記スパイク状の膜成長を防止することができるのである

央部から裾野の部分に向かうにつれて大きくなる様にエ

ンズ作用のほかに屈折率分布によるレンズ作用をも利用
できる。請求項2の製造方法に於いて、材料ガス5IH
4,No、N1(3の混合比は、石英基板との熱膨張率
差に起因する2成膜後の膜割れを防ぐ意味から、SiH

を行って、ガウス分布状のプロフィルを持ち、且つ膜の
組成が段階的もしくは連続的に変化することにより膜の
各部が所望のエッチングレートを持つ物質膜を形成し、 この物質膜をエッチングして所望の表面形状のマイクロ
レンズを得ることを特徴とする、マイクロレンズの製造
方法。 2、レーザーCVDによるマイクロレンズの製造方法で
あって、 材料ガスとして、SiH_4、NO、NH_3の混合ガ
スを用い、エネルギー源としてCO_2レーザーの放射
光の内、上記材料ガスにエネルギー吸収されにくい波長
帯の光を用い、 上記光をパルス照射しつつレーザーCVDを行い、上記
パルス照射の制御により、所望のプロフィルを持ったS
