Claims (1)
- 検査すべきウエハを、プローブ位置においてプ
ローブ針でプローブ位置を示すマークを付し、こ
れをモニタで確認してウエハの姿勢を制御したの
ち、ウエハをプローブ位置に移送してウエハ上の
各チツプを電気的に測定するのに際し、ダミーウ
エハをプローブ位置に移送してプローブ針でマー
クを付し、このダミーウエハ上の針跡を示すマー
クをモニタで確認してプローブ位置との間の距離
Ｌを検出しておくことにより、検査すべきウエハ
を自動的にプローブ位置に移送できるようにした
ことを特徴とするウエハプローバ。
