペーサ部50とで挟持されている。
次に、このようなスペーサ部50及び押圧部51を含む半導体装置10の製造方法について図3を再度参照して説明する。なお、ここでは、図3と同様に異なる点を主に説明する。まず、図3のステップS1では、凸部50bを備えるスペーサ部50及び貫通孔51aが形成された押圧部51を用意する。なお、ここでは、外部端子40a,40bは含まれない。
次いで、図3のステップS3では、絶縁回路基板20に対して、スペーサ部50を介して、ステップS2bで組み立てたプリント基板30を搭載する。この際、スペーサ部50の凸部50bをプリント基板30の四隅に挿通させて、プリント基板30の導電ポスト41a~41eの下端部を板はんだが配置された半導体チップ24a,24b及び回路パターン23a,23bに搭載する。
次いで、図3のステップS4では、プリント基板30から突出した凸部50bを貫通孔51aに貫通させて、プリント基板30を挟んでスペーサ部50上に押圧部51を取り付ける。このため、プリント基板30は、スペーサ部50の凸部51bに挿通されているため、平面(X-Y面)方向の移動が規制される。また、プリント基板30は、押圧部51及びスペーサ部50により挟持されているために、鉛直方向(±Z方向)の移動が規制される。次いで、図3のステップS5の工程を行う。この際、加熱に伴い、プリント基板30に反りが生じようとしても、押圧部51によりスペーサ部50側に押圧されている。これにより、プリント基板30に生じる反りが矯正されて、プリント基板30がほぼ水平に維持される。このため、導電ポスト41a~41eの下端部は、絶縁回路基板20及び半導体チップ24a,24bに対して当接した状態が維持される。この結果、導電ポスト41a~41eは絶縁回路基板20及び半導体チップ24a,24bに確実に接合される。最後に、図3のステップS6の工程を行って、図15及び図16の半導体装置10が得られる。
したがって、変形例1-6の半導体装置10は、外部端子40a,40bを含まなくても、スペーサ部50に凸部50bが、押圧部51に貫通孔51aがそれぞれ形成されているために、プリント基板30の反りを矯正して、導電ポスト41a~41eの下端部の絶縁回路基板20及び半導体チップ24a,24bに対する当接を維持することができる。この結果、導電ポスト41a~41eの機械的かつ電気的接続が維持されて、半導体装置10の信頼性の低下が抑制される。
なお、変形例1-6では、凸部50b及び貫通孔51aをスペーサ部50及び押圧部51にそれぞれ形成した場合を説明している。この場合に限らず、凸部50bを、押圧部51の下面に、貫通孔51aをスペーサ部50の上面に形成してもよい。
[第2の実施の形態]
第2の実施の形態では、外部端子を含まない半導体装置について説明する。なお、第2の実施の形態では、第1の実施の形態の半導体装置10と同じ構成には同じ符号を付して、それらの説明は簡略し、または、省略する。まず、このような半導体装置について、図17及び図18を用いて説明する。図17は、第2の実施の形態の半導体装置の側断面図であり、図18は、第2の実施の形態の半導体装置の平面図である。
第2の実施の形態では、外部端子を含まない半導体装置について説明する。なお、第2の実施の形態では、第1の実施の形態の半導体装置10と同じ構成には同じ符号を付して、それらの説明は簡略し、または、省略する。まず、このような半導体装置について、図17及び図18を用いて説明する。図17は、第2の実施の形態の半導体装置の側断面図であり、図18は、第2の実施の形態の半導体装置の平面図である。
半導体装置10aは、図17及び図18に示されるように、絶縁回路基板20と半導体チップ24a,24bとプリント基板30と導電ポスト41a~41eとを備える。また、半導体装置10aは、第1の実施の形態の半導体装置10と異なり、外部端子40a,40bとスペーサ部50と押圧部51とを含まない。そして、半導体装置10aは、これらの部品が封止部材60により封止されている。半導体装置10aもまた、絶縁回路基板20の裏面(金属板22の裏面)が表出されるように封止部材60により封止されている。
次に、半導体装置10aの製造方法について、図19~図22並びに図17,18を用いて説明する。図19は、第2の実施の形態の半導体装置の製造方法のフローチャートである。図20及び図21は、第2の実施の形態の半導体装置の製造方法に含まれる搭載工程を示す図であり、図22は、第2の実施の形態の半導体装置の製造方法に含まれる取り付け工程を示す図である。なお、第1の実施の形態の図3の製造方法と異なる工程を主に説明する。
