【特許請求の範囲】[Claims] (1)第1の導電型の半導体基板と、 この半導体基板上に形成され、低不純物濃度の第2の導
電型の半導体層と、 この半導体層の表面部に対応して形成された第1の導電
型の半導体ボディ層と、 このボディ層の領域内でその表面部に対応してチャネル
領域が設定されるようにして形成された第2の導電型の
ソース層と、 上記チャネル領域に対応する上記半導体層の表面に、ゲ
ート絶縁層を介して形成されたゲート電極と、 上記ボディ層の表面およびソース層の表面それぞれに結
合されるように形成された正孔エミッタ電極および電子
エミッタ電極とを具備し、電子の流れが上記電子エミッ
タ電極からソース層およびチャネル領域を介して上記半
導体層に、また正孔電流の流れが半導体層からボディ層
を介して正孔エミッタ電極にそれぞれ分離して設定され
るようにしたことを特徴とする導電変調型MOSFET
(1) A semiconductor substrate of a first conductivity type, a semiconductor layer of a second conductivity type formed on this semiconductor substrate and having a low impurity concentration, and a first conductivity type semiconductor layer formed corresponding to a surface portion of this semiconductor layer. a semiconductor body layer of a conductivity type; a source layer of a second conductivity type formed such that a channel region is set within a region of the body layer corresponding to the surface portion thereof; and a source layer of a second conductivity type corresponding to the channel region. a gate electrode formed on the surface of the semiconductor layer via a gate insulating layer, and a hole emitter electrode and an electron emitter electrode formed to be coupled to the surface of the body layer and the surface of the source layer, respectively. The flow of electrons is separated from the electron emitter electrode to the semiconductor layer via the source layer and the channel region, and the flow of hole current is separated from the semiconductor layer to the hole emitter electrode via the body layer. 加を検出し、ゲート電極に印加される電圧を遮断させる
ようにしたことを特徴とする導電変調型MOSFET。

A conductivity modulation type MOSFET characterized by detecting an increase in voltage and cutting off a voltage applied to a gate electrode.
