The silylation reaction on the surface of the resist 2 is effected in the stage of forming the silylated regions 36. グ条件が厳しくできるから、レジスト側面を急峻にでき

化領域36を形成する工程に移る。この工程ではレジス
ト2の表面のシリル化、すなわち−011(水酸基)の
水素原子を一5i−(CH3) *で置換する反応をな
させる。シリル化処理には、HMDS(ヘキサメチルジ
シラザン)蒸気をレジスト2全体に作用させる方法を採
った。シリル化剤6を入れた容器8と処理を受けるレジ
スト2表面とを互いに直接接触しないようにして蓋付き
の容器に収納し、この容器ごと恒温槽で140°Cで4
0分間加熱する。

上げた特願昭62−302462号の方法のそれが50

いで、ライトアッシング工程、すなわちごく薄くドライ
エツチングをなす工程を追加すれば、より効果的ではあ
る。しかし本発明の場合、マスク部分の対ドライエツチ
ング耐性が改善されており、マスク部とそうでない部分
のエツチングのされやすさに充分な差があり、ライトア
ッシング工程の追加を要しなかった。

による微細なパターン加工が完成することとなる。この
方法では、エツチングされるべきでない部分のシリル化
が従来以上に進行するために、エツチングの選択性が良
好になる。本発明の方法を用いた結果、ライン・アンド
・スペースが0.5μmの、はぼ垂直に切り立ったパタ
ーンを霜柱状になることなく得ることができた。

芳香環に付いた置換基−5O□C1を〜SO□Xとして
CI (塩素)をX(ハロゲン)で置き換えてよい。

に含む樹脂と、 第1の波長を有する光を照射することにより、シリル化
を抑制し、かつ前記第1の波長より長い第2の波長を有
する光を照射することにより、シリル化を促進する化合
物と からなるパターン形成材料(2)を基板(1)表面に塗
布する工程と、 該パターン形成材料(2)に形成すべきパターンを、前
記第1の波長を有する光(5)を用いて露光する工程と
、 該パターン形成材料(2)表面に、前記第2の波長を有
する光(51)を照射する工程と、該パターン形成材料
(2)表面にシリル化剤(6)を作用させる工程と、 該パターン形成材料(2)表面を、酸素原子を含むプラ
ズマを用いたドライエッチングにより食刻除去する工程
と を有するポジ型パターンの形成方法。
