飽和状態で用いることに生ずる蓄積効果のためス
イツチ速度が遅いのに比べ、ECLでは不飽和状
態のトランジスタに定電流を流すことによつて速
度を速くしている。

このECL回路を第1図に示し、この動作を説
明する。端子VReadが所定電位以上になつた場合
に端子3の入力電圧Vioと端子4の比較電圧VREF
との電位を比較し、VioがVREFより高いとき、Q1
がON、Q2がOFFとなりR1に電流が流れて点1
の電位は低くなる。逆にR2には電流が流れず点
2の電位は高くなる。この点1、点2での信号が
次のECLの入力となり論理回路を形成する。

おける配線1,2より取り出され、抵抗R1,R2
と接続される。14a,14bはp形ベース領域
であり、この部分の電極が第2図aにおける配線
3,4より取り出され、それぞれ入力信号電圧、
比較電圧が印加される。15a,15bはn形エ
ミツタ領域であり、電極5を通して接続されると
ともにトランジスタQ3のコレクタに接続される。
16は絶縁酸化膜、17はトランジスタQ1,Q2
及び他の素子との間を分離するための分離領域で
ある。

すことによりスピードを速くできるという利点を
有している。しかしながら、実際の論理回路(特
に最近の論理回路)においてはその論理が複雑に
なるとともに高集積化されているため、非常に大
面積になる。従つて歩留り、バラツキに関する問
題が起こつてくる。また、第2図bにおいて、金
属配線5にてエミツタ領域15a,15bよりコ
ンタクトを取つている。この場合、Siと金属の間
にコンタクト抵抗ができる。このときコンタクト
窓3μm□程度に非常に小さい場合にはコンタク
ト抵抗がより大きくなると共にそのバラツキが生
じ、トランジスタQ1とトランジスタQ2のVBEに差
が生じる。
