Sへの損傷、アルカリ金属によるMOS界面の劣化、M
OS界面準位・接合リークの発生及びスパッタリング時
の異常放電の発生量を調べた。この結果、U、Th等の
それぞれの放射性元素の含有量が0.001ppmを超
える本比較例1については、放射性元素の放射線による
MOSへの損傷が見られた。しかし、放射性元素の量が
少なかったのでMOSへの影響はそれほど大きくはなか
った。しかし、Na、K等のそれぞれのアルカリ金属含
有量が0.1ppmを超えているので、TiAlN膜
(バリヤ膜)からのアルカリ金属の影響を受け、ゲート
絶縁膜中を移動するアルカリ金属によるMOS界面特性
の劣化が発生した。また、遷移金属または高融点金属で
あるFe、Ni、Co、Crの含有量が多いため、界面
準位の発生や接合リークが生じた。さらに、酸素、炭
素、水素、窒素などのガス成分が多いので、スパッタリ
ング時の異常放電の発生し、均一かつ安定した薄膜が形
成されないという結果になった。

1と同様にスパッタリングを実施し、薄膜の放射性元素
によるMOSへの損傷、アルカリ金属によるMOS界面
の劣化、MOS界面準位・接合リークの発生及びスパッ
タリング時の異常放電の発生量を調べた。この結果、
U、Th等のそれぞれの放射性元素の含有量が0.00
1ppmを超える本比較例2については、放射性元素の
放射線によるMOSへの損傷が見られた。また、Na、
K等のそれぞれのアルカリ金属含有量が0.1ppmを
超えているので、TiAlN膜(バリヤ膜)からのアル
カリ金属の影響を受け、ゲート絶縁膜中を移動するアル
カリ金属によるMOS界面特性の劣化が発生し、遷移金
属または高融点金属であるFe、Ni、Co、Crの含
有量も多いため、界面準位の発生や接合リークが生じ
た。さらに、酸素、炭素、水素、窒素などのガス成分も
多いため、スパッタリング時の異常放電が発生し、比較
例1と同様に均一かつ安定した薄膜が形成されないとい
う結果になった。

属によるMOS界面特性の劣化、及び遷移金属または高
融点金属の混入による界面準位の発生や接合リークを効
果的に抑制することができる優れた特徴を有する。
