できるようにした、面発光形半導体レーザ及びこ
のような半導体レーザから成る2次元レーザアレ

ザ光に対して透明なInP基板から成る半導体基板
の一側面に屈折率の大きな活性層をはさんで複数
個の極性の異なる半導体層を互にほぼ平行に形成
して成るレーザ本体と、該レーザ本体の、前記基
板とは反対側の一側面に設けられた金属薄膜から
成る、第一反射鏡面兼用の第一電極と、該レーザ
本体の、前記基板側の他側面に溝を削設すること
なく該他側面面上に設けられかつ前記第一反射鏡
面とフアブリペロー形共振器を形成するための金
属薄膜を被着して成る第二反射鏡面兼用の第二電
極とを具え、これら第一および第二電極間にバイ
アス電源を接続して前記活性層を順方向にバイア
スして活性領域を形成し該フアブリペロー形共振
器内で発生したレーザ光を前記第一および第二反
射鏡面に対して垂直な方向にレーザ光を取出せる

が、本発明ではレーザ光を取り出す方向がこれと
90゜相違する。即ち前述したようにInPのバンドギ
ヤツプはGaInAsPのバンドギヤツプより大きい
ためこゝに入り込んだ光はほとんど吸収されず、
Au膜9及びAu−Zn系合金膜7Aに到達する。

れており、Au膜とAu−Zn系合金膜とは互にほぼ
平行に形成されているため、両者が反射鏡面とな
りフアブリ・ペロー形共振器を構成し、レーザ発

に対し垂直な方向に取り出せるのである。本発明
では以上のようにして面発光形半導体レーザが形

なレーザ・アレーは面発光形レーザの光出力方向
がウエハの主表面に対して垂直であるという特徴
を生かしたもので、多心フアイバ・ケーブルの発

Claims (1)
導体基板の一側面に屈折率の大きな活性層をはさ
んで複数個の極性の異なる半導体層を互にほぼ平
行に形成して成るレーザ本体と、 該レーザ本体の、前記基板とは反対側の一側面
に設けられた金属薄膜から成る、第一反射鏡面兼
用の第一電極と、 該レーザ本体の、前記基板側の他側面に溝を削
設することなく該他側面上に設けられかつ前記第
一反射鏡面とフアブリペロー形共振器を形成する
ための金属薄膜を被着して成る第二反射鏡面兼用
の第二電極と、 を具え、 これら第一および第二電極間にバイアス電源を
接続して前記活性層を順方向にバイアスして活性
領域を形成し該フアブリペロー形共振器内で発生
したレーザ光を前記第一および第二反射鏡面に対
して垂直な方向にレーザ光を取出せるようにして
成ることを特徴とする面発光形半導体レーザ。 2 前記InP基板をn形とし、前記活性層を
GaInAsP活性層とし、該活性層の前記InP基板側
の半導体層をn形InP層とし、前記活性層の他側
の半導体層をP形InP層としたことを特徴とする
特許請求の範囲第1項記載の面発光形半導体レー
ザ。 3 前記第一反射鏡面兼用の第一電極は、前記レ
ーザ本体の前記一側面に設けられかつ前記共振器
に対応する部分にほぼ円形状の孔を有する絶縁層
の当該孔を介して、前記一側面に被着されている
ことを特徴とする特許請求の範囲第1項または第
2項記載の面発光形半導体レーザ。 4 前記第一反射鏡面兼用の第一電極は、前記レ
ーザ本体の前記一側面であつて前記共振器に対応
する部分に設けられたレーザ光に対して透明な絶
縁層を介して、前記一側面に被着されていること
を特徴とする特許請求の範囲第1項または第2項

導体基板の一側面に屈折率の大きな活性層をはさ
んで複数個の極性の異なる半導体層を互にほぼ平
行に形成してなるレーザ本体と、 該レーザ本体の、前記基板とは反対側の一側面
に金属薄膜がほぼ円形状に被着されて成りかつフ
アブリペロー共振器の第一反射鏡面として作用す
る第一電極と、 該レーザ本体の前記基板側の他側面に溝を削設
することなく設けてかつ前記共振器の第二反射鏡
面として作用する反射被膜と を具え、 前記活性層の活性領域が形成されるべき領域の
外周囲でかつ前記レーザ本体の一側面から前記基
板の一部分に至るまでの領域はp形不純物が添加
されて成る拡散層となし、 該拡散層上に被着され金属薄膜から成る第二電
極を備え、これら第一および第二電極間にバイア
ス電源を接続して前記活性層を順方向にバイアス
して活性領域を形成し該活性領域で発生したレー
ザ光を第一および第二反射鏡面に対して垂直な方
向にレーザ光を取出せるようにして成ることを特
徴とする面発光形半導体レーザ。 7 レーザ光に対して透明なInP基板から成り一
部分に断面形状がほぼ円形の凸状部を有した半導
体基板、該凸状部の周囲の半導体基板上に順次に
成長させた一方の極性の半導体層と活性層とから
成る逆バイアス層、前記凸状部の表面に該逆バイ
アス層とは分離して順次に成長させた一方の極性
の半導体層および活性層、および該凸状部の表面
上の半導体層および活性層を包囲するように前記
逆バイアス層上に成長させた他方の極性の半導体
層を有するレーザ本体と、 該レーザ本体の、前記基板とは反対側の一側面
に設けられた金属薄膜から成る第一反射鏡面兼用
の第一電極と、 該レーザ本体の前記基板側の他側面に溝を削設
することなく設けられかつ前記第一反射鏡面とフ
アブリペロー形共振器を形成するための金属薄膜
を被着して成る第二反射鏡面兼用の第二電極とを
具え、 これら第一および第二電極間にバイアス電源を
接続して前記凸状部に成長させた前記活性層を順
方向にバイアスして活性領域を形成し該活性領域
で発生したレーザ光を前記第一および第二反射鏡
面に対して垂直な方向にレーザ光を取出せるよう
にして成ることを特徴とする面発光形半導体レー