まず、半導体装置10を構成する部品を用意する用意工程(ステップS1)を行う。用意工程では、半導体チップ24a,24b、絶縁回路基板20、導電ポスト41a~41e、プリント基板30、スペーサ部50、押圧部51等を用意する。
次いで、絶縁回路基板20にはんだ、半導体チップ24a,24b等を配置する絶縁回路基板組み立て工程(ステップS2a)と、プリント基板30に導電ポスト41a~41eを取り付けるプリント基板組み立て工程(ステップS2b)を行う。なお、絶縁回路基板組み立て工程(ステップS2a)及びプリント基板組み立て工程(ステップS2b)の実施順序はどちらが先でもよい。
絶縁回路基板組み立て工程(ステップS2a)では、図20に示されるように、金型70内に、絶縁回路基板20をセットして、絶縁回路基板20の回路パターン23aの所定領域に、板はんだ(図示を省略)を介して半導体チップ24a,24bを配置する。また、絶縁回路基板20の回路パターン23a,23b及び半導体チップ24a,24bの導電ポスト41a~41eの接合予定領域に同様に板はんだを配置する。さらに、絶縁回路基板20の四隅にスペーサ部50を配置する。プリント基板組み立て工程(ステップS2b)では、導電ポスト41a~41eをプリント基板30の所定の貫通孔に挿通させておき、はんだで接合しておいてもよい。
次いで、ステップS2a,S2bで得られた絶縁回路基板20にプリント基板30を搭載する搭載工程(ステップS3)を行う。ステップS2aで組み立てた絶縁回路基板20に対して、ステップS2bで組み立てたプリント基板30を搭載する。これにより、図21に示されるように、プリント基板30をスペーサ部50上に配置し、プリント基板30の導電ポスト41a~41eの下端部を板はんだが配置された半導体チップ24a,24b及び回路パターン23a,23bに当接させる。
次いで、プリント基板30のおもて面に押圧部51を取り付ける取り付け工程を行う(ステップS4)。図22に示されるように、押圧部51を、プリント基板30を挟んで、スペーサ部50上にそれぞれ取り付ける。プリント基板30は、押圧部51及びスペーサ部50により挟持されているために、鉛直方向(±Z方向)の移動が規制される。
次いで、加熱して、はんだを溶融させた後、冷却して、はんだ接合を行うはんだ接合工程(ステップS5)を行う。この際、加熱に伴い、プリント基板30は反りが生じても、押圧部51によりスペーサ部50側に押圧されている。これにより、プリント基板30に生じる反りが矯正されて、導電ポスト41a~41eの下端部は、絶縁回路基板20及び半導体チップ24a,24bに対して当接した状態が維持される。そして、溶融したはんだを冷却することで、外部端子40a,40b及び導電ポスト41a~41eは絶縁回路基板20及び半導体チップ24a,24bに確実に接合される。
次いで、一体化したプリント基板30並び絶縁回路基板20及び半導体チップ24a,24bからスペーサ部50及び押圧部51を除去する除去工程(ステップS6a)を行う。スペーサ部50及び押圧部51を除去する際には、金型70から、一体化されたプリント基板30と絶縁回路基板20及び半導体チップ24a,24bを取り出して行う。押圧部51を上方に引き上げて、スペーサ部50を外側に取り除く。
次いで、一体化されたプリント基板30並びに絶縁回路基板20及び半導体チップ24a,24bを封止部材により封止する封止工程(ステップS6)を行う。ステップS6aでスペーサ部50及び押圧部51が除去された、一体化されたプリント基板30並びに絶縁回路基板20及び半導体チップ24a,24bを所定の金型にセットして、金型内に封止部材を充填する。封止部材が固化すると、金型を離脱することで、図17及び図18に示される半導体装置10aが得られる。
このようにして製造された半導体装置10aは、製造過程に含まれる加熱時に、押圧部51により、プリント基板30に生じる反りを矯正することができる。このため、プリント基板30が略水平に維持されるため、導電ポスト41a~41eの下端部は、絶縁回路基板20及び半導体チップ24a,24bから離脱することなく、絶縁回路基板20及び半導体チップ24a,24bに接合する。この結果、導電ポスト41a~41eの機械的かつ電気的接続が維持されて、半導体装置10aの信頼性の低下が抑制される。
[第3の実施の形態]
