なドライエツチングを併用する手段がある。第2図にそ
の概要を示す。

する。 次に第2図(e)に示すように配線上に残され
ていた7オトレジスト204を除去する。

しかし前述の従来技術により形成された配線は以下に示
す2つの問題点がある。

以上の工程を経て、最初に形成した配線の周囲に新たに
導電材料を形成することにより、最初にフォトエツチン
グ工程で形成された配線を、配線幅配線瞑厚ともに増加
させることができる。 また、W原子層は配線の周囲に
均一に形成されるため、配線側壁上部はr′ri弧状と
なる。従って最初に形成する配線の膜厚を薄くすること
により、配線側壁のほぼ全体を円弧状とすることができ
る。

ことにより、配線側壁の力)なりの部分を占めることが
可能である。
