Abstract

Die Erfindung betrifft ein Verfahren zur Qualitätskontrolle beim Ultraschall-Bonden, bei welchem eine Transducer-Bondwerkzeug-Einheit und ein Ultraschall-Generator verwendet werden und bei dem während des Bondens mittels eines oder mehrerer Sensoren Messsignale von einem oder mehreren, während des Bondens variablen Parametern zur Beurteilung der Bondqualität und/oder zur Beeinflussung des Bondens erfasst werden und schlägt zur vorteilhaften Weiterbildung vor, dass während des Bondens zumindest ein den Zeit-Geschwindigkeit-Verlauf der Spitze des Ultraschallwerkzeuges in deren Schwingungsrichtung repräsentierendes Geschwindigkeitsverlauf-Messsignal erfasst wird. Die Erfindung betrifft auch eine Bondvorrichtung, die zur Durchführung des Verfahrens geeignet ist. Die Erfindung betrifft außerdem weitere Verfahren zur Qualitätskontrolle beim Ultraschall-Bonden und zur Durchführung dieser Verfahren geeignete Bondvorrichtungen.