第3の実施の形態では、第2の実施の形態の半導体装置10aを別の方法で製造する場合について図23及び図24並びに図19を用いて説明する。図23及び図24は、第3の実施の形態の半導体装置の製造方法に含まれる搭載工程を示す図である。

まず、第2の実施の形態と同様に、図19のステップS1,S2a,S2bの工程を行う。なお、ステップS1でさらに用意されるスペーサ部55及び押圧部56については後述する。
絶縁回路基板組み立て工程(ステップS2a)では、図23に示されるように、金型70内に、絶縁回路基板20をセットして、絶縁回路基板20の回路パターン23aの所定領域に、板はんだ(図示を省略)を介して半導体チップ24a,24bを配置する。なお、絶縁回路基板20は、金型70に対して、図23中左側に隙間を設けてセットされる。また、絶縁回路基板20の回路パターン23a,23b及び半導体チップ24a,24bの導電ポスト41a~41eの接合予定領域に同様に板はんだを配置する。さらに、絶縁回路基板20の四隅にスペーサ部50,55を配置する。スペーサ部50は、絶縁回路基板20の図23中右側(の手前とその奥)にそれぞれ配置する。なお、スペーサ部50の上面には凹部50cが形成されている。スペーサ部55は、スペーサ部50の裏面の端部に当該裏面に対して鉛直下方(-Z方向)に延伸する凸部55aが形成されている。さらに、スペーサ部55は、凸部55aの上方の上面に凹部55bが形成されている。したがって、スペーサ部55は、絶縁回路基板20の図23中左側(の手前とその奥)にそれぞれ配置されるとともに、凸部55aを絶縁回路基板20と金型70との間に嵌合させる。
次いで、ステップS2a,S2bで得られた絶縁回路基板20にプリント基板30を搭載する搭載工程(ステップS3)を行う。ステップS2aで組み立てた絶縁回路基板20のスペーサ部50,55に対して、ステップS2bで組み立てたプリント基板30を搭載する。
次いで、プリント基板30のおもて面に押圧部51,56を取り付ける取り付け工程を行う(ステップS4)。押圧部51を、図24中右側のプリント基板30を挟んで、スペーサ部50上にそれぞれ取り付ける。押圧部51の下面には凸部51bが形成されている。押圧部51をプリント基板30上に配置すると、凸部51bがプリント基板30を挿通してスペーサ部50の凹部50cに嵌合する。
また、押圧部56を、図24中左側のプリント基板30を挟んで、スペーサ部55上にそれぞれ取り付ける。押圧部56は、押圧部51の裏面の端部に当該裏面に対して鉛直下方(-Z方向)に延伸する凸部56aが形成されている。また、押圧部56は、上面から凸部56aの下面を貫通する貫通孔56bが形成されている。このような押圧部56は、プリント基板30の図24中左側にそれぞれ取り付けるとともに、凸部56aをプリント基板30と金型70との間に嵌合させる。さらに、支持棒56cを押圧部56の貫通孔56bを通り、スペーサ部55の凹部55bまで挿通させる。これで、プリント基板30は、押圧部51,56及びスペーサ部50,55により挟持される。このため、プリント基板30は鉛直方向(±Z方向)の移動が規制される。さらに、プリント基板30は、押圧部56の凸部56a並びに支持棒56cと押圧部51の凸部51bにより、平面方向(X-Y面)の移動も規制される。
次いで、加熱して、はんだを溶融させた後、冷却して、はんだ接合を行うはんだ接合工程(ステップS5)を行う。この際、加熱に伴い、プリント基板30は反りが生じても、押圧部51,56によりスペーサ部50,55側に押圧されている。このため、プリント基板30に生じる反りが矯正されて、導電ポスト41a~41eの下端部は、絶縁回路基板20及び半導体チップ24a,24bに対して当接した状態が維持される。そして、溶融したはんだを冷却することで、導電ポスト41a~41eは絶縁回路基板20及び半導体チップ24a,24bに確実に接合される。
次いで、一体化されたプリント基板30並びに絶縁回路基板20及び半導体チップ24a,24bから押圧部51,56及びスペーサ部50,55を除去する除去工程(ステップS6a)を行う。押圧部51,56及びスペーサ部50,55を除去する際には、金型70から、一体となったプリント基板30及び絶縁回路基板20を取り出して行う。支持棒56cを引き抜き、押圧部51,56を上方に引き上げて、スペーサ部50,55を外側に取り除く。
