密着することが困難であり、そのため間隙ができ
ると光の回折現象により微細な回路パターンが転
写できない、また密着の際にウエハ表面を損傷し
やすい、などの欠点がある。これに対し後者では
ウエハに非接触で露光できるためウエハさらには
マスクをも損傷することがないという利点を有し
ている。しかしながら投影露光法によつて微細パ
ターンを焼付けるためには、その投影レンズの製
作上の困難さから通常縮小率を大きくしなければ
ならず、必然的に露光面積が小さくなつてしま
う。例えば1μm幅のパターンを解像できる高解
像力レンズでは倍率1/10で露光範囲14mmφ程度が
限界である。そのためそれより大きなウエハに焼
付けるためにはウエハを順時ステツプ送りし、何
回かに分割して露光しなければならない。従来の
投影露光装置ではこのウエハの1ステツプ送りご
とに、ウエハ上の位置決めマークとマスク上の位
置決めマークを投影レンズを介して光学的に観察
し、通常マスクを微動させて両マークの位置合わ
せをして露光を行なつていた。そのため一枚のウ
エハを露光するために数回ないし数十回の位置合
せ操作を必要とし、生産的な装置でなかつた。ま

されているホトレジストに感光しないように露光
時の光の波長と異なる波長の光を用いなければな

学系の光軸中心に対応する上記位置合せマークの
位置を求め、上記位置合せマークが移動されて上
記拡大光学系により位置合せマークの実像と位置
合せ用図形の一致が検出された状態における上記
位置合せマークの位置を求め、上記マスクの中心
から位置合せ用図形までの距離と前記投影レンズ
の倍率に基づいて上記拡大光学系により位置合せ
マークの実像と位置合せ用図形の一致が検出され
た状態における上記位置合せマークの位置と上記
露光光学系の中心位置との間の距離を求めること
により前記露光光学系と前記マーク検出用光学系
の空間的位置関係を求めて校正するようにしたこ
