下記表1〜3に示す配合(質量部)で、エポキシ樹脂組成物を調製した。得られた各樹脂組成物につき、初期および30℃で20日間保管した後の粘度およびゲルタイムを下記の手順で測定した。その後、あらかじめパネルめっきによりスルーホールを形成したガラスエポキシ基板(板厚1.6mm、スルーホール径0.3mm)に、初期および30℃で20日間保存した各樹脂組成物をスクリーン印刷法でスルーホール内に充填した。これを熱風循環式乾燥炉に入れ、150℃で30分間保持して評価サンプルを作製した。得られた各評価サンプルにつき、クラック、ボイドの残留、研磨性、はんだ耐熱性について以下の方法で評価した。得られた結果を表4〜6に示す。
