号を異物候補座標Aとして順次求め記憶しておき、一方
、同時に前記撮像素子で得られた前記隣接する各チップ
の同一位置における微小領域の画像信号を順次とり込み
、少なくとも二つの異なるチップ上の同一位置での同一
画像信号を共通検出信号座標Bとして順次求め記憶して
おき、上記異物候補座標Aの蓄積信号から前記共通検出
信号座標Bの蓄積信号を除去することにより前記異物候
補座標Aからの残留座標を求め、この残留座標を異物の
存在信号として検出することを特徴とする異物検出方法
。 2、上記照明光としてレーザ光を用い、上記試料を半導
体ウェハとし、検出対象をウェハ上の異物としたことを

次記憶する手段と、前記蓄積された差分信号から前記蓄
積された共通検出信号を除去することにより異物の存在
信号を検出する手段とを具備して成ることを特徴とする
異物検出装置。 4、上記光源としてレーザ光源を用いると共に、上記少
なくとも二つの異なるチップ上の同一位置での同一画像
信号を共通信号として順次記憶する手段として、第1の
メモリに第1のチップの画像信号を蓄積すると共に、こ
の信号を2値化し座標付きで蓄積する第2のメモリと、
第2のチップの画像信号を2値化し、前記第2のメモリ
の同一座標での第1のチップの信号と論理積をとったの
ち、この信号を順次蓄積する第3のメモリとから成るこ
とを特徴とする特許請求の範囲第3項記載の異物検出装