次いで、一体化されたプリント基板30並びに絶縁回路基板20及び半導体チップ24a,24bを封止部材により封止する封止工程(ステップS6)を行う。ステップS6aで押圧部51,56及びスペーサ部50,55が除去されて、一体化されたプリント基板30並びに絶縁回路基板20及び半導体チップ24a,24bを所定の金型にセットして、金型内に封止部材を充填する。封止部材が固化すると、金型を離脱することで、図17及び図18に示した半導体装置10aが得られる。
このようにして製造された半導体装置10aは、製造過程に含まれる加熱時に、押圧部51,56により、プリント基板30に生じる反りを矯正することができる。さらに、押圧部51,56により、プリント基板30の平面方向への位置ずれも防止することができる。このため、プリント基板30が略水平に維持されるため、導電ポスト41a~41eの下端部は、絶縁回路基板20及び半導体チップ24a,24bから離脱せず、また、位置ずれすることなく、絶縁回路基板20及び半導体チップ24a,24bに接合する。この結果、導電ポスト41a~41eの機械的かつ電気的接続が維持されて、半導体装置10aの信頼性の低下が抑制される。
上記については単に本発明の原理を示すものである。さらに、多数の変形、変更が当業者にとって可能であり、本発明は上記に示し、説明した正確な構成及び応用例に限定されるものではなく、対応するすべての変形例及び均等物は、添付の請求項及びその均等物による本発明の範囲とみなされる。

Claims (12)
- 主面に電極を備える半導体チップと、
絶縁板と前記絶縁板のおもて面に形成され、前記半導体チップが配置された回路パターンとを含む絶縁回路基板と、
下端部が前記回路パターンのおもて面及び前記半導体チップの前記電極の少なくとも一方に接合され、上端部が前記絶縁回路基板のおもて面に対して鉛直上方に延伸する複数の導電ポストと、
前記複数の導電ポストの上端部側に接合され、前記絶縁回路基板に対向配置されたプリント基板と、
を有し、
前記プリント基板は、前記絶縁回路基板のおもて面にスペーサ部を挟んで、前記絶縁回路基板に対向配置され、
押圧部が前記プリント基板を挟んで前記スペーサ部上に配置されている、
半導体装置。 - 棒状であって、前記プリント基板と前記スペーサ部とを貫通し、前記回路パターンのおもて面に接合されている支持棒、
をさらに備える請求項1に記載の半導体装置。 - 前記押圧部もまた、前記支持棒が挿通されて、前記プリント基板に配置されている、
請求項2に記載の半導体装置。 - 前記押圧部は、前記支持棒に一体的に形成されている、
請求項2に記載の半導体装置。 - 前記スペーサ部は、平面視で、前記絶縁回路基板の四隅に設けられている、

請求項5に記載の半導体装置。 - 前記押圧部は、平面視で、前記絶縁回路基板の対向する一対の辺にそれぞれ設けられている、
請求項6に記載の半導体装置。 - 前記押圧部は、平面視で、前記絶縁回路基板の辺に沿って全周に設けられている、
請求項7に記載の半導体装置。 - 前記スペーサ部の前記押圧部に対向する上面及び前記押圧部の前記スペーサ部に対向する下面に、前記プリント基板を挿通する凸部及び前記凸部が嵌合する凹部、または、前記凹部及び前記凸部がそれぞれ形成されている、
請求項1に記載の半導体装置。 - 主面に電極を備える半導体チップと、絶縁板と前記絶縁板のおもて面に形成された回路パターンとを含む絶縁回路基板と、複数の導電ポストと、プリント基板とを用意する用意工程と、
前記絶縁回路基板のおもて面にスペーサ部を介して、前記プリント基板を前記絶縁回路基板に対向配置し、前記プリント基板に接合させた前記複数の導電ポストの下端部を前記回路パターンのおもて面及び前記半導体チップの前記電極の少なくとも一方にはんだを介して配置する搭載工程と、
前記プリント基板を挟んで前記スペーサ部上に押圧部を取り付ける取り付け工程と、
加熱して、前記導電ポストを前記回路パターンに接合する接合工程と、
を有する半導体装置の製造方法。 - 前記スペーサ部の前記押圧部に対向する上面及び前記押圧部の前記スペーサ部に対向する下面に、前記プリント基板を挿通する凸部及び前記凸部が嵌合する凹部がそれぞれ形成され、
前記搭載工程において、前記プリント基板を、前記凸部に挿通させて前記スペーサ部を介して前記絶縁回路基板に対向配置し、
前記取り付け工程において、前記プリント基板から挿通された前記凸部を前記凹部に嵌合して前記押圧部を取り付ける、
請求項10に記載の半導体装置の製造方法。 - 前記接合工程後、前記スペーサ部及び前記押圧部を取り外す除去工程をさらに含む、
請求項10または11に記載の半導体装置の製造方法。
